Abstract:We experimentally demonstrate a hybrid structure microlaser on chip with a single CdSe nanowire attached to a high-Q silica microdisk cavity at room temperature. When pumped by a 532 nm pulse laser, both single-longitudinal mode and multi-longitudinal mode lasers with linewidth of 0.18 nm are obtained from the hybrid structure with a 58-mu m-diameter microdisk and a 250-nm diameter nanowire. The measured lasing threshold of the microlaser is as low as 100 mu J/cm(2). (C) 2012 Optical Society of America

Abstract:The comprehensive theoretical analyses and experimental studies on semiconductor disk lasers are presented. The edge-emitting photoluminescence spectrum which reflects the essential emission properties of quantum wells is theoretically modeled, and the result is in good agreement with the experiment. The surface-emitting photoluminescence spectrum which carries the characteristics of the semiconductor microcavity is explained using the numerically simulated longitudinal confinement factor. The output characteristic is modeled by taking into account the thermal effect, and the result is consistent with the experiment. The oscillating mode of the laser is codetermined by the reflectivity of DBR, the edge-emitting, and the surface-emitting PL spectrum.

Abstract:We investigate lasing and output directionality of limacon-shaped microdisk lasers of dimensions comparable to the emission wavelength. The far-field patterns are shown to differ between lasing modes, unlike in large cavities where lasing modes exhibit universal emission directionality determined by chaotic ray dynamics. Unidirectional emission is obtained for certain modes in the wavelength-scale cavities. It results from weak coupling of nearly isotropic high-quality resonances to anisotropic low-quality resonances, combined with chiral symmetry breaking of clockwise and counterclockwise propagating waves. The latter is described by an extended ray dynamics which includes the Goos-Hanchen shift and the Fresnel filtering. Mode hybridization and wave effects in open cavities make it possible to control the output properties of individual lasing modes in wavelength-scale lasers.

Abstract: Integrated single-mode microlasers with ultra-narrow linewidths play a game-changing role in a broad spectrum of applications ranging from coherent communication and LIDAR to metrology and sensing. Generation of such light sources in a controllable and cost-effective manner remains an outstanding challenge due to the difficulties in the realization of ultra-high Q active micro-resonators with suppressed mode numbers. Here, we report a microlaser generated in an ultra-high Q Erbium doped lithium niobate (LN) micro-disk. Through the formation of coherently combined polygon modes at both pump and laser wavelengths, the microlaser exhibits single mode operation with an ultra-narrow-linewidth of 98 Hz. In combination with the superior electro-optic and nonlinear optical properties of LN crystal, the mass-producible on-chip single-mode microlaser will provide an essential building block for the photonic integrated circuits demanding high precision frequency control and reconfigurability.

Abstract:Microcavity shows the growing importance of the intensity enhancement, inhibition and spectral narrowing of spontaneous emission. The advantages of microcavity lasers are the very low threshold and small size. We have fabricated three types of semiconductor microdisks: InGaP, GaN, and InGaN multi-quantum-well microdisk with sun-like E-beam resist microstructure. The diameters are ranging from 5-20 micros. The photoluminescence of those microdisks in far-field and near-field observation are compared. Far-field fluorescence imaging shows bright emission of fluorescence around the circumference of the microdisks that can be interpreted as whispering-gallery mode in the disks. However, due to the different disk structures, near-field fluorescence images give several other different views of the light distribution of the microdisks corresponding to different optical modes in the disks. A theoretical calculation of the light distribution of InGaP microdisk based on the theory of optical modes in microdisk lasers is presented in this paper. The near-field mapping of the InGaN microdisks with sun-like E-beam resist structure demonstrates the possibility of using gratings made on the circumference to achieve directional emission without lowering output power.

Abstract:The surface-emitting photoluminescence spectrum is an important factor which directly participates in the determination of the oscillating wavelength and the output power of a semiconductor disk laser. Here a theoretical model for calculating the surface-emitting photoluminescence spectrum is presented. The surface-emitting photoluminescence spectra of two samples, one with a resonant microcavity and the other with an antiresonant microcavity, are calculated; the simulated results are in good agreement with the experimental results.

