Abstract:We report a single-mode topological valley-Hall laser with larger than 31 dB side-mode suppression ratio (SMSR) through active intensity modulation of the pump beam. Abstract:We demonstrate a narrow-linewidth, high side-mode suppression ratio (SMSR) semiconductor laser based on the external optical feedback injection locking technology of a femtosecond-apodized (Fs-apodized) fiber Bragg grating (FBG). A single frequency output is achieved by coupling and integrating a wide-gain quantum dot (QD) gain chip with a Fs-apodized FBG in a 1-μm band. We propose this low-cost and high-integration scheme for the preparation of a series of single-frequency seed sources in this wavelength range by characterizing the performance of 1030 nm and 1080 nm lasers. The lasers have a maximum SMSR of 66.3 dB and maximum output power of 134.6 mW. Additionally, the lasers have minimum Lorentzian linewidths that are measured to be 260.5 kHz; however, a minimum integral linewidth less than 180.4 kHz is observed by testing and analyzing the power spectra of the frequency noise values of the lasers.

Abstract:The distributed feedback (DFB) laser is a key component for fiber communication due to its single-mode performance, but it usually requires complex and expensive regrowth after grating definition. The laterally-coupled distributed feedback (LC-DFB) laser has the advantage of a simple fabrication process without epitaxial regrowth, but the LC-DFB laser usually has a low coupling coefficient as the optical feedback is provided by the evanescent field and Fabry-Parot (FP) longitudinal modes arise from the pair of parallel cleaved facets. In this work, a triangular prism etched facet is proposed to suppress the FP longitudinal modes from cleaved facets of a 1.3 mu m LC-DFB laser. The length-width ratio of a triangular prism facet is optimized on the compromise between the reflection and length by finite difference time domain (FDTD) method. The vertical etched facet with depth of 4 mu m and tip curvature of 100 nm and the lateral gratings with depth of 1.8 mu m and gap of 200 nm are fabricated by inductively coupled plasma (ICP) etching with the gas mixtures of Cl-2/CH4/Ar and CH4/H-2/Ar, respectively. The FP longitudinal modes of the etched-facet laterally-coupled distributed feedback (EF-LC-DFB) laser are effectively suppressed compared to the counterpart of cleaved facets, and the stable single-mode operation of EF-LC-DFB is demonstrated with the side mode suppression ratio (SMSR) of 54.35 dB.

Abstract:We present the design, fabrication and measurement results of a narrow Iinewidth single-mode laser based on three coupled cavities with two deeply etched trenches. Very narrow Iinewidth of about 78kHz is obtained. Good performances in lasing threshold and side-mode suppression ratio (SMSR) are also demonstrated.

Abstract:We report the first experimental demonstration of a single-electrode-controlled digitally wavelength switchable V-coupled-cavity laser with high side-mode-suppression-ratio (SMSR) in the 40 dB range. Sixteen-channel and twenty-six channel wavelength switchable lasers with 100 GHz spacing are demonstrated with the maximal SMSR of 40 dB and 37 dB, respectively. They do not require complex gratings, multiple epitaxial growths, or complex tuning algorithms. The device size is only 500 mu m x 300 mu m. Such a simple, compact, and high-performance laser has great potential as a low-cost alternative to existing complex tunable lasers for wide deployment in optical networks and beyond. Abstract:Traditional Distributed Feedback (DFB) or Distributed Bragg Reflector (DBR) lasers typically utilize buried gratings as frequency-selective optical feedback mechanisms. However, the fabrication of such gratings often necessitates regrowth processes, which can pose technical challenges for materials platforms such as GaAs and GaSb. Metal gratings were also used for GaSb lasers but they introduce additional absorption loss that limits device efficiency and output power. In this paper, we introduce a novel laterally coupled dielectric Bragg grating structure, which enables highly controllable, deterministic, and stable coupling between the grating and the optical mode. Our device demonstrates a continuous-wave output power of 47.02 mW at room temperature, exhibiting stable single-mode operation from 300-1000 mA and achieving a maximum side mode suppression ratio of 46.7 dB. These results underscore the innovative lateral coupled dielectric grating as a feasible and technologically superior approach for fabricating DFB and DBR lasers, which hold universal applicability across different material platforms and wavelength bands.

