Abstract:The search for emerging materials combining magnetic and semiconducting properties has attracted widespread interest in contemporary materials science. Chalcopyrite (CuFeS2), as an earth abundant and nontoxic chalcogenide compound in the I-III-VI2 family, is a promising class of such materials that exhibit unusual electrical, optical, and magnetic properties. However, its successful implementation largely depends on our ability to understand, control and manipulate their structural, transport and spin behavior. Here we show that solution processing monodispersed CuFeS2 quantum dots exhibit a strong coupling among optical, electronic, and magnetic degrees of freedom. The photoresponse and magnetoconductance of CuFeS2 quantum dots are realized under external stimuli. We further exploit a fast and efficient way to achieve an exceptionally large performance in a magneto-optoelectronic hybrid system consisting of magnetic semiconducting CuFeS2 and conducting polymer matrix. The results demonstrate a promising potential of magnetic semiconductor CuFeS2 in the field of spin electronics.

Abstract:A facile in situ synthetic method is developed to synthesize metal sulfide nanoparticles based on 2D M-TCPP (M = Cu, Cd, or Co, TCPP = tetrakis(4-carboxyphenyl)porphyrin)) metal-organic framework nanosheets. The obtained CuS/Cu-TCPP composite nanosheet is used as the active material in photoelectrochemical cells, showing notably increased photocurrent due to the improved exciton separation and charge carrier transport.

Abstract:Graphene with a series of neoteric electronic and optical properties is an intriguing building block for optoelectronic devices. Over the past decade, graphene-based solar cells (SCs) and photodetectors (PDs) which can convert light signals to electrical signals have received burgeoning exploration. However, limited light absorption hampers the performance of these devices. Quantum dots (QDs) possess a strong confinement effect, a large exciton energy, and long exciton lifetime, enhancing the interaction between incident light and graphene. Especially, as the density of states near the Dirac point of graphene is ultralow, it is easy to modify the Fermi level of graphene by inserting quantum dots at the interface between graphene and light, thereby enhancing the performance of graphene-based optoelectronic devices. The characteristics of QDs and crucial physical mechanisms of the interaction and energy transfer in QDs/graphene nanohybrids are systematically addressed. The factors influencing the efficiency of energy transfer are also analyzed quantitatively. Moreover, the experimental process of QD-enhanced technologies for SCs, photoconductors, phototransistors, and photodiode PDs is reviewed. Eventually, a conclusion is given and the remaining challenges and future development for QDs/2D materials hybrid systems is discussed. Possible steps toward large-scale commercial applications and integration into optoelectronic networks are suggested.

Abstract:Colloidal quantum dots (QDs) are promising building blocks for the realization of future optoelectronic technologies. In particular, they are widely studied for photoelectric conversion, thanks to their low cost and high solar energy conversion efficiency. The majority of the QDs used in devices for photoelectrochemical (PEC) hydrogen generation is based on heavy-metal containing materials, such as Pb and Cd. Unfortunately, the use of these materials hamper their prospective to be commercially developed due to health and environmental concerns. In this work, by using a template assisted cation exchange procedure, we developed eco-friendly CuInSe2/(CuInSexS1-x)(5)/CuInS2 QDs based on a gradient mull shell architecture, exhibiting tunable Near Infra-Red (NIR) optical absorption and photoluminescence (PL) properties. The NIR QDs are used as sensitizer for mesoporous TiO2 and employed for PEC hydrogen production. The PEC device based on the gradient architecture showed a 200 % improvement compared to the simple core CuInSe2 QDs and 73 % compared to the core/shell structure. The enhancement is ascribed to favorable stepwise electronic band alignment and improved electron transfer rate with the incorporation of interfacial gradient layers. These results could pave the way for the synthesis of heavy-metal-free QDs, exhibiting broad application in emerging optoelectronic technologies.
Photoinduced Electron Transfer Between Pyridine Coated Cadmium Selenide Quantum Dots and Single Sheet Graphene

