Abstract:In Part I [Appl. Opt.58, 6067 (2019)APOPAI003-693510.1364/AO.58.006067], we used a coupled optoelectronic model to optimize a thin-film C u I n 1-ξ G a ξ S e 2 (CIGS) solar cell with a graded-bandgap photon-absorbing layer and a periodically corrugated backreflector. The increase in efficiency due to the periodic corrugation was found to be tiny and that, too, only for very thin CIGS layers. Also, it was predicted that linear bandgap-grading enhances the efficiency of the CIGS solar cells. However, a significant improvement in solar cell efficiency was found using a nonlinearly (sinusoidally) graded-bandgap CIGS photon-absorbing layer. The optoelectronic model comprised two submodels: optical and electrical. The electrical submodel applied the hybridizable discontinuous Galerkin (HDG) scheme directly to equations for the drift and diffusion of charge carriers. As our HDG scheme sometimes fails due to negative carrier densities arising during the solution process, we devised a new, to the best of our knowledge, computational scheme using the finite-difference method, which also reduces the overall computational cost of optimization. An unfortunate normalization error in the electrical submodel in Part I came to light. This normalization error did not change the overall conclusions reported in Part I; however, some specifics did change. The new algorithm for the electrical submodel is reported here along with updated numerical results. We re-optimized the solar cells containing a CIGS photon-absorbing layer with either (i) a homogeneous bandgap, (ii) a linearly graded bandgap, or (iii) a nonlinearly graded bandgap. Considering the meager increase in efficiency with the periodic corrugation and additional complexity in the fabrication process, we opted for a flat backreflector. The new algorithm is significantly faster than the previous algorithm. Our new results confirm efficiency enhancement of 84% (resp. 63%) when the thickness of the CIGS layer is 600 nm (resp. 2200 nm), similarly to Part I. A hundredfold concentration of sunlight can increase the efficiency by an additional 27%. Finally, the currently used 110-nm-thick layer of M g F 2 performs almost as well as optimal single- and double-layer antireflection coatings.
Optoelectronic optimization of graded-bandgap thin-film AlGaAs solar cells. Part II: optimal antireflection front-surface texturing

Abstract:In Part I [Appl. Opt.59, 1018 (2020)APOPAI0003-693510.1364/AO.381246], we used a coupled optoelectronic model to optimize a thin-film AlGaAs solar cell with a graded-bandgap photon-absorbing layer and a periodically corrugated Ag backreflector combined with localized ohmic Pd-Ge-Au backcontacts, because both strategies help to improve the performance of AlGaAs solar cells. However, the results in Part I were affected by a normalization error, which came to light when we replaced the hybridizable discontinuous Galerkin scheme for electrical computation by the faster finite-difference scheme. Therefore, we re-optimized the solar cells containing an n-AlGaAs photon-absorbing layer with either a (i) homogeneous, (ii) linearly graded, or (iii) nonlinearly graded bandgap. Another way to improve the power conversion efficiency is by using a surface antireflection texturing on the wavelength scale, so we also optimized four different types of 1D periodic surface texturing: (i) rectangular, (ii) convex hemi-elliptical, (iii) triangular, and (iv) concave hemi-elliptical. Our new results show that the optimal nonlinear bandgap grading enhances the efficiency by as much as 3.31% when the n-AlGaAs layer is 400 nm thick and 1.14% when that layer is 2000 nm thick. A hundredfold concentration of sunlight can enhance the efficiency by a factor of 11.6%. Periodic texturing of the front surface on the scale of 0.5-2 free-space wavelengths provides a small relative enhancement in efficiency over the AlGaAs solar cells with a planar front surface; however, the enhancement is lower when the n-AlGaAs layer is thicker.
Towards highly efficient thin-film solar cells with a graded-bandgap CZTSSe layer

Abstract:A coupled optoelectronic model was implemented along with the differential evolution algorithm to assess the efficacy of grading the bandgap of the CZTSSe layer for enhancing the power conversion efficiency of thin-film CZTSSe solar cells. Both linearly and sinusoidally graded bandgaps were examined, with the molybdenum backreflector in the solar cell being either planar or periodically corrugated. Whereas an optimally graded bandgap can dramatically enhance the efficiency, the effect of periodically corrugating the backreflector is modest at best. An efficiency of 21.74% is predicted with sinusoidal grading of a 870-nm-thick CZTSSe layer, in comparison to 12.6% efficiency achieved experimentally with a 2200-nm-thick homogeneous CZTSSe layer. High electron-hole-pair generation rates in the narrow-bandgap regions and a high open-circuit voltage due to a wider bandgap close to the front and rear faces of the CZTSSe layer are responsible for the high enhancement of efficiency.

