Abstract:We demonstrate a graphene-nanotube hybrid flexible photodetector with a high photoresponsivity (similar to 51 A/W) and a fast response (similar to 40 ms) over the visible range. The devices remain stable under severe bending conditions and repetitive bending cycles.

Abstract:Graphene is being actively explored as a candidate material for flexible and stretchable devices. However, the development of graphene-based flexible photonic devices, i.e. photodetectors, is hindered by the low absorbance of the single layer of carbon atoms. Recently, van der Waals bonded carbon nanotube and graphene hybrid films have demonstrated excellent photoresponsivity, and the use of vein-like carbon nanotube networks resulted in significantly higher mechanical strength. Here, we report for the first time, a flexible photodetector with a high photoresponsivity of ~ 51 A/W and a fast response time of ~ 40 ms over the visible range, revealing the unique potential of this emerging all-carbon hybrid films for flexible devices. In addition, the device exhibits good robustness against repetitive bending, suggesting its applicability in large-area matrix-array flexible photodetectors.
Robust, Flexible and Broadband Photodetectors Based on Van Der Waals Graphene/c60 Heterostructures

Abstract:Low-dimensional carbon materials, such as conducting graphene, semiconducting C-60 and their hybrids, have recently received a great deal of attention for the potential applications in low-cost flexible and wearable nanoelectronics, due to their remarkable mechanical, electrical and optoelectronic properties. While graphene exhibits intrinsically weak absorption and C-60 is typically associated with low carrier mobility and short exciton diffusion length, the marriage of two materials is a synergetic route to overcome these technical short-comings. Here, we fabricate a van der Waals bonded graphene/C-60 hybrid on a plastic substrate to demonstrate a highly sensitive flexible photodetector. Intimate electronic coupling across the all-carbon interface allows highly efficient interfacial charge transfer, which effectively dissociates the electron-hole pairs and leads to significant photoresponse across ultraviolet to near-infrared (similar to 10(4) A/W @ 405 nm). Thanks to remarkable absorption of C-60, it enables the detection of weak signals including those from a lighter and fluorescent lighting. Simultaneously, the photodetector exhibits extraordinary mechanical flexibility, allowing excellent electric conductivity and stable light detection under quite large tensile strain. Furthermore, the flexible devices still exhibit a satisfactory photoresponse after 6 months, indicating the excellent environmental robustness. This scalable all-caron hybrids may provide a viable route to produce the high-performance flexible optoelectronic devices. (C) 2020 Elsevier Ltd. All rights reserved.

Abstract:Graphene has emerged as a promising material for photonic applications fuelled by its superior electronic and optical properties. However, the photoresponsivity is limited by the low absorption cross-section and ultrafast recombination rates of photoexcited carriers. Here we demonstrate a photoconductive gain of similar to 10(5) electrons per photon in a carbon nanotube-graphene hybrid due to efficient photocarriers generation and transport within the nanostructure. A broadband photodetector (covering 400-1,550 nm) based on such hybrid films is fabricated with a high photoresponsivity of >100 AW(-1) and a fast response time of similar to 100 mu s. The combination of ultra-broad bandwidth, high responsivities and fast operating speeds affords new opportunities for facile and scalable fabrication of all-carbon optoelectronic devices.

Abstract:We present flexible photodetectors (PDs) for visible wavelengths fabricated by stacking centimetre-scale chemical vapour deposited (CVD) single layer graphene (SLG) and single layer CVD MoS2, both wet transferred onto a flexible polyethylene terephthalate substrate. The operation mechanism relies on injection of photoexcited electrons from MoS2 to the SLG channel. The external responsivity is 45.5A/W and the internal 570A/W at 642nm. This is at least two orders of magnitude higher than bulk-semiconductor flexible membranes and other flexible PDs based on graphene and layered materials. The photoconductive gain is up to 4x10^5. The photocurrent is in the 0.1-100 uA range. The devices are semi-transparent, with just 8% absorption at 642nm and work stably upon bending to a curvature of 6cm. These capabilities and the low voltage operation (<1V) make them attractive for wearable applications.

Abstract:The development of wearable systems stimulate the exploration of flexible broadband photodetectors with high responsivity and stability. In this paper, we propose a facile liquid-exfoliating method to prepare SnS2 nanosheets with high-quality crystalline structure and optoelectronic properties. A flexible photodetector is fabricated using the SnS2 nanosheets with graphene-poly[bis(4-phenyl) (2,4,6-trimethylphenyl) amine (PTAA) hybrid structure. The liquid-exfoliated SnS2 nanosheets enable the photodetection from ultraviolet to near infrared with high responsivity and detectivity. The flexible broadband photodetector demonstrates a maximum responsivity of 1 × 105 A/W, 3.9 × 104 A/W, 8.6 × 102 A/W and 18.4 A/W under 360 nm, 405 nm, 532 nm, and 785 nm illuminations, with specific detectivity up to ~1012 Jones, ~1011 Jones, ~109 Jones, and ~108 Jones, respectively. Furthermore, the flexible photodetector exhibits nearly invariable performance over 3000 bending cycles, rendering great potentials for wearable applications.

