Abstract:We report on polarization-resolved photoluminescence studies of diverse excitonic complexes formed in GaAs quantum wells with a high-mobility two-dimensional hole gas in magnetic fields up to 23 T. Using two-beam illumination we decrease the hole concentration beyond the point of conversion from p-to n-type structures. We have demonstrated charge conversion between positive and negative exciton complexes (both free and bound to acceptors in the well). The switch between the electron and hole gases allowed us to distinguish between the emission lines from positive trions moving almost freely in the quantum well and bound to ionized acceptors in the barrier, which indicate their coexistence in the same well.

Abstract:We observe high-mobility transport of indirect excitons in coupled GaAs quantum wells. A voltage-tunable in-plane potential gradient is defined for excitons by exploiting the quantum confined Stark effect in combination with a lithographically designed resistive top gate. Excitonic photoluminescence resolved in space, energy, and time provides insight into the in-plane drift dynamics. Across several hundreds of microns an excitonic mobility of >10^5 cm2/eVs is observed for temperatures below 10 K. With increasing temperature the excitonic mobility decreases due to exciton-phonon scattering.

Quantum control of exciton wavefunctions in 2D semiconductors

Abstract:Excitons -- bound electron-hole pairs -- play a central role in light-matter interaction phenomena, and are crucial for wide-ranging applications from light harvesting and generation to quantum information processing. A long-standing challenge in solid-state optics has been to achieve precise and scalable control over the quantum mechanical state of excitons in semiconductor heterostructures. Here, we demonstrate a technique for creating tailored and tunable potential landscapes for optically active excitons in 2D semiconductors that enables in-situ wavefunction shaping at the nanoscopic lengthscale. Using nanostructured gate electrodes, we create localized electrostatic traps for excitons in diverse geometries such as quantum dots and rings, and arrays thereof. We show independent spectral tuning of multiple spatially separated quantum dots, which allows us to bring them to degeneracy despite material disorder. Owing to the strong light-matter coupling of excitons in 2D semiconductors, we observe unambiguous signatures of confined exciton wavefunctions in optical reflection and photoluminescence measurements. Our work introduces a new approach to engineering exciton dynamics and interactions at the nanometer scale, with implications for novel optoelectronic devices, topological photonics, and many-body quantum nonlinear optics.

Single exciton emission from gate-defined quantum dots

Abstract:With gate-defined electrostatic traps fabricated on a double quantum well we are able to realize an optically active and voltage-tunable quantum dot confining individual, long-living, spatially indirect excitons. We study the transition from multi excitons down to a single indirect exciton. In the few exciton regime, we observe discrete emission lines reflecting the interplay of dipolar interexcitonic repulsion and spatial quantization. The quantum dot states are tunable by gate voltage and employing a magnetic field results in a diamagnetic shift. The scheme introduces a new gate-defined platform for creating and controlling optically active quantum dots and opens the route to lithographically defined coupled quantum dot arrays with tunable in-plane coupling and voltage-controlled optical properties of single charge and spin states.

Abstract:Quantum systems with engineered Hamiltonians can be used to study many-body physics problems to provide insights beyond the capabilities of classical computers. Semiconductor gate-defined quantum dot arrays have emerged as a versatile platform for realizing generalized Fermi-Hubbard physics, one of the richest playgrounds in condensed matter physics. In this work, we employ a germanium 4×2 quantum dot array and show that the naturally occurring long-range Coulomb interaction can lead to exciton formation and transport. We tune the quantum dot ladder into two capacitively coupled channels and exploit Coulomb drag to probe the binding of electrons and holes. Specifically, we shuttle an electron through one leg of the ladder and observe that a hole is dragged along in the second leg under the right conditions. This corresponds to a transition from single-electron transport in one leg to exciton transport along the ladder. Dynamical Control of Excitons in Atomically Thin Semiconductors

