Abstract:In this paper, 10.5 Gbps visible light communication systems based on a single c-plane freestanding GaN microLED are presented. We investigate the size effect on blue GaN-substrate micro-LED from optoelectronic properties to communication performance. Larger-size micro-LED can obtain higher light output power (LOP), but smaller-size micro-LED can achieve higher modulation bandwidth. An ultra-high -3 dB bandwidth of ∼ 2.3 GHz was obtained by 20 μm micro-LED. Meanwhile, we further improved the OFDM signal bandwidth to effectively utilize the high bandwidth of GaN-substrate microLED, and the maximum data rates of 20, 40, 60, 80, 100, and 300 μm micro-LEDs are 8.294, 8.394, 10.547, 10.019, 9.398, and 7.294 Gbps. 60 μm micro-LED has the potential to balance the LOP and bandwidth to achieve a record data rate of 10.547 Gbps, which is the highest data rate obtained by a single micro-LED to the best of our knowledge. Based on the optimum size of 60 μm micro-LED, extended distances of 0.5, 1, 5, and 10 m with data rates of 10.045, 9.668, 9.277, and 8.649 Gbps are also presented.

Abstract:A high-speed c-plane InGaN/GaN blue micro-scale light-emitting diodes (Micro-LEDs) with a pixel diameter of $60~mu ext{m}$ , and a high −3 dB modulation bandwidth of 1.53 GHz at the current density of 5996 A/cm2 were demonstrated. The ultra-thin quantum well (QW) structure with InGaN layer of 1 nm was designed, and optimized variable temperature growth processes were adopted to increase In incorporation and localization effect in the quantum wells, which greatly reduce the polarization field and increase the overlap of electron-hole wave functions. The differential carrier lifetime was effectively shortened, increasing the modulation bandwidth of the Micro-LED. And a data rate of 5.27 Gbps with a bit error rate (BER) of $3.1 imes 10^{-{3}}$ was demonstrated with orthogonal frequency-division multiplexing (OFDM) signal for a 1 m free space real-time visible light communication (VLC) based on such high-speed micro-LED. Promising results in this work may support a great development of high-speed VLC applications.

Abstract:The data rate of a visible light communication (VLC) system is basically determined by the electrical-to-optical (E-O) bandwidth of its light-emitting diode (LED) source. In order to break through the intrinsic limitation of the carrier recombination rate on E-O bandwidth in conventional c-plane LEDs based on InGaN quantum wells, a blue micro-LED with an active region of nano-structured InGaN wetting layer is designed, fabricated, and packaged to realize a high-speed VLC system. The E-O bandwidth of the micro-LED can reach up to 1.3 GHz. Based on this high-speed micro-LED, we demonstrated a data rate of 2 Gbps with a bit error rate (BER) of 1.2×10-3 with simple on-off keying signal for a 3-m real-time VLC. In addition, a 4-Gbps VLC system using quadrature phase shift keying-orthogonal frequency-division multiplexing with a BER of 3.2×10-3 is also achieved for the same scenario. Among all the point-to-point VLC systems based on a single-pixel LED, this work has the highest distance-bandwidth product of 3 GHz·m and the highest distance-rate product of 12 Gbps·m.

Abstract:With ever-growing demand for 6G networks technology, visible light communication (VLC) as a vital component of 6G has challenging requirement for superior performance of light source. Herein, 20 <inline-formula xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink"><tex-math notation="LaTeX">$\mu$</tex-math></inline-formula> m blue micro-LED fabricated on 2-inch <italic xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">c</i> -plane GaN freestanding substrate with high bandwidth over 1 GHz was first demonstrated, and the systematic comparisons to sapphire-substrate micro-LED from the epitaxial materials characterization to optoelectronic properties as well as communication performance were further conducted. GaN-substrate LED wafer has high crystal quality with lower threading dislocation density (TDD), which is two orders of magnitude lower than that of sapphire-substrate LED wafer. The much lower TDD of GaN-substrate LED wafer and better heat dissipation of GaN substrate offer GaN-substrate micro-LED great advantages in optoelectronic properties as well as communication performance. GaN-substrate micro-LED exhibited higher light output power (LOP) especially at high operating current, which is improved by <inline-formula xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink"><tex-math notation="LaTeX">$\sim$</tex-math></inline-formula> 21% at 96 mA compared to that of sapphire substrate. Also, GaN-substrate micro-LED achieved a relatively higher bandwidth of 1.282 GHz while maintaining higher LOP with lower operating voltage. And a higher data rate of 4.48 Gbps under 1 m free space link was obtained by GaN-substrate micro-LED, proving it being a promising candidate in high-speed VLC.