Abstract:We have developed a flexible photodetector by connecting two carbon nanotube (CNT) fibers with different doping levels. The photo-signal is produced through the photothermoelectric effect caused by a temperature gradient induced by optical absorption. This device combines the excellent mechanical and electrical properties of CNT fibers with their unique ability to absorb light in a broad range of wavelength.

Abstract:Self-powered flexible photodetectors which can efficiently and sustainably operate without the need for external electric input are important in today's era for portable and optoelectronics devices. Paper-based photodetectors integrate advantages, like high flexibility, bio-degradability, large photosensitive area, and low fabrication cost. Herein, we have developed large area, broadband, and highly stable photodetectors based on Graphite/ZnO–WS 2 nanohybrid on paper. Encouragingly, Graphite/ZnO–WS 2 nanohybrids show self-powered photodetection with a high responsivity of 7.1 × 10 –2 mA/W in the visible spectral range to 9.8 mA/W in NIR spectral range. Also, the photodetector exhibited excellent photoresponsivity of 1.80 A/W, detectivity of 1.5 × 10 12 Jones, and EQE of 207% under the illumination at 1080 nm with a light intensity of 50 μW/cm 2 at 0.2 V bias. Due to excellent binding between the paper and detector active materials as well as the high flexibility of the paper, the device shows greater flexibility and stability up to 1000 bending cycles. Moreover, the photodetector exhibits high stability in humid and ambient environments.

Abstract:This paper reports a novel ultraviolet (UV) photodctector based on TiO2/Graphene hybrid, with high responsivity (0.304A/W) which is 100 times higher than that based on pure TiO2. In the hybrid material. Graphene brings two major benefits: (1) large surface area to load sufficient TiO(2)nanoparticles, (2) the generated electrons are instantly collected due to the prominent electrical properties of Graphene which can overcome the low quantum efficiency of pristine TiO2 caused by recombination of electron-hole pairs. Thus, the collaboration of TiO2 and Graphene contributes to the high performance of the device. Moreover, this device is fabricated on a flexible substrate using a facile spraying method which lights the possibility to broaden the future of photodetectors in wearable devices.

Abstract:We propose and fabricate an integrated graphene/glass hybrid photodetector (PD) with high responsivity and broad spectral bandwidth. The glass straight waveguide enables high absorption of the evanescent light of transverse magnetic (TM) mode propagating parallel to the single layer of graphene. It is based on the mechanism of light-induced change in conductance. As a result, a responsivity as high as 0.72 A/W at a low bias voltage of -0.1 V for a wide wavelength range from 1510 to 1630 nm is experimentally obtained. The proposed graphene/glass hybrid PD could find important applications in graphene-based photonic integrated circuits. (C) 2016 Optical Society of America

Abstract:Low-dimensional carbon nanomaterials have emerged as promising materials for optoelectronic devices, fueled by their predominant optical and electronic properties. Herein, by utilizing a bilayer nanocarbon heterojunction comprising one dimensional (1D) single-walled carbon nanotubes and zero dimensional (0D) fullerenes (C60), a flexible all-carbon visible photodetector consisting of the bilayer nanocarbon heterojunction onto parallel dimethyl sulfoxide -doped poly(3,4-ethylenedioxythiophene):poly(styrene sulfonic acid) electrodes is fabricated on a polyethylene terephthalate substrate via the full-solution process. The obtained photodetector exhibits excellent air-stable photosensitivity under the visible light condition with a high light/dark current ratio, which is attributed to the efficient separation of photogenerated electron-hole pairs at the interface of the bilayer heterojunction. Moreover, the photodetector shows stable photoresponse during the bending test with a small bending radius owing to its intrinsic flexible properties of each component. This work affords new opportunities for high-throughput fabrication of next-generation flexible carbon electronics toward greener electronics.

Abstract:Flexible photodetectors have become a focus of current researches because they may offer some unique applications in various new areas that require flexible, lightweight, and mechanical shock-resistive sensing elements. In this work, we designed flexible organic-inorganic hybrid photodetectors on various flexible substrates, including polyethylene terephthalate (PET), common Sellotape and polydimethylsiloxane (PDMS), with n-type phenyl-C61-butyric acid methyl ester (PCBM) and p-type pearl-like GaP nanowires (NWs) as the active materials. The as-fabricated hybrid devices exhibited an optimized performance superior to the device made of pristine GaP NWs, with a fast response time (43 ms) and high on/off ratio (∼170). Under different bending conditions, the flexible hybrid photodetectors demonstrated excellent flexibility and electrical stability, which make them very promising for further large-scale, high sensitivity and high speed photodetector applications.
Flexible hybrid graphene/a-Si:H multispectral photodetectors