Abstract:The objective of this study is to enhance the efficiency of copper indium gallium selenide (CIGS) solar cells. To accomplish that, composition grading of absorber layer was carried out by using SILVACO's technology aided computer design (TCAD) ATLAS program. Results showed a meaningful improvement of output parameters including open-circuit voltage (Voc), short-circuit current (Isc), fill factor (FF), and power conversion efficiency (η). For further performance improvement of the cell, Au plasmonic scattering nanoparticles were loaded on the top of the ZnO window layer. Plasmonic nanoparticles can restrict, absorb, navigate, or scatter the incident light. By using the spherical Au nanoparticles, a very good increase in the light absorption in the cell over the reference planar CIGS solar cell was observed. The highest η = 19.01% was achieved for the designed ultra-thin bandgap-graded CIGS solar cell decorated by Au nanoparticles.

Abstract:This paper investigates replacing the CdS buffer layer with (Zn, Mg)O and Zn(S, O) double buffer layers. To increase the efficiency of the structure, our strategy involves numerically studying and comparing three types of CIGS bandgap absorber layers: FB (Flat Band), Double Gradient Bandgap (DG) with a high bandgap near the Mo contact (back side), a low bandgap near the buffer layer (front side), and a minimum bandgap between them, and Simple Gradient Bandgap (SG) with a high bandgap near the Mo contact (back side) and a low bandgap near the buffer layer (front side). Each type features different linear graded profiles in the thickness direction to determine the optimal bandgap gradient of the CIGS layer. The performance of the three types is numerically analyzed using the SCAPS-1D simulator. Simulation enables us to test multiple structural combinations efficiently, saving both time and money, while providing results that guide experimental research. The proposed device structure is composed of the following layers: ZnO:Al/n-Zn1-xMgxO/n- ZnSxO1-x/p- Graded-CuIn1-xGaxSe2 /Mo. To study the effects of linear bandgap gradient distribution of Ga⁄((Ga+In) ) ratio according to the thickness direction on CIGS solar cell performance, the electrical properties of the proposed CIGS model were initially matched with experimental data to confirm the structure's accuracy. It was found that the Double Gradient Bandgap (DG), with maxima of 1.44 eV at the back side (near Mo contact), 1.238 eV at the front side (near n-type buffer layer interface), and a minimum of 1.154 eV at a position of 1.7 μm from the back side, has a higher efficiency than the other structures with 26.22% (Voc = 0.8134 V, Jsc = 37.82 mA/cm2, FF = 85.21%). Optimizing the bandgap gradient of the CIGS absorber layer helps improve the efficiency of CIGS solar cells.

Abstract:Optimization of Cu(In,Ga)Se2 (CIGS) bandgap gradient by modifying Ga gradient is an important approach to get highly efficient CIGS solar cells. In this work, we propose a new type of CIGS bandgap gradient, tetra-gradient or W-shaped gradient bandgap (TGB), and compare it with other three existed types, including flat bandgap (FB), single gradient bandgap (SGB) and double gradient/V-shaped bandgap (DGB). In TGB of CIGS layer, the bandgap distribution contains two bandgap minima from the front surface to the back side, and the bandgap gradient distribution presents a 'W' shape. The device performance was characterized through wxAMPS software. It is found that two narrowed bandgap regions of the TGB increase the absorption probability of photons at long wavelengths, thereby improving the short circuit current of CIGS devices. In addition, TGB can effectively increase the open circuit voltage and the resultant photoelectric conversion efficiency of CIGS solar cells. The maximum efficiency of the CIGS solar cells based on FB, SGB, DGB and TGB are simulated to be 20.49%, 22.91%, 23.00% and 23.35%, respectively. The new bandgap gradient proposed in this work can be achieved experimentally by adjusting Ga gradient. This work reveals that further optimization of the bandgap gradient of CIGS layer is possible to achieve a further breakthrough in the efficiency of CIGS solar cells.

