Abstract:This investigation experimentally demonstrates a tunable slow light device using a quantum dot (QD) semiconductor laser. The QD semiconductor laser at 1.3 mum fabricated on a GaAs substrate is grown by molecular beam epitaxy. Tunable slow light can be achieved by adjusting the bias current and wavelength detuning. The slow light device operated under probe signal from 5 to 10 GHz is presented. Moreover, we also demonstrate that the tunable slow light device can be used in a subcarrier multiplexed system.

Abstract:This investigation experimentally demonstrates a commercial distributed feedback (DFB) laser in an external light injection scheme for tunable slow light. The effect of the polarization of the probe signal on tunable optical delay is studied. Tunable optical delays of up to 30 ps for 10 GHz sinusoidal signals with optimal polarization are achieved. Abstract:We report on the fast wavelength switching in V-cavity laser (VCL) with quantum well intermixed tuning section. The laser wavelength can be switched between 32 channels at 100 GHz spacing using a single electrode control. The fabrication process involves a quantum well intermixing (QWI) process using KrF laser irradiation and rapid thermal annealing (RTA). The tuning current is less than 40 mA, much lower than previously demonstrated tunable VCL based on electro-thermal-optic effect. The wavelength switching is also faster by three orders of magnitude. The dynamic switching characteristics between two channels with different numbers of intermediate channels are investigated. It shows that the switching time is about 1 ns between adjacent channels and increases up to 12 ns with increasing number of intermediate channels.

Abstract:We analyzed theoretically the wavelength tuning mechanisms in distributed feedback (DFB) lasers using quantum well intermixing. The main factor that limits the maximum tuning range is elucidated in the analysis. It is due to the increase in carrier density required to maintain the gain above the threshold after the bandgap is blue-shifted by intermixing. The effect of grating period is also investigated and shown to have strong effects. Changing the grating period can shift the maximum tuning range from 3.5 nm to 20 nm.

Abstract:We present the design and simulation of a 450 nm GaN-based V-cavity tunable laser without grating and epitaxial regrowth. Quantum well structure has been optimized to realize good optical confinement. The simulation results show that 20 channels with 300GHz spacing can be achieved, with a tuning range of 4.1 nm and high high side-mode suppression ratio (SMSR) over 30 dB.

Abstract:Nanowire lasers hold great potential as nanoscale coherent light sources. The rapid wavelength tuning of such light sources is one of the most important parameters for practical applications. Although significant efforts have been made in the past decades, the fast and reversible lasing wavelength tuning in nanowires or structures alike remains a challenge. Here, by incorporating temperature-dependent Varshni shift of the bandgap with ultralow thermal inertia of a free-standing cadmium sulfide (CdS) nanowire, a fast lasing wavelength tuning in single nanowires with excellent reversibility is demonstrated. Above room temperature, a Varshni shift rate (approximate to 0.16 nm K-1) twice larger than that at low temperature (approximate to 0.085 nm K-1) is observed, and the nanowire lasing peak is tuned from 514 to 549 nm with step down to 0.075 nm K-1. Using a beam of CO2 laser pulses to instantaneously modulate the temperature of a free-standing lasing nanowire, a reversible wavelength tuning at a rate of approximate to 48 000 nm s(-1), which is about three orders of magnitude faster than that reported previously is achieved. The results herein suggest a very promising route to fast wavelength tuning in lasing nanowires or other nanostructures, which may lead to fast tunable nanolasers for a variety of nanophotonic applications.

Abstract:The maximum possible shift in emission wavelength of a quantum-well (QW) intermixed distributed-feedback (DFB) laser as a function of degree of intermixing is studied. In a recent experiment, the wavelength shift of a QW intermixed DFB laser is around 13% of the bandgap blue shift. Our study indicates that if a smaller grating period is used, the wavelength shift can be increased by four times to 50% of the bandgap blue shift, because it is not necessary to change the carrier density significantly in order to maintain a modal gain above lasing threshold. The maximum tuning range is found to be 20 nm, indicating that QW intermixing can be used to fabricate multiwavelength DFB laser arrays for wavelength-division-multiplexing communication systems.

Abstract:Wavelength tunable lasers are increasingly needed as key components for wavelength resource management technologies in future dense wavelength division multiplexing (DWDM) systems. While material systems with multiple quantum wells as an active region are widely used in long‐wavelength tunable lasers, the unique advantages of InAs/GaAs quantum dots (QDs) for low‐power operation, excellent thermal stability, and wide spectral bandwidth may open a new avenue in this field. Combining the advantages of QDs with a special designed half‐wave coupled cavity structure, directly modulated, single‐mode, tunable InAs/GaAs QD lasers are demonstrated at 1.3 µm wavelength range. The half‐wave coupler provides an active–active coupled‐cavity tunable structure without involving gratings or multiple epitaxial growths, producing synchronous power transfer in the two output waveguides and high single‐mode selectivity. 27‐channel wavelength switching is achieved with side‐mode‐suppression‐ratio of around 35 dB. Under continuous‐wave electrical injection, over 9 mW output power can be measured with 716 kHz Lorentzian linewidth, 4 GHz 3‐dB bandwidth, and 8 Gbit s−1 non‐return‐to‐zero signal modulation by directly probing the chip.

