Abstract:We exploit distributed optoelectronic properties enabled by graphene Bragg gratings (GBGs) to realize a hybrid single-mode laser on silicon. This hybrid laser achieves single-mode, continuous-wave operation at 1540 nm with a remarkable side-mode suppression ratio of 48 dB, benefitting from the coupling of the GBGs. These results suggest that graphene thin films can be used as an essential and cost-saving component for hybrid photonic integration on silicon.

Abstract:As an idealized light source, semiconductor nanowire (NW) lasers have been extensively studied due to its potential applications in many fields such as optoelectronics, nanophononics, optical communication, signal processing, and displays. In this letter, we proposed a novel approach to realize a single-mode nanolaser by forming an Fabry-Perot whispering gallery mode (FP-WGM) hybrid nanocavity between two cross-contact CdS NWs, i.e. x and y-NW. In our method, x-NW supports the regular FP oscillation in the axis direction while the cross section of y-NW provides a ultrasmall WGM nanocavity with a higher Q-factor and mode election which confirms the specific single mode can be excited. Experimentally, single-mode lasing emission centered at 517 nm was obtained with full width at half maximum of 0.08 nm and lasing threshold of similar to 50 kW cm-2. The suggested designing skills projected a general strategy for lasing mode regulation and single-mode realization. The single-mode low-threshold lasing strategy in coupled NWs may open a new avenue for practical applications of NW lasers and further trigger other photonic devices at a visible range.

Abstract:Integrated narrow-linewidth lasers are the key devices in compact coherent optical systems of metrology, sensing, and optical microwave generation. Here, we demonstrate a hybrid integrated laser based on an optical negative feedback scheme. The laser is composed of a commercial distributed feedback (DFB) laser diode and an on-chip micro-resonator with a Q-factor of 0.815 million. The feedback optical field is coupled back to the laser cavity through the back facet. Therefore, the laser can maintain the lasing efficiency of the DFB laser diode. The linewidth of the DFB laser diode is compressed from 2 MHz to 6 kHz, corresponding to the linewidth reduction factor of 25.2 dB. The theoretical result shows that the laser performance still has a huge improvement margin through precise control of the detuning between laser frequency and the micro-resonator, as well as the phase delay of the feedback optical field. The hybrid narrow-linewidth laser diode has wide application prospects in coherent optical systems benefitting from the low cost and volume productivity.

Abstract:We demonstrate a high linear polarization, narrow linewidth hybrid laser composed of a semiconductor gain chip and a high birefringence waveguide Bragg grating (WBG). The laser operates in the C-band, and a maximum output power of 8.07 mW is obtained in the fiber waveguide. With careful temperature tuning, the hybrid laser can operate in a single longitudinal mode state from above the threshold current to 410 mA. The side mode suppression ratio (SMSR) reaches a value of 50.2 dB, and the polarization extinction ratio exceeds 39.6 dB. We numerically analyze the linewidth suppression for the Bragg grating based on adiabatic chirp theory. The hybrid laser shows a narrow linewidth of 4.15 kHz and a low relative intensity noise (RIN) of <-155 dBc/Hz, providing a high-performance light source for coherent light communication.

Abstract:Surface plasmon polariton (SPP) nanolaser, which can achieve an all-optical circuit, is a major research topic in the field of micro light source. In this study, we examine a novel SPP graphene nanolaser in an optoelectronic integration field. The proposed nanolaser consists of metallic silver, two-dimensional (2D) graphene and high refractive index semiconductor of indium gallium arsenide phosphorus. Compared with other metals, Ag can reduce the threshold and propagation loss. The SPP field, excited by coupling Ag and InGaAsP, can be enhanced by the 2D material of graphene. In the proposed nanolaser, the maximum value of propagation loss is approximately 0.055 dB/mu m, and the normalized mode area is constantly less than 0.05, and the best threshold can achieve 3380 cm(-1) simultaneously. Meanwhile, the proposed nanolaser can be fabricated by conventional materials and work in optical communication (1550 nm), which can be easily achieved with current nanotechnology. It is also an important method that will be used to overcome the challenges of high speed, miniaturization, and integration in optoelectronic integrated technology.

