Detailed description: One Microsoft Excel file containing data for each plot in the main manuscript figures, as labelled. Photoluminescent data (1A) is measured through 355 nm laser illumination of a typical CdSxSe1-x nanowire at 7 different locations as shown in the image in the main text; intensities for each location are normalized to their respective maximum intensity. Photocurrent measurements (1C) are made applying bias between two electrodes toward the CdSe-rich end of a typical nanowire photodetector array, under the labelled irradiances by 490 nm light. Time response (1D) is of the same unit as measured for the photocurrent data, under illumination by a blue LED, pulsed at a frequency of 50 Hz. Calibration data (1E) is supplied for each unit (labelled as R" i", where" i" is the unit index) of a typical nanowire spectrometer with 30 units, consisting of the photocurrent measured under illumination at different wavelengths from 490 to 630 nm (spaced in the case of this example at increments of 5 nm) by a tunable Xe arc lamp source. Note that for the nanowire devices presented in Figs. 2A-D, 3F and 4G, a narrower sample spacing of 3 nm was used in the calibration. Note also that calibration photocurrents have been normalised for the purpose of more clearly illustrating the spread of cut-off wavelengths across the set of units. Abstract:The extraordinary optical properties of single-layer graphene have spurred the development of a variety of photonic components. We have previously demonstrated a scalable and versatile platform to facilitate the integration of graphene and other 2-D materials with chalcogenide glass-based planar photonics. In this paper, we detail the design criteria and optimization guidelines towards high-performance graphene-integrated thermo-optic (TO) switches based on the chalcogenide glass-on-graphene platform. Notably, absorption loss of graphene can be reduced to < 20 dB/cm when it is sandwiched inside photonic structures capitalizing on the anisotropic absorption property of graphene. We quantify energy efficiency of the TO switch, showing that the choice of cladding materials plays a critical role in improving device efficiency. Furthermore, we report a record TO switching efficiency of 10 nm/mW via judicious engineering of the overlap between optical mode and thermal profile.

Abstract:We systematically investigate the electronic structure and optical properties of edge-functionalized graphene quantum dots (GQDs) utilizing density functional and many-particle perturbation theories. A mechanism based on the competition and collaboration between frontier orbital hybridization and charge transfer is proposed. The frontier orbital hybridization of the GQD moiety and functional group reduces the energy gap between the highest occupied molecular orbital (HOMO) and the lowest unoccupied molecular orbital (LUMO), while the charge transfer from the GQD moiety to the functional group enlarges it. Contrarily, frontier orbital hybridization and charge transfer collaborate to shift down the energy of the first bright exciton, the former through activation of low-lying dark excitons and the latter via increased exciton binding energy. Functional groups containing a carbon oxygen double bond (C=0), namely, aldehyde (-CHO), ketone (-COCH3), and carboxyl (-COOH), are more favorable for tailoring the electronic and optical properties of pristine GQD among all the functional groups investigated here. The amino group (-NH2), although frequently employed in experiments, has a much weaker influence on electronic structure since the large charge transfer cancels out the effect of frontier orbital hybridization.

Abstract:Poly(3-hexylthiophene) (P3HT)-graphene nanocomposites were synthesized via in situ oxidative polymerization of 3-hexylthiophene monomer in the presence of graphene. The main thrust was to investigate the structural and optoelectronic properties of P3HT-graphene nanocomposites with various graphene concentrations. NMR spectroscopy was used to determine the regioregularity of the polymer composites, whereas Fourier transform infrared spectroscopy and differential scanning calorimetry were used to study their structural and thermal properties. Moreover, cyclic voltammetry was employed to evaluate the HOMO levels of the nanocomposites, while optical spectrophotometry (UV-Vis-NIR) was utilized to determine the optical bandgap of the composites. The information from the aforementioned techniques was used to estimate the HOMO-LUMO energy levels. The results revealed changes in the optical bandgap of P3HT with increasing graphene content. Furthermore, an extensive study aiming at the effect of graphene content on the optical constants of P3HT was conducted using ellipsometry. Photoluminescence analysis of the samples showed no quenching effect of photoluminescence emission with increasing graphene content. Our studies indicate that the inclusion of graphene impacts the optoelectronic properties of P3HT, which can further be used for advanced applications, such as organic solar cells, organic light emitting diodes, organic field-effect transistors, and polymer batteries.

