Abstract:The characteristics of surface and interface of nanocomposites are favor for exerting some functional properties and widening new applications. Some low-dimensional materials generally have abundant chemical groups and reaction activities. These surface chemical groups of nanomaterials provide a large platform to develop new nanocomposites and applications by surface chemical reaction and surface reconstruction of another kind of materials. Among so many hot-fields materials, graphene and its nanocomposite are developed rapidly. The graphene oxide not only has good charge transferring property, but also has abundant chemical groups on its surface, such as, -COOH, -OH and epoxide group. Therefore, graphene oxide is a good candidate substrate for further constructing other functional materials in nanoscale. The graphene oxide and pyrene derivatives were selected as representative materials for studies. Assembly of pyrene containing –NH2 groups on the surface of graphene oxide was carried out. A series of characterizations were performed by SEM (scanning electron microscopy), TEM (transmission electron microscopy), the FTIR (Fourier-Transform Infrared ) spectra, The UV-Vis (Ultra-violet visible spectroscopy), photoluminescence spectra, et al. The results indicated that the UV-Vis of nanocomposite was almost covered the whole region of visible light, and the results of PL showed strong fluorescence quenching. There was strong interaction between the graphene oxide and pyrene. The photoconductivity response to weak visible light and 808 nm laser were studied based on interdigital electrodes of Au on flexible PET(polyethylene terephthalate) film substrate with casting method. The results showed that graphene oxide modified with pyrene derivatives exhibited that the photocurrent increased obviously to visible light, and photoresponse to weak 808 nm laser emerged photo-switching behavior. It would be developed the light detector to NIR, biomimetic fields or external stimuli driven nanocarriers for biomedical fields, et al.

Abstract:Near-infrared photodetectors (NIRPDs) have attracted great attention because of their wide range of applications in many fields. Herein, a novel self-driven NIRPD at the wavelength of 980 nm is reported based on the graphene/GaAs heterostructure. Extraordinarily, its sensitivity to light illumination (980 nm) is far beyond the absorption limitation of GaAs (874 nm). This means that the photocurrent originates from the separation of photo-induced carriers in graphene, which is caused by the vertically built-in electric field formed through the high quality van der Waals contact between graphene and GaAs. Moreover, after introducing NaYF4:Yb3+/Er3+ upconversion nanoparticles (UCNPs) onto the graphene/GaAs heterojunction, the responsivity increases to be as superior as 5.97 mA W-1 and the corresponding detectivity is 1.1 × 1011 cm Hz0.5 W-1 under self-driven conditions. This dramatic improvement is mainly ascribed to the radiative energy transfer from UCNPs to the graphene/GaAs heterostructure. The high-quality and self-driven UCNPs/graphene/GaAs heterostructure NIRPD holds significant potential for practical application in low-consumption and large-scale optoelectronic devices.
High Performance Flexible Ultraviolet Photodetectors Based On Tio(2)/Graphene Hybrid

Abstract:This paper reports a novel ultraviolet (UV) photodctector based on TiO2/Graphene hybrid, with high responsivity (0.304A/W) which is 100 times higher than that based on pure TiO2. In the hybrid material. Graphene brings two major benefits: (1) large surface area to load sufficient TiO(2)nanoparticles, (2) the generated electrons are instantly collected due to the prominent electrical properties of Graphene which can overcome the low quantum efficiency of pristine TiO2 caused by recombination of electron-hole pairs. Thus, the collaboration of TiO2 and Graphene contributes to the high performance of the device. Moreover, this device is fabricated on a flexible substrate using a facile spraying method which lights the possibility to broaden the future of photodetectors in wearable devices.

Abstract:Graphene is receiving significant attention for use in optoelectronic devices because it exhibits a wide range of desirable electrical properties. Although modified graphene that is fabricated on quantum dots (or similar integration strategies) has shown promise, it has not met the requirements for high-speed applications and highly sensitive detection. Herein, we report ion-modulated graphene composite nanostructures that were incorporated into photodetectors. We focus on the dynamical properties of the novel photodetectors, and they exhibit extraordinary photoelectric performances (photoresponsivity ∼1 A/W, response time ∼100 μs) over a broad range of wavelengths from 405 to 1064 nm (the maximum external quantum efficiency is greater than 300% at 635 nm with a 10 kHz chopping frequency). A theoretical model is proposed in this paper, and it is in good agreement with our experimental results. The dynamic analyses further confirmed the dissociation and recombination of ion-electron bound states to be responsible for the fast and sensitive photoresponse from the composite samples. Although ion-modulated optoelectronic nanomaterials are rarely studied, they require further exploration as they offer new insights and alternatives in nanomaterial research.
A synergetic enhancement of localized surface plasmon resonance and photo-induced effect for graphene/GaAs photodetector.

