Abstract:All‐solution process technique is used to fabricate an ultraviolet photodetector based on the van der Waals Schottky junction. The work function of Ti3C2Tx MXene is adjusted by the use of an Au electrode. The device with modulated photovoltaic‐pyroelectric effect and hole‐trapping mechanism under the reverse bias voltage obtains ultrahigh responsivity and specific detectivity together with a short response time. Two‐dimensional transition metal carbides and nitrides (MXenes) show tremendous potential for optoelectronic devices due to their excellent electronic properties. Here, a high‐performance ultraviolet photodetector based on TiO2 nanorod arrays/Ti3C2Tx MXene van der Waals (vdW) Schottky junction by all‐solution process technique is reported. The Ti3C2Tx MXene modulated by the Au electrode increases its work function from 4.41 to 5.14 eV to form a hole transport layer. Complemented by the dangling bond‐free surface of Ti3C2Tx, the Fermi‐level pinning effect is suppressed and the electric‐field strength of the Schottky junction is enhanced, which promotes charge separation and transport. After applying a bias of −1.5 V, the photovoltaic effect is favorably reinforced, while the hole‐trapping mechanism (between TiO2 and oxygen) and reverse pyroelectric effect are largely eliminated. As a result, the responsivity and specific detectivity of the device with FTO/TiO2 nanorod arrays/Ti3C2Tx/Au structure reach 1.95 × 105 mA W−1 and 4.3 × 1013 cm Hz1/2 W−1 (370 nm, 65 mW cm−2), respectively. This work provides an effective approach to enhance the performance of photodetectors by forming the vdW Schottky junction and choosing metal electrodes to modulate MXene as a suitable charge transport layer.

Abstract:Nanoporous anatase TiO2 films were fabricated by a screen-printing method, and CuxO quantum dots (QDs) were deposited on the TiO2 films through successive ionic layer adsorption and reaction (SILAR). The amount of CuxO QDs on the TiO2 films are controlled by changing the number of SILAR cycles. The morphology, microstructure, optical, and photoelectrochemical properties of different CuxO sensitized TiO2 films (CuxO/TiO2) were investigated in detail. The nanoporous TiO2 film offers a large surface area for anchoring QDs. QD deposited samples exhibited a significant improvement in photoelectrochemical performance than the bare of TiO2. CuxO/TiO2, prepared with 7 SILAR cycles, showed the best photoelectrochemical properties, where the photocurrent density was enhanced to 500.01 μA/cm2 compared with 168.88 μA/cm2 of bare TiO2 under visible light. These results indicate that the designed CuxO/TiO2 structure possesses superior charge separation efficiency and photoelectrochemical properties.

Abstract:Graphene/TiO2-based catalysts have attracted much attention as promising photocatalysts because of their low cost and excellent performance. In this report, we integrated the energy storage with high photocatalytic activity into a new model for wider applications in the field of energy utilization and environmental treatment. The MnOx quantum dots were decorated on reduced graphene oxide/TiO2 hybrids (GTM) by combining UV excitation with microwave method for the first time. Experimental results show that GTM nanohybrids have excellent photocatalytic activity for organic dyes under UV-vis light and good antibacterial activity. Besides, UV preexcitation can improve the adsorbability and photocatalytic durability of GTM nanohybrids for high-concentration dyes. These enhancements are attributed to the rapid separation of photogenerated carriers from reduced graphene oxide and surface defects induced by UV excitation, and the broad light absorption aroused by the narrow band gap and MnOx quantum dots simultaneously. Abstract:Abstract Sensitive solar-blind ultraviolet (UV) photodetectors are important to various military and civilian applications, such as flame sensors, missile interception, biological analysis, and UV radiation monitoring below the ozone hole. In this paper, a solar-blind UV photodetector based on a buried-gate graphene field-effect transistor (GFET) decorated with titanium dioxide (TiO2) nanoparticles (NPs) was demonstrated. Under the illumination of a 325-nm laser (spot size ~2 μm) with a total power of 0.35 μW, a photoresponsivity as high as 118.3 A/W was obtained, at the conditions of zero gate bias and a source-drain bias voltage of 0.2 V. This photoresponsivity is over 600 times higher than that of a recently reported solar-blind UV photodetector based on graphene/vertical Ga2O3 nanowire array heterojunction (0.185 A/W). Experiments showed that the photoresponsivity of the TiO2 NPs decorated GFET photodetectors can be further enhanced by increasing the source-drain bias voltage or properly tuning the gate bias voltage. Furthermore, the photoresponse time of the TiO2 NPs decorated GFET photodetectors can also be tuned by the source-drain bias and gate bias. This study paves a simple and feasible way to fabricate highly sensitive, cost-efficient, and integrable solar-blind UV photodetectors.

