Abstract:With analyzing Raman Spectra of ZnO bulk- and nano-tube samples excited by different wavelengths, it is found that the position of the Raman peaks is unchanged. It may mean that there is no obvious size confinement effect in polar semiconductor nano-scale systems.

Abstract:Micrometer-sized tubular ZnO crystal was fabricated by a hydrothermal method, and was characterized by scanning electron microscopy (SEM). Back-scattering micro-Raman spectrum was applied to investigate the vibrational modes of the microtubes with the comparison to that of ZnO powder. Raman scattering in a single micrometer-sized tubular ZnO was also recorded with different polarization configurations consequently. Most of the observed vibrational modes were assigned on the basis of group theoretical analysis. Besides the typical Raman-active modes assigned to ZnO, a new mode with Raman shift of 860cm−1 was observed which has not been reported in previous relative researches yet. In addition to this, the Raman signal of E1T mode at 410cm−1 increased dramatically and become asymmetric in some cases.

Abstract:We discuss Raman and photoluminescence (PL) studies of ZnO in solid, thin film and nanowire samples. Resonant laser excitations ranging from near-infrared to ultraviolet are used in order to observe and analyse ZnO nanostructures. The changes of optical emission and electronic bandgap response to the vibration modes are studied simultaneously by PL and Raman spectroscopy. Both Raman and PL spectroscopy analyses of nanostructure, electronic bandgaps and photo-emission demonstrate that nanostructure geometry, including its aspect ratio, and phonon-electron interactions play important roles in polar semiconductor structures such as ZnO.

Abstract:It was found in ZnO nanoparticles of nearly uniform size that the Raman frequencies of both the polar A1(LO) and nonpolar E2(H) modes do not shift with particle sizes. This observation is in perfect agreement with previous theoretical prediction. The observed result is consistent with the prediction that the size insensitivity of optic vibration frequency in polar nanosemiconductors originates from the Fröhlich interaction, which exists only in polar nanosemiconductors.

Abstract:ZnSe nanoparticles were synthesized by using a thermal evaporation method for a vapour phase reaction of zinc and selenium sources. The sample was characterized by XRD, TEM, HRTEM and Raman spectroscopy. Raman spectra of longitudinal-optical (LO) like mode was analysed by a macroscopic continuum dielectric model. Large broadening of LO-mode is homogeneous and comes from the relaxation of the phonons at the interface and contribution of defects. Surface modes give the main contribution to the asymmetry of the lineshape.

Abstract:SnO_2 nanowires with diameters 5-10 nm and length 100-500 nm were prepared using a surfactant-mediated approach based on hydrothermal-synthesized precursor.TEM images show that the nanowires are uniform along direction.Three new Raman lines at 358,514 and 691 cm~(-1) were recorded and a strong photoluminescence band located at ～600 nm were observed at room temperature,notably different characters from the SnO_2 bulk.

Abstract:The Raman spectra of nanometer-sized particles of SnO2 (3–90 nm) at room temperature are reported. In the Raman spectra of the particles of SnO2, which are quite different from that of single-crystal SnO2, there appear two new characteristic peaks, and their intensities decrease gradually with the increase of crystal size. It is concluded that the new peaks can be explained by the surface phonon modes of nanometer SnO2, consequently there is a relation between the structures of surface layers and bulk. It is believed that it is possible to determine the exact positions of atoms in surface layers of some nanometer crystals from their laser Raman spectra.

Abstract:A combination of studies on photoluminescence and resonant Raman scattering in N-doped ZnO thin films were carried out at room temperature. In the photoluminescence spectra, a transformation of radiative recombination mechanism from free-exciton to donor–acceptor-pair transition was observed. An enhancement of resonant Raman scattering processes as well as longitudinal optical (LO) phonon overtones up to the sixth order were observed in the Raman spectra. Also, the nature of the 1LO phonon underwent a transformation from a pure A1(LO) mode to a quasimode with mixed A1 and E1 symmetry. The underlying mechanisms accounting for the influences of N doping on the optical properties of ZnO were related to the incorporation of extrinsic defects in the crystal lattice.