Abstract:We demonstrate a hybrid structure laser consisting of a single or multiple zinc oxide (ZnO)nanowires attached to a silica microfiber knot cavity, which is pumped by 355 nm wavelength laser pulses. The laser threshold is lower than 0.2 μ J / pulse . The measured linewidth of the lasing mode is about 0.04 nm. The hybrid structure combines advantages of high gain of semiconductornanowires and high quality factor of microfiber knot cavities. Additionally, the design offers convenient and efficient approach to both pumping and collection of the semiconductornanowire lasers.

Abstract:The development of advanced optical systems, especially coherent optical systems demands high-performance single-mode lasers. Here, we proposed a parity-time symmetry single-mode laser based on graphene with superior performance over the widely utilized technologies of the index-coupled DFB laser working at telecommunication wavelength. The unique properties of graphene have been used to tune the III-V/Silicon hybrid laser to the PT symmetry broken phase where the lasing mode has a minimum overlap with graphene nanostructures while all other modes have been suppressed by the loss in graphene. Our results suggest a high-performance silicon-based laser source for photonic integrated circuits. Such a compact single-mode laser source can be widely used in some applications, such as on-chip optical interconnects, optical spectrometry, biochemical sensing and imaging.

Abstract:We demonstrate a single polarization, narrow linewidth hybrid laser by using a semiconductor gain chip and a birefringence silica-on-silicon waveguide Bragg grating. The hybrid laser shows good linewidth and single polarization characteristics with the selective polarization mode feedback of high birefringence grating. The temperature phase modulation on the characteristics of the potentially lasing modes is displayed. In addition, the performances of different mode power, side mode suppress ratio, spectrum and linewidth during temperature tuning are characterized. We based on the rate equation method and the chirp factor reduction theory analysis the variation of laser linewidth with power and lasing wavelength. The best linewidth achieves 4.36 kHz and the best polarization extinction ratio is 38.6 dB. The output power in fiber is 6.58 mW.

Abstract:We demonstrate single-mode laser emission in single nanowires. By folding a 200 nm diameter CdSe nanowire to form loop mirrors, single-mode laser emission around 738 nm wavelength is obtained with line width of 0.12 nm and low threshold. The mode selection is realized by the vernier effect of coupled cavities in the folded nanowire. In addition, the loop structure makes it possible to tune the nanowire cavity, opening an opportunity to realize a tunable single-mode nanowire laser.

Abstract:Single-longitudinal-mode gain-coupled distributed feedback (DFB) lasers based on high-order gain-coupled surface gratings emitting at 770 nm window are implemented. The periodic surface metal p-contact with insulated grating grooves realizes a gain coupled mechanism. Our devices provided a single longitudinal mode with the maximum CW output power up to 116.8 mW@400 mA with facet coated (HR 99%, AR<0.5%), 3 dB linewidth is 0.26 pm and SMSR is 36 dB. Due to easy-to-manufacture technology and stable performance, it provides a practical gain-coupled distributed feedback laser emitting at 770 nm region manufacturing method for commercial applications.

Abstract:An InGaAsP-Si hybrid single-mode laser based on etched slots in silicon waveguides was demonstrated operating at 1543 nm. The InGaAsP gain structure was bonded onto a patterned silicon-on-insulator wafer by selective area metal bonding method. The mode-selection mechanism based on a slotted silicon waveguide was applied, in which the parameters were designed using the simulation tool cavity modeling framework. The III-V lasers employed buried ridge stripe structure. The whole fabrication process only needs standard photolithography and inductively coupled plasma etching technology, which reduces cost for ease in technology transfer. At room temperature, a single mode of 1543-nm wavelength at a threshold current of 21 mA with a maximum output power of 1.9 mW in continuous-wave regime was obtained. The side mode suppression ratio was larger than 35 dB. The simplicity and flexibility of the fabrication process and a low cost make the slotted hybrid laser a promising light source.

