Abstract:The role of defects in the room temperature ferromagnetism of the Co–ZnO based diluted magnetic semiconductor (DMS) was investigated by co-doping the DMS with Na. The structure characterizations indicate that both Na and Co ions enter into the ZnO lattice without the formation of secondary phase. The oxygen vacancy of ZnCoNaO increased while the carrier concentration decreased compared with that of ZnCoO, leading to the enhancement of the ferromagnetic property in the ZnCoNaO. The observed ferromagnetism introduced by Na ions is attributed to the exchange interaction via the electron trapped oxygen vacancies coupled with the magnetic Co ions.

Abstract:The effect of Na concentration on the room-temperature ferromagnetism in Na and Co codoped ZnO diluted magnetic semiconductor (DMSs) was investigated. The ferromagnetic state was found to be stable below 5% doping of Na due to the exchange interaction via electron trapped oxygen vacancies (F-center) coupled with the magnetic Co ions. With large Na doping of up to 10%, a sharp reduction in the magnetization was observed, showing that the oxygen vacancy mediated antiferromagnetic state becomes predominant. The observed correlation between the Na concentration, the carrier concentration, and the magnetization demonstrated the effect of the defect in controlling the ferromagnetism in the ZnO-based DMS system. Abstract:ZnO based diluted magnetic semiconductor particles (ZnO:Co) have been grown using a hydrothermal method with good crystallinity. The atomic percentage of Co presented in the specimen is about 0.01. Based on the x-ray diffraction and high-resolution transition electron, Co is found to be incorporated into ZnO lattice without evidence of obvious Co precipitates. However, from photoluminescence (PL) spectra in the range of 1.94 –3.45eV, a strong broad emission centered around 600nm (2.07eV) in the visible range as well as a relatively weak peak at 2.81eV are observed, indicating the presence of Co impurities. Moreover, intrinsic emissions such as DOX suggest that at least some Co have been doped into ZnO lattice, substituting for Zn2+ ions. The PL results further confirm the substitution of Zn2+ ions by Co, which leads to the changes of the electronic band structures. Magnetism could be realized at room temperature for the ZnO:Co nanoparticles under our experimental conditions although with low coercivity. The field-cooled and zero-field-cooled curves can be explained as a result of competition between the ferromagnetic and the antiferromagnetic ordering in the ZnO:Co nanoparticles. Combining the results from PL and magnetism characterization, it is reasonable to think that both doped Co in the ZnO lattice and Co impurities contribute to magnetism in ZnO:Co nanoparticles at room temperature.

Abstract:We investigated the correlation between magnetization and oxygen vacancies in Zn0.95Co0.05O nanoparticles. Enhanced magnetizations were found in SiO2 nanopowders and carbon nanotubes (CNTS) treated Zn0.95Co0.05O, which are attributed to minimizing nanoparticle size and increasing oxygen vacancy concentration. After oxygen annealing, the magnetization of both non-treated Zn0.95Co0.05O and CNTS treated Zn0.95Co0.05O decreased sharply with the filling of the oxygen vacancies, while the SiO2 treated Zn0.95Co0.05O was influenced little as the amorphous SiO2 shell prevents the diffusion of oxygen into magnetic particles. It demonstrated that the ferromagnetism comes from the interfacial oxygen deficiency and is tunable by changing the oxygen vacancies. (C) 2012 American Institute of Physics. High-temperature Solid State Synthesis and Characterization in Magnetic and Transporting Properties of Zn_xFe_(3-x)O_4 Powder

Abstract:Zn-doped magnetite Fe3O4 samples were prepared at different doped concentrations and annealed at high temperature in ambient air and N2 respectively.X-ray diffraction(XRD)results showed that samples annealed in air were oxidized and the consequent products were partially in α-Fe2O3 form.While for the samples annealed in N2,ZnxFe3-xO4 products of high purity were obtained.The doping of Zn2+ on the tetrahedral sites(A sites)changed the valence distribution of Fe2+ ions on the octahedral sites(B sites).The electron transporting mechanism remained to be variable range hopping(VRH)conduction.Measurement results of magnetic properties indicated that the super exchange coupling interaction between Fe2+ ions was affected by the low doping concentration of Zn2+ ions in the crystal,and the negative magnetoresistivity of ZnxFe3-xO4 was improved as well.