Abstract:Interest in graphene as a two‐dimensional quantum‐well material for energy applications and nanoelectronics has increased exponentially in the last few years. The recent advances in large‐area single‐sheet fabrication of pristine graphene have opened unexplored avenues for expanding from nano‐ to meso‐scale applications. The relatively low level of absorptivity and the short lifetimes of excitons of single‐sheet graphene suggest that it needs to be coupled with light sensitizers in order to explore its feasibility for photonic applications, such as solar‐energy conversion. Red‐emitting CdSe quantum dots are employed for photosensitizing single‐sheet graphene with areas of several square centimeters. Pyridine coating of the quantum dots not only enhances their adhesion to the graphene surface, but also provides good electronic coupling between the CdSe and the two‐dimensional carbon allotrope. Illumination of the quantum dots led to injection of n‐carrier in the graphene phase. Time‐resolved spectroscopy reveals three modes of photoinduced electron transfer between the quantum dots and the graphene occurring in the femtosecond and picosecond time‐domains. Transient absorption spectra provide evidence for photoinduced hole‐shift from the CdSe to the pyridine ligands, thereby polarizing the surface of the quantum dots. That is, photoinduced electrical polarization, which favors the simultaneous electron transfer from the CdSe to the graphene phase. These mechanistic insights into the photoinduced interfacial charge transfer have a promising potential to serve as guidelines for the design and development of composites of graphene and inorganic nanomaterials for solar‐energy conversion applications.
Dye-Sensitized Ternary Copper Chalcogenide Nanocrystals: Optoelectronic Properties, Air Stability and Photosensitivity

Abstract:We report on the effect of ligand exchange of copper sulphide selenide as well as copper selenide nanocrystals with the organic pi-system Cobalt beta-tetraaminophthalocyanine and analyse changes in the structural, optical as well as electric properties of thin films of these hybrid materials. A strong ligand interaction with the surface of the nanocrystals is revealed by UV-vis absorption and Raman spectroscopy. Grazing-incidence small-angle X-ray scattering studies show a significant contraction in the interparticle distance upon ligand exchange. For copper-deficient copper selenide, this contraction has a negligible effect on electric transport, while for copper-deficient copper sulphide selenide, the conductivity increases by eight orders of magnitude and results in metal-like temperature-dependent transport. We discuss these differences in the light of varying contributions of electronic vs. ionic transport in the two materials and highlight their effect on the stability of the transport properties under ambient conditions. With photocurrent measurements, we demonstrate high optical responsivities of 200-400 A W-1 for the phthalocyanine-capped copper sulphide selenide and emphasize the beneficial role of the organic pi-system in this respect, which acts as an electronic linker and an optical sensitizer at the same time.

Self-doping effect in confined copper selenide semiconducting quantum dots for efficient photoelectrocatalytic oxygen evolution

Abstract:Self-doping can not only suppress the photogenerated charge recombination of semiconducting quantum dots by self-introducing trapping states within the bandgap, but also provide high-density catalytic active sites as the consequence of abundant non-saturated bonds associated with the defects. Here, we successfully prepared semiconducting copper selenide (CuSe) confined quantum dots with abundant vacancies and systematically investigated their photoelectrochemical characteristics. Photoluminescence characterizations reveal that the presence of vacancies reduces the emission intensity dramatically, indicating a low recombination rate of photogenerated charge carriers due to the self-introduced trapping states within the bandgap. In addition, the ultra-low charge transfer resistance measured by electrochemical impedance spectroscopy implies the efficient charge transfer of CuSe semiconducting quantum dots-based photoelectrocatalysts, which is guaranteed by the high conductivity of their confined structure as revealed by room-temperature electrical transport measurements. Such high conductivity and low photogenerated charge carriers recombination rate, combined with high-density active sites and confined structure, guaranteeing the remarkable photoelectrocatalytic performance and stability as manifested by photoelectrocatalysis characterizations. This work promotes the development of semiconducting quantum dots-based photoelectrocatalysis and demonstrates CuSe semiconducting quantum confined catalysts as an advanced photoelectrocatalysts for oxygen evolution reaction.

