Abstract:GeTe/(Bi,Sb)2Te3 segmented one‐leg thermoelectric modules are successfully designed and fabricated. Its maximum efficiency reaches 9.5 % under the adiabatic boundary condition of cold side heat flow via Mini‐PEM, indicating a good application prospect. GeTe and (Bi,Sb)2Te3 are two representative thermoelectric (TE) materials showing maximum performance at middle and low temperature, respectively. In order to achieve higher performance over the whole temperature range, their segmented one‐leg TE modules are designed and fabricated by one‐step spark plasma sintering (SPS). To search for contact and connect layers, the diffusion behavior of Fe, Ni, Cu, and Ti metal layers in GeTe is studied systematically. The results show that Ti with a similar linear expansivity (10.80 × 10−6 K−1) to GeTe, has low contact resistance (3 μΩ cm2) and thin diffusion layer (0.4 μm), and thus is an effective metallization layer for GeTe. The geometric structure of the GeTe/(Bi,Sb)2Te3 segmented one‐leg TE module and the ratio of GeTe to (Bi,Sb)2Te3 are determined by finite element simulation method. When the GeTe height ratio is 0.66, its theoretical maximum conversion efficiency (ηmax) can reach 15.9% without considering the thermal radiation and thermal/electrical contact resistance. The fabricated GeTe/(Bi,Sb)2Te3 segmented one‐leg TE module showed a ηmax up to 9.5% with a power density ≈ 7.45 mW mm−2, which are relatively high but lower than theoretical predictions, indicating that developing segmented TE modules is an effective approach to enhance TE conversion efficiency.

Realizing a Superior Conversion Efficiency of ≈11.3% in the Group IV-VI Thermoelectric Module

Abstract:GeTe-based materials exhibit superior thermoelectric performance, while the development of power generation devices has mainly been limited by the challenge of designing the interface due to the phase transition in GeTe. In this work, via utilizing the low-temperature nano-Ag sintering technique and screening suitable Ti-Al alloys, a reliable interface with excellent connection performance has been realized. The Ti-Al intermetallic compounds effectively inhibit the diffusion process at Ti-34Al/Ge0.9Sb0.1Te interface. Thus, the thickness of the interfacial reaction layer only increases by ≈2.08 µm, and the interfacial electrical contact resistivity remains as low as ≈15.2 µΩ cm2 even after 30 days of isothermal aging at 773 K. A high conversion efficiency of ≈11.3% has been achieved in the GeTe/PbTe module at a hot-side temperature of 773 K and a cold-side temperature of 300 K. More importantly, the module's performance and the reliability of the interface remain consistently stable throughout 50 thermal cycles and long-term aging. This work promotes the application of high-performance GeTe materials for thermoelectric power generation.

Abstract:GeTe-based materials with superior thermoelectric properties promise great potential for waste heat recovery. However, the lack of appropriate diffusion barrier materials (DBMs) limits not only the energy conversion efficiency but also the service reliability of the thermoelectric devices. Here, we propose a design strategy based on phase equilibria diagrams from first-principles calculations and identify transition metal germanides (e.g., NiGe and FeGe 2 ) as the DBMs. Our validation experiment confirms the excellent chemical and mechanical stabilities of the interfaces between the germanides and GeTe. We also develop a process for scaling up the GeTe production. Combining with module geometry optimization, we fabricate an eight-pair module using mass-produced p-type Ge 0.89 Cu 0.06 Sb 0.08 Te and n-type Yb 0.3 Co 4 Sb 12 and achieve a record-high efficiency of 12% among all reported single-stage thermoelectric modules. Our work thus paves the way for waste heat recovery based on completely lead-free thermoelectric technology.