Abstract:The InGaAsP single quantum well microdisk lasers were successfully fabricated by using the conventional liquid phase epitaxy and micro-fabrication techniques for the first time. The single mode oscillation in the condition of a much lower threshold than that of conventional laser diode was observed experimentally. It demonstrated strong mode-selection capability of the microdisk, reflecting the character of a microcavity.

Abstract:A drawback of high-quality modes in optical microdisks is their isotropic light emission characteristics. Here we report a novel, robust, and general mechanism that results in highly directional light emission from those modes. This surprising finding is explained by a combination of wave phenomena (wave localization along unstable periodic ray trajectories) and chaotic ray dynamics in open systems (escape along unstable manifolds). The emission properties originating in the chaotic ray dynamics permit directional light output even from microlasers operating in the common multi-mode regime. We demonstrate our novel mechanism for the limacon billiard family and find directional emission with narrow angular divergence for a significant range of geometries and material parameters.

Abstract:The interaction of light with the localized/delocalized system, i.e., a metal surface with rectangular cavities of finite depth, has been studied. Reflection spectrum has been measured in the optical frequencies and resonant minima have been observed. We have developed an analytical model, which agrees well with the experiment. The localized waveguide resonance and delocalized surface resonance have been identified and discussed. The results may be useful for manipulating the coupling between light and matters.

Abstract:To meet the requirements for high speed, low cost, and more information capacity, silicon photonics has been booming in recent years. Silicon photonics covers a very wide field. For the silicon photonics, researchers have successfully achieved silicon-based optical waveguides, switches, modulators, and detectors. But the problem of silicon based light source has not been really resolved, which has become a primary bottleneck for further developing the silicon photonics. The momentum of a phonon is required to allow an electron to transit from the minimum of the conduction band to the maximum of the valence band in Si because of the indirect bandgap. This two-particle process with a low probability makes it difficult to achieve high-efficiency silicon-based light source by itself. However, much effort has been made to characterize and understand the light-emission phenomena of silicon-based devices. Also, more attempts were made to enhance the emission efficiency of silicon. Practical silicon lasers are very important for silicon photonics and have been a long goal for semiconductor scientists. A number of important breakthroughs in the past decade have focused on silicon as a photonic platform thanks to the efforts of scientists. In this review, we introduce the recent progress of silicon-based luminescence materials, silicon light emitting diodes and silicon lasers. In the first part of this paper, common types of silicon-based light emitting materials, including porous silicon, silicon nanocrystals, rare earth-doped silicon, silicon defect emission, germanium on silicon and semiconducting silicides are comprehensively reviewed. Among them, the quantum effects and surface effects of low-dimensional silicon can greatly enhance the light emission efficiency. The erbium atoms in silicon-based rare earth materials can produce the light emission at communication wavelength band independently of the host. The transition from the lowest excited state to the 4f ground state yields light at 1.54 m. Moreover the emission energy is independent of the temperature due to the inner atomic transition. Group IV materials grown on silicon such as Ge and GeSn alloy can change from indirect bandgap into direct bandgap by introducing mechanically strain and modifying the component. Strong enhancement of photoluminescence and net gain emerging from the direct transition are very significant for fabricating the devices. In the second part, different light emitting diodes (LEDs) fabricated with above luminescent materials are introduced. The Si PN diodes were once popular at the earlier research stage. One approach was to modify the effective surface on high-purity single crystal silicon and the other idea was to use optically active defects in silicon. Ten years later, silicon LEDs in which the dressed-photon-phonons assisted method is used, made the Si PN diode rejuvenated. LEDs fabricated on nano-structured Si and silicon-based film were limited in the optoelectronic integration since the luminescence wavelength is not corresponding to the low-loss communication region. Although erbium-doped and Er silicate LEDs emit suitable light, their high turn-on voltage and low luminescence efficiency block the practical application. The researches of Ge-on-Si LED mainly focus on modifying the band structure by introducing strain and n-doping. In the third part, firstly we summarize the basic rules of the silicon laser. Then, we review the most recent progress in the field. Nanometer Si with periodic array can only behave unambiguous laser action using optical pumping and at very low temperature. Low threshold silicon Raman lasers with racetrack ring resonator cavities can only stop on paper also due to the difficulty in electrical pumping. The Ge-on-Si lasers operating at room temperature by optical and electrical pumping were accomplished in the past 5 years. The GeSn laser that is CMOS-compatible also came into being this year. Although so far, lasing has been implemented only by using pulsed optical pumping and stopped working at 90 K, this first demonstration of lasing in a direct-gap group IV alloy grown on standard silicon substrates is potentially an important step on the way to a platform of fully integrated silicon-based photonics. Hybrid III-V-on-Si lasers are considered as one of the most practical means due to the excellent photoelectric properties and mature preparation technology. Finally, current problems and future development direction in the silicon light source are also presented briefly.
Analysis Theory of a High Q Microdisk Based on Material of InP and Its Application