Abstract:A series of graphene quantum dots-modified ZnCdS (ZnCdS/G) composites with different contents of graphene quantum dots (GQDs) were prepared by a solvothermal route and characterized via various measurements. GQDs have a type graphene height of 2 nm and exhibit an excitation-dependent PL behavior. GQDs-modified ZnCdS composites present good lattice fingers that can be assigned to the (110) plane of GQDs and (112) plane of ZnCdS. The effect of different GQDs contents on the photoelectric property of ZnCdS was investigated. The results show that the photocurrent density of ZnCdS/G first increases and achieves a maximum of 11.4 μ A/cm 2 with the addition of 0.06 wt% and then decreases as the GQDs content changes from 0.06 wt% to 0.12 wt%. Photocurrent counts as a function of time present a decrease of 10% and remains stable after 1600 s.

Abstract:Zinc sulfide (ZnS) is one of the leading semiconductors for optoelectronic device applications. Here, we focused on synthesizing the undoped and transition metal (Cu)-doped ZnS (Zn Cu S) nanoparticles at different copper concentrations ( x = 0, 0.03, 0.05, 0.07) using solid-state reaction. The synthesized Zn Cu S nanoparticles were subjected to different characterizations such as XRD, FE-SEM, EDS, UV–visible spectroscopy, PL, and two probe methods to study their structural, morphological, elemental, optical, and electrical properties. The XRD profile revealed that the prepared nanoparticles were in cubic structure with predominant orientation along (1 1 1) plane. The EDAX spectra confirmed the presence of host and dopant elements such as Zn, S, and Cu without any impurity elements. The formation of spherical-shaped clusters was confirmed by FE-SEM images. Using absorption spectra, the band gaps were calculated. Novel luminescence features, i.e., blue, green, and orange-red emission peaks, were observed in the photoluminescence spectra. Electrical properties were studied using two probe method (Keysight B2900 source meter).

Abstract:Cu 2 O nanowires are synthesized by reduction of CuO nanowires with hydrogen gas. Strong green photoluminescence dominated by band-edge emission is observed. Field effect transistors fabricated from individual Cu2O nanowires present high on-off ratio (>106) and high mobility (>95 cm2/V s). Furthermore, the device demonstrates a fast photoelectric response to blue illumination in air at room temperature. In addition, anomalous ferromagnetism appears in Cu2O nanowires, which may originate from the defects in Cu2O nanowires. This work shows the application potentials of the Cu2O nanowires, especially in an electrical and photonic device.

Abstract:We report on a temporal evolution of photoluminescence (PL) spectroscopy of CuInS2/ZnS colloidal quantum dots (QDs) by drop-casting on SiO2/Si substrates and high quality factor microdisks (MDs) under different atmospheric conditions. Fast PL decay, peak blue shift, and line width broadening due to photooxidation have been observed at low excitation power. With further increasing of the excitation power, the PL peak position shows a red shift and the line width becomes narrow, which is ascribed to the enhanced FOrster resonant energy transfer between different QDs by photoinduced agglomeration. The oxygen plays an important role in optically induced PL decay, which is verified by a reduced photobleaching effect under vacuum. When the QDs are drop-tasted on MDs, photooxidation and photobleaching are accelerated because the excitation efficiency is greatly enhanced with coupling the pumping laser with the cavity modes. However, when the emitted photons couple with cavity modes, a PL enhancement by more than 20 times is achieved because of the increased extraction efficiency and Purcell effects of MDs at room temperature (RT) and 35 times at 20 K. The photobleaching can be avoided with a small excitation power but with a strong PL intensity by taking advantage of high quality factor cavities. The highly efficient PL emission without photodegradation is very promising for using CuInS2 QDs as highly efficient photon emitters at RT, where the photodegradation has always limited the practical applications of colloidal quantum dots.
Two-Dimensional and Subnanometer-Thin Quasi-Copper-Sulfide Semiconductor Formed upon Copper–Copper Bonding