Abstract:This study develops a novel thermoelectric power generation module based on segmented‐Mg3(Sb, Bi)2 and cubic‐GeTe from the perspective of structural optimization. The segmented module shows good energy conversion efficiency and output power, which broadens the potential candidate material library for segmented thermoelectric devices. The performance of thermoelectric materials has been improved considerably in recent decades, making the concept of generating energy from waste heat via solid‐state thermoelectric devices more realistic. The construction of multi‐stage modular structures based on complex parameter optimization to maximize the efficiency of each material over its optimal operating temperature range has become an effective strategy for improving device performance. Here, multi‐segmented n‐type Mg3(Sb, Bi)2 with low‐contact‐resistance buffer layers is first fabricated, and phase‐transition‐suppressed cubic p‐type GeTe with enhanced thermoelectric performance is subsequently designed to match the segmented n‐type legs. A 3D finite‐element analysis model is then used to optimize the module size, providing higher energy conversion efficiency with an optimal average figure of merit over the entire operating temperature range. As a result, the prepared segmented‐Mg3(Sb, Bi)2/cubic‐GeTe module exhibits a high conversion efficiency of (12.8 ± 0.8)% at a hot‐side temperature of 773 K with a temperature difference of ≈480 K, which is also comparable to that of previously reported thermoelectric modules. This study increases the number of matching combinations among n‐/p‐type thermoelectric materials and further broadens the potential candidate material library for segmented thermoelectric devices.

Abstract:High-performance GeTe-based thermoelectrics have been recently attracting growing research interest. Here, an overview is presented of the structural and electronic band characteristics of GeTe. Intrinsically, compared to low-temperature rhombohedral GeTe, the high-symmetry and high-temperature cubic GeTe has a low energy offset between L and sigma points of the valence band, the reduced direct bandgap and phonon group velocity, and as a result, high thermoelectric performance. Moreover, their thermoelectric performance can be effectively enhanced through either carrier concentration optimization, band structure engineering (bandgap reduction, band degeneracy, and resonant state engineering), or restrained lattice thermal conductivity (phonon velocity reduction or phonon scattering). Consequently, the dimensionless figure of merit, ZT values, of GeTe-based thermoelectric materials can be higher than 2. The mechanical and thermal stabilities of GeTe-based thermoelectrics are highlighted, and it is found that they are suitable for practical thermoelectric applications except for their high cost. Finally, it is recognized that the performance of GeTe-based materials can be further enhanced through synergistic effects. Additionally, proper material selection and module design can further boost the energy conversion efficiency of GeTe-based thermoelectrics.

Abstract:Thermoelectric materials have obtained worldwide attention as they are attractive for waste heat recovery and solid-state cooling. However, their performance is usually sensitive to material compositions, which is less favorable for industrial applications. In this work, we developed composition-insensitive GeTe-based compounds ((100- x - y )%GeTe- x %CuBiSe 2 - y %PbTe, CBS x -Pb y ) with high ZT max as well as ZT ave values. The compositional insensitivity can be associated with the persistently high quality factors across the range of compositions. This is largely due to the interplay between electrical and thermal transport caused by the synergy of CuBiSe 2 and PbTe alloying. CuBiSe 2 alloying can effectively tune the carrier concentrations, while PbTe alloying can significantly decrease the thermal conductivity at a minor sacrifice of electrical properties. The combined effects of CuBiSe 2 and PbTe alloying lead to high carrier mobility of 60 cm 2 V −1 s −1 and low thermal conductivities for CBS x -Pb y samples simultaneously. Consequently, high ZT ave values of 1.4–1.5 in the temperature range of 400 K and 773 K for broad compositions (CBS3-Pb y , y = 2 – 8 and CBS x -Pb6, x = 2 – 5) are achieved. A single-leg module is also fabricated, which shows a high power density of 1.46 W/cm 2 and an excellent efficiency of 13.4%. The high ZT ave with compositional insensitivity and the outstanding module performance demonstrate the promising large-scale application of the developed GeTe-based compositions.