Abstract:Mode selection and power extraction are the core of single-mode semiconductor lasers, but generally, they restrict each other. A large gain area with high radiation efficiency is necessary for high output power but will induce more competitive modes and increase the threshold gain of the desired mode. Here, we demonstrate a novel laser cavityan active distributed Bragg reflector (ADBR) and a grating coupler (GC) are monolithically integrated into a laser ridgeenabling independent control of mode selection and power extraction. The ADBR features a reflection peak with an extremely narrow bandwidth that releases the constraint on the cavity length, while the GC provides a controllable high radiation efficiency. The concept is implemented onto terahertz quantum cascade lasers, exhibiting robust single-mode emission with high output power and high operating temperature. Given the universality of the ADBR and GC, our concept can be utilized in different material systems at different wavelengths.

Abstract:Single-mode semiconductor laser operating near the 2 μm wavelength is of great interest for trace-gas detection, remote sensing, and infrared spectroscopy. Here, we present the 2 μm-wavelength-range laser sources with high output power, precise wavelength control, and narrow spectral linewidth enabled by hybrid integration of a GaSb-based gain chip with silicon nitride Bragg gratings. Low-kappa gratings are used as the laser feedback component to accurately select the lasing wavelength and increase the photon lifetime to achieve narrow-linewidth laser emission. The hybrid laser outputs 33.7 mW optical power with a side mode suppression ratio better than 40 dB near the 2 μm wavelength at room temperature. More than 20 lasers with an excellent wavelength spacing of 2.68 nm is demonstrated. The wavelength deviation is less than ±0.1 nm for all lasers. The intrinsic linewidth of the hybrid integrated external cavity laser with a 4.35 mm long feedback grating is measured to be ∼8.8 kHz using the phase noise demodulation method.

Abstract:AbstractWe report stable, passive, continuous-wave (CW) mode-locking of a compact diode-pumped waveguide Nd:YAG laser with a single-layer graphene saturable absorber. The depressed cladding waveguide in the Nd:YAG crystal is fabricated with an ultrafast laser inscription method. The saturable absorber is formed by direct deposition of CVD single-layer graphene on the output coupler. The few millimeter-long cavity provides generation of 16-ps pulses with repetition rates in the GHz range (up to 11.3 GHz) and 12 mW average power. Stable CW mode-locking operation is achieved by controlling the group delay dispersion in the laser cavity with a Gires–Tournois interferometer.

Abstract:We experimentally demonstrate an optically-pumped III-V/Si vertical-cavity laser with lateral emission into a silicon waveguide. This on-chip hybrid laser comprises a distributed Bragg reflector, a III-V active layer, and a high-contrast grating reflector, which simultaneously funnels light into the waveguide integrated with the laser. This laser has the advantages of long-wavelength vertical-cavity surface-emitting lasers, such as low threshold and high side-mode suppression ratio, while allowing integration with silicon photonic circuits, and is fabricated using CMOS-compatible processes. It has the potential for ultrahigh-speed operation beyond 100 Gbit/s and features a novel mechanism for transverse mode control.

Abstract:We report an ultrafast laser mode-locked with a graphene saturable absorber. The linear dispersions of the Dirac electrons in graphene enable wideband tunability. We get ∼1 ps pulses, tunable between 1525 and 1559 nm, with stable mode-locking, insensitive to environmental perturbations.

Abstract:A method for achieving the single-mode and efficient unidirectional emission of a whispering gallery mode (WGM) semiconductor laser is presented herein. Hybrid square-rectangular lasers (HSRLs) and hybrid square/rhombus-rectangular lasers (HSRRLs) consisting of a Fabry–Pérot (FP) cavity and a square or rhombus cavity microcavity are described. In addition, a transmitter optical subassembly (TOSA) based on an HSRRL chip was fabricated, which has a wide and continuous wavelength tuning range. Wavelength channels from 1555.75 nm to 1568.15 nm with a spacing of 50 GHz were demonstrated with a good side mode suppression ratio (SMSR) and good output power. These devices have the potential to meet the typical requirements of optical communication networks.
