Abstract:In TSV copper electroplating, the most important is to form the “bottom up” deposition. In order to achieve this kind of super-filling, additive in the electroplating bath need to play its own role at the respective position. Accelerator adsorb at the bottom of the via to accelerate the deposition of copper while suppressor mostly adsorb at the top of the via to inhibit the deposition. Therefore, vias could be supper-filled without any void. In this paper, bis(3-sulfopropyl) disulfide (SPS) and polyethylene glycol (PEG) were used as accelerator and suppressor respectively. The supper-filling mechanism and the competitive adsorption of SPS and PEG were being researched by means of linear sweep voltammetry (LSV) and cyclic voltammogram (CV). The electrochemical analysis and the experimental plating are closely related.

Abstract:A flow-injection system was developed in which alloy metal samples are electrolytically dissolved and the dissolved samples are analysed by flame atomic absorption spectrometry (FAAS). The effects of electrolyte composition and electrolysis parameters on the dissolution of the sample were studied. The method was used for the determination of copper in aluminium alloys. Electrolyte solutions consisting of 0.2-1.0 M nitric acid are better than other electrolytes tested with regard to both alloy sample dissolution and determination of copper by FAAS. The peak height increases linearly with the electrolysis time or current within a certain range. The detection limit depends on the sensitivity of the detector used, and can be improved by increasing the electrolysis time or current. Generally, aluminium alloys containing 0.5-10% copper can give suitable signals for FAAS determination. The reproducibility of electrolysis and determination is about 4% for the same sampling points and 5% for different sampling points on the alloy sample.

Abstract:A method for the direct simultaneous multi-element analysis of solid metal samples by flow-injection on-line electrolytic dissolution and inductively coupled plasma atomic emission spectrometry was developed and applied to the determination of Zn, Si, Fe, Mn, Cr, Mg and Cu in aluminium alloys. The suitable range for the determination was 10 μg g−1–100 mg g−1. The precision of the entire analysis, including electrolysis and determination, was in the range 1–6%, depending on the element and its concentration in the alloys and on the current density applied in electrolysis. The analysis of a sample can be accomplished in a few minutes.

Abstract:A method for the determination of copper by FI-VGAAS (flow injection vapor generation atomic absorption spectrometry) was developed. The sample solution containing trace amounts of o-phenanthroline and 0.1 mol.L-1 HNO3 was carried out by carrier of 0.1 mol.L-1 HNO3 and merged with sodium tetrahydroborate solution to produce the vapor species of copper, which got separation in gas-liquid separator and was detected in a quartz tube atomizer at 1000 degrees C. A detection limit of 1.8 micrograms.L-1 (3 sigma) of copper was obtained with a sampling frequency of 144/h using a sample volume of 500 microL. The precision RSD was 2.6% (n = 11) at the 100 micrograms.L-1 copper. The method was applied to the analysis of human hair and rice standard reference samples, the results were in good agreement with certified values.

Abstract:An automatic procedure with a high current-density anodic electrodissolution unit (HDAE) is proposed for the determination of aluminium, copper and zinc in non-ferroalloys by flame atomic absorption spectrometry, based on the direct solid analysis. It consists of solenoid valve-based commutation in a flow-injection system for on-line sample electro-dissolution and calibration with one multi-element standard, an electrolytic cell equipped with two electrodes (a silver needle acts as cathode, and sample as anode), and an intelligent unit. The latter is assembled in a PC-compatible microcomputer for instrument control, and for data acquisition and processing. General management of the process is achieved by use of software written in Pascal. Electrolyte compositions, flow rates, commutation times, applied current and electrolysis time were investigated. A 0.5 mol l(-1) HN03 solution was elected as electrolyte and 300 A/cm(2) as the continuous current pulse.The performance of the proposed system was evaluated by analysing aluminium in Al-alloy samples, and copper/zinc in brass and bronze samples, respectively. The system handles about 50 samples per hour. Results are precise (R.S.D. < 2%) and in agreement with those obtained by ICP-AES and spectrophotometry at a 95% confidence level.