Simulation of Graded Bandgap on the Performance of Back-Wall Superstrate CIGS Solar Cells

Abstract:In this work, a model of back-wall superstrate CuInxGa1-xSe2 (CIGS) thin film solar cell with Glass/SnO2:F/CIGS/CdS/ZnO/Ag was established by a simulation tool SCAPS. The influence of bandgap grading, accepter density and the thickness of CIGS layer on the performance of superstrate device has been systematically investigated. The simulation was carried by lighting through SnO2:F transparent contact. The simulation results showed that a efficiency of 15.8% could be reached when the graded-bandgap structure near the SnO2:F contact was established. However, only slight improvement on the efficiency could be achieved by the graded-bandgap in space charge region (SCR).The result indicates that the key reason which limits the efficiency of the back-wall device is the recombination from the SnO2:F/CIGS contact. In addition, in order to achieve high efficiency on the superstrate device, the accepter density in the CIGS layer should be kept below 1.0 x 10(16) cm(-3), and the thickness should be set at 600 nm.

Abstract:This paper presents a theoretical analysis for solar cells with a graded bandgap structure. The impacts of graded bandgap structures on the performances of III-V compound AlxGa1-xAs solar cells are simulated using AMPS model developed at Penn State University with a set of practical parameters. Investigation and comparison for several different graded bangdap solar cells are carried out, and the modulation effects of graded bangdgap on the generation and collection of minority carriers are demonstrated.

Abstract:Bandgap gradient is a proven approach for improving the open-circuit voltages (VOCs) in Cu(In,Ga)Se2 and Cu(Zn,Sn)Se2 thin-film solar cells, but has not been realized in Cd(Se,Te) thin-film solar cells, a leading thin-film solar cell technology in the photovoltaic market. Here, we demonstrate the realization of a bandgap gradient in Cd(Se,Te) thin-film solar cells by introducing a Cd(O,S,Se,Te) region with the same crystal structure of the absorber near the front junction. The formation of such a region is enabled by incorporating oxygenated CdS and CdSe layers. We show that the introduction of the bandgap gradient reduces the hole density in the front junction region and introduces a small spike in the band alignment between this and the absorber regions, effectively suppressing the nonradiative recombination therein and leading to improved VOCs in Cd(Se,Te) solar cells using commercial SnO2 buffers. A champion device achieves an efficiency of 20.03% with a VOC of 0.863 V.

Abstract:Highly efficient Cu(In,Ga)Se-2 (CIGS) thin film solar cells are often fabricated with a double Ga grading along the thickness direction of the light absorber. In this work, through a progressive procedure of using time-dependent Ga and In deposition rates, it is manifested that how the detailed shape of the double Ga grading profile in terms of the depth of the V-shape, the width of the V-shape, and the spatial position of the minimum bandgap can be experimentally actively manipulated. Moreover, the effect of the aforementioned features of the Ga grading profile on the photo-generated current has been uncovered by the progressive improvement in the spectral response of the external quantum efficiency spectra. Within the effort of our optimization, a CIGS solar cell with a conversion efficiency of 20.3% is obtained, believed to be the best reported for CIGS solar cells without actively using alkali post deposition treatment technology. This work has provided a practical and operable route to actively control the Ga grading profile and turned the fabrication of high efficiency CIGS solar cell from an art to more a science.