Abstract:Nanocrystalline Zn1-xCoxO samples were prepared by coprecipitation and annealing at 300 ℃ for 3 h in 5vol.%H2/Ar flow. Scanning electron microprobe measurements indicate that the samples with nominal Co contents of 0.05, 0.10, and 0.15 have the actual Co contents of 0.054, 0.100, and 0.159 respectively. X-ray diffraction patterns show that the major phase of the samples is of wurtzite structure, while the minor phase of CoO is observed in samples with Co contents of x=0.100 and 0.159. X-ray photoelectron spectroscopy shows that Co has three states: Co incorporated into ZnO matrix, CoO and metallic Co. It was found through magnetic measurements, that room-temperature ferromagnetism exists in all the samples and it comes from both the weak ferromagnetism of Zn-doped CoO1-δ and the magnetism of metallic Co clusters.

Abstract:The room-temperature ferromagnetism (RTFM) of Co-doped zinc oxide are reported in this paper. The Zn1-xCoxO (x=0.02, 0.06, 0.10) specimens were synthesized by solid state reaction of the mixture of ZnO and Co2O3 powders. The specimens were then annealed in the hydrogenation ambience. The RTFM was found in the hydrogenated samples, and the hysteresis loops of the hydrogenated Co-doped ZnO samples were measured at 300 K by using the superconducting quantum interference device magnetometer. The samples were further measured by X-ray diffraction, X-ray photoelectron spectroscopy, and high-resolution transmission electron microscopy.

Abstract:The origination of magnetism in Co-doped ZnO-based dilute magnetic semiconductor (DMS) with room temperature ferromagnetism (RTFM) has some controversy. In this paper, Zn1-xCoxO nanoparticles (x = 0.00, 0.01, 0.03 and 0.05) were prepared using sol-gel method. The relationship between oxygen vacancy or carrier concentration and magnetic properties were investigated. The hexagonal wurtzite structure of all the samples was confirmed by X-ray diffraction (XRD) and Fourier-transform infrared spectroscopy (FTIR). The morphological features were investigated by scanning electron microscopy (SEM) and transmission electron microscope (TEM), and the optical properties, including energy gap, were analyzed by ultraviolet–visible spectroscopy (UV–vis). The number of oxygen vacancies (VO) was measured by X-ray photoelectron spectroscopy (XPS), which is positively correlated with the Co content. The RTFM properties were analyzed by physical properties measurement system (PPMS). The results reveal that a higher carrier concentration is critical to promoting ferromagnetism. And, the magnetism of Co-doped ZnO may originate from VO defects or the carrier.

Abstract:Strongly enhanced room temperature ferromagnetism with saturate magnetization (Ms) of 0.98emu/g (0.71μB/Co) has been obtained in Zn0.98Co0.02O powders after annealing in H2 atmosphere at 500°C for 2h. Co3O4 has been clearly resolved in the as-prepared Zn0.98Co0.02O powders, and significantly suppressed by the hydrogenation. The structural characterizations have confirmed the incorporation of the interstitial H, and excluded the reduction of Co ions to the metallic state. Our results clearly demonstrate the ferromagnetic mediation between the neighboring Co ions by the interstitial H ions.

Abstract:Electrospinning, a general synthetic method, has been adopted to fabricate and assemble room‐temperature ferromagnetic diluted magnetic semiconductor nanofibers. Employing electrospinning technique followed by calcination and annealing process, we have successfully prepared uniform Co‐doped ZnO nanofibers with concentrations of Co between 0 and 15.0 at.%. And the solubility limit of Co dopant in ZnO nanofibers has been determined. The Zn1−xCoxO nanofibers annealed in hydrogen atmosphere exhibit ferromagnetism at 300 K, deviating from paramagnetism in the ones that were without annealing. Hence, the ferromagnetism in these fibers depends on not only Co addition but also the annealing process. Moreover, both coercive field and saturation magnetization increase along with the Co content. The ultimate coercive field and saturation magnetization are 610 Oe and 0.336 μB/Co of Zn0.85Co0.15O nanofibers, respectively. Origin of the observed enhanced room‐temperature ferromagnetism in Zn1−xCoxO nanofibers is analyzed according to the detailed micro‐structural characterization.

