Abstract:A compact packaging module for direct liquid cooling of room-temperature quantum cascade lasers is implemented. The light was coupled out of the hermetically sealed package through a mid-infrared fibre epoxy-bonded to the laser. The threshold current reduces by ∼10%, compared to convectional substrate-side cooled lasers when using low boiling temperature (boiling point (b.p.)=34°C) 3M HFE-7000 coolant. No reduction was observed with high boiling point 3M FC-77 (b.p.=97°C) coolant.

Abstract:We present a magnetically enhanced laser cooling scheme applicable to multi-level type-II transitions and further diatomic molecules with adiabatic transfer. An angled magnetic field is introduced to not only remix the dark states, but also decompose the multi-level system into several two-level sub-systems in time-ordering, hence allowing multiple photon momentum transfer. For complex multi-level diatomic molecules, although the enhancement gets weakened, our simulations still predict a $\sim 4\times$ larger value of the maximum achievable cooling force and a wider coolable velocity range compared to the conventional Doppler cooling. A reduced dependence on spontaneous emission of this scheme makes laser cooling a molecule with leakage channels become a feasibility.

Abstract:We present the principle, design, packaging and measurement results of widely tunable V-cavity lasers. By using a novel half-wave coupler, single-mode lasing with high side mode-suppression-ratio is achieved. Single-electrode controlled wide-band wavelength tuning with Vernier effect is realized. The full-band tuning of 50 channels with 100 GHz spacing is demonstrated by further employing temperature induced gain spectrum shift. The laser is packaged into a small-form-factor 9-pin TOSA, and the electronic driver has been developed for the wavelength tuning and direct modulation. The advantages of compactness, fabrication simplicity, and easy wavelength control offer great potential for the tunable laser to be used in low-cost access and data center networks, as well as in portable devices for spectroscopic analysis.

Abstract:A novel structure and mechanism for high-speed modulation of semiconductor lasers are proposed and analyzed. The modulator consists of an antiresonant cavity acting as a rear reflector of the laser. The change of the absorption coefficient in the modulator results in a change in the reflectivity of the rear reflector, and consequently the Q-factor, the lasing threshold, and the output power. An implementation structure and numerical results for a Q-modulated distributed feedback laser are presented. The monolithically integrated Q-modulated laser has potential advantages of high speed, low wavelength chirp, high extinction ratio, and high power efficiency.

Abstract:We present a comprehensive model to study the thermal effects in quantum cascade (QC) lasers for continuous-wave (CW) operation at and above room temperature. This model self-consistently solves the temperature-dependent threshold current density equation and heat equation to determine the CW threshold current density, maximum heat sink temperature, and core temperature at threshold for a given laser design. The model includes effects from temperature dependence on thermal backfilling, thermal conductivity, phonon lifetimes, gain bandwidth, thermionic emission, and resistive heating in waveguide layers. Studies on these effects yield results not simultaneously considered by previous models. By including these results in laser designs, lasers with lower core temperatures, with higher operating temperatures, and requiring lower electrical power than current high-performance lasers are predicted. Additionally, experimental results are presented, exploring various methods of improving CW laser performance for a lambda ~ 8 mum QC laser and are compared to the model.

Abstract:Quantum cascade laser(QCL) is a new type of semiconductor laser. It has many advantages such as small volume, low threshold, wide working band. Quantum cascade laser can be used in many fields such as atmospheric pollution monitoring, infrared communication, medical diagnosis without injury. Quantum cascade laser produces a large amount of heat, it will greatly influence the performance of the device. We used the finite element analysis software ANSYS to simulate the distribution of temperature field in different packaging materials. The results showed that the InGaAs/InAlAs QCL using In solder packaged device had the best thermal characteristics. Then the InGaAs/InAlAs QCL was fabricated with In solder. And its optical properties were tested. The output power of QCL was 18mW.

Abstract:Quasi-continuous-wave operation of AlGaAs/GaAs-based quantum cascade lasers (λ∼9μm) up to 165K is reported. The strong temperature dependence of the threshold current density and its higher value in high duty cycle is investigated in detail. The self-heating effect in the active region is explored by changing the operating duty cycles. The degradation of lasing performance with temperature is explained.

