Abstract:Raman shifts of Si nanocrystals versus size were studied theoretically by a bond polarizability model. Zero-dimensional spheres and one-dimensional columns were considered. The relation between the Raman shift and the size for Si spheres and columns was established, from which the size of Si nanocrystals can be obtained for a given Raman shift or vice versa.

Abstract:Different from the traditional size model, this research is based on the phenomenological phonon confinement model to analyze the size effect of Si nanocrystals, considering phonon wave vector q, standard deviation sigma and confinement coefficient beta and their relative functional relationship comprehensively. The discussions focused on the Raman shift and asymmetry broadening of Si nanocrystals embedded in amorphous SiC. The results show that as the size of the Si nanocrystals decreased to below Bohr radius, the q can change from quasi-continuous form to discrete form participating the scattering, and so this discrete q can more accurately fit the Raman spectral lines of small-sized Si nanocrystals. Standard deviation sigma can further precisely adjust the asymmetry of Raman peaks, and the smaller the size, the greater the impact. The confinement coefficient beta involves the influence of the limitation barrier height to the Raman shift. Finally, the theoretical model was compared with our experimental results and literature data. It can be found that the comprehensive consideration of the synergistic effect of the q sigma and beta should be conducive to evaluating the size effect, crystal morphology and relative proportion of amorphous coated Si nanocrystals.

Abstract:Within the framework of a partial-density approach, the confinement of vibrations in spherical Si nanocrystals is studied and the Raman frequency shifts of Si spheres with different sizes are derived based on the Raman spectra obtained by a bond-polarizability model. The results obtained by the bond-polarizability model are compared with those by the phenomenological model developed by Richter et al. [Solid State Commun. 39, 625 (1981)].

Abstract:The effect of Si-nanocrystal (Si-nc) size distribution on Raman spectrum is studied in detail within the framework of a phonon confinement model. It is found that size distribution has little effect on Raman frequency shift, but greatly affects the width and shape of Raman spectrum. Si-nc Raman spectrum can be well explained by considering the size distribution. Furthermore, a set of simple relationships between Raman frequency shift/full width at half maximum (FWHM) and size distribution is set up based on the framework of a modified phonon confinement model, which can be applied to calculate Si-nc size distribution from the Raman spectrum.

Abstract:Using the B3LYP method based on the density functional theory,a quasi-1D SiO2 nanochain formed by SiO2 2MR,and the Raman vibration spectra of a SiO2 nanotube composed of 3MR,4MR,6MR and 8MR were calculated at 6-31G(d)level.Through the analysis of Raman spectra,it is found that Raman radial breathing vibration frequency of the nanochain and nanotube moves to the opposite direction with the increase of their length,namely,the red shift and blue shift turn up.However,Raman frequencies trend to reach the different stable values with the approximation of the infinite frequency,and the vibration frequencies reduce with the diameter increase of the nanochain and nanotube.Due to the internal structure stress of nanomaterial,the frequency shift is more obvious for small size material.The further analysis of bond length and bond angle of all kinds of structures shows that the function of the structure stress causes the frequency drift according to the size of the nanomaterial.

Abstract:By using Raman and photoluminescence spectra, the porous silicon formed on Si substrates of different doping type and doping concentration was studied. The average size of Si walls of the porous silicon was estimated with Raman spectrum. Comparing the sizes of porous silicon with the energy of photoluminescence peaks on photoluminescence spectrum, the quantum confinement model can not uniformly explain the light-emitting phenomena of the porous silicon.

Abstract:First-order Raman spectra of hydrogenated nanocrystalline silicon (nc:Si:H) films show unexpected features in their optical vibrational modes for crystallites with sizes ranging from 2 to 6 nm. Two size-dependent spectral regions, one with the stronger intensity peaking at 505–509 cm−1 and another a shoulder-like band between 512 and 517 cm−1, are clearly identified using a detailed line-shape analysis and the strong phonon confinement model. The strong size dependence of the relative integrated intensities of the two bands suggests that the modification of the vibrational spectra can be attributed to an effect induced by the atomic vibrations from the near-surface region of the nanocrystals.