Abstract:Thermoelectric materials have a wide range of application because they can be directly used in refrigeration and power generation. And the Bi2Te3 stand out because of its excellent thermoelectric performance and are used in commercial thermoelectric devices. However, n-type Bi2Te3 has seriously hindered the development of Bi2Te3-based thermoelectric devices due to its weak mechanical properties and inferior thermoelectric performance. Therefore, it is urgent to develop a high-performance n-type Bi2Te3 polycrystalline. In this work, we employed interstitial Cu and the hot deformation process to optimize the thermoelectric properties of Bi2Te2.7Se0.3, and a high-performance thermoelectric module was fabricated based on this material. Our combined theoretical and experimental effort indicates that the interstitial Cu reduce the defect density in the matrix and suppresses the donor-like effect, leading to a lattice plainification effect in the material. In addition, the two-step hot deformation process significantly improves the preferred orientation of the material and boosts the mobility. As a result, a maximum ZT of 1.27 at 373 K and a remarkable high ZTave of 1.22 across the temperature range of 300−425 K are obtained. The TEG (7-pair) and TEC (127-pair) modules were fabricated with our n-type textured Cu0.01Bi2Te2.7Se0.3 coupled with commercial p-type Bi2Te3. The TEC module demonstrates superior cooling efficiency compared to the commercial Bi2Te3 device, achieving a ΔT of 65 and 83.4 K when the hot end temperature at 300 and 350 K, respectively. In addition, the TEG module attains an impressive conversion efficiency of 6.5% at a ΔT of 225 K, which is almost the highest value among the reported Bi2Te3-based TEG modules.

Abstract:By the fine manipulation of the exceptional long-range germanium-telluride (Ge─Te) bonding through charge transfer engineering, we have achieved exceptional thermoelectric (TE) and mechanical properties in lead-free GeTe. This chemical bonding mechanism along with a semiordered zigzag nanostructure generates a notable increase of the average zT to a record value of ~1.73 in the temperature range of 323 to 773 K with ultrahigh maximum zT ~ 2.7. In addition, we significantly enhanced the Vickers microhardness numbers ( H v ) to an extraordinarily high value of 247 H v and effectively eliminated the thermal expansion fluctuation at the phase transition, which was problematic for application, by the present charge transfer engineering process and concomitant formation of microstructures. We further fabricated a single-leg TE generator and obtained a conversion efficiency of ~13.4% at the temperature difference of 463 K on a commercial instrument, which is located at the pinnacle of TE conversion.

Abstract:Thermoelectric power generation is regarded as a promising technology to convert waste heat into electricity. This study aims to address the low conversion efficiency of thermoelectric modules and introduces a novel periodic heating method to enhance their performance. Two new indicators, time average ZT ta value and effective conversion efficiency, are introduced to assess the dynamic behavior of thermoelectric modules. A Bi2Te3-based thermoelectric module with n-type Bi2Te3-xSex and p-type BixSb2-xTe3 materials is adopted as the research objective and tested on a designed transient experimental setup. Besides, a transient numerical model is developed to explore the optimal transient heat source and study the effect of various parameters on dynamic behavior. Compared with the steady-state efficiency of 3.76% and ZT ta value of 0.78 at a heat supply of 60 W, the time average efficiency and ZT ta value are improved by 52.93% and 43.59% respectively using the periodic heating method. Also, a smaller leg height, a larger leg area, more TE couples, and lower thermal conductivity are suggested for improving the dynamic behavior. This work offers a new periodic heating method to improve the output performance of thermoelectric modules, which may promote the broader application of thermoelectric power generation technology.

High‐Performance Thermoelectric Material and Module Driven by Medium‐Entropy Engineering in SnTe

Abstract:The medium‐entropy design proposes a feasible solution to crucial issue of entropy engineering, and thus realizes ultralow κph yet decent mH successfully. Consequently, a high ZTmax of 1.5 at 800 K, a record ZTave of 0.84 (300−800 K), and competitive conversion efficiency of 6.3% (ΔT = 350 °C) are achieved for low‐grade heat harvest. The emerged strategy of entropy engineering provides new ideas for realizing high‐performance thermoelectric materials, but it is still much unresolved how to achieve delicate trade‐off between the carrier mobility mH and the lattice thermal conductivity κph in taking advantage of configurational entropy ΔS. Herein, the significant advances of ultralow κph yet decent mH in a new medium‐entropy system of well‐designed (Pb, Ge, Sb, Cd) co‐alloyed SnTe is reported. Moreover, the co‐alloying also optimizes the carrier concentration nH and promotes the valence band convergence, thereby yielding an excellent Seebeck coefficient and compensating for decreased electrical conductivity. Consequently, a high peak ZT of 1.5 at 800 K, a record average ZT of 0.84 (300−800 K), and a remarkable Vickers hardness of 134 HV are concurrently attained in Cd0.02(Sn0.59Pb0.15Ge0.2Sb0.06)0.98Te. Benefiting from the synergistically increased ZT and mechanical strength, the fabricated 17‐couple SnTe‐based thermoelectric module exhibits a competitive conversion efficiency of 6.3% at ΔT = 350 °C. This study not only provides a paradigm of the medium‐entropy design for thermoelectric materials but also puts forward an innovative scheme for low‐grade heat harvest by SnTe‐based TE module.