Abstract:We analyze some models about microresonator′s high Q theory.Directional couple theory is proposed to solve coupling relationship between microresonator and bus waveguide.A novel microdisk optical switch based on InP material is designed,using the microdisk′s high Q theory,then the switch′s characteristics is analyzed.The free spectral range(FSR) is 3.4nm,the extinction ratio will achieve about 20dB.What′s more,the negative gap structure prominently improve coupling between the microdisk resonator and bus waveguide.

Abstract:The simulation of nonlinear self-focusing phenomenon using ray-tracing method can macroscopically provide an intuitive picture of the propagation of light in a self-focusing material,without adopting paraxial approximation or self-similar hypothesis.In this paper,propagation of light is sampled by discrete slices along a certain direction.Thus nonlinear propagation is turned into the combination of optical modulation of the refractive index on separate slices and linear propagation between each two adjacent slices.On each slice,after calculating the flux,we use a novel algorithm to suppress the quantized errors.For the linear propagating process,Adams method is adopted to solve the ray equations,which solve the problem that the widely used Runge-Kutta method cannot be used in simulation of light in nonlinear materials.The simulation results reveal that there are several foci along the propagating axis and the location of the first focus becomes closer to the incident plane as the power of light goes up.Furthermore,because the program traces real rays,it is possible to reach the non-paraxial region and reveal the phenomenon of ring-structure flux distributions caused by self-focusing.This is significant for the safety of high-power laser systems.Some commercial optical design and simulation software are also based on ray-tracing methods.Thus the systems including both nonlinear and linear materials are possible to simulate,which can guide people to set up the corresponding experimental systems.
Inversed Vernier effect based single-mode laser emission in coupled microdisks

Abstract:Recently, on-chip single-mode laser emission has attracted considerable research attention due to its wide applications. While most of single-mode lasers in coupled microdisks or microrings have been qualitatively explained by either Vernier effect or inversed Vernier effect, none of them have been experimentally confirmed. Here, we studied the mechanism for single-mode operation in coupled microdisks. We found that the mode numbers had been significantly reduced to nearly single-mode within a large pumping power range from threshold to gain saturation. The detail laser spectra showed that the largest gain and the first lasing peak were mainly generated by one disk and the laser intensity was proportional to the frequency detuning. The corresponding theoretical analysis showed that the experimental observations were dominated by internal coupling within one cavity, which was similar to the recently explored inversed Vernier effect in two coupled microrings. We believe our finding will be important for understanding the previous experimental findings and the development of on-chip single-mode laser.