Abstract:A widely tunable narrow-linewidth laser consisting of a sampled-grating distributed Bragg reflector (SG-DBR) laser and an external silica-based multi-period-delayed feedback (MPDF) photonic circuit is fabricated and experimentally demonstrated. The measured results show that a 58-nm lasing wavelength tuning range together with a more than 40 dB side-mode suppression ratio can be achieved. Notably, among the wavelength tuning range, all linewidths remain below 1 kHz, which are narrowed by more than three orders of magnitude compared to the average intrinsic linewidth of 3 MHz for the original SG-DBR laser. Besides, since the proposed MPDF structure has an ultra-dense distribution of the multi-period feedback, the linewidth reduction capability can be maintained over the entire operating wavelength range does not require free spectral range (FSR)-alignment or any extra phase match. Such widely tunable narrow-linewidth laser might offer a compact, cost-effective and easily-implemented solution for next-generation applications including ultra-wideband dense wavelength division multiplexing (DWDM) systems and light detection and ranging (LiDAR) systems.

Abstract:With the development of intelligent broadband optical networks, tunable semiconductor lasers are becoming more and more important for wavelength routing and signal processing. A simple and compact widely tunable laser has recently been developed using half-wave coupled V-cavity. The size of the chip is only about 500 μm×300 μm, and the fabrication process is similar to a simple Fabry-Perot laser. It does not require any grating or epitaxial regrowth, and the wavelength can be switched from channel to channel using a single electrode control. The wavelength switching time is about 20 μs with current injection induced thermo-optic effect, without requiring any bandgap engineering during the device fabrication. By using quantum well intermixing to selectively blue-shift the bandgap of the waveguide in the tuning section, fast wavelength switching is realized with a response time of ~ 10 ns or less. Optical bistability is also observed in the V-cavity laser, which can be used for achieving all-optical flip-flop. The wavelength state of the V-cavity laser can be set and reset by injecting signal pulses at two different wavelengths. The pulse power for both set and reset signal is only about 1 pJ. Short response times of about 150 ps is measured for the flip-flop operation.

Abstract:The structure of a Q-modulated distributed feedback laser is designed and simulated. A large reflectivity modulation of the rear reflector is achieved by using an anti-resonant cavity formed by two deep trenches with the one between the modulator and phase section filled by a high index dielectric material. The travelling wave model is presented to analyze the high speed performance of the laser. Due to the effect of the wave propagation in the structure, the modulation extinction ratio decreases with increasing cavity length. It is shown that 40 Gb/s RZ signal modulation can be achieved with an extinction ratio of 7 dB and 10 dB, respectively, for a cavity length of 500 μm and 300 μm.

Abstract:Wavelength tuning in distributed-feedback (DFB) lasers using quantum-well intermixing is analyzed. A 0.42-nm tuning range is obtained when the bandgap is blue-shifted by 5.9 nm, and this value agrees well with the experimental value of 0.36 nm. The limitation of the tuning range is also discussed, and is because of the increase in carrier density that raises the gain above the threshold after intermixing. The dependence of wavelength shift on bandgap blueshift is not affected by the details of the intermixing process. A maximum tuning range of 3.5 nm is predicted, demonstrating that after device fabrication intermixing process can be used to adjust DFB lasers operating wavelengths to match the predefined wavelength channels of wavelength-division-multiplexing system.

Abstract:We report on the fast carrier-induced wavelength switching in V-cavity laser using butt-joint passive tuning section. Using the carrier plasma based tuning effect in combination with temperature induced gain spectrum shift, over 25-nm wavelength tuning with 100 GHz channel spacing is obtained with side-mode suppression ratio up to 40 dB. Sixteen channels can be switched by using a single electrode control on the long cavity electrode and seven channels on the short cavity electrode. Mode competition is observed during the transient and the switching delay time varies from 1 to 11 ns for different switching paths.

High-fidelity, broadband stimulated-Brillouin-scattering-based slow light using fast noise modulation

Abstract:We demonstrate a 5-GHz-broadband tunable slow-light device based on stimulated Brillouin scattering in a standard highly-nonlinear optical fiber pumped by a noise-current-modulated laser beam. The noise modulation waveform uses an optimized pseudo-random distribution of the laser drive voltage to obtain an optimal flat-topped gain profile, which minimizes the pulse distortion and maximizes pulse delay for a given pump power. Eye-diagram and signal-to-noise ratio (SNR) analysis show that this new broadband slow-light technique significantly increases the fidelity of a delayed data sequence, while maintaining the delay performance. A fractional delay of 0.81 with a SNR of 5.2 is achieved at the pump power of 350 mW using a 2-km-long highly nonlinear fiber with the fast noise-modulation method, demonstrating a 50% increase in eye-opening and a 36% increase in SNR compared to a previous slow-modulation method.