Abstract:A method for the determination of the intermetallic diffusion coefficient in the Cu-Au system is described based on energy dispersive X-ray techniques. XRF and EDS analysis were used to measure the thickness of the electroplated gold coating and the copper diffused through it, respectively. This information was used to obtain the diffusion coefficient through an equation based on Fick's law. Colour measurements and metallographic section analysis of the samples were also performed to evaluate alternative methods for a qualitative determination of diffusion rate. The thickness of the gold layer was chosen in agreement with what is used in decorative and functional applications (<1 μm). The measurements were performed on samples heated in a range of temperatures between 100 °C and 200 °C from 12 to 96 h. The results obtained follow a linear trend between the logarithm of the diffusion coefficient and the inverse of the temperature and are in line with the values found in the literature.

Abstract:A technique of on-line chelation, extraction, and preconcentration of copper in water samples with flow injection and subsequent determination with atomic absorption spectrometry is described. A chelate of copper with 5,7-dibromo-8-hydroxyquinoline was generated and extracted with xylene. Various parameters affecting the intensity of the copper signal such as pH of the solution, flow rate of the carrier streams, flow rate of aqueous/organic ratio, extraction coil length and configuration, loading time, reagent concentration, and the effect of ultrasonic agitation were investigated. A preconcentration factor of 11 and sampling frequency (sample injection) of 80/h was achieved in the present work. Abstract:A flow-injection on-line adsorption preconcentration flame atomic absorption spectrometric system for the determination of copper was developed. The copper diethyldithiocarbarmate ehelate was adsorbed on the walls of a PTFE knotted reactor. The sorbed species was eluted by isobutyl methyl ketone at a flow-rate of 4.1 ml min−1. Air segmentation between sample and eluent was employed to avoid mixing of the neighbouring phases under fast elution rates. An enhancement factor of 120 and a detection limit of 0.2 μg l−1 Cu were achieved for a 60 s loading period (sample throughput 46 h−1). The relative standard deviations were 1.7% and 3.6% at the 20 μg l−1 and 2 μg l−1 Cu levels, respectively. Interference from at least 50 μg l−1 Fe(III) was eliminated by adding ascorbic acid. The method has been applied successfully to determine μg l−1 amounts of copper in drinking water and sea water and Ju μg−1 amounts of copper in rice.

Abstract:A high-throughput method was employed to effectively obtain the cross-scale relationship of elastic copper alloys. Firstly, a Cu⁻Ni⁻Ti⁻Cu25Al⁻Cu35Sn diffusion multiple was prepared and heat-treated under a specified condition to form a series of diffusion layers with the concentration gradient at the multielement metal interface. Then, the compositions, elastic moduli, and hardness of the Cu⁻Ni⁻Al and Cu⁻Ti⁻Al ternary copper alloys were tested. Meanwhile, the solid phase sequences in the diffusion zones were predicted by the CALPHAD (CALculation of PHAse Diagram) method. Through these experimental and calculated results, the composition⁻phase⁻property relations of the Cu⁻Ni⁻Al and Cu⁻Ti⁻Al ternary systems were established.

Abstract:2-Aminothiazole was electropolymerized by cyclic voltammetry (CV) on the multi-walled carbon nanotubes (MWCNTs) modified glassy carbon electrode (GCE) surface. Poly(2-aminothiazole)/MWCNTs/GCE was used for determination of copper ions. The anodic peak currents of copper ions evaluated by differential pulse stripping voltammetry (DPSV) are linear with the concentrations in the range from 1.0 x 10(-7) M to 2.0 x 10(-5) M with a linear coefficiency of 0.9985. The detection limit is 2.0 x 10(-9) M calculated for a signal-to-noise ratio of 3 (S/N = 3). The proposed method was applied successfully to the determination of copper ions in drinking water, and the recovery was 96%.

