Abstract:Materials hosting intrinsic room-temperature ferromagnetism have significant application in spintronics. In this context, the transition metal sulfide chromium telluride (CrxTey) has sparked significant attention due to its room-temperature ferromagnetism, as well as high magnetic anisotropy, easy tunability, and air stability. This study carefully examines the magnetic characteristics of an intrinsic room-temperature ferromagnetic Cr3Te4 single crystal. Magnetization measurements identify a paramagnetic-to-ferromagnetic (PM-FM) phase transition at TC similar to 322 K and high magnetic anisotropy. Meanwhile, a coexistence of ferromagnetism and antiferromagnetism is unveiled below TN similar to 90 K. A systematic investigation of magnetization isotherms collected near T-C provides the asymptotic critical exponents /3 = 0.365(5), gamma = 1.212(9), 8 = 4.580(4) for H//ab, and /3 = 0.370(3), gamma = 1.329(1), delta = 4.554(9) for H//c. The obtained critical exponents for H//ab and H//c suggest strong anisotropic and multiple magnetic interactions in Cr3Te4. The comprehensive H -T phase diagrams for H//ab and H//c are constructed using universal scaling and detailed magnetization, revealing strong field-dependent anisotropic room-temperature ferromagnetism and coexistence of ferromagnetism, antiferromagnetism, and noncollinear ferromagnetism. The multiple phases demonstrate that the magnetic couplings in Cr3Te4 are mediated by intralayer super exchange, interlayer double exchange, and direct exchange.

Abstract:We have successfully synthesized a single-crystal sample of the layered structure ferromagnet Fe3GeTe2 and present the results of its complete characterization using powder X-ray diffraction (XRD), magnetic susceptibility chi(T), isotherm magnetization M(H), specific heat C(T), and electrical resistivity rho(T) measurements. The rietveld refinement of the powder XRD data confirms that Fe3GeTe2 crystallizes in the space group p6(3)/mmc. The chi(T), C(T), and rho(T) data indicate bulk ferromagnetic ordering at T-C = 220 K with a saturation moment of 1.625 mu(B)/Fe at zero temperature. The magnetic measurements of the external magnetic field H applied along the c-axis and ab-plane show a large anisotropy in this material. We found that the modified Arrott plot (M-4-H/M) rather than the M-2-H/M plot is obeyed in this material. The generalized Rhodes-Wohlfarth ratio indicates an itinerant magnetism in this material. The spin fluctuation parameters are estimated and the magnetic properties are discussed in the framework of the self-consistent renormalization (SCR) and Takahashi theory of spin fluctuations.

Room temperature ferromagnetism was observed in BiFeO3-rich samples with x >= 0.6, and this ferromagnetism can be ascribed to the suppression of the spiral spin structure with the canting of antiferromagnetically ordered spins. The BiFeO3-rich samples (x = 0.6-0.8) exhibit superior ferroelectric properties with the maximum remanent polarization of 44.7 mu C/cm(2), as confirmed by the positive-up negative-down measurement to exclude the contribution of leakage current. The coexistence of room-temperature ferromagnetism and ferroelectricity manifests that the lead-free BiFeO3-based solid solutions are quite promising multiferroic materials and may be important for potential applications in BFO-based magnetoelectric devices.

Abstract:To broaden the scope of van der Waals 2D magnets, we report the synthesis and magnetism of covalent 2D magnetic Cr2Te3 with a thickness down to one-unit-cell. The 2D Cr2Te3 crystals exhibit robust ferromagnetism with a Curie temperature of 180 K, a large perpendicular anisotropy of 7 × 105 J m−3, and a high coercivity of ∼4.6 kG at 20 K. First principles calculations further show a transition from canted to collinear ferromagnetism, a transition from perpendicular to in-plane anisotropy, and emergent half-metallic behavior in atomically-thin Cr2Te3, suggesting its potential application for injecting carriers with high spin polarization into spintronic devices.

Abstract:Abstract While the discovery of two-dimensional (2D) magnets opens the door for fundamental physics and next-generation spintronics, it is technically challenging to achieve the room-temperature ferromagnetic (FM) order in a way compatible with potential device applications. Here, we report the growth and properties of single- and few-layer CrTe 2 , a van der Waals (vdW) material, on bilayer graphene by molecular beam epitaxy (MBE). Intrinsic ferromagnetism with a Curie temperature ( T C ) up to 300 K, an atomic magnetic moment of ~0.21 $${\mu }_{{\rm{B}}}$$ μ B /Cr and perpendicular magnetic anisotropy (PMA) constant ( K u ) of 4.89 × 10 5 erg/cm 3 at room temperature in these few-monolayer films have been unambiguously evidenced by superconducting quantum interference device and X-ray magnetic circular dichroism. This intrinsic ferromagnetism has also been identified by the splitting of majority and minority band dispersions with ~0.2 eV at Г point using angle-resolved photoemission spectroscopy. The FM order is preserved with the film thickness down to a monolayer ( T C ~ 200 K), benefiting from the strong PMA and weak interlayer coupling. The successful MBE growth of 2D FM CrTe 2 films with room-temperature ferromagnetism opens a new avenue for developing large-scale 2D magnet-based spintronics devices.