Abstract:Photodetectors based on graphene/GaAs heterostructure were fabricated and demonstrated for application in self-powered photodetection. Then, Si quantum dots (QDs) were spin-coated onto the surface of the devices to enhance the built-in field by photo-induced doping, because of the tunable Fermi level (E-F) of graphene and shallow junction of the heterojunction. Additionally, Au nanoparticles working as a light trapping structure were used to the enhance quantum efficiency of the Si QDs and the optical absorption of the heterojunction, benefitting from localized surface plasmon resonance. Therefore, a large-area photodetector under self-powered conditions achieved a high performance i.e. responsivity (1.81 x 10(5) V W-1), detectivity (2.0 x 10(12) Jones), fast response speed (<0.04 ms), and on-off ratio (6 x 10(3)). The high voltage responsivity opens a promising pathway to ultra-weak light detection, and facilities the development of novel sensors.

Abstract:Graphene is an ideal material for high-performance photodetectors because of its superior electronic and optical properties. However, graphene's weak optical absorption limits the photoresponsivity of conventional photodetectors based on planar (two-dimensional or 2D) back-gated graphene field-effect transistors (GFETs). Here, we report a self-rolled-up method to turn 2D buried-gate GFETs into three-dimensional (3D) tubular GFETs. Because the optical field inside the tubular resonant microcavity is enhanced and the light-graphene interaction area is increased, the photoresponsivity of the resulting 3D GFETs is significantly improved. The 3D GFET photodetectors demonstrated room-temperature photodetection at ultraviolet, visible, mid-infrared, and terahertz (THz) regions, with both ultraviolet and visible photoresponsivities of more than 1 A W-1 and photoresponsivity of 0.232 A W-1 at 3.11 THz. The electrical bandwidth of these devices exceeds 1 MHz. This combination of high photoresponsivity, a broad spectral range, and high speed will lead to new opportunities for 3D graphene optoelectronic devices and systems.
Planar Graphene-C60-graphene Heterostructures for Sensitive UV-Visible Photodetection

Abstract:Low-dimensional organic materials have attracted intense attention due to their potential applications in low-cost, flexible electronics and optoelectronics. C-60 has shown promise for high-performance photodetectors due to its strong light-matter interactions. However, limited by its poor crystallinity on oxide substrates and short exciton diffusion length, the potential of pristine C-60 as photodetector channel material has not been fully exploited. Here, we fabricated a graphene-C-60-graphene photoconductor, where well-crystallized C-60 film is obtained on a hexagonal boron nitride (h-BN) template and the two graphene sheets function as source and drain electrodes. The all-carbon device covers ultraviolet (UV) to near-infrared (200-800 nm), and the photoresponsivity reaches up to 5510 AW(-1)@360 nm and 2280 AW(-1)@405 nm, with an operating bandwidth of similar to 6 kHz. In addition, the gate-tunable graphene/C-60 interface barrier enables an adjustable responsivity. Our results confirm the potential of pristine C-60 as highly-sensitive photon sensor and video-frame-rate imaging application for the UV-Visible band. (c) 2019 Elsevier Ltd. All rights reserved.

Abstract:Abstract A new class of transparent graphene electrode based organic–inorganic halide perovskite photodetectors with broad spectral response is developed. These ultrasensitive devices exhibit high ON/OFF current ratio, high linear dynamic range, broad spectral range, excellent detection for weak light and easy fabrication with low-cost. Their semi-transparent feature and distinct photodetecting function for both sides would provide new applications affecting our daily lives.

Enhanced Performance of a Visible Light Detector Made with Quasi-Free-Standing Graphene on SiC

Abstract:The excellent optoelectronic properties of graphene give it great potential for applications in optical detection. Among the graphenes obtained through many synthetic methods, epitaxial graphene obtained by thermal decomposition on silicon carbide has remarkable advantages for preparing photodetectors. In this research, epitaxial graphene has been successfully prepared on a silicon surface (0001) of semi-insulating 4H-SiC substrate with a size of 10 mm × 10 mm and epitaxial graphene has been converted to quasi-free-standing graphene by hydrogen passivation. Two metal-graphene-metal photodetectors were fabricated using the two types of graphenes above and the photo-absorption properties of detectors have been investigated under 650-nm laser illumination with different illumination powers. From a comparison of the performances between the two detectors, it was found that a photodetector fabricated with quasi-free-standing graphene shows enhanced performance under a light power of 0.018 mW. Responsivity and external quantum efficiency reach maxima of 5.11 A/W and 9.74%, respectively. This dramatic improvement is mainly due to the disappearance of the buffer layer in epitaxial graphene, providing a new method to achieve optimization of graphene-based opto-electrical devices.
Graphene-carbon Nanotube Hybrid Films for High-Performance Flexible Photodetectors