Abstract:A 1.3 mu m 10-wavelength laterally coupled distributed feedback (LC-DFB) laser array is realized by high-duty-ratio lateral gratings along both sides of the ridges on one AlGaInAs multiple quantum well (MQW) epi-wafer for Fabry-Perot lasers. The coupling coefficient is enhanced by adjusting the depth and duty ratio of lateral grating, and CH4/H-2/Ar reactive ion etching (RIE) which provides high selectivity between InP and AlInAs is adopted for precise control of the grating depth. The stable single-mode operation of 10 wavelengths is demonstrated with the mean wavelength spacing of approximate to 3.4 nm and the average side mode suppression ratio (SMSR) approximate to 40.8 dB.

Abstract:A 3-section deep etched Q-modulated slotted Fabry-Perot laser (QMSFP) composed of a modulator, a gain section and a filter is designed and simulated with transfer matrix method and traveling wave method and finally experimentally demonstrated in this paper. This QMSFP has been fabricated in 1550 nm InGaAsP/InP-MQW wafer with Quantum Well Intermixing (QWI) technology. The static measurement results show that an extinction ratio (ER) of 13.6 dB can be achieved with the modulator length of 66.4 mu m and the reverse bias of 0 V and 6.5 V at specific injection current in the gain section and filter section. The lasing threshold current difference between ON and OFF states can approach 10 mA under fixed current of the filter section. The Side Mode Suppression Ratio (SMSR) of the ON state is > 34 dB with the measured output power from the front face > 149 mu W. There is no mode-hop between ON and OFF state. The dynamic simulation results under high speed modulation will also be presented.

Abstract:By utilizing chirp managed laser (CML) technology to improve the direct modulation performance of deep-submicron slotted single mode FP laser, a dispersion penalty of only 0.4 dB after 100 km SSMF is achieved. The back-to-back penalty is only 1.8 dB compared to a zero chirp LiNbO3 MZ transmitter.

Abstract:In this letter, a narrow line-width ytterbium-doped fiber ring laser with a fiber Bragg grating inside the cavity is proposed and experimentally demonstrated. In order to realize single longitudinal mode (SLM) output, an un-pumped ytterbium-doped fiber is used as an SLM selector. First, the effect of the coupler output ratio on the output power and the threshold power is discussed in this proposed laser, and the coupler output ratio of 30% is adopted at last. Furthermore, the spectrum and frequency spectra are analyzed to obtain the line width and frequency stability. Finally, the output power with fluctuation in half an hour is measured to evaluate the power stability. The results show that the output power of 7 mW, signal-to-noise ratio greater than 65 dB at 1069 nm, line width less than 500 Hz, and power stability below 1.5% can be achieved for the laser.

Abstract:Single-longitudinal-mode gain-coupled distributed feedback (DFB) lasers based on high-order gain-coupled surface gratings emitting at 770 nm window are implemented. The periodic surface metal p-contact with insulated grating grooves realizes a gain coupled mechanism. Our devices provided a single longitudinal mode with the maximum CW output power up to 116.8 mW@400 mA with facet coated (HR 99%, AR<0.5%), 3 dB linewidth is 0.26 pm and SMSR is 36 dB. Due to easy-to-manufacture technology and stable performance, it provides a practical gain-coupled distributed feedback laser emitting at 770 nm region manufacturing method for commercial applications.

