Ferroelectric hafnia as an intrinsic ionic conductor

Abstract: The intensively concerned hafnia-based ferroelectric (FE) material has been controversial over whether its observed hysteresis behavior originates from ferroelectricity or electrochemistry. We declare theoretically that FE-HfO2 itself is a genuine ionic conductor, whose ionic conductibility is enabled by continuous FE switching in a nesting nucleation-and-growth manner. We revisit the rigorous application of modern theory of polarization on FE-HfO2, and reveal the microscopic mechanism of its ionic conductibility from first principles. We propose that oxygen ions in displacive FE-HfO2 can be collectively conducted along connected FE switching paths, and the conductivity should be field-dependent following the Merz's law. Our results show that FE-HfO2 has intrinsic ionic conductibility mediated by ferroelectricity.
