Abstract:A highly linear W-band receiver front-end based on higher-order optical sideband (OSB) processing is proposed and experimentally demonstrated. Two-tone analysis shows that by manipulating higher-order OSBs, the third-order intermodulation distortion (IMD3) introduced by optoelectronic components (mainly modulators) in the receiver front-end can be further suppressed, and a 9 dB improvement of the ratio of the fundamental and IMD3 can be attained. In the experiment, the spurious-free dynamic range of the W-band receiver front-end is up to 122.1 dB.Hz(2/3), with improvement by 9 dB compared with that of only processing the five OSBs.

Abstract:This letter presents a 7–9-GHz four-element eight-beam receiver front end (FE) in 65-nm CMOS for satellite communications. To boost the linearity and defeat interferences, the FE proposes a strength-oriented nonlinearity cancellation (SoNC) technique based on multigate transistors (MGTRs). It demonstrates a 22-dB single-element gain with a 7-dB noise figure (NF) at 7.5 GHz. The measured input-referred 1-dB gain compression point (IP $_{\mathrm {1\, dB}}$ ) and third-order input interception point (IIP 3 ) at 7.5 GHz are −12 and −7.5 dBm, respectively. The chip occupies 19.8 mm 2 and consumes 1265 mW, and achieves an excellent linearity among silicon-based RF-beamforming receivers.

Abstract:This article presents a fully differential high-dynamic-range direct-conversion receiver for sub-1-GHz band applications in a 180-nm CMOS technology. The integrated self-adaptive multipart automatic gain control (AGC) loops are designed to cope with large input signal. In the radio frequency (RF) domain, a gain-adjustable noise-canceling balun low-noise amplifier (LNA) and a high-linearity RF variable gain amplifier (VGA) are co-designed to keep a steady differential output power for the mixer stage. In baseband (BB), a novel gain distribution method is proposed to protect BB circuits from saturation. To prove the concept, one of the most typical and strict application scenarios in the sub-1-GHz band, digital television (DTV) standard, is analyzed and chosen as the design target. The receiver achieves a noise figure (NF) of 3.6–4.6 dB in the ultrahigh-frequency (UHF) band. A wide gain tuning range of 128.8 dB is realized in this work, featuring fully integrated AGC loops. The programmable bandwidth of the low-pass filter (LPF) can be adjusted from 1 to 4 MHz, supporting 2-/6-/7-/8-MHz signal channels. The maximum in-band third-order input-referred intercept point (IIP3) is 10 dBm under the conversion gain of 0 dB. The receiver consumes 49.56 mA from a 1.8-V voltage supply and occupies an area of 3.56 mm2.

Abstract:A scheme for simultaneous down-conversion and linearisation of radio-frequency (RF) signals is proposed and demonstrated. Based on carrier-suppressed double-sideband modulation, the input RF signal can be down-converted to any intermediate frequency (IF) tone in the range of 8-12 GHz. Compared with the down-conversion scheme with two cascaded intensity modulators, the proposed scheme has improvement of >21 dB of the suppression ratio of third-order intermodulation distortion and 6.17 dB of spurious-free dynamic range.

A new power-saving multi-mode LO generator with low phase noise is proposed to provide the 4-phase 25%-duty-cycle clocks. This RF front-end is integrated in a receiver with an on-chip frequency synthesizer in 0.13μm CMOS. The measurement results show that, the receiver achieves -6dBm IIP3 and at least +60dBm IIP2 for all modes and bands.

Abstract:An 850 nm monolithically integrated optical receiver front-end, including PIN/TIA, PIN/DA, MSM/TIA and MSM/DA, was developed based on domestic material and technology.The photodiode and photo-detector circuit were studied and optimized, respectively.A photodiode model was established by using Silvaco software and verified by experimental data.The distributed amplifier achieved a -3 dB bandwidth of about 20 GHz and a transimpedance gain of 46 dBΩ.Both input and output voltage standing wave ratios (VSWR)were less than 2 and the noise figure (NF)varied from 3.03 dB to 6.5 dB.The transimpedance amplifier had a -3 dB bandwidth of about 10 GHz and a transimpedance gain of 43 dBΩ.The VSWR were less than 3.5 and NF varied from 3.03 dB to 6.5 dB.Eye diagrams of the optical receiver were measured at a bit rate up to 5 Gb/s.