Abstract:By experimental method,it is observed that Raman spectra of LO model and its overtone in nearly uniform size ZnO nano-particles do not shift with size.It provides the more evidence for the experimental result that first order LO Raman frequency is independent to size.In this paper,referring to correlative experimental work,the physics root why the Raman frequency of ZnO,as one kind of polar nano-semiconductor,is independent of sizes is discussed,and long range coulomb interaction is regarded as the orgin.

Abstract:According to the emerging requirement in the nano fabrication field of obtaining the quantitative relationship between the nano structure and the color exhibited, a sphere size-color model has been proposed and proved by experiments in this paper. The photonic crystal structures of SiO 2 Nano Spheres with different diameters are fabricated on glass substrate by self-assembly. Simulation is carried out by thin film principle using plane segmentation method, and an equation is fitted to express the relationship between the peak position and the diameter of the nano spheres. The result shows good agreement with that by improved Bragg equation, and matched the experimental results. Thus, the characteristics of its color can be determined by the spectra obtained and the colorimetry principle. Finally, according to the model, the linear relationship between the sphere size and the peak position, namely the color of the sample, has been built.

Abstract:Raman intensities of Si quantum dots (QD’s) with up to 11489 atoms (about 7.6 nm in diameter) for different scattering configurations are calculated. First, phonon modes in these QD’s, including all vibration frequencies and vibration amplitudes, are calculated directly from the lattice-dynamic matrix by using a microscopic valence force field model combined with the group theory. Then the Raman intensities of these quantum dots are calculated by using a bond-polarizability approximation. The size effects of the Raman intensity in these QD’s are discussed in detail based on these calculations. The calculations are compared with the available experimental observations. We are expecting that our calculations can further stimulate more experimental measurements.

Abstract:The Raman spectra of nanometer-sized particles of SnO2 (3–90 nm) at room temperature are reported. In the Raman spectra of the particles of SnO2, which are quite different from that of single-crystal SnO2, there appear two new characteristic peaks, and their intensities decrease gradually with the increase of crystal size. It is concluded that the new peaks can be explained by the surface phonon modes of nanometer SnO2, consequently there is a relation between the structures of surface layers and bulk. It is believed that it is possible to determine the exact positions of atoms in surface layers of some nanometer crystals from their laser Raman spectra.

Abstract:The vibrational density of states and phonon specific heat of Si nanocrystals are studied by means of a lattice dynamical calculation. The vibrational density of states of Si nanocrystals is distinct from the bulk one at low and high frequencies owing to the finite-size effect. At low frequencies there is an excess of the vibrational modes, while there is a deficit at high frequencies. At low frequencies the dependence of the vibrational density of states on frequency is intermediate between linear and quadratic. The specific heat of Si nanocrystals is enhanced as compared to that of the bulk with a maximal excess at around 90 K. The dependence of the specific heat on temperature deviates from the known T3-law for crystalline systems at low temperatures.

Abstract:It was found in ZnO nanoparticles of nearly uniform size that the Raman frequencies of both the polar A1(LO) and nonpolar E2(H) modes do not shift with particle sizes. This observation is in perfect agreement with previous theoretical prediction. The observed result is consistent with the prediction that the size insensitivity of optic vibration frequency in polar nanosemiconductors originates from the Fröhlich interaction, which exists only in polar nanosemiconductors.

Abstract:Raman spectra of silicon nanowires (Si NW's) have been analyzed, and the observed Raman peaks were assigned. The typical features of the first-order Raman peaks of the optical phonons were found matching those predicted by the quantum confinement effect. However, the sizes of Si NW's, derived from the microcrystal model (MCM) of Raman spectra do not fit the usual confined size, the diameter, of the nanowires from transmission electron microscope images. Abundant structure defects can be observed in Si NW's so that the Si NW's actually consist of many smaller Si grains. The size of such Si grains was found to give a better agreement with the size derived from the Raman spectra. This indicates that MCM can be used to interpret the Raman spectrum of Si NW's as long as one takes into account the influence of defect on the confined size.
Si-Nanocrystals with Bimodal Size Distribution in Evenly Annealed SiO Revealed with Raman Scattering