Abstract:A large quantity of nanosized ZnO tubular structures was prepared using a very simple thermal evaporation of mixed Zn–ZnO powders under a wet oxidation condition. The ZnO nanotubes have a hollow core with crystalline wall of 8–20 nm in thickness. Optical properties of ZnO nanotubes were studied at room temperature. Raman peaks arising from the ZnO nanotubes were analyzed, which correspond well to that of the bulk ZnO sample. The photoluminescence measurements of ZnO nanotubes revealed an intensive UV peak at 377 nm corresponding to the free exciton emission, and a broad peak at about 500 nm arising from defect-related emission.

Abstract:By experimental method,it is observed that Raman spectra of LO model and its overtone in nearly uniform size ZnO nano-particles do not shift with size.It provides the more evidence for the experimental result that first order LO Raman frequency is independent to size.In this paper,referring to correlative experimental work,the physics root why the Raman frequency of ZnO,as one kind of polar nano-semiconductor,is independent of sizes is discussed,and long range coulomb interaction is regarded as the orgin.

Abstract:A lack of dependence of the Raman frequency of optical vibrational modes on excitation wavelength in polar nanosemiconductors was observed. This is in contrast to the earlier observed dependence in nonpolar nanomaterials: carbon nanotubes and Si nanowires. This difference has been ascribed to the different crystallographic natures of their Raman spectra: crystalline for nonpolar and amorphous for polar nanosemiconductors. The result has been explored theoretically to the Raman spectra being insensitive to sample sizes and thus indicates that the size confinement effect, a basic effect in nanomaterials, does not exhibit in the optical vibrational modes of polar nanosemiconductors. Abstract:The behavior of transition metals in ZnO has become an important topic for spintronics. As the fundamental property, the nano-structural characteristics of the transition metal implanted ZnO have been studied. It is clearly observed that in ZnO the Mn+ implantation and post-annealing result in (1) the formation of crystallographically orientated Zn nanocrystals within the ZnO matrix and (2) Mn atoms occupy the Zn sites in ZnO by Raman spectroscopy. Further annealing of the high-dose Mn-implanted ZnO promotes the formation of ZnMn2O4 compounds near the surface and a porous structure within the implanted region, which is revealed by the transmission electron microscopy, electron energy loss spectroscopy and energy dispersive X-ray spectroscopy. The microstructure of Ni in ZnO has been observed to form a OH-Ni complex by the infrared spectroscopy measurements. This OH-Ni complex is thermally stable up to 500 degrees C.

Abstract:The first and second-order Raman spectra were measured for single-wall carbon nanotubes (SWNTs). Eighteen first-order Raman spectral lines and seven second-order Raman spectral lines were observed. Spectral lines predicted by theory were almost fully detected. Positions of the spectral lines observed are well coincident with theoretical values. The number of Raman active phonon modes and the second-order Raman spectral lines for high-purity SWNTs observed is the biggest up to date.

Abstract:Crystalline ZnO nanoparticles with nearly uniform size were studied using photoluminescence and Raman spectroscopy. The main spectral feature of ultraviolet photoluminescence is attributed to the recombination of free exciton (FX) and the first surface phonon replica of FX emission. The energy of FX emission shows a clear blueshift as the size of nanoparticles decreases, indicating that the quantum confinement effect exists in the electronic structure of nano-ZnO, although no confinement effect on the vibrational modes has been found in the same series of samples.

Abstract:In this paper, we report on the synthesis and applications of semiconducting nanostructures. Nanostructures of interest were zinc oxide (ZnO) nanowires and tungsten disulfide (WS2) nanotubes where transistors/phototransistors and photovoltaic (PV) energy conversion cells have been fabricated. ZnO nanowires were grown with both high- and low-temperature approaches, depending on the application. Individual ZnO nanowire side-gated transistors revealed excellent performance with a field-effect mobility of 928 cm(2)/V . s. ZnO networks were proposed for large-area macroelectronic devices as a less lithographically intense alternative to individual nanowire transistors where mobility values in excess of 20 cm(2)/V . s have been achieved. Flexible PV devices utilizing ZnO nanowires as electron acceptors and for photoinduced charge separation and transport have been presented. Phototransistors were fabricated using individual WS2 nanotubes, where clear sensitivity to visible light has been observed. The results presented here simply reveal the potential use of inorganic nanowires/tubes for various optoelectronic devices.
Strong Ultraviolet Emission and Rectifying Behavior of Nanocrystalline ZnO Films

