Abstract:In the simulation of high frequency nanoscale semiconductor devices in which electromagnetic (EM) fields and carrier transport are coupled, and optoelectronic devices in which strong interactions between EM fields and charged particles exist, both the Maxwell’s equations and the time-dependent Schrödinger equation (TDSE) need to be solved to capture the interactions between EM and quantum mechanics (QM). One of the numerical simulation methods for solving these equations is the finite difference time domain (FDTD) method. In this review paper, the development of FDTD method applied in EM and QM simulation is discussed. Several widely used FDTD techniques, i.e., explicit, implicit, explicit staggered-time, and Chebyshev methods, for solving the TDSE are introduced and compared. The hybrid approaches based on FDTD method, which are used to solve the PoissonTDSE and Maxwell-TDSE coupled equations for EM-QM simulation, are also discussed. Furthermore, the applications of these simulation methods for nanoscale semiconductor devices and optoelectronic devices are introduced. Finally, a conclusion is given.

Abstract:Semiconductor quantum dots are an attractive platform for the realisation of quantum processors. To achieve long-range coupling between them, quantum dots have been integrated into microwave cavities. However, it has been shown that their coherence is then reduced compared to their cavity-free implementations. Here, we manipulate the quantum states of a suspended carbon nanotube double quantum dot with ferromagnetic contacts embedded in a microwave cavity. By performing quantum manipulations via the cavity photons, we demonstrate coherence times of the order of $1.3\mu s$, two orders of magnitude larger than those measured so far in any carbon quantum circuit and one order of magnitude larger than silicon-based quantum dots in comparable environment. This holds promise for carbon as a host material for spin qubits in circuit quantum electrodynamics.

Abstract:The gate-defined semiconductor quantum dot system, which can be manipulated electrically and fabricated using modern microelectronic technology, is considered as an ideal platform for quantum computation. The efficiency of quantum computation depends on the speed of gate operation. And charge qubit has quick operational speed and strong inter-qubit strength but with technical challenges. In this talk, I will introduce our experiments on ultrafast quantum control in semiconductor charge qubits including ultrafast universal quantum control of single charge qubit using LZS(Landau-Zener-Stückelberg) interference, conditional rotation of two strongly coupled qubits and static Toffoli gate of three qubits. Furthermore, to find a balance between coherence and operation speed we experimentally demonstrated tunable hybrid qubit in GaAs quantum dots system. Finally, we also focuse on cryogenic electronics for quantum computing, we have measured and modeled standard process CMOS at 77K, 4.2K and 300mK. CryoCMOS can be applied to the readout and control system of quantum chips in the future.

Abstract:The construction of quantum computer simulators requires advanced software which can capture the most significant characteristics of the quantum behavior and quantum states of qubits in such systems. Additionally, one needs to provide valid models for the description of the interface between classical circuitry and quantum core hardware. In this study, we model electron transport in semiconductor qubits based on an advanced CMOS technology. Starting from 3D simulations, we demonstrate an order reduction and the steps necessary to obtain ordinary differential equations on probability amplitudes in a multi-particle system. We compare numerical and semi-analytical techniques concluding this paper by examining two case studies: the electron transfer through multiple quantum dots and the construction of a Hadamard gate simulated using a numerical method to solve the time-dependent Schrödinger equation and the tight-binding formalism for a time-dependent Hamiltonian.

Abstract:Fast measurements of quantum devices is useful in areas such as quantum sensing, quantum computing, and nanodevice quality analysis. Here, we develop a superconductor-semiconductor multimodule microwave assembly to demonstrate charge-state readout at the state of the art. The assembly consist of a superconducting readout resonator interfaced to a silicon-on-insulator (SOI) chiplet containing quantum dots (QDs) in a high- κ nanowire transistor. The superconducting chiplet contains resonant and coupling elements as well as LC filters that, when interfaced with the silicon chip, result in a resonant frequency f=2.12 GHz, a loaded quality factor Q=850 , and a resonator impedance Z=470Ω . Combined with the large gate lever arms of SOI technology, we achieve a minimum integration time for single and double QD transitions of 2.77 and 13.5 ns, respectively. We utilize the assembly to measure charge noise over 9 decades of frequency up to 500 kHz and find a 1/f dependence across the whole frequency spectrum as well as a charge-noise level of 4μeV/Hz at 1 Hz. Abstract:Standard approaches to quantum computing require significant overhead to correct for errors. The hardware size for conventional quantum processors in solids often increases linearly with the number of physical qubits, such as for transmon qubits in superconducting circuits or electron spin qubits in quantum dot arrays. While photonic circuits based on flying qubits do not suffer from decoherence or lack of potential scalability, they have encountered significant challenges to overcome photon loss in long delay circuits. Here, we propose an alternative approach that utilizes flying electronic wave packets propagating in solid-state quantum semiconductor circuits. Using a novel time-bin architecture for the electronic wave packets, hardware requirements are drastically reduced because qubits can be created on-demand and manipulated with a common hardware element, unlike the localized approach of wiring each qubit individually. The electronic Coulomb interaction enables reliable coupling and readout of qubits. Improving upon previous devices, we realize electronic interference at the level of a single quantized mode that can be used for manipulation of electronic wavepackets. This important landmark lays the foundation for fault-tolerant quantum computing with a compact and scalable architecture based on electron interferometry in semiconductors.