Abstract:The size distribution of Si-nanocrystals (Si-ncs) in evenly annealed SiO is investigated with transmission electron microscopy (TEM), x-ray diffraction (XRD), and Raman scattering. Two groups of Si-ncs with very different most probable diameters are identified, where one is >6nm and the other one is <2 nm. Both of them increase gradually with increasing annealing temperature. Such a phenomenon is observed directly by TEM for samples with larger Si-ncs (>10 nm) and it can be revealed clearly for all samples by Raman spectra with two components (similar to 500 cm(-1) and similar to 520 cm(-1)). The results of XRD show the average effect. The experimental results indicate that the common assumption of Si-nc size distribution with single most probable diameter is not always proper and the possible mechanisms are briefly discussed.

Abstract:Raman-scattering spectra of silicon nanowires (SiNW's) with different diameters were obtained at room temperature. The Raman peaks of SiNW's were found to shift and to broaden with decreasing diameter of the SiNW's. In addition to the fundamental phonon modes, overtone and combination modes were also observed and identified according to the selection rules of overtone and combination bands. A phonon confinement model was used to explain the experimental results of observed phonon modes. The results show that the confinement effect becomes more obvious when the SiNW diameter is less than 22 nm. The present results should be of benefit to the applications of SiNW's.

Abstract:The correlation between the Raman peak shift and the linewidth of porous silicon is studied. The experimental result does not fit with the relationship predicted by the phonon confinement model. By taking into account both the phonon confinement and the effect of strain, the calculated Raman line shape coincides fairly well with the measured spectrum. The built-in strain of porous silicon varies with the porosity of the sample and is on the order of 10−3.

Abstract:Since the electric fields of the substrates impinge on the surface enhance Raman scattering (SERS), the mean values of the most 30 maximal E-out (E-ave) were studied to find out the effects of the sizes of the periodic metallic nanoholes array in the SERS substrate using a finite-difference time-domain method. And we find out that E-ave is changed significantly when the size of the rhombus nanoholes or the space between the two adjacent vertexes varied very fine. Our results demonstrated that the value can be hold a range about 1.8 nm, and then the value was changed sharply. But unexpectedly, the resonant peaks of the spectra of all the sizes of the rhombuses had been simulated were at the same wavelength position.

Abstract:A comprehensive study on Raman spectroscopy with different excitation wavelengths, sample sizes, and sample shapes for optic phonons (OPs) and acoustic phonons (APs) in polar and non-polar nano-semiconductors has been performed. The study affirms that the finite size effect does not appear in the OPs of polar nano-semiconductors, while it exists in all other types of phonons. The absence of the FSE is confirmed to originate from the long-range Frohlich interaction and the breaking of translation symmetry. The result indicates that the Raman spectra of OPs cannot be used as a method to characterize the scale and crystalline property of polar nano-semiconductors.
Size Dependent Thermal Conductivity of Si Nanosystems Based on Phonon Gas Dynamics

Abstract:The silicon nanosystems have shown a great potential for high efficient energy conversion devices due to the strong size effect on thermal conductivity. An accurate and convenient prediction model for such size effect is highly desired. In this paper a macroscopic heat conduction model for nano-systems is presented based on the phonon gas dynamics, in which heat conduction is regarded as phonon gas flow in a porous medium. The resistant term in the momentum equation of the phonon gas flow consists of two parts. One is the Darcy's term, representing the volume resistance and another is the Brinkman term, representing the surface resistance. The latter is usually negligible compared with the former for the medium at the normal scale, while the relative importance of the Brinkman term increases and consequently, the thermal conductivity decreases with size reduction. The effective phonon gas viscosity is extracted from the experiments and found to be proportional to the system size in nanoscale based on the rarefied gas dynamics. In this way an explicit expression for the size dependent thermal conductivity of silicon nanosystems is obtained, which agrees well with the experimental results for both nano-wires and films.