Abstract:The room-temperature ferromagnetism properties of Co-doped ZnO nanocrystals are reported in this paper. Zn(1-x)Co(x)O (0.0 < x < 0.06) specimens were synthesized by an aqueous solution method. The specimens were then hydrogenated at 600-800 degrees C for 1 h. Room-temperature ferromagnetism (RTFM) was observed in the hydrogenated samples, and the hysteresis loops of the hydrogenated Co-doped ZnO samples were measured at 300 K using a vibrating sample magnetometer (VSM). The samples were further measured by X-ray diffraction (XRD), scanning electron microscopy (SEM), and high-resolution transmission electron microscopy (HRTEM) with analysis energy dispersive X-ray spectroscopy (EDX).

Abstract:We prepare pure single-phase Co:ZnO powders introducing controllable interstitial Zni by Zn vapour annealing. The as-ground powder shows that no room-temperature ferromagnetism (RT-FM) exists, while the Zn vapour treated samples exhibit unambiguous RT-FM with a maximum magnetic moment of 0.2 μB/Co. The FM of Co:ZnO strongly depends on the Zn diffusion process, suggesting that not only carriers but also Zni defects play an important role in mediating FM in diluted magnetic semiconductors. A new core-shell model is proposed to interpret the mixture behaviour of FM and paramagnetism observed in the Zn vapour annealed Co:ZnO powders.

Abstract:The room-temperature ferromagnetism properties of Co-doped zinc oxide are reported in this paper. The Zn1-xCoxO (0.02 < x < 0.10)specimens were synthesized by the solid state reaction method with the mixture of Co2O3 and ZnO powders. The precursor Co2O3 and ZnO powders were mixed and milled for 10 h. The mixed powders were calcined at temperature of 600 degrees C and 1000 degrees C, respectively for 12 h, and then were cooled at the ambient temperature. Next, the powders were milled, made block and sintered for 12 h. The specimens were then hydrogenated at 600 degrees C for 1 h and 3 h, respectively. The room-temperature ferromagnetism (RTFM) was found in the hydrogenated samples, and the hysteresis loops of the hydrogenated Co-doped ZnO samples were measured at 10 K and 300 K by using the superconducting quantum interference device (SQUID) magnetometer (Quantum Design). The coercive field was about 310 Oe for the room-temperature measurement, and the saturation magnetization of the hydrogenated sample was about 0.056 mu(B)/Co. The samples were further measured by using X-ray diffraction (XRD), X-ray photoelectron spectroscopy (XPS), and high-resolution transmission electron microscopy (HRTEM). The results suggested the observed RTFM in the Co-doped ZnO was partly due to the existence of the cobalt nanoparticles in the hydrogenated samples. (c) 2006 Elsevier B.V. All rights reserved.

Defect Induced Room Temperature Ferromagnetism in High Quality Co-doped ZnO Bulk Samples

Abstract:The nature of the often reported room temperature ferromagnetism in transition metal doped oxides is still a matter of huge debate. Herein we report on room temperature ferromagnetism in high quality Co-doped ZnO (Zn1-xCoxO) bulk samples synthesized via standard solid-state reaction route. Reference paramagnetic Co-doped ZnO samples with low level of structural defects are subjected to heat treatments in a reductive atmosphere in order to introduce defects in the samples in a controlled way. A detailed structural analysis is carried out in order to characterize the induced defects and their concentration. The magnetometry revealed the coexistence of a paramagnetic and a ferromagnetic phase at room temperature in straight correlation with the structural properties. The saturation magnetization is found to increase with the intensification of the heat treatment, and, therefore, with the increase of the density of induced defects. The magnetic behavior is fully explained in terms of the bound magnetic polaron model. Based on the experimental findings, supported by theoretical calculations, we attribute the origin of the observed defect-induced-ferromagnetism to the ferromagnetic coupling between the Co ions mediated by magnetic polarons due to zinc interstitial defects.

