Abstract:Integrated narrow-linewidth lasers are the key devices in compact coherent optical systems of metrology, sensing, and optical microwave generation. Here, we demonstrate a hybrid integrated laser based on an optical negative feedback scheme. The laser is composed of a commercial distributed feedback (DFB) laser diode and an on-chip micro-resonator with a Q-factor of 0.815 million. The feedback optical field is coupled back to the laser cavity through the back facet. Therefore, the laser can maintain the lasing efficiency of the DFB laser diode. The linewidth of the DFB laser diode is compressed from 2 MHz to 6 kHz, corresponding to the linewidth reduction factor of 25.2 dB. The theoretical result shows that the laser performance still has a huge improvement margin through precise control of the detuning between laser frequency and the micro-resonator, as well as the phase delay of the feedback optical field. The hybrid narrow-linewidth laser diode has wide application prospects in coherent optical systems benefitting from the low cost and volume productivity.

Abstract:We experimentally demonstrate a hybrid structure microlaser on chip with a single CdSe nanowire attached to a high-Q silica microdisk cavity at room temperature. When pumped by a 532 nm pulse laser, both single-longitudinal mode and multi-longitudinal mode lasers with linewidth of 0.18 nm are obtained from the hybrid structure with a 58-mu m-diameter microdisk and a 250-nm diameter nanowire. Abstract:We present a hybrid dual-gain integrated external cavity laser with full C-band wavelength tunability. Two parallel reflective semiconductor optical amplifier gain channels are combined by a Y-branch in the Si3N4 photonic circuit to increase the optical gain. A Vernier ring filter is integrated in the Si3N4 photonic circuit to select a single longitudinal mode and meanwhile reduce the laser linewidth. The side-mode suppression ratio is ∼67 dB with a pump current of 75 mA. The linewidth of the unpackaged laser is 6.6 kHz under on-chip output power of 23.5 mW. The dual-gain operation of the laser gives higher output power and narrower linewidth compared to the single gain operation. It is promising for applications in optical communications and light detection and ranging systems.

Abstract:A 1.9 μm hybrid silicon/III-V laser based on a wafer bonding technique is reported. The gain materials are InGaAs multiple quantum wells grown on InP substrate, with strain compensation between barriers and wells. The III-V wafer is bonded to a silicon-on-insulator wafer with processed silicon waveguides and transition tapers. Laser emission with a threshold current of 95 mA at room temperature and 45 mA at 5 °C is demonstrated.

Abstract:In recent years, the 2 µm waveband has been gaining significant attention due to its potential in the realization of several key technologies, specifically, future long-haul optical communications near the 1.9 µm wavelength region. In this work, we present a hybrid silicon photonic wavelength-tunable diode laser with an operating range of 1881-1947 nm (66 nm) for the first time, providing good compatibility with the hollow-core photonic bandgap fiber and thulium-doped fiber amplifier. Room-temperature continuous-wave operation was achieved with a favorable on-chip output power of 28 mW. Stable single-mode lasing was observed with side-mode suppression ratio up to 35 dB. Besides the abovementioned potential applications, the demonstrated wavelength region will find critical purpose in H2O spectroscopic sensing, optical logic, signal processing as well as enabling the strong optical Kerr effect on Si.

Abstract:The wavelength region about of 1650 nm enables pervasive applications. Some instances include methane spectroscopy, free-space/fiber communications, LIDAR, gas sensing (i.e. C2H2, C2H4, C3H8), surgery and medical diagnostics. In this work, through the hybrid integration between an III-V optical amplifier and an extended, low-loss wavelength tunable silicon Vernier cavity, we report for the first time, a III-V/silicon hybrid wavelength-tunable laser covering the application-rich wavelength region of 1647-1690 nm. Room-temperature continuous wave operation is achieved with an output power of up to 31.1 mW, corresponding to a maximum side-mode suppression ratio of 46.01 dB. The laser is ultra-coherent, with an estimated linewidth of 0.7 kHz, characterized by integrating a 35 km-long recirculating fiber loop into the delayed self-heterodyne interferometer setup. The laser linewidth is amongst the lowest in hybrid/heterogeneous III-V/silicon lasers.

Abstract:A hybrid integrated tunable narrow-linewidth laser is demonstrated in this paper. The hybrid laser comprises a commercial DFB laser butt-coupled to an external cavity with a micro-ring resonator. A transfer matrix model has been presented and the wavelength performance of the laser has been analyzed. In the experiment, the hybrid laser Lorentzian linewidth is ~5KHz and the tuning range is ~2.75 nanometer.

Abstract:In this work, a hybrid integrated tunable external cavity laser (ECL) with a sub-10 Hz intrinsic linewidth is demonstrated. In this hybrid ECL, two Si3N4-based subwavelength hole defect assisted microring resonators, acting as high-Q laser reflectors, are butt-coupled with a chip-scale semiconductor optical amplifier at the two edges, respectively. The experimental results show that the hybrid ECL achieves a sub-10 Hz intrinsic linewidth across a wavelength tuning range from 1525 to 1565 nm, featuring a record lowest value of 6.06 Hz. The demonstrated hybrid ECL opens up opportunities toward the applications of high-speed optical communications and high-resolution light detection and ranging.

Abstract:Two types of wavelength tunable cavity mirrors have been presented and silicon-on-insulator (SOI) platform. Both cavity mirrors show high reflectivity and large Q magnitude. They are used for realizing the silicon hybrid integrated lasers. The Q magnitude of the mirrors is about 6 × 104, and the reflectivity is more than 95%.We use a suspended edge coupler to connect the III-V semiconductor optical amplifier chip and the cavity mirrors. The measured highest laser output power is 6.1 mW in uncooled condition. A wide bandwidth tenability (the whole FSR) can be achieved, the tuning efficiency is about 6.7 mW/nm, and over 35-dB side mode suppression ratio is obtained.

