Abstract:High-aspect-ratio V2O5 nanoribbons are synthesized by thermal vapor deposition. Our results reveal that the nanoribbons can serve as effective active optical waveguides. In addition, the observation of strong Raman signals collected at the end of the ribbon indicate that the unique nanostructure could play a vital role in Raman amplifers and other nonlinear photonic components.

Abstract:Two-dimensional (2D) materials have attracted great interest due to their unique structures and exotic properties related to promising applications and fundamental research. Reducing the dimensionality of 2D materials into their 1D nanostructure is also highly desirable for the exploitation of novel properties and offers new research opportunities. In this work, we demonstrate a bottom-up synthesis of molybdenum disulfides (MoS2) nanoribbons on graphene substrate via chemical vapor deposition (CVD) by precisely tuning the growth parameters into a sulfur-enriched condition. MoS2 nanoribbons are mainly formed from the CVD grown MoS(2 )flakes along the armchair (AC) direction. Atomic resolution ADF-STEM imaging characterizations show an alternating presence of molybdenum and sulfur zigzag edge terminations at the edges of MoS2 nanoribbons. While at the apex of the nanoribbon, sulfur terminated zigzag edges become dominant. Taking these results together, we revealed the underlying growth mechanism of MoS2 nanoribbons. Electronic transport properties of the MoS(2 )nanoribbons were also measured by fabricating back-gate-effect transistors (FETs). The nanoribbon FETs present n-type behavior with a current on/off ratio higher than 10(4) at V-DS = 1 and a carrier mobility of 1.39 cm(2)V(-1) s(-1). This work offers a new route to synthesize 1D MoS2 nanoribbons, which has great potential in fabricating other 2D materials-derived 1D nanostructures.
Facile and Fast Growth of High Mobility Nanoribbons of ZrTe5

Abstract:Recently, ZrTe5 has received a lot of attention as it exhibits various topological phases, such as weak and strong topological insulators, a Dirac semimetal, a three-dimensional quantum Hall state, and a quantum spin Hall insulator in the monolayer limit. While most of studies have been focused on the three-dimensional bulk material, it is highly desired to obtain nanostructured materials due to their advantages in device applications. We report the synthesis and characterizations of ZrTe5 nanoribbons. Via a silicon-assisted chemical vapor transport method, long nanoribbons with thickness as thin as 20 nm can be grown. The growth rate is over an order of magnitude faster than the previous method for the bulk crystals. Moreover, transport studies show that the nanoribbons are of low unintentional doping and high carrier mobility, over 30000 cm2/V⋅s, which enable reliable determination of the Berry phase of π in the ac plane from quantum oscillations. Our method holds great potential in growth of high quality ultra-thin nanostructures of ZrTe5.
Fabrication of MoSe 2 nanoribbons via an unusual morphological phase transition

Abstract:Transition metal dichalcogenides (TMDs) are a family of van der Waals layered materials exhibiting unique electronic, optical, magnetic and transport properties. Their technological potentials hinge critically on the ability to achieve controlled fabrication of desirable nanostructures, such as nanoribbons and nanodots. To date, nanodots/nanoislands have been regularly observed, while controlled fabrication of TMD nanoribbons remains challenging. Here we report a bottom-up fabrication of MoSe 2 nanoribbons using molecular beam epitaxy, via an unexpected temperature-induced morphological phase transition from the nanodot to nanoribbon regime. Such nanoribbons are of zigzag nature, characterized by distinct chemical and electronic properties along the edges. The phase space for nanoribbon growth is narrowly defined by proper Se:Mo ratios, as corroborated experimentally using different Se fluxes, and supported theoretically using first-principles calculations that establish the crucial role of the morphological reconstruction of the bare Mo-terminated edge. The growth mechanism revealed should be applicable to other TMD systems.

Abstract:With the development expansion of environmental sensors in recent years, nanogenerators utilizing small amounts of mechanical energy in surrounding environment to generate electricity have been frequently studied. In order to convert mechanical energy into electrical energy more efficiently, it is necessary to fabricate single crystal ZnO nanostructures with specific crystal facet that exhibits piezoelectricity in the direction of applied strain. Since ZnO nanobelts have three pairs of crystal facets, controlling crystal growth can increase the size of specific crystal facet and their piezoelectricity is greater than that of ZnO nanowires, which is advantageous for power generation using piezoelectricity. ZnO nanobelts have been fabricated by chemical vapor deposition method, and we attempted to control the crystal growth by changing the heating temperature and pressure. Morphologies were observed by field emission scanning electron microscopy. Diffraction patterns were observed by transmission electron microscopy. ZnO nanobelts with the growth direction of [0001] and [0110] have been successfully fabricated in this research.

