Abstract:A hybrid integrated low-noise linear chirp frequency-modulated continuous-wave (FMCW) laser source with a wide frequency bandwidth is demonstrated. By employing two-dimensional thermal tuning, the laser source shows frequency modulation bandwidth of 10.3 GHz at 100 Hz chirped frequency and 5.6 GHz at 1 kHz chirped frequency. The intrinsic linewidth of 49.9 Hz with 42 GHz continuous frequency tuning bandwidth is measured under static operation. Furthermore, by pre-distortion linearization of the laser source, it can distinguish 3 m length difference at 45 km distance in the fiber length measurement experiment, demonstrating its application potential in ultra-long fiber sensing and FMCW light detection and ranging. © 2021 Chinese Laser Press

Abstract:A low noise linearly frequency modulated continuous wave laser source with a wide frequency bandwidth is demonstrated. By two-dimensional thermal tuning, the laser source shows 42 GHz continuous frequency tuning with 49.86 Hz intrinsic linewidth under static operation. For dynamical FMCW, the laser source has 10.25 GHz frequency bandwidth at 100 Hz chirped frequency and 5.56 GHz at 1 kHz chirped frequency. With pre-distortion linearization, it can distinguish 3 m length difference at 45 km distance in the fibre length measured experiment, which demonstrate a potential for application in ultra-long fibre sensing and FMCW LiDAR.

Abstract:Narrow linewidth and fast-chirped frequency are essential in frequency-modulated continuous-wave lasers. We introduce a laser that meets these requirements by coupling a distributed feedback laser with an external high-Q microring resonator, where a bulky stacked piezoelectric chip is attached to the resonator for fast tuning. The laser demonstrates an ultranarrow intrinsic linewidth of 22 Hz in the self-injection-locked state. Actuated by the bulky piezoelectric chip, the maximum triangular actuation bandwidth can reach 100 kHz. The driving voltage is filtered to avoid a resonant mechanical mode, obtaining the minimum residual linearity error at 10 kHz with a 4.2 GHz tuning range. A light detection and ranging system was set up for a proof-of-concept experiment, demonstrating a high detection precision with standard deviations of 2.7 and 4.0 cm for targets at 15 and 30 m, respectively.

Abstract:Low-noise lasers are of central importance in a wide variety of applications, including high spectral-efficiency coherent communication protocols, distributed fibre sensing, and long distance coherent LiDAR. In addition to low phase noise, frequency agility, that is, the ability to achieve high-bandwidth actuation of the laser frequency, is imperative for triangular chirping in frequency-modulated continuous-wave (FMCW) based ranging or any optical phase locking as routinely used in metrology. While integrated silicon-based lasers have experienced major advances and are now employed on a commercial scale in data centers, integrated lasers with sub-100 Hz-level intrinsic linewidth are based on optical feedback from photonic circuits that lack frequency agility. Here, we demonstrate a wafer-scale-manufacturing-compatible hybrid photonic integrated laser that exhibits ultralow intrinsic linewidth of 25 Hz while offering unsurpassed megahertz actuation bandwidth, with a tuning range larger than 1 GHz. Our approach uses ultralow-loss (1 dB/m) Si$_3$N$_4$ photonic microresonators, combined with aluminium nitride (AlN) or lead zirconium titanate (PZT) microelectromechanical systems (MEMS) based stress-optic actuation. Electrically driven low-phase noise lasing is attained by self-injection locking of an Indium Phosphide (InP) laser chip and only limited by fundamental thermo-refractive noise. By utilizing difference drive and apodization of the photonic chip, a flat actuation response up to 10 MHz is achieved. We leverage this capability to demonstrate a compact coherent LiDAR engine that can generate up to 800 kHz FMCW triangular optical chirp signals, requiring neither any active linearization nor predistortion compensation, and perform a 10 m optical ranging experiment, with a resolution of 12.5 cm.

Abstract:Integrated narrow-linewidth lasers are the key devices in compact coherent optical systems of metrology, sensing, and optical microwave generation. Here, we demonstrate a hybrid integrated laser based on an optical negative feedback scheme. The laser is composed of a commercial distributed feedback (DFB) laser diode and an on-chip micro-resonator with a Q-factor of 0.815 million. The feedback optical field is coupled back to the laser cavity through the back facet. Therefore, the laser can maintain the lasing efficiency of the DFB laser diode. The linewidth of the DFB laser diode is compressed from 2 MHz to 6 kHz, corresponding to the linewidth reduction factor of 25.2 dB. The theoretical result shows that the laser performance still has a huge improvement margin through precise control of the detuning between laser frequency and the micro-resonator, as well as the phase delay of the feedback optical field. The hybrid narrow-linewidth laser diode has wide application prospects in coherent optical systems benefitting from the low cost and volume productivity.