Abstract:A new separation system of capillary electrophoresis (CE1) for the highly sensitive determination of copper was established by using ethylenediaminetetraacetic acid (EDTA) as a complexing agent and employing cetyltrimethylammonium chloride (CTAC) as a capillary inner wall modifier. Benefitted from the combination of field-enhanced sample injection (FESI) method, a limit of detection (LOD) of 2.7nM was obtained, which was much lower than that of the conventional methods. This made it possible to determine trace copper in HeLa cell only by a simple cell extraction (CE2) treatment. Two copper-extraction methods—acid-hydrolysis and freeze–thaw—were compared. Limited by the requirement of low ion strength in FESI, only the extract using freeze–thaw could be successfully applied in the determination. The effectiveness assessment of this CE2–FESI method was adopted by inductively coupled plasma-atomic emission spectrometry (ICP-AES) as a gold standard.

Abstract:A simple, reliable method for simultaneous determination of the ten components in Danhong injection (DHI) in combination of chromatographic fingerprint analysis was developed by high performance liquid chromatography coupled with diode-array-detector (HPLC-DAD). The separation was performed on an Agilent Zorbax SB-C18 column with a linear gradient elution of acetonitrile and 0.5% formic acid. The method was validated by linearity, precision, stability and recovery. The developed method was subsequently applied to evaluate 15 batches of DHI and testified to be suitable for its quality control.

Abstract:Lead frames are one of the most important component parts of discrete and IC devices. Because of their good electrical and conductivity and cost, copper alloys for lead frames are widely used in IC packages. In this paper, some properties of copper alloys for lead frame, such as etching properties, et al., are researched. The results showed that because of the different etching mechanisms and alloys elements added into the copper alloy, the etching rates of copper alloys in low concentration ferric chloride are much higher than that of the same alloys in higher one. The influence of the dimension of eight different copper alloys to the etching properties are compared. The variety of their factor is displayed in the coordinate system. The solderability of the copper is also investigated in the paper.

Abstract:Flow injection (FI) sample introduction in flame atomic absorption spectrometry (AAS) was used to analyse samples containing high concentrations of dissolved solids. The Fl system was optimised with respect to carrier flow-rate, nebuliser uptake rate, sample volume and sampling frequency using 30%m/V NaCl solution with 1 mg l–1 Cu. Sensitivity and precision were comparable to those obtained using simple aqueous standards over a broad range of operating parameters. With a 6 ml min–1 carrier flow-rate, 10.5 ml min–1 uptake rate, 330-µl sample volume and 125 h–1 sampling frequency, the precisions (RSD) obtained for 1 mg l–1 of Cu in 30%m/V NaCl and in saturated lithium borate solutions and for 5 mg l–1 Cu in 100%m/V K2HPO4 solution were 2.0, 1.5 and 2.0%, respectively. Repetitive introduction of a saturated lithium borate solution for 465 injections resulted in no deterioration in performance. After 167 consecutive injections of 30%m/V NaCl solution there was a 10% decrease in the peak signal but no degradation in precision. Limiting factors of Fl-AAS and reasons for the tolerance of high dissolved solids in samples are discussed.

Abstract:The metabolism of copper and arsenic in a copper pyrometallurgy process was studied through substance flow analysis method. The mass balance accountsand substance flow charts of copper and arsenic were established, indicators including direct recovery, waste recycle ratio, and resource efficiency were used to evaluate the metabolism efficiency of the system. The results showed that, the resource efficiency of copper was 97.58%, the direct recovery of copper in smelting, converting, and refining processes was 91.96%, 97.13% and 99.47%, respectively. Meanwhile, for producing 1 t of copper, 10 kg of arsenic was carried into the system, with the generation of 1.07 kg of arsenic in flotation tailing, 8.50 kg of arsenic in arsenic waste residue, and 0.05 kg of arsenic in waste water. The distribution and transformation behaviors of arsenic in the smelting, converting, and refining processes were also analyzed, and some recommendations for improving copper resource efficiency and pollution control were proposed based on substance flow analysis.