Abstract:Black phosphorus is a two-dimensional material of great interest, in part because of its high carrier mobility and thickness dependent direct bandgap. However, its instability under ambient conditions limits material deposition options for device fabrication. Here we show a black phosphorus ink that can be reliably inkjet printed, enabling scalable development of optoelectronic and photonic devices. Our binder-free ink suppresses coffee ring formation through induced recirculating Marangoni flow, and supports excellent consistency (< 2% variation) and spatial uniformity (< 3.4% variation), without substrate pre-treatment. Due to rapid ink drying (< 10 s at < 60 °C), printing causes minimal oxidation. Following encapsulation, the printed black phosphorus is stable against long-term (> 30 days) oxidation. We demonstrate printed black phosphorus as a passive switch for ultrafast lasers, stable against intense irradiation, and as a visible to near-infrared photodetector with high responsivities. Our work highlights the promise of this material as a functional ink platform for printed devices.

Abstract:<p>Graphene and the following derivative 2D materials have been demonstrated to exhibit rich distinct optoelectronic properties, such as broadband optical response, strong and tunable light–mater interactions, and fast relaxations in the flexible nanoscale. Combining with optical platforms like fibers, waveguides, grating, and resonators, these materials has spurred a variety of active and passive applications recently. Herein, the optical and electrical properties of graphene, transition metal dichalcogenides, black phosphorus, MXene, and their derivative van der Waals heterostructures are comprehensively reviewed, followed by the design and fabrication of these 2D material‐based optical structures in implementation. Next, distinct devices, ranging from lasers to light emitters, frequency convertors, modulators, detectors, plasmonic generators, and sensors, are introduced. Finally, the state‐of‐art investigation progress of 2D material‐based optoelectronics offers a promising way to realize new conceptual and high‐performance applications for information science and nanotechnology. The outlook on the development trends and important research directions are also put forward.</p>

Computational evaluation of optoelectronic properties for organic/carbon materials

Abstract:CONSPECTUS: Organic optoelectronic materials are used in a variety of devices, including light-emitting diodes, field-effect transistors, photovoltaics, thermoelectrics, spintronics, and chemico- and biosensors. The processes that determine the intrinsic optoelectronic properties occur either in the photoexcited states or within the electron-pumped charged species, and computations that predict these optical and electrical properties would help researchers design new materials. In this Account, we describe recent advances in related density functional theory (DFT) methods and present case studies that examine the efficiency of light emission, carrier mobility, and thermoelectric figures of merit by calculation of the electron-vibration couplings. First we present a unified vibrational correlation function formalism to evaluate the excited-state radiative decay rate constant kr, the nonradiative decay rate constant knr, the intersystem crossing rate constant kISC, and the optical spectra. The molecular parameters that appear in the formalism, such as the electronic excited-state energy, vibrational modes, and vibronic couplings, require extensive DFT calculations. We used experiments for anthracene at both low and ambient temperatures to benchmark the calculated photophysical parameters. In the framework of Fermi's golden rule, we incorporated the non-adiabatic coupling and the spin-orbit coupling to evaluate the phosphorescence efficiency and emission spectrum. Both of these are in good agreement with experimental results for anthracene and iridium compounds. Band electron scattering and relaxation processes within Boltzmann theory can describe charge transport in two-dimensional carbon materials and closely packed organic solids. For simplicity, we considered only the acoustic phonon scattering as modeled by the deformation potential approximation coupled with extensive DFT calculations for band structures. We then related the carrier mobility to the band-edge shift associated with the lattice dilation of longitudinal waves. The calculated relaxation time was in good agreement with experimental data for the graphene sheet, which supports the methodology. We then found that the intrinsic electron mobility for a 6,6,12-graphyne sheet can be even larger than that of graphene. We extended this approach to investigate the thermoelectric transport of electrons in metal phthalocyanines, which showed reasonable Seebeck coefficients when compared with experiments. For the thermal lattice transport, we employed nonequilibrium molecular dynamics simulations. Combining both electron transport and lattice thermal conductivity, we can evaluate the thermoelectric figure of merit.