Abstract:In this paper we present an optimization of rear-passivation parameters (cell pitch, opening width, and interface trap density) in u-CIGS solar cell using TCAD tools. The proposed investigation exhibits a significantly enhanced in understanding the beneficial effect of the rear passivation in ultrathin cell on conversion efficiency and reliability compared to existing solutions in the literature. Firstly, the device was calibrated according to the fabricated model taking in to account all material properties and defects at interfaces and within the bulk of the cells. Additional simulations demonstrate notable enhancements in cell performance due to changes in absorber thickness and doping concentration. However, traps were identified at rear u-CIGS/Al 2 O 3 interface as a key factor degrading conversion efficiency by promoting carrier recombination. Mitigating this mechanism is essential for improving device performance. Incorporating a negative fixed charge density in the rear passivation layer offers a promising solution, providing effective field-effect passivation to minimize minority carrier recombination at the rear surface. The proposed u-CIGS solar cell device achieves an impressive efficiency of 15 % using a cell pitch of 1.5 μm and opening width of 300 nm with a fixed bandgap.

Abstract:In this study, we developed a novel method based on uniform and graded gratings on the front surface of ultra-thin film Si solar cells to enhance light absorption. The proposed gratings were designed in two configurations comprising penetration into the active layer and placement on it. These structures enhance absorption by scattering and diffracting light, and enlarging the optical path for photons. Simulations based on the finite element method and finite difference time domain technique showed that the graded gratings could significantly enhance absorption in the visible and infrared regions. The maximum current density and efficiency achieved for graded gratings placed on the top surface of the active layer were 21.7 mA/cm 2 and 23.9%, respectively (47.6% and 48.4% higher compared with the reference cell).

Abstract:In recent years, the efficiency of high-efficiency Cu(In,Ga)Se2 (CIGS) solar cells has been significantly improved, particularly for narrow-gap types. One of the key reasons for the enhancement of narrow-gap device performance is the formation of the "Spike" structure at the CdS/CIGS heterojunction interface. Wide-gap CIGS solar cells excel in modular production but lag behind in efficiency compared to narrow-gap cells. Some studies suggest that the "Cliff" structure at the heterojunction of wide-gap CIGS solar cells may be one of the factors contributing to this decreased efficiency. This paper utilizes the SCAPS software, grounded in the theories of semiconductor physics and photovoltaic effects, to conduct an in-depth analysis of the impact of "Cliff" and "Spike" heterojunction structures on the performance of wide band gap CIGS solar cells through numerical simulation methods. The aim is to verify whether the "Spike" structure is also advantageous for enhancing wide-gap CIGS device performance. The simulation results show that the "Spike" structure is beneficial for reducing interfacial recombination, thereby enhancing the VOC of wide-gap cells. However, an electronic transport barrier may form at the heterojunction interface, resulting in a decrease in JSC and FF, which subsequently reduces device efficiency. The optimal heterojunction structure should exhibit a reduced "Cliff" degree, which can facilitate the reduction of interfacial recombination while simultaneously preventing the formation of an electronic barrier, ultimately enhancing both VOC and device performance.

Efficient Light Management In Narrow-Bandgap Perovskite Solar Cells

Abstract:Perovskite solar cells have made unprecedented efficiency improvements for bandgaps wider than 1.5 eV, but narrow-bandgap perovskites still have low efficiency in single-junction and tandem cells. A significant challenge is the front-surface reflectance inherited from the superstrate device fabrication. In this work, we applied a polydimethylsiloxane (PDMS) light scattering layer to a 1.22-eV-bandgap perovskite cell and demonstrated 2.6 mA/cm(2) increase in short-circuit current density. We further performed optical simulations that confirm the effectiveness of reducing reflection with the PDMS layer, and we show that the parasitic absorption in the front transparent conductive oxide and contact layers are responsible for the other optical losses.

Abstract:In the exponential growth of perovskite solar cells (PSCs), there remains certain concerns regarding the wide-range incident photons absorption. The doubly graded lead-free absorber in the PSC has been recommended for solving these problems. The absorber material in the PSC is based on the lead-free as well as tin-based perovskite i.e., CH3NH3SnI3, that is one of the precarious parameters due to the non-toxic behavior as well as the lower band gap of 1.3 eV that can be useful in broad visible absorption spectrum than the traditional CH3NH3PbI3 layer. Furthermore, the quantum efficiency (QE) as well as the power conversion efficiency (PCE) in the double-graded configuration of the PSC can be improve. The outcomes of the present numerical simulations examine the solar cells' single and double grading strategy. Further, we use a novel approach of HTL-free PSC, that can lower the manufacturing cost and the defectivity. The present work compares single and double-grading Perovskite Absorber Layer (PAL) for obtaining high PCE. The results are exciting as the highest open-circuit voltage (VOC) of 0.965V, higher short-current density (JSC) of 35.26 mA/cm2, and high fill factor (FF) of 86.40% in the doubly-graded PSC shows a much-optimized PCE of nearly 29.35% that can be convenient for fabricating much efficient PSC device.