Abstract:Excitons in transition metal dichalcogenides (TMDs) have emerged as a promising platform for novel applications ranging from optoelectronic devices to quantum optics and solid state quantum simulators. While much progress has been made towards characterizing and controlling excitons in TMDs, manipulating their properties during the course of their lifetime - a key requirement for many optoelectronic device and information processing modalities - remains an outstanding challenge. Here we combine long-lived interlayer excitons in angle-aligned MoSe$_2$/WSe$_2$ heterostructures with fast electrical control to realize dynamical control schemes, in which exciton properties are not predetermined at the time of excitation but can be dynamically manipulated during their lifetime. Leveraging the out-of-plane exciton dipole moment, we use electric fields to demonstrate dynamical control over the exciton emission wavelength. Moreover, employing a patterned gate geometry, we demonstrate rapid local sample doping and toggling of the radiative decay rate through exciton-charge interactions during the exciton lifetime. Spatially mapping the exciton response reveals charge redistribution, offering a novel probe of electronic transport in twisted TMD heterostructures. Our results establish the feasibility of dynamical exciton control schemes, unlocking new directions for exciton-based information processing and optoelectronic devices, and the realization of excitonic phenomena in TMDs.

Abstract:Exciton polaritons in atomically thin transition-metal dichalcogenide microcavities provide a versatile platform for advancing optoelectronic devices and studying the interacting Bosonic physics at ambient conditions. Rationally engineering the favorable properties of polaritons is critically required for the rapidly growing research. Here, we demonstrate the manipulation of nonlinear polaritons with the lithographically defined potential landscapes in monolayer WS2 microcavities. The discretization of photoluminescence dispersions and spatially confined patterns indicate the deterministic on-site localization of polaritons by the artificial mesa cavities. Varying the trapping sizes, the polariton-reservoir interaction strength is enhanced by about six times through managing the polariton-exciton spatial overlap. Meanwhile, the coherence of trapped polaritons is significantly improved due to the spectral narrowing and tailored in a picosecond range. Therefore, our work not only offers a convenient approach to manipulating the nonlinearity and coherence of polaritons but also opens up possibilities for exploring many-body phenomena and developing novel polaritonic devices based on 2D materials.
Electrically tunable quantum confinement of neutral excitons

Abstract:Confining particles to distances below their de Broglie wavelength discretizes their motional state. This fundamental effect is observed in many physical systems, ranging from electrons confined in atoms or quantum dots to ultracold atoms trapped in optical tweezers. In solid-state photonics, a long-standing goal has been to achieve fully tunable quantum confinement of optically active electron-hole pairs known as excitons. To confine excitons, existing approaches mainly rely on material modulation, which suffers from poor control over the energy and position of trapping potentials. This has severely impeded the engineering of large-scale quantum photonic systems. In this doctoral thesis, we demonstrate electrically controlled quantum confinement of neutral excitons in two-dimensional semiconductors. By combining gate-defined in-plane electric fields with inherent interactions between excitons and free charges in a lateral p-i-n junction, we achieve tunable exciton confinement lengths reaching values below 10 nm. Quantization of excitonic motion manifests in the measured optical response as a ladder of discrete voltage-dependent states below the continuum. Moreover, we observe that our confining potentials lead to a strong modification of the relative wave function of excitons. We further highlight the versatility of our approach by extending our confinement scheme to create quantum-dot-like zero-dimensional structures with a fully tunable confinement length. Our technique provides an experimental route towards achieving polariton blockade and creating scalable arrays of identical single-photon sources, which has wide-ranging implications for realizing strongly correlated photonic phases and on-chip optical quantum information processors.