Abstract:Two determination methods for copper content in steel cord were described and compared.It was proved by experiments that the determination effects of two kinds of copper determination methods for steel cord were all good.Among them,flame atomic absorption spectrometry(FAAS) has good self selectivity,strong applicability,relatively small interfere,and fairly satability for copper determination.Thus,it is particularly suitable for determining the copper in steel cord.However,the disadvantage is that its matching equipment is expensive.
Electrochemical Analysis of Additives in Copper Electroplating Bath Using Diamond Electrode

Abstract:Recently, via-filling for the build-up plating process has been studied actively using three organic micro additive agents: polyethylene glycol 4000 as a carrier, bis(sodium sulfopropyl)-disulfide as a brightener, and Janus Green B as a leveler. Added amounts of these agents are usually used between 10-50 ppm. The filling ability becomes greatly reduced and defective conformal deposition is generated if the concentration of the additives is not used in the proper range. However, simple analytical methods of these additives have remained elusive. Therefore, we attempted to analyze these additives using flow injection analysis (FIA) with boron doped diamond (BDD) as an electrochemical detection electrode at high applied potential (+2.1 V vs. Ag/AgCl). Results showed that these additives are detectable using elution solutions of FIA to produce high signal and low noise detection. In this report, we describe an easy analytical method for via-filling additives using FIA with BDD.

Abstract:Combinations of flow-injection techniques with flame atomic absorption spectrometry (a.a.s.) and inductively-coupled plasma/atomic emission spectrometry (i.c.p./a.e.s.) are reviewed in the general context of agricultural and environmental analysis. The flow-injection systems are valuable for sample introduction; appropriate dispersion control allows the analysis of solutions containing as much as 40% (w/v) urea or phosphate in fertilizers. A study on the determination of cadmium in soil extracts by on-line ion-exchange preconcentration and flame a.a.s. detection is described. The interpolative standard-addition method with i.c.p./a.e.s. detection is outlined. Improvements in the determinations of selenium in environmental samples by hydride-generation a.a.s. and of mercury by cold-vapour a.a.s. are reported.

Abstract:The double iodometric titration is the method widely used to determine copper valence of high- T c superconductors. There are some problems that remain to be solved, and certain procedures are used: adding KSCN to release adsorbed iodine, adding HN 4 HF 2 to eliminate the interference of some dopants, and using a new calculating equation to accurately calculate experiment results. Al- and Fe-doped samples were prepared and their copper valence, 2 + p , was determined by the improved double iodometric titration method. With these samples, how to use the above procedures to improve experiment results is discussed. We find that the iodometric titration method described here can be used to determine copper valence and oxygen content for doped and undoped samples with high accuracy.

Abstract:A flow injection on-line coprecipitation system has been synchronously coupled to an electrothermal atomic absorption spectrometric system for the determination of trace amounts of heavy metals in whole blood digests. Cadmium and nickel in the digest were coprecipitated with the iron(II)-hexamethylenedithiocarbamate (HMDTC) complex on the walls of a knotted reactor without using a filter. The precipitate was dissolved in 60-mu-l of isobutyl methyl ketone and stored in a poly(tetrafluoroethylene) tube before introduction onto the platform of a graphite furnace carried by a stream of HMDTC reagent. Electrothermal atomic absorption spectrometric determination of the analyte was performed in parallel with the preconcentration of the next sample. Enrichment factors of 16 and 8 were obtained for cadmium and nickel, respectively, using 20 and 40 s precipitate collection times, at a sample flow-rate of 3 ml min-1 for cadmium and 2 ml min-1 for nickel. The detection limits (3-sigma) were 0.003 and 0.02-mu-g l-1 for cadmium and nickel, respectively, and the precisions were 5.9% relative standard deviation (RSD) at the 0.02-mu-g l-1 level for cadmium, and 6.0% RSD at the 1.5-mu-g l-1 level for nickel. Recoveries of cadmium and nickel in blood digests were 103 and 106%, respectively.