Abstract:Van der Waals encapsulation of two-dimensional materials within hexagonalboron nitride (h-BN) stacks has proven to be a promising way to createultrahigh-performance electronic devices. However, contemporary approaches forachieving van der Waals encapsulation, which involve artificial layer stackingusing mechanical transfer techniques, are difficult to control, prone tocontamination, and unscalable. Here, we report on the transfer-free directgrowth of high-quality graphene nanoribbons (GNRs) within h-BN stacks. Theas-grown embedded GNRs exhibit highly desirable features being ultralong (up to0.25 mm), ultranarrow ( < 5 nm), and homochiral with zigzag edges. Ouratomistic simulations reveal that the mechanism underlying the embedded growthinvolves ultralow GNR friction when sliding between AA'-stacked h-BN layers.Using the grown structures, we demonstrate the transfer-free fabrication ofembedded GNR field-effect devices that exhibit excellent performance at roomtemperature with mobilities of up to 4,600 cm^2 V^-1 s^-1 and on-offratios of up to 10^6. This paves the way to the bottom-up fabrication ofhigh-performance electronic devices based on embedded layered materials.

Abstract:As a typical 2D magnetic material with self-intercalated structure, Cr5Te8 exhibits many fascinating magnetic properties. Although the ferromagnetism of 2D Cr5Te8 has been reported, the study of its magnetic domain is still blank. Herein, we successfully fabricated 2D Cr5Te8 nanosheets with controlled thickness and lateral size by chemical vapor deposition (CVD). Then magnetic property measurement system suggested Cr5Te8 nanosheets possessing intense out-of-plane ferromagnetism with the Curie temperature of 179 K. Most importantly, we found magnetic bubbles and thickness-dependent maze-like magnetic domains by cryogenic magnetic force microscopy (MFM) for the first time. The domain width of the maze-like magnetic domains increases rapidly with decreasing sample thickness, while domain contrast decreases. This indicates dipolar interaction is the dominant role over exchange interaction and magnetic anisotropy. Our work not only paves a way for the controllable growth of 2D magnetic materials, but also suggests new directions for controlling magnetic phases and systematically adjusting domain properties.

Abstract:Transition metal dichalcogenides (TMDs) exhibit unique properties and potential applications when reduced to one-dimensional (1D) nanoribbons (NRs), owing to quantum confinement and high edge densities. However, effective growth methods for self-aligned TMD NRs are still lacking. We demonstrate a versatile approach for the lattice-guided growth of dense, aligned TMD NR arrays via chemical vapor deposition (CVD) on anisotropic sapphire substrates, without the need for tailored surface steps. This method enables the synthesis of NRs with widths below 10 nm, with their longitudinal axis parallel to the zigzag direction. The growth is influenced by both the substrate and CVD temperature, indicating the role of anisotropic precursor diffusion and substrate interaction. The 1D nature of the NRs was asserted by the observation of Coulomb blockade at low temperature. Pronounced catalytic activity was observed at the edges of the NRs, indicating their promise for efficient catalysis.

Abstract:Chemical vapor deposition (CVD) of two-dimensional (2D) materials such as monolayer MoS2 typically involves the conversion of vapor-phase precursors to a solid product in a process that may be described as a vapor-solid-solid (VSS) mode. Here, we report the first demonstration of vapor-liquid-solid (VLS) growth of monolayer MoS2 yielding highly crystalline ribbon-shaped structures with a width of a few tens of nanometers to a few micrometers. The VLS growth mode is triggered by the reaction between molybdenum oxide and sodium chloride, which results in the formation of molten Na-Mo-O droplets. These droplets mediate the growth of MoS2 ribbons in the "crawling mode" when saturated with sulfur on a crystalline substrate. Our growth yields straight and kinked ribbons with a locally well-defined orientation, reflecting the regular horizontal motion of the liquid droplets during growth. Using atomic-resolution scanning transmission electron microscopy (STEM) and second harmonic generation (SHG) microscopy, we show that the ribbons are homoepitaxially on monolayer MoS2 surface with predominantly 2H- or 3R-type stacking. These findings pave the way to novel devices with structures of mixed dimensionalities.

Abstract:Chromium tellurides represent a novel class of two-dimensional ferromagnets with significant potential for advanced electronic applications, including spintronics and magnonics. Despite their promise, the fabrication of large-area samples remains a considerable challenge. In this study, we report a facile modification to the common ambient-pressure chemical vapor deposition setup that enables the synthesis of ultrathin Cr3Te4nanosheets (6.4 nm thick) with lateral dimensions exceeding 100 μm. Our findings reveal that by tuning both the growth temperature and the distance between the precursor and substrate, the vapor pressure of the precursor can be precisely controlled, significantly impacting the size and morphology of the synthesized Cr3Te4 nanosheets. The resulting large-size Cr3Te4exhibits robust ferromagnetism, with a Curie temperature reaching 178 K. This advancement in the preparation of large-area Cr3Te4nanosheets opens new avenues for their integration into next-generation electronic devices.