Abstract:Ag5SbSe4 doping not only enhances the average power factor of Bi0.42Sb1.58Te3 by improved density‐of‐states effective mass, but also reduces the lattice thermal conductivity by induced multiscale defects. Consequently, a peak ZT of 1.40 at 375 K and a conversion efficiency of 6.5% is achieved at ΔT = 200 K, which is better than most of previously reported results. Bismuth‐telluride‐based alloy is the sole thermoelectric candidate for commercial thermoelectric application in low‐grade waste heat harvest near room temperature, but the sharp drop of thermoelectric properties at higher temperature and weak mechanical strength in zone‐melted material are the main obstacles to its wide development for power generation. Herein, an effective approach is reported to improve the thermoelectric performance of p‐type Bi0.42Sb1.58Te3 hot‐pressed sample by incorporating Ag5SbSe4. A peak ZT of 1.40 at 375 K and a high average ZT of 1.25 between 300 and 500 K are achieved. Such outstanding thermoelectric performance originates from the synergistic effects of improved density‐of‐states effective mass, reduced bipolar thermal conductivity by the boosted carrier concentration, and suppressed lattice thermal conductivity by the induced phonon scattering centers including substitute point defects, dislocations, stress–strain clusters, and grain boundaries. Comprised of the p‐type Bi0.42Sb1.58Te3 + 0.10 wt% Ag5SbSe4 and zone‐melted n‐type Bi2Te2.7Se0.3, the thermoelectric module exhibits a high conversion efficiency of 6.5% at a temperature gradient of 200 K, indicating promising applications for low‐grade heat harvest near room temperature.

Abstract:Multi-stage thermoelectric (TE) modules can withstand a large temperature difference and can be used to obtain a high conversion efficiency. In this study, two-stage PbTe/Bi2Te3 TE modules were developed with an enhanced efficiency through a comprehensive study of device structure design, module fabrication, and performance evaluation. PbTe-based AgPbmSbTem+2 (abbreviated as LAST) is a typically high ZT material, while the corresponding TE module was rarely reported so far. How to utilize LAST to fabricate high efficiency TE modules therefore remains a central problem. Finite element simulation indicates that the temperature stability of the two-stage module for LAST is better than that of two-segmented module. Compared to Cu, Ni, and Ni-Fe alloys, Co-Fe alloy is an effective metallization layer for PbTe due to its low contact resistance and thin diffusion layer. By sintering a slice of Cu on TE legs, pure tinfoil can be used as a common welding method for mid-temperature TE modules. A maximum efficiency (ηmax) of 9.5% was achieved in the range of 303 to 923 K in an optimized PbTe/Bi2Te3 based two-stage module, which was almost twice that of a commercial TE module.

Abstract:Tackling the challenges through comprehensive materials performance manipulation, delicate barrier material design, and transient liquid phase bonding technique. It is demonstrated that an all‐Mg3Sb2‐based module with a high efficiency of ≈8.3% is superior to the conventional reported PbTe‐, Skutterudite‐, and half‐Heusler‐based modules. This work will catalyze the application process of Mg3(Sb, Bi)2‐based materials in harvesting the mid‐temperature heat. n‐Type Mg3(Sb, Bi)2 shows great prospects in mid‐temperature power generation due to its extraordinary thermoelectric (TE) performance, low‐cost, and environment‐friendly attributes. However, its practical application is hindered by the slow progress of its p‐type counterpart. Herein, a high ZT of ≈0.9 at 773 K is achieved for p‐type Na0.01Mg1.7Zn1Yb0.25Sb2 through manipulation of the electronic transport properties. Then thermal expansion matched barrier material Fe75Sb25 is subtly obtained for Na0.01Mg1.7Zn1Yb0.25Sb2. The contact resistivity no longer increases significantly after aging for 72 hours at 673 K and tends to stabilize, remaining below ≈17 μΩ cm2 after 168 hours. Paired with the high‐performance n‐type Mg3(Sb, Bi)2, the transient liquid phase bonding technique is adopted to connect the hot side of the all‐Mg3Sb2‐based legs to electrode at low temperature, which enables service at high temperature. This all‐Mg3Sb2‐based module displays a high efficiency of ≈8.3% at a temperature difference of ≈430 K and shows good thermal stability when the hot side temperature is maintained at 673 K. This work merits the great potential of the all‐Mg3Sb2‐based device for heat recovery.