Abstract:Ultrathin two-dimensional (2D) semiconductors exhibit outstanding properties, but it remains challenging to obtain monolayer-structured inorganic semiconductors naturally occurring as nonlayered crystals. Copper sulfides are a class of widely studied nonlayered metal chalcogenide semiconductors. Although 2D copper sulfides can provide extraordinary physical and chemical applications, investigations of 2D copper sulfides in the extreme quantum limit are constrained by the difficulty in preparing monolayered copper sulfides. Here, we report a subnanometer-thin quasi-copper-sulfide (q-CS) semiconductor formed upon self-assembly of copper(I)–dodecanethiol complexes. Extended X-ray absorption fine structure analysis revealed that the existence of Cu–Cu bonding endowed the layer-structured q-CS with semiconductor properties, such as appreciable interband photoluminescence. Theoretical studies on the band structure demonstrated that the optical properties of copper–dodecanethiol assemblies were dominated by the q-CS layer and the photoluminescence originated from exciton radiative recombination across an indirect band gap, borne out by experimental observation at higher temperatures, but with the onset of a direct emission process at cryogenic temperatures. The following studies revealed that the metal–metal bonding occurred not only in copper–alkanethiolate complex assemblies with variable alkyl chain length but also in silver–alkanethiolate and cadmium–alkanethiolate assemblies. Abstract:In this paper, pure CuO and Zn, Cd-co-doped nanoparticles were synthesized by a facile sol–gel route to explore their optoelectronic properties. XRD analysis reveals that both pure CuO and Zn, Cd-co-doped nanoparticles exhibit the monoclinic crystal system, while the dislocation density of Cd, Zn-co-doped CuO (8.10 × 10 –4 nm −2 ) is greater than that of pure CuO (5.61 × 10 –4 nm −2 ). TEM image of pure CuO indicates that each islands are composed of many tiny nanoparticles whose grain size is below 100 nm, while co-doped samples' image reveals that many tiny grains are agglomerated to form irregular-shaped micro-architecture. The binding energies observed in the XPS spectrum of co-doped sample at 411.6 eV and 1044.63 eV can be attributed to Cd 3d 3/2 and Zn 2p 1/2 and affirm the effective substitution of co-dopants on the surface of CuO matrix. From the UV–Visible spectrum, an absorption edge at 257.84 nm (4.81 eV) is observed for the Zn, Cd-co-doped CuO nanoparticles and indicates that such wide gap materials might be highly desirable for the fabrication of transparent photovoltaics (TPVs), by exploiting the feature of transmitting visible light while absorbing ultraviolet light. Further these wide PL emissions in the entire UV–Visible regime may be exploited for fabricating for white LED optoelectronic devices. Thus, UV–Visible and PL studies convey that the outstanding characteristics observed in the current study are much favorable to design optoelectronic devices.

Abstract:A hybrid low dimensional system composed of quantum dots (QDs) and graphene combines the excellent photoresponsive properties of QDs with the ultra-high carrier mobility of graphene, which provides a promising platform for the next generation of high-performance photodetectors and image sensors. However, further research is needed before this design can be truly optimized and eventually commercialized. In this work, the optoelectronic properties of a series of PbS QD/graphene systems are studied using first-principles calculations based on density functional theory (DFT). The interaction between different halogen-passivated low-index crystal facets of a PbS QD and monolayer graphene is analyzed from the perspectives of electronic states, wave function coupling, and interface charge redistribution. The hybrid system with the strongest interaction is identified and the reason is discussed. It is shown that there is enhancement of the interaction between non-polarized crystal facets of the PbS QD and graphene. Additionally, it is found that the variation of the direction and intensity of an external electric field can approximately linearly shift the energy levels of the hybrid system and affect the charge transfer between the two components, which may be very useful for manipulating the performance of the device developed from the system. This study helps understand the optical properties of the PbS QD/graphene system and provides insights for its future optimization.