Abstract:Van der Waals heterostructures based on transition metal dichalcogenides (TMDs) have emerged as excellent candidates for next-generation optoelectronics and valleytronics, due to their fascinating physical properties. The understanding and active control of the relaxation dynamics of heterostructures play a crucial role in device design and optimization. Here, we investigate the back-gate modulation of exciton dynamics in a WS2/WSe2 heterostructure by combining time-resolved photoluminescence (TRPL) and transient absorption spectroscopy (TAS) at cryogenic temperatures. We find that the non-radiative relaxation lifetimes of photocarriers in heterostructures can be electrically controlled for samples with different twist-angles, whereas such lifetime tuning is not present in standalone monolayers. We attribute such an observation to doping-controlled competition between interlayer and intralayer recombination pathways in high-quality WS2/WSe2 samples. The simultaneous measurement of TRPL and TAS lifetimes within the same sample provides additional insight into the influence of coexisting excitons and background carriers on the photo-response, and points to the potential of tailoring light-matter interactions in TMD heterostructures.

Abstract:Quantum confinement is the discretization of energy when motion of particles is restricted to length scales smaller than their de Broglie wavelength. The experimental realization of this effect has had wide ranging impact in diverse fields of physics and facilitated the development of new technologies. In semiconductor physics, quantum confinement of optically excited quasiparticles, such as excitons or trions, is typically achieved by modulation of material properties - an approach crucially limited by the lack of insitu tunability and scalability of confining potentials. Achieving fully tunable quantum confinement of optical excitations has therefore been an outstanding goal in quantum photonics. Here, we demonstrate electrically controlled quantum confinement of neutral excitons in a gate-defined monolayer p-i-n diode. A combination of dc Stark shift induced by large in-plane fields and a previously unknown confining mechanism based on repulsive interaction between excitons and free charges ensures tight exciton confinement in the narrow neutral region. Quantization of exciton motion manifests in multiple discrete, spectrally narrow, voltage-dependent optical resonances that emerge below the free exciton resonance. Our measurements reveal several unique physical features of these quantum confined excitons, including an in-plane dipolar character, one-dimensional center-of-mass confinement, and strikingly enhanced exciton size in the presence of magnetic fields. Our method provides an experimental route towards creating scalable arrays of identical single photon sources, which will constitute building blocks of strongly correlated photonic systems.

Exciton manifolds in highly ambipolar doped WS2

Abstract:The disentanglement of single and many particle properties in 2D semiconductors and their dependencies on high carrier concentration is challenging to experimentally study by pure optical means. We establish an electrolyte gated WS2 monolayer field-effect structure capable to shift the Fermi level from the valence into the conduction band suitable to optically trace exciton binding as well as the single particle band gap energies in the weakly doped regime. Combined spectroscopic imaging ellipsometry and photoluminescence spectroscopies spanning large n- and p-type doping with charge carrier densities up to 10^14 cm-2 enable to study screening phenomena and doping dependent evolution of the rich exciton manifold whose origin is controversially discussed in literature. We show that the two most prominent emission bands in photoluminescence experiments are due to the recombination of spin-forbidden and momentum-forbidden charge neutral excitons activated by phonons. The observed interband transitions are redshifted and drastically weakened under electron or hole doping. This field-effect platform is not only suitable for studying exciton manifold but is also suitable for combined optical and transport measurements on degenerately doped atomically thin quantum materials at cryogenic temperatures.

Abstract:Abstract Engineering non-linear hybrid light-matter states in tailored lattices is a central research strategy for the simulation of complex Hamiltonians. Excitons in atomically thin crystals are an ideal active medium for such purposes, since they couple strongly with light and bear the potential to harness giant non-linearities and interactions while presenting a simple sample-processing and room temperature operability. We demonstrate lattice polaritons, based on an open, high-quality optical cavity, with an imprinted photonic lattice strongly coupled to excitons in a WS 2 monolayer. We experimentally observe the emergence of the canonical band-structure of particles in a one-dimensional lattice at room temperature, and demonstrate frequency reconfigurability over a spectral window exceeding 85 meV, as well as the systematic variation of the nearest-neighbour coupling, reflected by a tunability in the bandwidth of the p-band polaritons by 7 meV. The technology presented in this work is a critical demonstration towards reconfigurable photonic emulators operated with non-linear photonic fluids, offering a simple experimental implementation and working at ambient conditions.