Abstract:We report on the realization of GaAs/AlGaAs quantum cascade lasers with an emission wavelength of 9.1 μm above the liquid nitrogen temperature. With optimal current injection window and ridge width of 24 and 60 μm respectively, a peak output power more than 500 mW is achieved in pulsed mode operation. A low threshold current density Jth = 2.6 kA/cm2 gives the devices good lasing characteristics. In a drive frequency of 1 kHz, the laser operates up to 20% duty cycle.

Abstract:4.8 μ m emitting, quantum cascade (QC) lasers that suppress carrier leakage out of their active regions to the continuum have been realized by using deep (in energy) quantum wells in the active regions, tall barriers in and around the active regions, and tapered conduction-band-edge relaxation regions. The characteristic temperature coefficients T0 and T1 for the threshold current density Jth and slope efficiency, respectively, reach values of 238 K over the 20–60 °C temperature range, which means that Jth and the slope efficiency vary with temperature half as fast as those of conventional QC lasers. In turn, significantly improved continuous wave performance is expected.

Abstract:A nonlocal energy-balance equation is derived for the optical absorption, photoluminescence and inelastic electron-phonon scattering, which determines the electron and hole temperatures for any given lattice temperature. The evolution of the lattice temperature is found to be determined by the difference between the power-loss density due to photoluminescence and the power-gain density due to optical absorption, as well as by the initial lattice temperature. We find that in addition to the expected decrease in the lattice temperature, the electron temperature also decreases with time. A laser-cooling power as high as 380 eV/s is predicted for the wide bandgap semiconductor AlN initially at room temperature when the pump-laser field is only 10 V/cm. Laser cooling is found to be more efficient for a large bandgap material, a weaker laser field, and a high initial lattice temperature. The laser-cooling rate then decreases as the lattice cools. The theory presented here provides quantitative predictions that can guide future experiments.

Abstract:The authors report on a design of terahertz quantum-cascade lasers based on three-well active modules. Each module consists of two tunnel-coupled wells for the two lasing states and another well for both resonant-phonon depopulation and carrier injection. This design is the simplest so far among the various published working devices. The test device has a lasing frequency of 3.4THz and maximum operating temperature of 142K.

Abstract:We have demonstrated the first net laser cooling of semiconductors using CdS nanoribbons (or nanobelts) in this work. This net cooling effect is found to be facilitated by resonant high order annihilation of longitudinal optical (LO) phonons due to a strong exciton-LO phonon Frohlich interactions. Using a pump-probe luminescence thermometry technique to measure the local temperature change, we have achieved as large as 40 K cooling temperature from room temperature pumped by a 514 nm laser while a 532 nm laser pumping led to a cooling of 20 K. At 100 K, only the 532 nm laser pumping can lead to a net cooling of around 15 K. Our work opens new directions to search laser cooling semiconductors and makes it feasible to achieve all solid-state cryocoolers based on semiconductors.

Abstract:We present a \MF{terahertz} quantum cascade laser operating on a thermoelectric cooler up to a record-high temperature of 210.5 K. The active region design is based on only two quantum wells and achieves high temperature operation thanks to a systematic optimization by means of a nonequilibrium Green's function model. Laser spectra were measured with a room temperature detector, making the whole setup cryogenic free. At low temperatures ($\sim 40 K), a maximum output power of 200 mW was measured.

Abstract:We report the latest development of a high power conductively cooled laser module using a novel design approach. The laser bar is directly bonded to two heatsinks in a sandwich configuration without employing submounts as buffers for stress relief caused by CTE mismatch. Simulations were performed to aid the laser module design. The accuracy of the simulations was verified by experimental tests on the laser modules. Production data were collected and used to determine the key performance parameters, statistical distribution, lifetime, and failure mechanism. The laser module thermal rollover could reach 480W at 500A drive current under CW running mode. Furthermore, it could continuously operate under a harsh-hard pulse driving condition at 300A drive current with 300ms pulse width and 1Hz repetition rate.