Abstract:Based on the directional emission effect of semiconductor deformed microcavities, the fabrication of deformed microcavities in isotropic thin films will provide a new solution for multifunctional and highly integrated photonic active chips. Because the Limacon shaped microcavity has become one of the important configurations of single-mode, low threshold on-chip lasers,the directional emission properties of microdisks fabricated in thin film is investigated. Taking the TE 20,1 mode existing in the Z-cut lithium niobate thin film microdisk as an example, according to two-dimensional wave optics theory, the mode distribution, quality factor Q , and directional emission factor D of microdisk variations with different deformation factors ε are respectively analyzed through using the wave optics module of COMSOL; Adopting classical scattering theory, Poincaré surface of sections under different deformation factors are simulated by optimizing the DynamicalBillards.jl library in Julia. In the simulation realized by Julia, 200 particle collisions are used 200 times to simulate 200 reflections of rays and finally obtain PSOS images. Simulation results reveal that when the azimuthal quantum number of the light wave mode remains unchanged, although the shape of the microdisk varies, the ratio of the resonant wavelength inside the microdisk to the circumference of the microdisk is approximately a constant,which can provide predictions for the microdisk size and resonant wavelength estimation of microcavities . The corresponding PSOS shows that when ε ,the entire region is covered by chaotic sea area, therefore ε of 0, 0.16, 0.24, 0.28, 0.45 are selected to simulate the TE 20,1 mode distribution, far-field radiation flux angle distribution, and PSOS. Theoretical simulation results show that when the deformation factor is greater than 0.24, the microdisk has good unidirectional lasing properties, with a Q factor greater than 10 5 ; When the deformation factor is greater than 0.4, the PSOS is almost occupied by the chaotic sea area, with a Q factor below 10 3 . Therefore, when the deformation factor of the Limacon microdisk in the thin film can be chosen between 0.24 and 0.4, under which circumstance the microdisk not only carries high quality factor (about 10 3 -10 5 ), but also forms high laser directionality (about 6.45-8.32). The theoretical simulation results will provide a certain theoretical reference for the experimental research of thin film deformation microcavities.

Abstract:An analytical model is developed to study the thermal properties of microscale, inorganic light-emitting diodes (μ-ILEDs) with ultra-thin geometries and layouts. The predicted surface and μ-ILED temperatures agree well with experiments and finite-element simulations. A simple scaling law is obtained for the normalized μ-ILED temperature versus the normalized μ-ILED size. This study provides a theory to guide the design of layouts that minimize adverse thermal effects on the performance of μ-ILEDs not only for solid-state lighting but also for applications integrating μ-ILED devices on complex/soft substrate as are currently of interest in optogenetics and other emerging areas in biology.

Abstract:Random lasing (RL) in polycrystalline ZnO films is an intriguing research subject. Here, we have comparatively investigated electrically pumped RL behaviors of two metal-insulator-semiconductor structured devices using the hydrothermal and sputtered ZnO films as the semiconductor components, i.e., the light-emitting layers, respectively. It is demonstrated that the device using the hydrothermal ZnO film exhibits smaller threshold current and larger output optical power of the electrically pumped RL. The morphological characterization shows that the hydrothermal ZnO film is somewhat porous and is much rougher than the sputtered one, suggesting that in the former stronger multiple light scattering can occur. Moreover, the photoluminescence characterization indicates that there are fewer defects in the hydrothermal ZnO film than in the sputtered one, which means that the photons can pick up larger optical gain through stimulated emission in the hydrothermal ZnO film. Therefore, it is believed that the stronger multiple light scattering and larger optical gain contribute to the improved performance of the electrically pumped RL from the device using the hydrothermal ZnO film.

Abstract:Semiconductor micro/nanowire lasers can be used as integrated coherent light sources. Further, they can be extensively applied in various fields, including optical communication, optical computing, sensors, and biological studies. In this study, we review the domestic and international research progress on wavelength tuning and single-mode lasing of the semiconductor micro/nanowire lasers. Moreover, the Bose-Einstein condensation phenomenon of exciton-polariton based on the strong photon-exciton coupling effect is introduced as a new method to develop micro/nanowire lasers with low lasing thresholds. In addition, the operating mechanism of new lasers based on exciton-polariton and new achievements are presented.

Abstract:In order to meet the requirements of the new laser radar and laser active lighting for the miniaturized line light source, a linear laser light source that can be transmitted over long distances has been successfully designed and prepared. This linear laser light source is based on 808nm semiconductor laser. Firstly, a set of orthogonal placement plano-convex aspherical lens is used for collimating the laser beam of gauss distribution, thus the parallel beams that can be transmitted over long distances is obtained, and then through the Powell prism. Finally, the semiconductor laser is shaped into a laser light source with the slender and uniform intensity distribution. And we also have carried out an example design simulation with the Zemax optical design software and built an experimental system, and a laser light source has been successfully prepared with the divergence angles 54° of the fast directions and the uniformity 23.5% of the linear spot. The experimental results can match the Zemax simulation results well, which proves that the design method in this article is correct, simple and useful.