Abstract:Semiconductor quantum dots (SQDs) have relatively short decoherence times, but have the potential for extremely fast operations implemented by femto-second laser pulses, making them a possible candidate for very high speed quantum information processing. These operations are enhanced by positioning a metal nano-particle (MNP) near to the SQD which significantly increases the strength of electric fields applied to it. Here we consider an SQD with three-levels in a Lambda configuration, and explore the requirements for implementing a transfer from one ground state to the other via the upper level. A recently developed optimization method allows us to fix the energy of the laser pulse while satisfying the requirement that the pulse has no DC component. We show that the use of carefully shaped pulses significantly reduces the required laser power. We also determine the dependence of the pulse power on the distance between the SQD and the MNP, and explore the degree to which the process follows the pulse area theorem for first-order perturbative processes.
ASCA Detection of Pulsed X-ray Emission from PSR J0631+1036

Abstract:ASCA's long look at the 288 millisecond radio pulsar, PSR J0631+1036, reveals coherent X-ray pulsation from this source for the first time. The source was first detected in the serendipitous Einstein observation and later identified as a radio pulsar. Possible pulsation in the gamma-ray band has been detected from the CGRO EGRET data (Zepka, et al. 1996). The X-ray spectrum in the ASCA band is characterized by a hard power-law type emission with a photon index of about 2.3, when fitted with a single power-law function modified with absorption. An additional blackbody component of about 0.14 keV increases the quality of the spectral fit. The observed X-ray flux is 2.1e-13 ergs/s/cm2 in the 1-10 keV band. We find that many characteristics of PSR J0631+1036 are similar to those of middle-aged gamma-ray pulsars such as PSR B1055-52, PSR B0633+17 (Geminga), and PSR B0656+14.

Abstract:The time characteristics of the composite quantum dots based MOSFET memory is simulated with the Monte Carlo method in quasiclassical approximation. It indicates that the retention time could be improved evidently owing to the stepwise compound potential barrier. As an example, the time characteristics of N channel Ge/Si hetero-nanocrystal based MOSFET memory is investigated and the retention time could be as long as several years, at the same time, the writing and erasing time can be in the order of μS and ns, respectively. Hence the conflict between high-speed programming and long retention could be resolved satisfyingly.

Abstract:The Standard Solar Model (SSM) and its basic assumption of an equation of state of perfect gases for the plasmas of its interior is analyzed within the new theoretical framework of QED coherent states. We find that for $\frac{r}{r_{\odot}}\leq 0.3$ the SSM solution is unstable against collapse to a dense, {\it cold} coherent core and as a result a large suppression of $B^{8}$-neutrinos is obtained, apparently solving the long standing solar neutrino problem.

Abstract:Local kinetic and chemical equilibration is studied for Au+Au collisions at 10.7 AGeV in the microscopic Ultrarelativistic Quantum Molecular Dynamics model (UrQMD). The UrQMD model exhibits dramatic deviations from equilibrium during the high density phase of the collision. Thermal and chemical equilibration of the hadronic matter seems to be established in the later stages during a quasi-isentropic expansion, observed in the central reaction cell ($S/A=S/A=s/\rho_B ~\cong~$ 12). At latest stages of the reactions (of order of 10 fm/c) the hadron energy spectra in the cell are nicely reproduced by Boltzmann distributions with a common rapidly dropping temperature. Hadron yields change drastically and at the late expansion stage follow closely those of an ideal gas statistical model. The detailed comparison with the UrQMD box calculations for infinite equilibrated matter is done. It also shows that the system in the central zone reaches the equilibrium at late stages of the reaction. The equation of state seems to be simple at late times: $P\cong0.12\epsilon$ which coincides with Shuryak predictions for the resonance gas. The contribution of the strange particles into the total energy density of the system in the central region of the reaction seems to be of order of 1-3 % (strange particle density in the central zone is negligibly small e.g. $\rho_S=0.008$). The time evolution of other thermodynamical variables in the cell is also presented.