Abstract:Two-dimensional (2D) ferromagnetic materials (FMs) are potentially the material foundation for future spintronics devices. However, at present, the Curie temperature (TC) of most 2D FM is relatively low and cannot meet the need for practical applications. Nowadays, CrTe2 thin films grown by molecular beam epitaxy (MBE) are reported to be room-temperature ferromagnetic only on graphene substrate instead of 3D substrates. In this work, we report high-quality Bi-doped CrTe2 (BixCr1−xTe2) thin films grown on conventional substrates of GaAs(111)B by MBE. Magnetotransport measurements reveal strong ferromagnetism of all the films, with out-of-plane magnetic anisotropy. More importantly, as more Bi atoms are doped into the film, the Curie temperature increases and reaches 305 K at x = 0.1. This improvement is a step forward for its application in spintronics and other fields.

Abstract:Abstract Natural superlattice structures MnBi 2 Te 4 (Bi 2 Te 3 ) n ( n = 1, 2, ...), in which magnetic MnBi 2 Te 4 layers are separated by nonmagnetic Bi 2 Te 3 layers, hold band topology, magnetism and reduced interlayer coupling, providing a promising platform for the realization of exotic topological quantum states. However, their magnetism in the two-dimensional limit, which is crucial for further exploration of quantum phenomena, remains elusive. Here, complex ferromagnetic-antiferromagnetic coexisting ground states that persist down to the 2-septuple layers limit are observed and comprehensively investigated in MnBi 4 Te 7 ( n = 1) and MnBi 6 Te 10 ( n = 2). The ubiquitous Mn-Bi site mixing modifies or even changes the sign of the subtle interlayer magnetic interactions, yielding a spatially inhomogeneous interlayer coupling. Further, a tunable exchange bias effect, arising from the coupling between the ferromagnetic and antiferromagnetic components in the ground state, is observed in MnBi 2 Te 4 (Bi 2 Te 3 ) n ( n = 1, 2), which provides design principles and material platforms for future spintronic devices. Our work highlights a new approach toward the fine-tuning of magnetism and paves the way for further study of quantum phenomena in MnBi 2 Te 4 (Bi 2 Te 3 ) n ( n = 1, 2) as well as their magnetic applications.

Abstract:The realization of long-range magnetic ordering in 2D systems can potentially revolutionize next-generation information technology. Here, the successful fabrication of crystalline Cr3Te4 monolayers with room temperature (RT) ferromagnetism is reported. Using molecular beam epitaxy, the growth of 2D Cr3Te4 films with monolayer thickness is demonstrated at low substrate temperatures (≈100 °C), compatible with Si complementary metal oxide semiconductor technology. X-ray magnetic circular dichroism measurements reveal a Curie temperature (Tc) of v344 K for the Cr3Te4 monolayer with an out-of-plane magnetic easy axis, which decreases to v240 K for the thicker film (≈7 nm) with an in-plane easy axis. The enhancement of ferromagnetic coupling and the magnetic anisotropy transition is ascribed to interfacial effects, in particular the orbital overlap at the monolayer Cr3Te4/graphite interface, supported by density-functional theory calculations. This work sheds light on the low-temperature scalable growth of 2D nonlayered materials with RT ferromagnetism for new magnetic and spintronic devices.

Abstract:Abstract Control of ferromagnetism is of critical importance for a variety of proposed spintronic and topological quantum technologies. Inducing long-range ferromagnetic order in ultrathin 2D crystals will provide more functional possibility to combine their unique electronic, optical and mechanical properties to develop new multifunctional coupled applications. Recently discovered intrinsic 2D ferromagnetic crystals such as Cr 2 Ge 2 Te 6 , CrI 3 and Fe 3 GeTe 2 are intrinsically ferromagnetic only below room temperature, mostly far below room temperature (Curie temperature, ~20–207 K). Here we develop a scalable method to prepare freestanding non-van der Waals ultrathin 2D crystals down to mono- and few unit cells (UC) and report unexpected strong, intrinsic, ambient-air-robust, room-temperature ferromagnetism with T C up to ~367 K in freestanding non-van der Waals 2D CrTe crystals. Freestanding 2D CrTe crystals show comparable or better ferromagnetic properties to widely-used Fe, Co, Ni and BaFe 12 O 19 , promising as new platforms for room-temperature intrinsically-ferromagnetic 2D crystals and integrated 2D devices.