Abstract:On the basis of the highly oriented ZnO nanoparticle nanoribbons as the growth seed layer (GSL) and solution growth technique, we have synthesized vertical ZnO nanorod arrays with high density over a large area and multi-teeth brush nanostructure, respectively, according to the density degree of the arrangement of nanoparticle nanoribbons GSL on the glass substrate. This controllable and convenient technique opens the possibility of creating nanostructured film for industrial fabrication and may represent a facile way to get similar structures of other compounds by using highly oriented GSL to promote the vertical arrays growth. The growth mechanism of the formation of the ordered nanorod arrays is also discussed. The second-order nonlinear optical coefficient d(31) of the vertical ZnO nanorod arrays measured by the Maker fringes technique is 11.3 times as large as that of d(36) KH2PO4 (KDP). Abstract:Two-dimensional (2D) materials have shown a range of extraordinary properties including superconductivity, topological states and ferroelectricity. Among them, 2D arrays with emerging properties have drawn intense interest due to their great potentials in implementing high-density electric devices and advanced integrated circuits. The controllable synthesis of large arrays of 2D elements offers the key advance but remains unsolved. Here we report a one-step chemical vapor deposition (CVD) synthesis strategy for achieving single-crystalline MoTe2 nanoribbon arrays directly on normal SiO2/Si substrate, requiring neither the special stepped substrate nor the post-processing. The lithography-free synthesized ribbons are found to be well-aligned with a density ten times higher than that reported in MoS2. Further scanning transmission electron microscopy (STEM) and first-principles calculation results reveal a crystal-structure boosted solid–liquid-vapor (SLV) self-etching mechanism. Our findings provide a convenient synthesis strategy to achieve high-density nanoarrays that serve as platforms for integrated nanoscale electric devices.

Abstract:Two-dimensional (2D) magnets with intrinsic ferromagnetic/antiferromagnetic (FM/AFM) ordering are highly desirable for future spintronic devices. However, the direct growth of their crystals is in its infancy. Here we report a chemical vapor deposition approach to controllably grow layered tetragonal and non-layered hexagonal FeTe nanoplates with their thicknesses down to 3.6 and 2.8 nm, respectively. Moreover, transport measurements reveal these obtained FeTe nanoflakes show a thickness-dependent magnetic transition. Antiferromagnetic tetragonal FeTe with the Néel temperature ( T N ) gradually decreases from 70 to 45 K as the thickness declines from 32 to 5 nm. And ferromagnetic hexagonal FeTe is accompanied by a drop of the Curie temperature ( T C ) from 220 K (30 nm) to 170 K (4 nm). Theoretical calculations indicate that the ferromagnetic order in hexagonal FeTe is originated from its concomitant lattice distortion and Stoner instability. This study highlights its potential applications in future spintronic devices.
Direct Exfoliation of Nanoribbons from Bulk van der Waals Crystals

Abstract:Confinement of monolayers into quasi-one-dimensional atomically-thin nanoribbons could lead to novel quantum phenomena beyond those achieved in their bulk and monolayer counterparts. However, current experimental availability of nanoribbon species beyond graphene has been limited to bottom-up synthesis or top-down patterning. In this study, we introduce a versatile and direct lithography-free approach to exfoliate a variety of bulk van der Waals (vdW) crystals into nanoribbons. Akin to the Scotch tape exfoliation in producing monolayers, this technique provides convenient access to a wide range of nanoribbons derived from their corresponding bulk crystals, including MoS2, WS2, MoSe2, WSe2, MoTe2, WTe2, ReS2, and hBN. The nanoribbons are single-crystalline, parallel-aligned, flat, and have high aspect ratio. We demonstrated the electrical, magnetic, and optical properties from the confinement, strain, and edge configurations of these nanoribbons. This versatile preparation technique will pave the way for future experimental investigation and broad applications in optoelectronic, sensing, electronic and quantum devices.

Abstract:Atomically thin transition metal dichalcogenides (TMDCs) have drawn much interest for their promising applications in electronic, optoelectronic, valleytronic and sensing fields. Controlled growth of large-scale and high-quality TMDC nanostructures is highly desirable but remains challenging. In the present work, large-scale monolayer, bilayer and few-layer MoSe2 films have been controllably synthesized by ambient pressure chemical vapor deposition (APCVD). Hydrogen flow rate, growth temperature as well as selenium-metal flux ratio have been systematically investigated, which were demonstrated to play a key role in the synthesis of MoSe2 nanostructures. We have also reported the successful growth of MoSe2 nanoribbons with controlled width and length on diverse substrates by APCVD with the assistance of sodium chloride and corresponding growth mechanism was proposed. Our findings highlight the prospects for the controlled growth of novel 1D and 2D TMDC nanostructures for nanoelectronic devices and the development of mixed-dimensional heterostructures.