Abstract:Recently, silver (Ag) substitution for copper (Cu) into Cu(In,Ga)Se2 (CIGS) films has attracted widespread attention due to the lower synthesis temperature and the enlarge band gap. In this paper, SCAPS simulation is employed to investigate the influence of Ag doped CIGS absorber layer on the lattice defect and band gap gradient. First, the impact of the [Ga]/([In] + [Ga]) (GGI) and [Ag]/([Ag] + [Cu]) (AAC) on the defect concentrations is calculated systematically. It is demonstrate that the compression (GGI 0.25) is more likely to cause the tetragonal distortion compared with the tension (GGI < 0.25) on the unit cell. And appropriate substitution of Cu with Ag can reduce the defect concentrations. Further investigations on the variation of the lattice structure indicate the ideal band gap can be enlarged to the range of about 1.20-1.29 eV by silver. With the ideal lattice structure, the efficiency of solar cells has a relative increase of about 48 % compared with that of the reference solar cell. This study offers a new sight for the incorporation of Ag into CIGS films from the perspective of lattice structure, which should be further improve device performance of CIGS solar cells at low temperature deposition process.
Compositionally Graded Absorber for Efficient and Stable Near‐Infrared‐Transparent Perovskite Solar Cells

Abstract:Compositional grading has been widely exploited in highly efficient Cu(In,Ga)Se<sub>2</sub>, CdTe, GaAs, quantum dot solar cells, and this strategy has the potential to improve the performance of emerging perovskite solar cells. However, realizing and maintaining compositionally graded perovskite absorber from solution processing is challenging. Moreover, the operational stability of graded perovskite solar cells under long-term heat/light soaking has not been demonstrated. In this study, a facile partial ion-exchange approach is reported to achieve compositionally graded perovskite absorber layers. Incorporating compositional grading improves charge collection and suppresses interface recombination, enabling to fabricate near-infrared-transparent perovskite solar cells with power conversion efficiency of 16.8% in substrate configuration, and demonstrate 22.7% tandem efficiency with 3.3% absolute gain when mechanically stacked on a Cu(In,Ga)Se<sub>2</sub> bottom cell. Non-encapsulated graded perovskite device retains over 93% of its initial efficiency after 1000 h operation at maximum power point at 60 °C under equivalent 1 sun illumination. The results open an avenue in exploring partial ion-exchange to design graded perovskite solar cells with improved efficiency and stability.

Abstract:An efficient carrier transport is essential for enhancing the performance of thin-film solar cells, in particular Cu(In,Ga)Se2 (CIGS) solar cells, because of their great sensitivities to not only the interface but also the film bulk. Conventional methods to investigate the outcoming carriers and their transport properties measure the current and voltage either under illumination or dark conditions. However, the evaluation of current and voltage changes along the cross-section of the devices presents several limitations. To mitigate this shortcoming, we prepared gently etched devices and analyzed their properties using micro-Raman scattering spectroscopy, Kelvin probe force microscopy, and photoluminescence measurements. The atomic distributions and microstructures of the devices were investigated, and the defect densities in the device bulk were determined via admittance spectroscopy. The effects of Ga grading on the charge transport at the CIGS-CdS interface were categorized into various types of band offsets, which were directly confirmed by our experiments. The results indicated that reducing open-circuit voltage loss is crucial for obtaining a higher power conversion efficiency. Although the large Ga grading in the CIGS absorber induced higher defect levels, it effectuated a smaller open-circuit voltage loss because of carrier transport enhancement at the absorber-buffer interface, resulting from the optimized conduction band offsets.