Abstract:Ferromagnetism is observed below 10 K in [Bi0.75Te0.125Mn0.125]Te. This material has the BiTe structure, which is made from the stacking of two Te-Bi-Te-Bi-Te blocks and one Bi-Bi block per unit cell. Crystal structure analysis shows that Mn is localized in the Bi2 blocks, and is accompanied by an equal amount of TeBi anti-site occupancy in the Bi2Te3 blocks. These TeBi anti-site defects greatly enhance the Mn solubility. This is demonstrated by comparison of the [Bi1-xMnx]Te and [Bi1-2xTexMnx]Te series; in the former, the solubility is limited to x = 0.067, while the latter has xmax = 0.125. The magnetism in [Bi1-xMnx]Te changes little with x, while that for [Bi1-2xTexMnx]Te shows a clear variation, leading to ferromagnetism for x > 0.067. Magnetic hysteresis and the anomalous Hall Effect are observed for the ferromagnetic samples.

Abstract:Single crystals of a new layered compound, Cr1.21Te2, was synthesized via a vapor transport method. The crystal structure and physical properties were characterized by single crystal and powder x-ray diffraction, temperature- and field-dependent magnetization, zero-field heat capacity and angle-resolved photoemission spectroscopy. Cr1.21Te2, containing two Cr sites, crystalizes in a trigonal structure with a space group P-3 (No. 147). The Cr site in the interstitial layer is partially occupied. Physical property characterizations indicate that Cr1.21Te2 is metallic with hole pockets at the Fermi energy and undergoes a ferromagnetic phase transition at ~173 K. The magnetic moments align along the c-axis in the ferromagnetic state. Based on low temperature magnetization, the spin stiffness constant D and spin excitation gap $\Delta$ were estimated according to Bloch's law to be D = 99 $\pm$ 24 meV $Å^2$ and $\Delta$ = 0.46 $\pm$ 0.33 meV, suggesting its possible application as a low dimensional ferromagnet.

Intra-Family Transformation of The Bi-Te Family via in-situ Chemical Interactions

Abstract:The Bi-Te binary system, characterized by the homologous series of the (Bi2)m(Bi2Te3)n, has always attracted research interest for its layered structures and potential in advanced materials applications. Despite Bi2Te3 has been extensively studied, exploration of other compounds has been constrained by synthesis challenges. This study reports the molecular beam epitaxy (MBE) growth of FeTe on Bi2Te3, demonstrating that varying growth conditions can turn the Bi2Te3 layer into different Bi-Te phases and form corresponding FeTe/Bi-Te heterostructures. Our combined analysis using reflection high-energy electron diffraction (RHEED), high-resolution X-ray diffraction (HRXRD), and high-resolution scanning transmission electron microscopy (HR-STEM), indicates that specific growth conditions used for the growth of the FeTe layer can facilitate the extraction of Te from Bi2Te3, leading to the formation of Bi4Te3 and Bi6Te3. Additionally, by lowering the FeTe growth temperature to 230 oC, Te extraction from the Bi2Te3 layer could be avoided, preserving the Bi2Te3 structure. Notably, all the three FeTe/Bi-Te structures exhibit superconductivity with the FeTe/Bi2Te3 heterostructure enjoying the highest superconductivity quality. These findings introduce a novel method for realizing Bi4Te3 and Bi6Te3 through Te extraction by growing FeTe on Bi2Te3, driven by the high reactivity between Fe and Te. This approach holds promise for synthesizing other members of the Bi-Te series, expanding the functional potential of these materials.