Abstract:Nanocrystalline ZnO thin films on p-type Si(100) substrates have been prepared by a sol-gel method. X-ray diffraction results showed polycrystalline wurtzite with a preferential (002) orientation. Morphology studies revealed that the films consisted of uniform grains in size of ∼33nm. A strong ultraviolet emission with no distinct visible emissions was observed in room temperature photoluminescence spectrum. The ultraviolet emission results from the recombination of free exciton with stronger longitudinal optical (LO) phonon replica. Stronger LO phonon replica may be ascribed to the strong interaction between the exciton and LO phonon in nanostructure. Nanostructure of films is also responsible for the blueshift of free exciton emission compared with single-crystal ZnO. The absence of E1 (LO) mode in Raman spectrum further confirmed low defect density in as-grown nanocrystalline ZnO films. The electrical junction properties characterized by current–voltage measurement showed a rectifying behavior.

Abstract:We present a straightforward method for determining the crystalline coherence length (Dc) of ZnO-based systems with long-range order in the scale of tens of nanometers. The equation proposed enables calculating Dc simply by taking the intensities of two peaks of a Raman measurement. For ZnO-based systems with typical range order at the nanoscale, the relative intensities of the Raman peaks are strongly dependent on the laser wavelength used as excitation. The development of this methodology, which can be applied to measurements taken with most of the visible lasers available for Raman experiments, was only achieved through the combination of thorough Raman analyses and the possibility of production of ZnO system with well-controlled crystalline domain size using mechanical processing in high-energy milling. A significant competitive advantage stands out in the fact that Raman spectra are very sensitive even to slight structural modifications that are below the detection limit of conventional characterization techniques, such as X-rays diffraction, and the versatile and easy way of performing in-situ analyses, in addition to the possibility to take measurements with microscopic spatial resolution without the demand for large X-ray sources or synchrotron environments.

Abstract:Single wall carbon nanotubes with diameter 0.4 nm grown in the channels of AlPO4-5 crystals were studied by Raman spectroscopy and ab initio density functional calculation. It was found that only two types of nanotubes with different chiralities, (5,0) and (4,2), were responsible for the observed spectra. The frequencies of the radial breathing modes were reliably assigned. A strong response was observed for frequencies around 1250 cm(-1). The laser excitation energy of 2.2 eV separates two regions with different line shapes for the G band.

Abstract:In this Letter, the Raman scattering and room-temperature photoluminescence (PL) spectra of the ZnO nanoplatelets and rectangular cross-sectioned nanowires have been investigated. Different Raman scattering modes were observed by using Ar+ 514.5nm and He–Cd 325nm beams as excitation sources. Compared with the Raman spectra of the nanowires, red shift and asymmetry broadening of the resonance peaks were observed for ZnO nanoplatelets, which are attributed to the phonon confinement and size effect for low dimensional materials. Room-temperature PL spectra studies indicated that oxygen deficiency and surface dislocation were important factors influencing the PL behavior of the ZnO nanocrystals.

Abstract:The nano-structured ZnO thin film has been grown by molecular beam epitaxy on an Si (100) substrate. The emission spectra of ZnO samples were measured with the photon counting method in the temperature range from 18 to 140K by using the synchrotron radiation up to the vacuum ultraviolet region. Under the excitation of 196nm, two main emission bands have been observed, which peak at 330 and 430nm approximately. The 330nm emission band is due to the radiative recombination of excitons in surfaces associated with the O 2p dangling-bond state, and the 430nm band is attributed to the deep-level emission, which is related to oxygen vacancy defects. The temperature dependence of these two emission bands and the influence of the sample's annealing on the emission spectrum support our suggestions about the origin of the 330nm emission band as well as the 430nm one.

Abstract:In this paper, we report photoluminescence (PL) from high-quality nanocrystalline ZnO thin films. The high-quality nanocrystalline ZnO thin films are prepared by thermal oxidation of ZnS films deposited by low-pressure metal organic chemical vapour deposition technique. X-ray diffraction indicates nanocrystalline ZnO thin films with a polycrystalline hexagonal wurtzite structure. The Raman spectrum shows a typical resonant multi-phonon process within the ZnO film. A strong ultraviolet emission peak at 380 nm is observed and the deep-level emission band is barely observable at room temperature. The strength (ΓLO) of the exciton-longitudinal-optical (LO)-phonon coupling is deduced from the temperature dependence of the full width at half maximum of the fundamental excitonic peak. ΓLO is largely reduced due to the quantum confinement effect. The origin of the luminescence is discussed with the help of PL spectra.