Abstract:This work presents a linearized Ka-band heterodyne receiver for millimeter-wave phased-array systems with high linearity requirement. A folded class-AB inductive peaking mixer and a two-stage magnetic self-cancellation-based load-pull interstage matching Intermediate-frequency (IF) amplifier are proposed to improve the linearity of input and output 1-dB compression point, respectively. The proposed receiver is implemented in 65 nm CMOS technology and its core area is 0.7 mm(2). The measured input 1-dB compression point (IP1dB) is -10.9 dBm and the output 1-dB compression point (OP1dB) is 7.1 dBm, with noise figure (NF) of 10.1 dB at center frequency. To the best knowledge of the authors, the proposed RX achieves the highest IP1dB and OP1dB among all the listed publications in silicon technology. The power consumption of the receiver including LO path is 119mW.

Abstract:An optical receiver employs an all-inverter-based front-end design that provides maximum transconductance for a given power supply and allows for ultra-low power consumption. The feedback transimpedance amplifier (TIA) input stage utilizes a multi-stage amplifier to achieve a dramatic increase in feedback resistance and lower input-referred noise. Cascading an inverter-based active inductor continuous-time linear equalizer provides frequency peaking to compensate the input stage TIA that is intentionally designed with a reduced bandwidth to achieve adequate sensitivity at low power. Fabricated in 28 nm CMOS, the 12.5 Gb/s optical receiver achieves 10.7 dBm OMA sensitivity at 0.11 pJ/bit energy efficiency and occupies only 720 area.

Abstract:A fully integrated receiver RF front-end designed in 0.13μm CMOS that meets the WCDMA system requirements is presented. The receiver RF front-end requires no interstage SAW filter. To handle the stringent linearity requirements in terms of both IP3 and IP2 set for the RF front-end, a current-mode passive mixer constructing a built-in high-Q bandpass filter is adopted to suppress blockers including the transmitter leakage, and an IP2 calibration circuit is applied to the mixer. A new start-up circuit is proposed for the operational amplifier in the transimpedance amplifier. To generate the quadrature clocks, a three-stage RC polyphase filter is used. The measurement results show that, owing to this high-linearity RF front-end, the receiver achieves -15dBm IIP3 and +72dBm IIP2, which satisfies the WCDMA SAW-less requirements.

Abstract:A linearization scheme for receiving broadband radio frequency (RF) is theoretically analyzed and experimentally demonstrated. The system uses three intensity modulators (IMs) to impose a two-tone RF signal on an optical carrier. We demonstrate that the linearization technique can be used to suppress the third-order intermodulation distortion (IMD3) and the five-order inter-modulation distortion (IMD5) components simultaneously. An improvement of the spurious free dynamic range (SFDR) as large as 112.13 dB in 1-Hz bandwidth is achieved, which is 13.5 dB higher than the SFDR of a conventional intensity-modulated scheme.

Abstract:An 850 nm monolithically integrated optical receiver front end has been developed with 0.5 μm GaAs PHEMT process, mesa process and interconnected photolithography technology between mesa and plane, which comprises a metal-semiconductor-metal (MSM) photodetector and a transimpedance preamplifier. The photodetector has a photosensitive area and a capacitance of 2000 μm2 and 0.15 pF respectively, as well as a dark current of less than 14 nA under a bias of 4 V. The transimpedance preamplifier has a -3 dB bandwidth close to 10 GHz, with a transimpedance of 43 dBΩ; The front end has a relatively clear output eye diagram for the 850 nm optical signd modulated by 2.5 Gb/s NRZ pseudorandom binary sequence.