Abstract:As an elemental semiconductor, tellurium (Te) has been famous for its high hole-mobility, excellent ambient stability and topological states. Here, we realize the controllable synthesis of horizontal Te nanoribbon arrays (TRAs) with an angular interval of 60°on mica substrates by physical vapor deposition strategy. The growth of Te nanoribbons (TRs) is driven by two factors, where the intrinsic quasi-one-dimensional spiral chain structure promotes the elongation of their length; the epitaxy relationship between [110] direction of Te and [110] direction of mica facilitates the oriented growth and the expansion of their width. The bending of TRs which have not been reported is induced by grain boundary. Field-effect transistors based on TRs demonstrate high mobility and on/off ratio corresponding to 397 cm2 V-1 s-1 and 1.5×105, respectively. These phenomena supply an opportunity to deep insight into the vapor-transport synthesis of low-dimensional Te and explore its underlying application in monolithic integration.

Abstract:Recently, the magnetic semiconducting NiI2 monolayer was successfully fabricated. To obtain richer magneto-electronic property and find new physics for NiI2, we here study zigzag-type NiI2 nanoribbon (ZNiI2NR) with edges modified by different-concentration H and/or O atoms. The results show that these ribbons hold a higher energy stability, thermal stability, and magnetic stability, and Curie temperature can be increased to 143K from 15K for the bare-edged ribbon. They feature a half-semiconductor, bipolar magnetic semiconductor, or half-metal, depending on the edge- terminated atomic species and concentrations, and closely related to ribbon edge states, impurity bands or hybridized bands. By applying strain or electric field, ribbons can achieve a reversible multi-magnetic phase transition among a bipolar magnetic semiconductor, half-semiconductor, half-metal, and magnetic metal. This is because strain changes the Ni-I bond length, resulting in a variation of bond configurations (weight of ionic and covalent bonds) and the number of unpaired electrons. The compressive strain can increase the Curie temperature because it makes the edged Ni-I-Ni bond angle closer to 90°, leading to the FM d-p-d superexchange interaction increased. The electric field varies the magnetic phase because it alters the electrostatic potential of ribbon edges, and the Curie temperature is enhanced under the electric field since the ribbon is changed to a metallic state (half-metal or magnetic metal), in which the magnetic Ni atoms satisfy the Stoner criterion, holding a large magnetic exchange coefficient and electron state density at the Fermi surface.

Abstract:Two-dimensional (2D) transition metal dichalcogenides (TMDCs) materials provide a perspective development for optoelectronic, catalytic and quantum devices. However, relative approach to modify corresponding physical performance via explicit synthetic control of edge structure and dimensionality is still an enormous challenge. Here, we elucidate the successful fabrication of high-yield monolayer ribbon-like MoS 2 crystals via a catalyst-free chemical vapor deposition (CVD) strategy. These ribbon-like MoS 2 flakes exhibit a monolayer feature with tunable width in the range of 0.6–4.2 μm and a changed optical/electronic performance depending on the flake width. Furthermore, the proposed growth mechanism of such unique structures is analyzed at the basis of the change of Mo/S atom ratio. Our result emphasizes the potential to enable the successful preparation of special quasi one-dimensional (1D) TMDC structures for next-generation micro-nano optoelectronic devices.

Abstract:Two-dimensional (2D) polyaniline with C3N stoichiometry, is a newly fabricated layered material that has been expected to possess fascinating electronic, thermal, mechanical and chemical properties. The nature of its counterpart nanoribbons offering even more tunability in properties because of the unique quantum confinement and edge effect, however, has not been revealed yet. Here we systemically study the mechanical, electronic and magnetic properties for various nanoribbons cutting from a monolayer C3N sheet along the typical crystallographic orientations. By the first-principles calculations we find that C3N nanoribbons exhibit sensitive responses to the externally applied electric field and strain. Specifically, the spin-selective half-metallicity depends on the external electric field or strain, as well as the ribbon width. For the asymmetric zigzag-edged ribbon, the spin-polarization rate approaches -100% at electric field strength -0.2 V/A. Interestingly, an applied strain can transform a symmetric zigzag-carbon-edge ribbon from a magnetic semiconductor to a half-metal. And the half-metal property remains unchanged when the strain increases from 8 to 15%, while the spin-up subband gap further increases to 0.46 eV. These numerical results may be useful to engineer and design magnetic-field-free spintronic devices based on the 2D C3N. (C) 2018 Elsevier Ltd. All rights reserved.