Abstract:GeTe-based thermoelectric (TE) materials have been of great interest in the field of low-grade heat recovery due to their increasing performance near room temperature. To promote the application of GeTe-based materials, we analyze the GeTe-based thermoelectric generator (TEG) from materials to structures through theoretical and experimental methods. Since a TEG generally contains both p-type and n-type materials, we calculate the n-type material parameters suitable for the p-type GeTe, and improve the compatibility between p-type and n-type materials by adjusting the ratio of cross-sectional areas. Meanwhile, the height of TE legs is designed to minimize the impact of interfacial resistivity, while the suitable temperature loading is determined to achieve higher output power and conversion efficiency. Based on theoretical guidance, the conversion efficiency is improved by more than 23% by adjusting the ratio of cross-sectional areas; a conversion efficiency of 6.24% under the temperature gradient of 300 K is realized, which has up to 80% improvement from the conventional TEGs with the advantages of low cost, high reliability and stable service performance. This study provides the theoretical basis and guidance for optimizing GeTe-based TEG in the application of low-grade heat recovery.

Abstract:Thermoelectric (TE) generators enable the direct and reversible conversion between heat and electricity, providing applications in both refrigeration and power generation. The grand challenge in the field is related to the low conversion efficiency of TE devices. In the last decade, several TE materials with relatively high figures of merit (zT) have been reported in low‐ and high‐temperature regimes. However, there is an urgent demand for high‐performance TE materials working in the mid‐temperature range (400‐700 K). Herein, p‐type AgSbTe2 materials stabilized with S and Se co‐doping are demonstrated to exhibit an outstanding maximum figure of merit (zTmax) of 2.3 at 673 K and an average figure of merit (zTave) of 1.59 over the wide temperature range of 300 – 673 K. This exceptional performance arises from an enhanced carrier density resulting from a higher concentration of silver vacancies, a vastly improved Seebeck coefficient enabled by the flattening of the valence band maximum and the inhibited formation of n‐type Ag2Te, and a highly improved stability beyond 673 K. The optimized material is used to fabricate a single‐leg device with efficiencies of up to 13.3% and an unicouple TE device reaching energy conversion efficiencies up to 12.3% at a temperature difference of 370 K. These results highlight an effective strategy to engineer high‐performance TE material for cost‐effective waste heat recovery in the mid‐temperature range. This article is protected by copyright. Abstract:The thermoelectric (TE) modules have been extensively studied, which have the features of recovery of waste heat energy into electricity. At present, many TE researches focus on the materials and modules of medium and high-temperature regions and hardly report on shallow cryogenic TE modules (173-300 K) aiming for the utilization of cold energy of liquefied natural gas (LNG). In this work, the TE arms of shallow cryogenic modules are composed of p-type MgAgSb-based materials synthesized by ordinary ball milling and n-type Bi85Sb(15) synthesized by melting. By optimizing the raw material ratio of MgAgSb materials and the SPS pressure, the average ZT of MgAgSb-based material was increased from 0.196 to 0.482 at the temperature range of 173-300 K. Therefore, the maximum simulation conversion efficiency of the module by the optimization of the module structure and materials can achieve 1.95% at the temperature range of 200-300 K, which is 144% higher than that of the non -optimized module. Meanwhile, the maximum measured conversion efficiency of the corresponding manufacturing module reaches 1.76%, which is 2.63 times higher than that of the non-optimized manufacturing module. This work provides a reference for improving module conversion efficiency by optimizing materials and module structure in cryogenic environment.