Abstract:Photoelectrochemical sensing represents a unique means for chemical and biological detection, with foci of optimizing semiconductor composition and electronic structures, surface functionalization layers, and chemical detection methods. Here, we have briefly discussed our recent developments of TiO 2 nanowire‐based photoelectrochemical sensing, with particular emphasis on three main detection mechanisms and corresponding examples. We have also demonstrated the use of the photoelectrochemical sensing of real‐time molecular reaction kinetic measurements, as well as direct interfacing of living cells and probing of cellular functions.

Abstract:Sulfur-doped graphene quantum dots (S-GQDs) decorated with high-quantum-yield titanium dioxide (TiO2) nanocomposite are synthesized by a simple hydrothermal method. Photoluminescence characterization shows that S-GQDs exhibit stronger absorption peaks at ultraviolet (UV) region than GQDs. Photocatalytic activity of the obtained S-GQD/TiO2 nanocomposite reaches 70% in 8 min; this activity is significantly enhanced compared with those of GQDs/TiO2 and pure TiO2. Improved UV light absorption and effective transfer of photogenerated electrons can be attributed to integration of S-GQDs with TiO2 in a cladding manner. The present work provides a new approach for development of attractive GQD-based nanocomposites with controllable structures and photocatalytic performance.

Abstract:Deep ultraviolet photodetectors play a critical role in applications such as ozone layer monitoring and missile alert systems. This work investigates the potential of graphene quantum dots to enhance deep ultraviolet light photodetection within the graphene/Si heterojunction. The addition of graphene quantum dots not only reduces the Schottky barrier between graphene and Si but also enhances the absorption ability of deep ultraviolet light by graphene and Si. As a result, the modified junction exhibited exceptional performance metrics, including a notable responsivity of 0.21 A/W, an impressive specific detectivity of 1.13 x 10(11) Jones, substantial external quantum efficiency of 94.5 %, and swift response speed (23.7/47.4 ns). Elevating the reverse bias voltage increases electron kinetic energy, thereby inducing collision ionization effects in Si. Subsequent evaluations revealed a high responsivity value of 31.4 A/W and a good gain of 28, affirming the capability of the device to detect faint light signals. The successful utilization of the Gr QDs/Gr/Si heterojunction as a single-pixel imaging device underscored its prowess in imaging applications. This innovative hybrid approach opens avenues for large-scale fabrication and diverse applications in optoelectronic devices.
Au/TiO2/Graphene Composite with Enhanced Photocatalytic Activity Under Both UV and Visible Light Irradiation

Abstract:Au/TiO2/graphene composite was synthesized by the combination of electrostatic attraction and photo-reduction method. In the composite, graphene sheets act as an adsorption site for dye molecules to provide a high concentration of dye near to the TiO2 and Au nanoparticles (NPs), and work as an excellent electron transporter to separate photoinduced e−/h+ pairs. Under UV irradiation, photogenerated electrons of TiO2 are transferred effectively to Au NPs and graphene sheets, respectively, retarding the recombination of electron–hole pairs. Under visible light irradiation, the Au NPs are photo-excited due to the surface plasmon resonance effect, and charge separation is accomplished by the interfacial electron injection from the Au NPs to the conduction band of TiO2 and then transfer further to graphene sheets. As a result, compared with pure TiO2, Au/TiO2/graphene composite exhibited much higher photocatalytic activity for degradation of methylene blue under both UV and visible light irradiation, based on the synergistic effect of Au, graphene in contact with TiO2, allowing response to the visible light, effective separation of photoinduced charges, and better adsorption of the dye molecules.