Abstract:Narrow-linewidth silicon-based lasersplay an important role in the field of silicon photonics. In this paper, we have proposed a high performance narrow-linewidth silicon-based Er silicate laser, based on strip-loaded DFB waveguide with a hybrid pump and signal co-resonant cavity. The saturated output power can reach over 90;mW at 1535;nm, with a maximum power conversion efficiency of 66;. The pump threshold is about 22;mW, and the laser linewidth is also as narrow as about 755;Hz. The results provide a new way for future scale integrated ultra-narrow-linewidth silicon-based lasers application.
Scalable single-microring hybrid III-V/Si lasers for emerging narrow-linewidth applications

Abstract:Silicon photonics, compatible with large-scale silicon manufacturing, is a disruptive photonic platform that has indicated significant implications in industry and research areas (e.g., quantum, neuromorphic computing, LiDAR). Cutting-edge applications such as high-capacity coherent optical communication and heterodyne LiDAR have escalated the demand for integrated narrow-linewidth laser sources. To that effect, this work seeks to address this requirement through the development of a high-performance hybrid III-V/silicon laser. The developed integrated laser, utilizes a single microring resonator (MRR), demonstrating single-mode operation with a side mode suppression ratio (SMSR) exceeding 40 dB, with laser output power as high as 16.4 mW. Moving away from current hybrid/heterogeneous laser architectures that necessitate multiple complex control, the developed laser architecture requires only two control parameters. Importantly, this serves to streamline industrial adoption by reducing the complexity involved in characterizing these lasers, at-scale. Through the succinct structure and control framework, a narrow laser linewidth of 2.79 kHz and low relative intensity noise (RIN) of -135 dB/Hz are achieved. Furthermore, optical data transmission at 12.5 Gb/s is demonstrated where a signal-to-noise ratio (SNR) of 10 dB is measured.

Abstract:We demonstrate a hybrid laser consisting of zinc oxide (ZnO) nanowires attached to the waist of a silica biconical fiber, which is pumped by 355 nm wavelength laser pulses. The laser threshold is lower than 0.1 µJ/pulse. The full-width at half-maximum (FWHM) of the cavity mode is about 0.7 nm, indicating a quality factor of about 560. The design offers convenient, efficient and compact approach to both pumping and collection of the semiconductor nanowire lasers, which represents a significant step toward high-density integration of functional building blocks for an ultracompact nanophotonic circuit.

Abstract:We demonstrate a high linear polarization, narrow linewidth hybrid laser composed of a semiconductor gain chip and a high birefringence waveguide Bragg grating (WBG). The laser operates in the C-band, and a maximum output power of 8.07 mW is obtained in the fiber waveguide. With careful temperature tuning, the hybrid laser can operate in a single longitudinal mode state from above the threshold current to 410 mA. The side mode suppression ratio (SMSR) reaches a value of 50.2 dB, and the polarization extinction ratio exceeds 39.6 dB. We numerically analyze the linewidth suppression for the Bragg grating based on adiabatic chirp theory. The hybrid laser shows a narrow linewidth of 4.15 kHz and a low relative intensity noise (RIN) of <-155 dBc/Hz, providing a high-performance light source for coherent light communication.

Abstract:A low noise linearly frequency modulated continuous wave laser source with a wide frequency bandwidth is demonstrated. By two-dimensional thermal tuning, the laser source shows 42 GHz continuous frequency tuning with 49.86 Hz intrinsic linewidth under static operation. For dynamical FMCW, the laser source has 10.25 GHz frequency bandwidth at 100 Hz chirped frequency and 5.56 GHz at 1 kHz chirped frequency. With pre-distortion linearization, it can distinguish 3 m length difference at 45 km distance in the fibre length measured experiment, which demonstrate a potential for application in ultra-long fibre sensing and FMCW LiDAR.

Abstract:Silicon photonics is expected to reduce size and cost of photonic devices and realize large scale photonic integrated circuits for telecom and datacom applications. In this paper, we demonstrate a compact wavelength tunable laser module using hybrid integrated semiconductor optical amplifier and silicon waveguide resonators. The power consumption of the laser module is 1 W to obtain +8 dBm fiber coupled power under the module temperature of 70°C. Such integration technology broadens design flexibility of silicon-based photonic devices and their applications.

Abstract:Integrated external cavity lasers (ECLs) are emerging as a promising chip-scale implementation of tunable lasers, promoting system miniaturization and functionality expansion with the booming of silicon photonics. In spite of the extensive exploration and great progresses on ECLs, challenge remains in the combination of wide tunability and frequency agility. Here we address this problem by proposing a hybrid III-V/Si 3 N 4 dual external cavity laser (DECL) with complementary tuning. The hybrid DECL consists of two Si 3 N 4 -based external cavities butt-coupled with a semiconductor optical amplifier at each side. On the two external cavities, complementary high-efficiency thermal-optic tuning and fast photoelastic tuning are employed, respectively. The experimentally demonstrated hybrid DECL leverages a combination of a tuning range of 27.4nm in the C-band, a linear frequency modulation at a speed of 200kHz, a wavelength-switching time below 900ns, and an ultra-low intrinsic linewidth down to 33.1Hz. With the unification of wide tunability, frequency agility and ultra-low linewidth, this hybrid DECL holds promise for many applications in telecommunications, interconnects and light detection and ranging.