Abstract:This letter presents a 56-GBaud linear optical receiver (ORX) hybrid integrated with InGaAs PIN photodiodes (PDs) and fully-differential SiGe BiCMOS transimpedance amplifier (TIA) for high-speed optical links. The ORX achieves peaking-free transmission from the intrinsic PD current to the TIA input by employing a two-stage transimpedance (TI) topology of a common-base (CB) input stage and a shunt-feedback (SFB) amplification stage. The topology also generates a high-frequency peaking and effectively expands the bandwidth (BW) of the overall ORX despite the large PD capacitance. The optical/electrical (O/E) measurement results show that the proposed ORX achieves 41-GHz –3-dB BW at the maximum gain setting. With the pseudo-random bit sequence (PRBS) length of 231–1, the proposed ORX exhibits –10-dBm optical modulation amplitude (OMA) sensitivity at 1E−6 bit error rate (BER) for 56-Gb/s NRZ transmission, –2.9-dBm OMA sensitivity at 2.4E−4 BER (KP4-FEC) and 4-dBm OMA overload below KP4-FEC for 56-GBaud (112-Gb/s) PAM4 transmission, resulting in an input OMA dynamic range >6.9 dB. The ORX dissipates 330 mW from a 3.3-V voltage supply and occupies 1.5-mm2 die area.

Abstract:We present a dual-loop composite optical phase-locked loop (OPLL) composed of an acousto-optic frequency shifter based external modulation loop and a piezo based direct modulation loop for the generation of highly coherent swept-frequency fiber laser. It allows offering a larger loop bandwidth and gain, permitting an efficient linearization and coherence enhancement. We have verified experimentally a highly coherent swept-frequency fiber laser with a high fidelity and linearized frequency sweep with sweep range of ~8.2 GHz at ~164 GHz/s sweep rate, accompanied with a peak-to-peak frequency error as low as ~130 kHz. The in-band noise of the coherent beat note has been effective suppressed by almost 60 dB within a loop bandwidth up to ~80 kHz . The proposed linearly swept-frequency fiber laser provides a straightforward optimization of the real-time sweep control and far distance ranging in various scenarios, which is supposed to be a beneficial tool in both industrial and commercial applications.

Abstract:A novel wideband receiver RF front-end, including a resistive negative feedback wideband low-noise amplifier (LNA) with feedforward noise and distortion cancellation and a current commutating down conversion passive mixer with biquad trans-impedance amplifier, is presented in this paper. In comparison to conventional resistive negative feedback LNAs, theory analysis and experimental results for the proposed LNA circuit shows improved performance parameters, including voltage gain, noise figure (NF), and input-referred third-order intercept point (IIP3), especially helpful for wideband LNA design in modern deep-submicrometer CMOS. A wideband receiver RF front-end fabricated in 0.13-mu m CMOS, based on the proposed feedforward noise and distortion-cancellation resistive-feedback LNA, has 42-48-dB conversion gain with 0.8-12-MHz tunable IF -3-dB bandwidth and 12-dB adjacent channel selectivity at 2f(p), -14-dBm IIP3, and 3-dB NF double-sideband with 10-kHz flicker-noise corner frequency.

Abstract:A high linearity variable gain low noise amplifier (VGLNA) used for WCDMA receiver is presented. Power constrained simultaneous noise and input matching (PCSNIM) technique is adopted to design the inductive source degenerated LNA. To improve the dynamic range of the receiver, capacitive divider and current steering technique are adopted to implement the three gain modes. The chip was manufactured using SMIC 0.13-μm CMOS technology. The resulting VGLNA achieves 2.65 dB noise figure with 15.9 dB voltage gain, and 2.3 dBm IIP3 at high gain mode. The core fully differential VGLNA consumes 8 mA from a 1.5 V power supply.

Abstract:A 2.4 GHz low power, low noise, SAW-less, high linearity RF receiver front-end was designed for wireless communication. By adopting low noise variable gain TCA (Transconductor Amplifier), 25% duty cycle LO (Local Oscillator) current conveyor passive mixer and TIA (Transimpedance Amplifier), the receiver has the features of low noise, high linearity, and variable gain. Due to the IIP2 calibration and the passive mixer, the voltage amplitude and the non-linearity were reduced. Tested 2.4 GHz RF front-end gain is 45 dB and noise figure is 2dB. The IIP3 and IIP2 are -7dBm and +72dBm and power consumption is 24mA@1.2V. This chip is fabricated in 0.13 μm RF CMOS process and the area of the proposed front-end is 0.54 mm2 and the total transceiver area is about 6.4 mm2.