Abstract:Here we report the UV detection properties of vertically well aligned zinc oxide (ZnO) nanowires (NWs) coated with titanium dioxide-graphene oxide (TiO 2 -GO) nanocomposites which are fabricated by easy, cost-effective simple chemical methods comprised of sol-gel spin coating and chemical bath deposition. The films are deposited on fluorine-doped tin oxide (FTO) coated glass substrates with varied GO content of 0 %, 5 %, 10 % and 15 %. The formation of Schottky junction is evident from the non-linear current-voltage characteristics of FTO/ZnO NWs-GO/Ag configuration. Both the ideality factor (η) and the potential barrier height of the junction decreases with increased GO content in the film. Under UV irradiation (λ∼365 nm, power 8.0 μW), the ideality factor reduces from 9.40 to 8.71 and the potential barrier height decreases from 0.54 eV to 0.49 eV when 15 % GO is incorporated in ZnO NWs-TiO 2 films. The built-in electric field in the ZnO NWs/TiO 2 -GO nanocomposites facilitates the separation of electron-hole pairs, resulting in a significant improvement of photocurrent and high photo-responsivity of up to 13.52 A/W at low bias (0.5 V) with rapid response time (0.89 s) and fast recovery time (1.66 s). When varying concentrations of GO are added to ZnO NWs/TiO 2 nanocomposites, significant improvements in responsivity, as well as quick response and recovery time, are observed. Impedance spectra are measured under dark and UV light to investigate the role of GO in modulating the electrical properties of the ZnO NWs/TiO 2 -GO, a suitable hybrid nanostructure for optoelectronic application.

Abstract:Abstract In this study, we present a simple ultraviolet (UV) light photodiode by transferring a layer of graphene film on single-crystal ZnO substrate. The as-fabricated heterojunction exhibited typical rectifying behavior, with a Schottky barrier height of 0.623 eV. Further optoelectronic characterization revealed that the graphene-ZnO Schottky junction photodiode displayed obvious sensitivity to 365-nm light illumination with good reproducibility. The responsivity and photoconductive gain were estimated to be 3×10 4 A/W and 10 5 , respectively, which were much higher than other ZnO nanostructure-based devices. In addition, it was found that the on/off ratio of the present device can be considerably improved from 2.09 to 12.1, when the device was passivated by a layer of AlO x film. These results suggest that the present simply structured graphene-ZnO UV photodiode may find potential application in future optoelectronic devices.

Abstract:TiO2 nanorods (TNRs)/graphene (G)/ZnIn2S4 (ZIS)/electrolyte heterojunction arrays were synthesized via a three-step synthesis method and applied as an ultraviolet (UV)-visible self-powered photodetector (SPPD). At zero bias, the SPPD exhibited high responsivities of 13.79 mA/W for UV light and 0.39 mA/W for visible light, respectively. Under UV irradiation, the SPPD showed a short rise time of 5 ms and a decay time of 10 ms. TNRs offered an effective pathway for electron transport, and the type-II energy band structure formed by ZIS stacking improved the response of TNRs to UV and visible light significantly. Furthermore, the graphene intermediate layer accelerated the separation and transfer of carriers due to excellent charge collection ability. Therefore, the TNRs/G/ZIS/electrolyte heterojunction arrays have great potential for application in UV–visible SPPD.

However, the pure graphene photodetector photoresponsivity is limited to tens of mA/W by the low optical absorption and short exciton life of graphene. When higher responsivity is needed, the graphene layer needs to be coupled with other materials, e.g., Titanium Dioxide (TiO 2 ). Conventional TiO 2 recipes require either solution or high temperature which tends to destruct the graphene layer. In this work, TiO 2 is synthesized by oxygen plasma treating Ti film. This novel synthesis route of TiO 2 avoids defects introduced by the conventional recipes. The hybrid device shows a high photoresponsivity of ~ 179 A/W, a fast response time of ~ 20 ms and a specific detectivity of ~ 9.12 × 10 9 Jones with the incident light intensity of sub-microwatt. Under the illumination, the photon absorption in graphene creates electron–hole pairs, which were separated at TiO 2 /graphene interface by an internal electric field and corresponding electrons transfer from the graphene to TiO 2 layer. The high photoresponsivity is attributed to the long lifetime of the photoexcited charge carriers caused by a built-in field at the interface of TiO 2 /graphene. Our research provides an effective method to improve the photoresponse of the graphene-based photodetector. In addition, our TiO 2 recipe could be applied in the fabrication of other electronic devices where solution or high temperature processes are difficult.

Under the illumination, the photon absorption in graphene creates electron–hole pairs, which were separated at TiO2/graphene interface by an internal electric field and corresponding electrons transfer from the graphene to TiO2 layer. The high photoresponsivity is attributed to the long lifetime of the photoexcited charge carriers caused by a built-in field at the interface of TiO2/graphene. Our research provides an effective method to improve the photoresponse of the graphene-based photodetector. In addition, our TiO2 recipe could be applied in the fabrication of other electronic devices where solution or high temperature processes are difficult.