Abstract:We have designed and fabricated a hybrid integrated laser source with full C-band wavelength tunability and high-power output. The external cavity laser is composed of a gain chip and a dual micro-ring narrowband filter integrated on the silicon nitride photonic chip to achieve a wavelength tuning range of 55 nm and a SMSR higher than 50 dB. Through the integration of the semiconductor optical amplifier in the miniaturized package, the laser exhibits an output power of 220 mW and linewidth narrower than 8 kHz over the full C-band. Such a high-power, narrow-linewidth laser diode with a compact and low-cost design could be applied whenever coherence and interferometric resolutions are needed, such as silicon optical coherent transceiver module for space laser communication, light detection and ranging (LiDAR).

Abstract:We show the generation of a tunable linearly chirped microwave waveform (LCMW) with an ultra-large time-bandwidth product (TBWP) based on a hybrid Fourier-domain mode-locked (FDML) laser. The key device in the hybrid FDML laser is a silicon photonic integrated micro-disk resonator (MDR) which functions as an optical bandpass filter, to have strong wavelength selectivity and fast frequency tunability. By incorporating the integrated MDR in the fiber-based ring cavity to perform frequency-domain mode locking, an FDML laser is realized and a broadband frequency-chirped optical pulse is generated. By beating the frequency-chirped optical pulse with an optical carrier from a laser diode (LD) at a photodetector (PD), an LCMW is generated. The bandwidth of the LCMW is over 50 GHz and the temporal duration is over 30 µs, with an ultra-large TBWP of 1.5 × 106. Thanks to the strong tunability of the MDR in the FDML laser, the generated LCMW is fully tunable in terms of bandwidth, temporal duration, chirp rate, and center frequency.

Abstract:Recent advances in the development of ultra-low loss silicon nitride integrated photonic circuits have heralded a new generation of integrated lasers capable of reaching fiber laser coherence. However, these devices presently are based on self-injection locking of distributed feedback (DFB) laser diodes, increasing both the cost and requiring tuning of laser setpoints for their operation. In contrast, turn-key legacy laser systems use reflective semiconductor optical amplifiers (RSOA). While this scheme has been utilized for integrated photonics-based lasers, so far, no cost-effective RSOA-based integrated lasers exist that are low noise and simultaneously feature fast, mode-hop-free and linear frequency tuning as required for frequency modulated continuous wave (FMCW) LiDAR or for laser locking in frequency metrology. Here we overcome this challenge and demonstrate a RSOA-based, frequency agile integrated laser, that can be tuned with high speed, with high linearity at low power. This is achieved using monolithic integration of piezoelectrical actuators on ultra-low loss silicon nitride photonic integrated circuits in a Vernier filter-based laser scheme. The laser operates at 1550 nm, features 6 mW output power, 400 Hz intrinsic laser linewidth, and allows ultrafast wavelength switching within 7 ns rise time and 75 nW power consumption. In addition, we demonstrate the suitability for FMCW LiDAR by showing laser frequency tuning over 1.5 GHz at 100 kHz triangular chirp rate with nonlinearity of 0.25% after linearization, and use the source for measuring a target scene 10 m away with a 8.5 cm distance resolution.

Abstract:Using the selective-area-growth (SAG) technique we have recently successfully fabricated FM lasers based on the integrated DFB/EA modulator devices. The InGaAs/InGaAsP MQW device with a separate confined heterostructure (SCH) and a planar semiinsulating buried-heterostructure (BH), was grown in one primary growth by low-pressure MOCVD. The lasing wavelength is around 1.551 μm.

Abstract:Advanced applications in optical metrology demand improved lasers with high spectral purity, in form factors that are small and insensitive to environmental perturbations. While laboratory-scale lasers with extraordinarily high stability and low noise have been reported, all-integrated chip-scale devices with sub-100 Hz linewidth have not been previously demonstrated. Lasers integrated with optical microresonators as external cavities have the potential for substantial reduction of noise. However, stability and spectral purity improvements of these lasers have only been validated with rack-mounted support equipment, assembled with fibre lasers to marginally improve their noise performance. In this work we report on a realization of a heterogeneously integrated, chip-scale semiconductor laser featuring 30-Hz integral linewidth as well as sub-Hz instantaneous linewidth.