Abstract:Graphene is being actively explored as a candidate material for flexible and stretchable devices. However, the development of graphene-based flexible photonic devices, i.e. photodetectors, is hindered by the low absorbance of the single layer of carbon atoms. Recently, van der Waals bonded carbon nanotube and graphene hybrid films have demonstrated excellent photoresponsivity, and the use of vein-like carbon nanotube networks resulted in significantly higher mechanical strength. Here, we report for the first time, a flexible photodetector with a high photoresponsivity of ~ 51 A/W and a fast response time of ~ 40 ms over the visible range, revealing the unique potential of this emerging all-carbon hybrid films for flexible devices. In addition, the device exhibits good robustness against repetitive bending, suggesting its applicability in large-area matrix-array flexible photodetectors.

Abstract:Graphene and other layered materials, such as transition metal dichalcogenides, have rapidly established themselves as exceptional building blocks for optoelectronic applications because of their unique properties and atomically thin nature. The ability to stack them into van der Waals (vdWs) heterostructures with new functionality has opened a new platform for fundamental research and device applications. Nevertheless, near-infrared (NIR) photodetectors based on layered semiconductors are rarely realized. In this work, we fabricate a graphene-MoTe2-graphene vertical vdWs heterostructure on a SiO2/p+-Si substrate by a facile and reliable site-controllable transfer method and apply it for photodetection from the visible to NIR wavelength range. Compared to the layered semiconductor photodetectors reported thus far, the graphene-MoTe2-graphene photodetector has a superior performance, including high photoresponsivity (∼110 mA W-1 at 1064 nm and 205 mA W-1 at 473 nm), high external quantum efficiency (EQE; ∼12.9% at 1064 nm and ∼53.8% at 473 nm), rapid response and recovery processes (a rise time of 24 μs and a fall time of 46 μs under 1064 nm illumination), and free from an external source-drain power supply. We have employed scanning photocurrent microscopy to investigate the photocurrent generation in this heterostructure under various back-gate voltages and found that the two Schottky barriers between the graphenes and MoTe2 play an important role in the photocurrent generation. In addition, the vdWs heterostructure has a uniform photoresponsive area. The photoresponsivity and EQE of the photodetector can be modulated by the back-gate (p+-Si) voltage. We compared the responsivities of thin and thick flakes and found that the responsivity had a strong dependence on the thickness. The heterostructure has promising applications in future novel optoelectronic devices, enabling next-generation high-responsivity, high-speed, flexible, and transparent NIR devices.

Abstract:A novel solution fabrication of large-area, highly conductive graphene films by spray-coating of a hybrid ink of exfoliated graphene (EG)/poly(3,4-ethylenedioxythiophene):poly(styrenesulfonate) (PEDOT:PSS) (PH1000) is demonstrated. The fabricated graphene films exhibit excellent mechanical properties, thus enabling their application as bottom electrodes in ultrathin organic photodetector devices with performance comparable to that of the state-of-the-art Si-based inorganic photodetectors.

Abstract:Graphene can be used for wide-broadband photodetectors since its photoresponse spectrum covers from the UV to the terahertz frequencies. A graphene hyperspectral image of West-Lake in Hangzhou, China is shown, indicating the wealth of sufficient information held in the broad spectral domain. The work described in article number 1700463 by Yang Xu, Weida Hu, and co-workers shows potential application in, for example, global climate research, mapping of wetlands, mineral identification, crop analysis, and bathymetry.

Abstract:Molybdenum disulfide (MoS2) is considered as a promising 2D material for optoelectronic applications due to its excellent electrical and optical properties. A semimetal material with zero bandgap, like graphene, can extend response range of MoS2‐based photodetectors to wider spectral region. Here, a graphene/MoS2/graphene vertical heterostructure is demonstrated, where Schottky barriers are formed between MoS2 and graphenes. The introduction of graphene can effectively widen the working wavelength of the device from visible to IR range. Simultaneously, the shortened transmit distance for the photogenerated carriers between the source and drain electrodes in the vertical heterostructure leads to faster response speed compared with MoS2‐based photodetectors. Besides, the graphene/MoS2/graphene photodetector shows excellent performance with an enhanced responsivity of 414 A W−1 at 532 nm and 376 A W−1 at 2000 nm, and a broad working wavelength ranging from 405 to 2000 nm. These excellent performances prove that the design of graphene based vertical heterostructure can provide new ideas for the development of high‐performance photodetectors in future.