Abstract:Homogeneous distribution of magnetic dopants in semiconductor hosts is highly desired for practical applications in spintronics. Herein, we show that codoping 2 at. % Cu with Zn0.98Co0.02O could change the magnetic behavior from paramagnetism to room temperature ferromagnetism. For Zn0.96Cu0.02Co0.02O nanocrystals prepared by a modified solid-state reaction method, the combination of x-ray absorption fine structure spectra at Co, Cu, and O K-edge reveals that the Cu and Co ions are substitutionally incorporated into the ZnO matrix and distribute randomly in the host. First-principles calculations further indicate strong hybridization between Co 3d states and Cu-induced donor impurity bands at the Fermi level, which effectively enhances the indirect ferromagnetic superexchange of Co ions and is responsible for the occurrence of ferromagnetism in (Co,Cu)-codoped ZnO.
Oxygen vacancies induced room temperature ferromagnetism and enhanced dielectric properties in Co and Mn co-doped ZnO nanoparticles

Abstract:We investigated the influence of oxygen vacancies (varying) on the structure and properties (dielectric and magnetic) of Co (fixed) and Mn (varied) co-doped ZnO nanoparticles (NPs) fabricated using the chemical precipitation technique. The oxygen vacancies in the lattice increased with an increase in dopants (Co, Mn) concentration. Annealing of the doped nanoparticles decreased their dielectric properties due to reduced grain boundaries caused by enhanced grain growth. Replacement of Zn ions with dopants in the lattice enhanced the samples' electrical conductivities due to the reduction in grain boundaries and increase of charge carriers. The co-doped nanoparticles annealed at 600 °C exhibited some hysteresis loop changes and became ferromagnetic (FM). The magnetization increased with an increase in dopants content in the ZnO matrix, while coercivity decreased. This shows that the properties of the doped samples are strongly related to the number of oxygen vacancies. These results demonstrated that the enhanced dielectric and magnetization responses of Co (fixed) and Mn (varied) co-doped ZnO nanoparticles are strongly correlated with the oxygen vacancies. The enhancement in optical, dielectric, and magnetic properties make transition metals (TM)-doped ZnO nanoparticles suitable for spintronics, and optoelectronic-based applications.

Abstract:We report an experimental and theoretical investigation on the room temperature ferromagnetism of Zn0.95Cu0.05O and Zn0.94Cu0.05M0.01O (M=Ni, Fe and Ag)Ni nanoparticles synthesized by sol–gel method. X-ray diffraction analysis reveals single hexagonal wurtzite; meanwhile the lattice parameters are found to be sensitive to the ionic radius of the doping elements and the crystallite size varies in the range 22–47 nm. Field emission scanning electron microscopy observations show particles with spherical shape for ZnO and semi-spherical shape for co-doped nanopowders. Magnetic measurements using SQUID reveal room temperature ferromagnetic ordering for doped and co-doped nanopowders with a lower saturation magnetization compared to Cu-doped ZnO. It is found that the co-doping has resulted in weakening the ferromagnetic phase at the expense of the paramagnetic. First-principles calculations indicate that only Cu and Fe codoped ZnO systems own ferromagnetism, which originated from the interaction between Fe-d and O-p electrons. However, all doped systems show positive formation energies indicating they are less stable than undoped ZnO.

Abstract:Highly (002)-orientated Zn0.95Co0.05O and Al-doped Zn0.95Co0.05O films were prepared by using inductively coupled plasma enhanced physical vapor deposition method. X-ray absorption spectroscopy and X-ray photoelectron spectroscopy confirmed that tetrahedrally coordinated Co2+ ions substituted for partial Zn2+ ions without changing wurtzite structure. Zn0.95Co0.05O film showed paramagnetic behavior even at 5K while room-temperature ferromagnetism was observed in Al-doped Zn0.95Co0.05O films. It is demonstrated experimentally that the intentional donor doping plays an important role in realizing dominant ferromagnetic ordering in Co-doped ZnO films.

Abstract:The effects of zinc oxide on the solid–solid interactions between cobalt and ferric oxides have been investigated by DTA–TG, XRD and SEM technologies. The dopant concentration was less than 0.6, and the solids were calcined at a series temperature of 600 °C, 740 °C, 870 °C and 1000 °C. Zn2+ began to diffuse into Co3O4 and Fe2O3 at temperature of about 600 °C, by which the ionic mobility was enhanced. Therefore, the ZnO-doping could decrease the temperature of chemical reactions between cobalt and ferric oxides to produce CoFe2O4. At the temperature of 1000 °C, cobalt ferrite with a smaller crystal lattice parameter was obtained by over Co3O4 other than the lager crystal lattice as reported. And Zn-doped CoFe2O4 with the uniform particles was produced.