Abstract:We investigate the geometric, electric, and optical properties of two-dimensional honeycomb lattices using first-principles simulations. The main focus of this work is on the similarities and differences in their characteristics, as well as the delicate connection of orbital hybridizations and spin-polarizations with electronic and optical properties. Graphene, silicene, germanene, and their semi-hydrogenated systems, in turn, display sp2, sp2-sp3, and sp3s hybridizations. These bonding configurations are critical factors affecting the geometric structure, the electronic band structure, van Hove singularities in density of states, the magnetic configurations, the dielectric functions, and energy loss functions. Furthermore, the meta-stable and stable exciton states are expected to survive in pristine and semi-hydrogenated group IV monolayers, respectively. The theoretical predictions established in this work are important not only for basic science but also for high-tech applications.

Abstract:The vibrational properties, electronic structures and optical properties of novel carbon allotropes, such as monolayer penta-graphene (PG), double-layer PG and T12-carbon, were studied by first-principles calculations. Results of phonon calculations demonstrate that these exotic carbon allotropes are dynamically stable. The bulk T12 phase is an indirect-gap semiconductor having a quasiparticle (QP) bandgap of ∼5.19 eV. When the bulk material transforms to a two-dimensional (2D) phase, the monolayer and double-layer PG become quasi-direct gap semiconductors with smaller QP bandgaps of ∼4.48 eV and ∼3.67 eV, respectively. Furthermore, the partial charge density analysis indicates that the 2D phases retain part of the electronic characteristics of the T12 phase. The linear photon energy-dependent dielectric functions and related optical properties including refractive index, extinction coefficient, absorption spectrum, reflectivity, and energy-loss spectrum were also computed and discussed. Additionally, the chemical stability of monolayer PG and the electronic and optical properties of double-side hydrogenated monolayer PG were also investigated. The results obtained from our calculations are beneficial to practical applications of these exotic carbon allotropes in optoelectronics and electronics.

Abstract:Based on the recently-found bulked graphene-like PC6 monolayer with a direct band gap of 0.83 eV and an extremely high intrinsic conductivity, we have designed four novel two-dimensional materials, PC6X and PX6 (X = N, As). Phonon dispersions showed that these structures are stable except PAs6. Additionally, the stabilities, electronic structures, effective masses and optical properties of PC6N, PC6As and PN6 were studied by using the method of density-functional theory (DFT) calculations. The calculated band gaps of PC6N (2.87 eV), PC6As (2.81 eV) and PN6 (2.59 eV) have been significantly increased compared with intrinsic PC6 (0.83 eV). We also explained why band gaps of PC6N, PC6As and PN6 are widened by calculating their partial density of states (PDOS) and Mulliken populations. The obtained effective masses of electrons of PC6N, PC6As and PN6 were compared with that of PC6. The optical properties of absorption coefficients were shown and analyzed, which indicated that PC6N and PC6As are potential high efficiency photocatalysts and appropriate candidates for optoelectronic devices working in blue and ultraviolet region.

Abstract:On‐chip integration of two‐dimensional (2D) materials with unique structures and properties endow integrated devices with new functionalities and improved performance. With high flexibility in ways to modify its properties and compatibility with integrated platforms, graphene oxide (GO) is an exceptionally attractive 2D material for hybrid integrated photonic chips. Here, we demonstrate novel functionalities beyond the capability of photonic integrated circuits, by harnessing unique property changes induced by photo‐thermal effects in 2D GO films. These include all‐optical control and tuning, optical power limiting, and non‐reciprocal light transmission. The 2D layered GO films are integrated onto photonic chips with precise control of their thickness and size. Benefitting from the broadband optical response of 2D GO films, all three functionalities feature a very wide operational optical bandwidth. By fitting the experimental results with theory, we analyze the changes in GO film properties induced by the photo‐thermal effects, revealing interesting insights about the physics of 2D GO films. These results highlight the versatility of 2D GO films in implementing new functions for integrated photonic devices for a wide range of applications. This article is protected by copyright. The metal work functions can significantly impact the Schottky barrier at the metal-semiconductor contact in black phosphorus devices. Higher metal work functions lead to larger output hole currents in p-type transistors, while ambipolar characteristics can be observed with lower work function metals. Photodetectors with record high photoresponsivity (223 mA/W) are demonstrated on black phosphorus through contact-engineering.