Abstract:Combining the capabilities of gate-defined quantum transport devices in GaAs -based heterostructures and of optically addressed self-assembled quantum dots could open up broad perspectives in quantum technologies. For example, interfacing stationary solid-state qubits with photonic quantum states would open up a pathway towards the realization of a quantum network with extended quantum processing capacity in each node. While gated devices allow very flexible confinement of electrons or holes, the confinement of excitons without some element of self-assembly is much harder. To address this limitation, we introduce a technique to realize exciton traps in quantum wells via local electric fields by thinning a heterostructure down to a 220-nm-thick membrane. We show that mobilities over 1×106cm2V−1s−1 can be retained and that quantum point contacts and Coulomb oscillations can be observed on this structure, which implies that the thinning does not compromise the heterostructure quality. Furthermore, the local lowering of the exciton energy via the quantum-confined Stark effect is confirmed, thus forming exciton traps. These results lay the technological foundations for devices like single-photon sources, spin-photon interfaces and eventually quantum network nodes in GaAs quantum wells, realized entirely with a top-down fabrication process. https://doi.org/10.1103/PhysRevApplied.19.044095 © 2023 American Physical Society

Abstract:The low-temperature ambipolar photoconduction in the InGaAs/GaAs and GaAs/AlGaAs heterostructures containing the composition quantum well (QW) tunnel-coupled with the impurity delta-well have been studied under a wide electric field range. The "stretched" bipolar drift length in the InGaAs/GaAs structure is shown to achieve a few mm at the fields of ∼70 V/cm and exceed that in the GaAs/AlGaAs structure at the comparable field strength by half an order of magnitude. The photoconductivity decay is up to several tens μs long and its behavior is fitted by the single- and "stretched-" exponent functions. The obtained results are shown to be caused by spatial separation of the non-equilibrium charge carriers in the potential profile engineered by such QW configuration and the dispersion law of holes in them.

Abstract:We investigate how external screening shapes excitons in two-dimensional (2d) semiconductors embedded in laterally structured dielectric environments. An atomic scale view of these elementary excitations is developed using models which apply to a variety of materials including transition metal dichalcogenides (TMDCs). We find that structured dielectrics imprint a peculiar potential energy landscape on excitons in these systems: While the ground-state exciton is least influenced, higher excitations are attracted towards regions with high dielectric constant of the environment. This landscape is "inverted" in the sense that low energy excitons are less strongly affected than their higher energy counterparts. Corresponding energy variations emerge on length scales of the order of a few unit cells. This opens the prospect of trapping and guiding of higher excitons by means of tailor-made dielectric substrates on ultimately small spatial scales.

Abstract:The advent of Dirac materials has made it possible to realize two-dimensional gases of relativistic fermions with unprecedented transport properties in condensed matter. Their photoconductive control with ultrafast light pulses is opening new perspectives for the transmission of current and information. Here we show that the interplay of surface and bulk transient carrier dynamics in a photoexcited topological insulator can control an essential parameter for photoconductivity—the balance between excess electrons and holes in the Dirac cone. This can result in a strongly out of equilibrium gas of hot relativistic fermions, characterized by a surprisingly long lifetime of more than 50 ps, and a simultaneous transient shift of chemical potential by as much as 100 meV. The unique properties of this transient Dirac cone make it possible to tune with ultrafast light pulses a relativistic nanoscale Schottky barrier, in a way that is impossible with conventional optoelectronic materials.

Abstract:Kinetics of a closed quantum dot (QD) in a GaAs/AlGaAs heterostructure crystal are studied by probing the current through an aluminum single-electron transistor fabricated on top of the QD. Distinctly different characteristics of the Coulomb blockade oscillations are found in different gate bias conditions, indicating different regimes of the isolated QD. An excited state of the QD, where the electrostatic potential is significantly lifted up, as well as another excited state, where the electrostatic potential is significantly pulled down, are suggested. Both of the states are characterized by an extremely long life time roughly about 20 min. A model is proposed to consistently explain these states.