Abstract:Topological Hall effect (THE) has been used as a powerful tool to unlock spin chirality in novel magnetic materials. Recent focus has been widely paid to THE and possible chiral spin textures in two-dimensional (2D) layered magnetic materials. However, the room-temperature THE has been barely reported in 2D materials, which hinders its practical applications in 2D spintronics. In this paper, we report a possible THE signal featuring antisymmetric peaks in a wide temperature window up to 320 K in Cr1.2Te2, a new quasi-2D ferromagnetic material. The temperature, thickness, and magnetic field dependences of the THE lead to potential spin chirality origin that is associated with the spin canting under external magnetic fields. Abstract:Materials research has driven the development of modern nano-electronic devices. In particular, research in magnetic thin films has revolutionized the development of spintronic devices1,2 because identifying new magnetic materials is key to better device performance and design. Van der Waals crystals retain their chemical stability and structural integrity down to the monolayer and, being atomically thin, are readily tuned by various kinds of gate modulation3,4. Recent experiments have demonstrated that it is possible to obtain two-dimensional ferromagnetic order in insulating Cr2Ge2Te6 (ref. 5) and CrI3 (ref. 6) at low temperatures. Here we develop a device fabrication technique and isolate monolayers from the layered metallic magnet Fe3GeTe2 to study magnetotransport. We find that the itinerant ferromagnetism persists in Fe3GeTe2 down to the monolayer with an out-of-plane magnetocrystalline anisotropy. The ferromagnetic transition temperature, Tc, is suppressed relative to the bulk Tc of 205 kelvin in pristine Fe3GeTe2 thin flakes. An ionic gate, however, raises Tc to room temperature, much higher than the bulk Tc. Abstract:The emerging two-dimensional ferromagnetic materials present atomic layer thickness and a perfect interface feature, which have become an attractive research direction in the field of spintronics for low power and deep nanoscale integration. However, it has been proven to be extremely challenging to achieve a room-temperature ferromagnetic candidate with well controlled dimensionality, large-scale production, and convenient heterogeneous integration. Here, we report the growth of wafer-scale two-dimensional Fe3GeTe2 integrated with a topological insulator of Bi2Te3 by molecular beam epitaxy, which shows a Curie temperature (Tc) up to 400 K with perpendicular magnetic anisotropy. Dimensionality-dependent magnetic and magnetotransport measurements find that Tc increases with decreasing Fe3GeTe2 thickness in the heterostructures, indicating an interfacial engineering effect from Bi2Te3. The theoretical calculation further proves that the interfacial exchange coupling could significantly enhance the intralayer spin interaction in Fe3GeTe2, hence giving rise to a higher Tc. Abstract:Two-dimensional (2D) van der Waals (vdW) materials with promising electrical, magnetic, optical, and mechanical properties have shown great potential for next-generation electronics and spintronics. Among them, vdW Fe1+xTe with varying Fe contents exhibits exotic quantum phenomena such as magnetism and superconductivity. However, they are still underexplored for Fe1+xTe with sufficiently-high Fe contents, and the electrical transport properties of Fe1+xTe crystals with higher Fe contents are still unknown. Here, we grow a vdW antiferromagnetic crystal Fe1.3Te with a N & eacute;el temperature of similar to 66 K by a Sn/Te-flux method. The as-grown Fe1.3Te has the highest Fe content (x = 0.3) compared to known Fe1+xTe systems, and shows a typical structural phase transition at similar to 49 K. As the temperature increases, a transition from electron-dominated to hole-dominated charge carriers is observed in exfoliated Fe1.3Te nanosheets, with a decrease in transition temperature from similar to 44 to similar to 38 K by reducing the thickness from 323 to 19 nm. These findings provide opportunities for the study of Fe-based vdW magnets and their potential applications.

Abstract:Magnetic semiconductors are at the core of recent spintronics research endeavors. Chemically doped II-VI diluted magnetic semiconductors, such as (Zn1-x Cr x )Te, provide a promising platform in this quest. However, a detailed knowledge of the microscopic nature of magnetic ground state is necessary for any practical application. Here, we report on the synergistic study of (Zn1-x Cr x )Te single crystals using elastic neutron scattering measurements and density functional calculations. For the first time, our research unveils the intrinsic properties of ferromagnetic state in a macroscopic specimen of (Zn0.8Cr0.2)Te. The ferromagnetism is onset at T C ∼ 290 K and remains somewhat independent to modest change in the substitution coefficient x. We show that magnetic moments on Zn/Cr sites develop ferromagnetic correlation in the a-c plane with a large ordered moment of μ = 3.08 μ B. Magnetic moment across the lattice is induced via the mediation of Te sites, uncoupled to the number of dopant carriers as inferred from the density functional calculation. Additionally, the ab initio calculations also reveal half-metallicity in x = 0.2 composition. These properties are highly desirable for future spintronic applications.

Abstract:Single crystals of a new layered compound, Cr1.21Te2 , were synthesized via a vapor transport method. The crystal structure and physical properties were characterized by single crystal and powder x-ray diffraction, temperature- and field-dependent magnetization, zero-field heat capacity, and angle-resolved photoemission spectroscopy. Cr1.21Te2 , containing two Cr sites, crystalizes in a trigonal structure with a space group P-3 (No. 147). The Cr site in the interstitial layer is partially occupied. Physical property characterizations indicate that Cr1.21Te2 is metallic with hole pockets at the Fermi energy and undergoes a ferromagnetic phase transition at ∼173K . The magnetic moments align along the c axis in the ferromagnetic state. Based on low-temperature magnetization, the spin stiffness constant, D, and spin excitation gap, Δ , were estimated according to Bloch's law to be D=94±17meVÅ2 and Δ=0.45±0.33 meV, suggesting its possible application as a low dimensional ferromagnet. https://doi.org/10.1103/PhysRevMaterials.7.044406 ©2023 American Physical Society