Abstract:We report on the integration of large area CVD grown single- and bilayer graphene transparent conductive electrodes (TCEs) on amorphous silicon multispectral photodetectors. The broadband transmission of graphene results in 440% enhancement of the detectors' spectral response in the ultraviolet (UV) region at {\lambda} = 320 nm compared to reference devices with conventional aluminum doped zinc oxide (ZnO:Al) electrodes. The maximum responsivity of the multispectral photodetectors can be tuned in their wavelength from 320 nm to 510 nm by an external bias voltage, allowing single pixel detection of UV to visible light. Graphene electrodes further enable fully flexible diodes on polyimide substrates. Here, an upgrade from single to bilayer graphene boosts the maximum photoresponsivity from 134 mA $W^{-1}$ to 239 mA $W^{-1}$. Interference patterns that are present in conventional TCE devices are suppressed as a result of the atomically thin graphene electrodes. The proposed detectors may be of interest in fields of UV/VIS spectroscopy or for biomedical and life science applications, where the extension to the UV range can be essential.

Abstract:We demonstrated a flexible waveguide-integrated metal-semiconductor-metal photodetector with 0.5 A/W responsivity near 1550 nm wavelength. The device can withstand a small bending radius of 0.7 mm without optical performance degradation.

Abstract:The graphene/water/semiconductor structure can convert kinetic energy into direct current output using the polarization principle, showing its unique physical characteristics and superior performance in the power generation direction. Herein, a photodetector application is developed based on the structure and reveals the physical mechanism of the displacement current caused by the polarization of more water molecules induced by silicon upon excitation under illumination. Furthermore, the research uses a graphene/water/silicon heterojunction as a self-driven photodetector with a wide response band contains from ultraviolet to visible light, the photodetector has a high sensitivity to the incident light of 635 nm with a responsivity of 433.46 mA W-1 and detectivity as 1.57 x 10(12) Jones. Moreover, the photodetector based on graphene-water-Si has an ultrafast response speed, with a typical rise/fall time of 564/766 ns. The photodetector remains substantial stable while sealed with polymethyl methacrylate after storage in air for 1 month. These results imply that graphene/water/ silicon heterojunctions may have great potential for practical applications as high-performance self-driven photodetectors.

Abstract:A fast‐response photodetector is developed, which is highly photoresponsive and works over a broadband. It is fabricated using a combination of chemical vapor deposition graphene and silicon, together with the utilization of a lateral photoconductor operating mode. The photodetector exhibits high responsivities of ≈1.0 × 104 and ≈0.23 A W−1 in the visible (632 nm) and infrared regions (1550 nm), respectively. The response time is both below 3 μs in both spectral regions.

Abstract:Graphene is a highly promising material for high speed, broadband, and multicolor photodetection. Because of its lack of bandgap, individually gated P- and N-regions are needed to fabricate photodetectors. Here we report a technique for making a large-area photodetector on the basis of controllable fabrication of graphene P-N junctions. Our selectively doped chemical vapor deposition (CVD) graphene photodetector showed a similar to 5% modulation of conductance under global IR irradiation. By comparing devices of various geometries, we identify that both the homogeneous and the P-N junction regions contribute competitively to the photoresponse. Furthermore, we demonstrate that our two-terminal graphene photodetector can be fabricated on both transparent and flexible substrates without the need for complex fabrication processes used in electrically gated three-terminal devices. This represents the first demonstration of a fully transparent and flexible graphene-based IR photodetector that exhibits both good photoresponsivity and high bending capability. This simple approach should facilitate the development of next generation high-performance IR photodetectors.

Abstract:Mechanically flexible photonic devices are essential building blocks for novel bio-integrated optoelectronic systems, wearable sensors, and flexible consumer electronics. Here we describe the design and experimental demonstration of high-performance flexible semiconductor nanomembrane photodetectors integrated with single-mode chalcogenide glass waveguides. Through a combination of a waveguide-integrated architecture to enhance light-matter interactions and mechanical engineering of multilayer configurations to suppress strains, the detector devices exhibit record optical and mechanical performance. The devices feature a noise equivalent power as low as 0.02 pW.Hz(1/2), a linear dynamic range exceeding 70 dB, and a 3-dB bandwidth of 1.4 GHz, all measured at 1530 nm wavelength. The devices withstand 1000 bending cycles at a submillimeter radius without degradation in their optoelectronic responses. Abstract:A novel device concept is proposed for a flexible UV photodetector based on carbon fibers integrated with zinc oxide (ZnO) nanorods and Ag nanowire film. Carbon fibers were uni-directionally aligned to provide both a flexible substrate and bottom electrode simultaneously. Arrays of ZnO nanorods were hydrothermally synthesized along the radial direction on the carbon fiber surfaces to function as active regions. Ag nanowire film was spray-coated on the ZnO nanorod arrays as a flexible, transparent, and air-permeable top electrode. The device exhibited Schottky-type current–voltage behavior and an ambience-dependent photoresponse. While the ratio of on/off photocurrent was higher under vacuum, response times were shorter in air, implying that oxygen-related adsorbates on the ZnO nanorods had a role in controlling the minority carrier lifetime. The device also demonstrated mechanical stability under repeated bending as revealed from the stabilized performances after about 6000 cycles of bending with a radius of 5 mm.