Abstract:An ultra-narrow linewidth semiconductor optical amplifier (SOA) fiber laser based on a novel configuration in which the main cavity is combined with a distributed external-cavity feedback is proposed and demonstrated. In this work, a high scattering fiber (HSF) is utilized as the weak feedback medium to suppress the side longitudinal mode of the SOA fiber hybrid laser. A model is established to theoretically reveal the side mode suppression effect of the distributed feedback. The experimental results demonstrate that the HSF effectively enhances the feedback intensity of the Rayleigh backscattered signal and successfully enhances the side mode suppression ratio (SMSR) of the main cavity to 58 dB. Likewise, the output linewidth is as low as 420 Hz. The laser frequency noise reaches ∼66.3 Hz2/Hz in the high frequency range, and the measured RIN is less than −130 dB/Hz at frequencies of over 0.5 MHz. This work presents an effective mechanism to regulate the longitudinal mode operation in highly coherent lasers.

Abstract:High-power single-longitudinal-mode regrowth-free gain-coupled distributed feedback laser diode based on ridge waveguide with periodic current injection is achieved at 990 nm. Our device is fabricated only by standard i-line lithography with micron-scale precision, obtains an excellent performance at high injection current. A continuous-wave power of over 0.681 W is achieved at 3 A. The maximum continuous-wave power at single-longitudinal-mode operation is up to 0.303 W at 1.4 A. Narrow linewidth emission has been reached with a 3 dB spectrum width less than 1.41 pm. The high side mode suppression ratio is over 35 dB. The lateral far field divergence angle is only 15.05°, the beam quality factor M2 is 1.245, achieving a laterally near-diffraction-limit emission. It is more beneficial for single-mode fiber coupling as pumping sources and other applications which require high beam quality at high power with easy fabrication technique.

Abstract:Low-cost and high-speed single-mode semiconductor lasers are increasingly required as wide-band access fiber communication expands in recent years. Here, a high-speed laterally coupled distributed feedback (LC-DFB) laser array is achieved based on a SiO2 planarization process. The device exhibits low threshold currents of about 12 mA and high slope efficiencies over 0.26 W/A. Stable single mode operation and high-speed performance are realized with side mode suppression ratios (SMSR) over 45 dB, and 3-dBe bandwidths exceed 14 GHz for all four channels. Such a high-speed and process simple LC-DFB laser array shows great potential to the low-cost fiber communication networks.

Abstract:Single-longitudinal-mode, gain-coupled distributed feedback (DFB) lasers based on high order surface gain-coupled gratings are achieved. Periodic surface metal p-contacts with insulated grooves realize gain-coupled mechanism. To enhance gain contrast in the quantum wells without the introduction of effective index-coupled effect, groove length and depth were well designed. Our devices provided a single longitudinal mode with the maximum CW output power up to 48.8 mW/facet at 971.31 nm at 250 mA without facet coating, 3dB linewidth (<3.2 pm) and SMSR (>39 dB). Optical bistable characteristic was observed with a threshold current difference. Experimentally, devices with different cavity lengths were contrasted on power–current and spectrum characteristics. Due to easy fabrication technique and stable performance, it provides a method of fabricating practical gain-coupled distributed feedback lasers for commercial applications.

Abstract:A widely tunable narrow-linewidth laser consisting of a sampled-grating distributed Bragg reflector (SG-DBR) laser and an external silica-based multi-period-delayed feedback (MPDF) photonic circuit is fabricated and experimentally demonstrated. The measured results show that a 58-nm lasing wavelength tuning range together with a more than 40 dB side-mode suppression ratio can be achieved. Notably, among the wavelength tuning range, all linewidths remain below 1 kHz, which are narrowed by more than three orders of magnitude compared to the average intrinsic linewidth of 3 MHz for the original SG-DBR laser. Besides, since the proposed MPDF structure has an ultra-dense distribution of the multi-period feedback, the linewidth reduction capability can be maintained over the entire operating wavelength range does not require free spectral range (FSR)-alignment or any extra phase match. Such widely tunable narrow-linewidth laser might offer a compact, cost-effective and easily-implemented solution for next-generation applications including ultra-wideband dense wavelength division multiplexing (DWDM) systems and light detection and ranging (LiDAR) systems.