Abstract:In this work, a hybrid integrated tunable external cavity laser (ECL) with a sub-10 Hz intrinsic linewidth is demonstrated. In this hybrid ECL, two Si3N4-based subwavelength hole defect assisted microring resonators, acting as high-Q laser reflectors, are butt-coupled with a chip-scale semiconductor optical amplifier at the two edges, respectively. The experimental results show that the hybrid ECL achieves a sub-10 Hz intrinsic linewidth across a wavelength tuning range from 1525 to 1565 nm, featuring a record lowest value of 6.06 Hz. The demonstrated hybrid ECL opens up opportunities toward the applications of high-speed optical communications and high-resolution light detection and ranging.

Abstract:A method for flexibly generating dual-chirp microwave waveform (DCMW) is proposed and experimentally demonstrated. The scheme uses a monolithic integrated three-section laser, which consists of a front section laser, a phase section and a rear section laser. Under the appropriate control current, the integrated laser works in the period-one (P1) state, and the two beams of different frequencies generated by the integrated laser can produce stable beat frequency. After photoelectric conversion, the generated DCMW has the flexible tunability of the central frequency. Through theoretical analysis and experimental demonstration, the DCMW with time-bandwidth-product (TBWP) of 6 × 10 5 and chirp rate of ± 0.03 GHz/μs is obtained at different centre frequencies. In addition, the auto-ambiguity function of the generated DCMW is also studied and it is proved that the proposed scheme can improve the range-velocity resolution, so it has application prospects in microwave photonic radar systems.

Abstract:We present an experimental implementation of a chirped mid-infrared (mid-IR) high-power laser source with variable center frequency between 4 THz to 30 THz and continuously tunable frequency sweep of up to 20 % within one pulse, with a pulse duration of 2 ps. The peak electric field obtained at 4 THz is 1.5 MV/cm. We generate the mid-IR light using a difference-frequency generation (DFG) process with two phase-locked, chirped IR pulses. The obtained mid-IR electric field waveform is characterized using electro-optic sampling. We compare our experimental results with the predictions of numerical simulations. The results indicate the potential for efficient driving of vibrational modes into a strongly anharmomic regime, in cases where using Fourier-transform-limited pulses to achieve similar vibrational amplitudes would lead to dielectric breakdown.

Abstract:A chip-scale frequency modulated continuous wave (FMCW) laser is implemented by coupling the distributed feedback (DFB) laser to an external high-Q micro-ring resonator based on Si3N4 waveguide. By self-injection locked, the laser realizes continuous tuning and frequency modulated without mode hopping. The lasering frequency is tracing the resonant frequency of the micro-ring which is tuned by thermo-optic (TO) effect. The laser shows a DC frequency tuning range of 9.1 GHz with a low noise of 3.7 kHz linewidth. Dynamic timefrequency domain analysis of the frequency modulation is also demonstrated, which has a potential application for light detection and ranging (LIDAR).

Abstract:Frequency-agile lasers that can simultaneously feature low noise characteristics as well as fast mode hop-free frequency tuning are keystone components for applications ranging from frequency modulated continuous wave (FMCW) LiDAR, to coherent optical communication and gas sensing. The hybrid integration of III-V gain media with low-loss photonic integrated circuits (PICs) has recently enabled integrated lasers with faster tuning and lower phase noise than the best legacy systems, including fiber lasers. In addition, lithium niobate on insulator (LNOI) PICs have enabled to exploit the Pockels effect to demonstrate self-injection locked hybrid lasers with tuning rates reaching peta-hertz per second. However, Pockels-tunable laser archetypes relying on high-Q optical microresonators have thus far only achieved limited output powers, are difficult to operate and stabilize due to the dynamics of self-injection locking, and require many analog control parameters. Here, we overcome this challenge by leveraging an extended distributed Bragg reflector (E-DBR) architecture to demonstrate a simple and turn-key operable frequency-agile Pockels laser that can be controlled with single analog operation and modulation inputs. Our laser supports a continuous mode hop-free tuning range of over 10 GHz with good linearity and flat actuation bandwidth up to 10 MHz, while achieving over 15 mW in-fiber output power at 1545 nm and kHz-level intrinsic linewidth, a combination unmet by legacy bulk lasers. This hybrid laser design combines an inexpensive reflective semiconductor optical amplifier (RSOA) with an electro-optic DBR PIC manufactured at wafer-scale on a LNOI platform. We showcase the performance and flexibility of this laser in proof-of-concept coherent optical ranging (FMCW LiDAR) demonstration, achieving a 4 cm distance resolution and in a hydrogen cyanide spectroscopy experiment.