Abstract:Graphene has emerged as a promising material for photonic applications fuelled by its superior electronic and optical properties. However, the photoresponsivity is limited by the low absorption cross-section and ultrafast recombination rates of photoexcited carriers. Here we demonstrate a photoconductive gain of similar to 10(5) electrons per photon in a carbon nanotube-graphene hybrid due to efficient photocarriers generation and transport within the nanostructure. A broadband photodetector (covering 400-1,550 nm) based on such hybrid films is fabricated with a high photoresponsivity of >100 AW(-1) and a fast response time of similar to 100 mu s. The combination of ultra-broad bandwidth, high responsivities and fast operating speeds affords new opportunities for facile and scalable fabrication of all-carbon optoelectronic devices.
Multifunctional and High‐Performance FAPBI3 Quantum Dots/Graphene UV Photodetectors by the Modulation of Photoconductivity

Abstract:Negative photoconductivity monolayer graphene photodetectors are fabricated by chemical vapor deposition, and positive photoconductivity photodetectors are realized by perovskite FAPbI3 quantum dots with a simple and cost‐effective non‐polar solvent synthesis method on the graphene surface. The combination of photodetectors with negative photoconductivity and positive photoconductivity effects can be simultaneously applied on a chip that benefits future intelligent Internet of Things systems. Low‐dimensional devices with different photoconductive effects attract much attention in optoelectronics. In this work, negative photoconductivity (NPC) monolayer graphene photodetectors are fabricated by chemical vapor deposition (CVD), and a positive photoconductivity (PPC) photodetector is realized by decorating perovskite FAPbI3 quantum dots prepared by a simple and cost‐effective non‐polar solvent synthesis method on a graphene surface. The graphene‐based photodetector exhibits an NPC characteristic, which is attributed to the absorption and desorption of water molecules on the graphene surface. The responsivity of the photodetector with an NPC characteristic is −0.86 A W−1 under intense ultraviolet light irradiation, and the detectivity is −2.45 × 109 Jones. The FAPbI3 quantum dots/graphene photodetector with a PPC feature has a responsivity of 8.03 A W−1 and a detectivity of 1.89 × 1010 Jones under the irradiation of ultraviolet light of 365 nm and 55.3 mW cm−2 intensity. Due to the intense light absorption of perovskite combined with the extremely high mobility of graphene, photodetectors have high exciton separation and photocurrents when the devices are irradiated by ultraviolet light. Individual photodetectors are successfully created with NPC and PPC effects; the critical analysis for the different photoconductive mechanisms is provided, which will benefit the development of future multifunctional systems.

Abstract:This paper reports a novel ultraviolet (UV) photodetector based on a TiO2/graphene hybrid, with high responsivity (0.482 A W-1) at 3 V bias and 330 nm irradiation, which is similar to 100 times higher than that based on pure TiO2. The collaboration of TiO2 and graphene in the hybrid material contributes to the high performance of the device. To be more specific, graphene provides a large surface area to load sufficient TiO2 nanoparticles, and the generated electrons are instantly collected due to the prominent electrical properties of graphene which can overcome the low quantum efficiency of pristine TiO2 caused by recombination of photoinduced electron-hole pairs. The device was fabricated on a flexible substrate using a facile spraying method that shows the possibility of broadening the future of photodetectors in wearable devices. An on-board interface circuit based on commercial IC components is implemented to collaborate with the photodetector to demonstrate a UV sensing application.
Graphene-based light sensing: fabrication, characterisation, physical properties and performance

Abstract:Graphene and graphene-based materials exhibit exceptional optical and electrical properties with great promise for novel applications in light detection. However, several challenges prevent the full exploitation of these properties in commercial devices. Such challenges include the limited linear dynamic range (LDR) of graphene-based photodetectors, the lack of efficient generation and extraction of photoexcited charges, the smearing of photoactive junctions due to hot-carriers effects, large-scale fabrication and ultimately the environmental stability of the constituent materials. In order to overcome the aforementioned limits, different approaches to tune the properties of graphene have been explored. A new class of graphene-based devices has emerged where chemical functionalisation, hybridisation with light-sensitising materials and the formation of heterostructures with other 2D materials have led to improved performance, stability or versatility. For example, intercalation of graphene with FeCl$_3$ is highly stable in ambient conditions and can be used to define photo-active junctions characterized by an unprecedented LDR while graphene oxide (GO) is a very scalable and versatile material which supports the photodetection from UV to THz frequencies. Nanoparticles and quantum dots have been used to enhance the absorption of pristine graphene and to enable high gain thanks to the photogating effect. In the same way, hybrid detectors made from stacked sequences of graphene and layered transition-metal dichalcogenides enabled a class of detectors with high gain and responsivity. In this work we will review the performance and advances in functionalised graphene and hybrid photodetectors, with particular focus on the physical mechanisms governing the photoresponse in these materials, their performance and possible future paths of investigation.