Abstract:Hybrid graphene-PbS quantum dot devices are fabricated on an n-type silicon substrate capped with a thin SiO2 layer and are characterized by photoelectrical measurements. It is shown that the resistance of the graphene channel in the devices exhibits detectable changes when a laser beam is switched on and off on the quantum dots. The model that explains the observed photoresponse phenomenon is illustrated. We also show that the photoresponse signal, i.e., the photoinduced change in the resistance of the graphene channel can be tuned in both magnitude and sign with a voltage applied to the back gate of the devices and is related to the derivative of the transfer characteristics of the graphene channel. Optically Detected Magnetic Resonance Spectroscopy of Cu-Doped CdSe/CdS and CuInS2 Colloidal Quantum Dots

Abstract:Copper-doped II-VI and copper-based I-III-VI2 colloidal quantum dots (CQDs) have been at the forefront of interest in nanocrystals over the past decade, attributable to their optically activated copper states. However, the related recombination mechanisms are still unclear. The current work elaborates on recombination processes in such materials by following the spin properties of copper-doped CdSe/CdS (Cu@CdSe/CdS) and of CuInS2 and CuInS2/(CdS, ZnS) core/shell CQDs using continuous-wave and time-resolved optically detected magnetic resonance (ODMR) spectroscopy. The Cu@CdSe/CdS ODMR showed two distinct resonances with different g factors and spin relaxation times. The best fit by a spin Hamiltonian simulation suggests that emission comes from recombination of a delocalized electron at the conduction band edge with a hole trapped in a Cu2+ site with a weak exchange coupling between the two spins. The ODMR spectra of CuInS2 CQDs (with and without shells) differ significantly from those of the copper-doped II-VI CQDs. They are comprised of a primary resonance accompanied by another resonance at half-field, with a strong correlation between the two, indicating the involvement of a triplet exciton and hence stronger electron-hole exchange coupling than in the doped core/shell CQDs. The spin Hamiltonian simulation shows that the hole is again associated with a photogenerated Cu2+ site. The electron resides near this Cu2+ site, and its ODMR spectrum shows contributions from superhyperfine coupling to neighboring indium atoms. These observations are consistent with the occurrence of a self-trapped exciton associated with the copper site. The results presented here support models under debate for over a decade and help define the magneto-optical properties of these important materials.

Abstract:Recently, quantum-dot-based core/shell structures have gained significance due to their optical, optoelectronic, and magnetic attributes. Controlling the fluorescence lifetime of QDs shells is imperative for various applications, including light-emitting diodes and single-photon sources. In this work, novel Cu-doped CdS/ZnS shell structures were developed to enhance the photoluminescence properties. The objective was to materialize the Cu-doped CdS/ZnS shells by the adaptation of a two-stage high-temperature doping technique. The developed nanostructures were examined with relevant characterization techniques such as transmission electron microscopy (TEM) and ultraviolet–visible (UV–vis) emission/absorption spectroscopy. Studying fluorescence, we witnessed a sharp emission peak at a wavelength of 440 nm and another emission peak at a wavelength of 620 nm, related to the fabricated Cu-doped CdS/ZnS core/shell QDs. Our experimental results revealed that Cu-doped ZnS shells adopted the crystal structure of CdS due to its larger bandgap. Consequently, this minimized lattice mismatch and offered better passivation to any surface defects, resulting in increased photoluminescence. Our developed core/shells are highly appropriate for the development of efficient light-emitting diodes.

Abstract:In this work, the photoelectric response properties of the graphene/GeSi QDs hybrid structure were demonstrated by measuring the I-V curve, and the incident photon-to-current conversion efficiency (IPCE). The maximal on-off ratio of the current value reaches 1500 at 10 K, due to the competition between the carrier freeze-out effect and the recombination center effect. The IPCE of the hybrid structure under different incident light indicated that the photoelectric response of hybrid structure is most sensitive to the ultraviolet light (325 nm), which is attributed to the enhanced ultraviolet absorption of graphene surface plasmon in the hybrid structure. Hence, our results represent that the graphene/GeSi QDs hybrid structure has potential application as a novel ultraviolet photoelectric device.