Abstract:Gallium-nitride (GaN)-based light-emitting diodes (LEDs) are highly efficient sources for general purpose illumination. Visible light communications (VLC) uses these sources to supplement existing wireless communications by offering a large, licence-free region of optical spectrum. Here, we report on progress in the development of micro-scale GaN LEDs (micro-LEDs), optimized for VLC. These blue-emitting micro-LEDs are shown to have very high electrical-to-optical modulation bandwidths, exceeding 800 MHz. The data transmission capabilities of the micro-LEDs are illustrated by demonstrations using ON-OFF-keying, pulse-amplitude modulation, and orthogonal frequency division multiplexing modulation schemes to transmit data over free space at the rates of 1.7, 3.4, and 5 Gb/s, respectively.

Abstract:The application of high-speed micro-scale light-emitting diode (micro-LED) technology in short-distance data transmission breaks through the limitations of traditional electrical connections. This is particularly crucial as the demand for large-capacity and high-speed communications becomes more urgent, with a high-speed micro-LED light source being a key component. In this work, the alternating growth interruption method is used to grow a 3-layer InGaN nanostructure with smaller size and higher density. This approach increases local carrier concentration and reduces differential carrier lifetime. Based on the 3-layer improved InGaN nanostructure, a blue micro-LED is designed and fabricated, achieving the output optical power exceeding 0.5 mW while the electro-electric (E-E) -3dB bandwidth exceeding 2.6 GHz. Utilizing this high-speed micro-LED as the light source, three non-return-to-zero on-off keying (NRZ-OOK) real-time communication systems are demonstrated: single-channel transmission via free-space and quartz optical fiber, and 4-channel transmission via plastic imaging fiber, achieving data rates of 3.07, 2.60, and 12.00 Gbps, respectively. Additionally, the 4-channel system achieves bit-power loading discrete multi-tone (DMT) transmission of 15.05 Gbps.

Abstract:Long-wavelength light-emitting diode (LED) devices in the visible band (>492 nm) and their applications in highspeed visible light communication (VLC) have attracted tremendous research interest recently. The electrical-to-optical (E-O) bandwidth of conventional c-plane long-wavelength LEDs is limited by carrier lifetime in InGaN quantum well (QW), which is a fundamental problem limiting the data rate of high-speed VLC systems. In order to achieve an over GHz E-O bandwidth for applicable packaged LEDs, it is necessary to innovate from the material level in the active region. This work aims to break through the modulation bandwidth bottleneck of VLC systems based on green micro-LED. Commercial LEDs suffer a very limited E-O bandwidth due to their long radiative recombination carrier lifetime and large resistance-capacitance delay. Herein, by the utilization of green InGaN quantum dots (QDs) as the active region of microLED, this constraint can be remarkably alleviated. Green micro-LEDs containing five layers of InGaN QDs are fabricated, packaged, and then applied in a line-of-sight (LOS) VLC system over a 2 m free-space channel. The VLC system based on a single-pixel 50 and 75-mu m diameter green micro-LEDs can achieve high modulation bandwidths up to 1.22 and 1.14 GHz, respectively. Then, real-time non-return-to-zero on-off keying (NRZ-OOK) and offline pulse-amplitude modulation four-level (PAM-4) as two common schemes in short-distance optical communication are adopted to evaluate the VLC system performances. A real-time 2.1 Gbps NRZOOK and an offline 5 Gbps PAM-4 VLC links are achieved with BERs of 2.74 x 10(-3) and 1.88 x 10(-3) above the forward error correction (FEC) criterion of 3.8 x 10(-3), respectively. To the best of our knowledge, this is the highest-recorded modulation bandwidth and communication rate for a single-pixel green micro-LED-based VLC system.

Abstract:In this Letter, a record modulation bandwidth of 1.31 GHz was achieved by a 10 µm c-plane green micro light emitting diode (micro-LED) at a current density of 41.4 kA/cm2. Furthermore, by designing a series-biased 20 µm micro-LED with higher light output power, combined with an orthogonal frequency division multiplexing modulation scheme, a maximum data rate of 5.789 Gbps was achieved at a free-space transmission distance of 0.5 m. This work demonstrates the prospect of c-plane polar green micro-LED in ultrahigh-speed visible light communication, which is expected to realize a high-performance wireless system in the future.

Abstract:A new GaN light-emitting diode (LED) structure, which has a 300-nm aluminum-doped zinc oxide transparent current spreading layer epitaxial layer grown on a standard GaN LED epistack used in commercial GaN LED products, shows improved power vs. voltage (P-V) linearity and is suitable for high-data rate visible light communication. Experimentally, a single GaN-based blue LED with a mesa diameter of 150 μm and a maximum optical power of 42 mW demonstrates a 3-Gb/s free-space data transmission speed. The modulation bandwidth reaches 600 MHz under the present experimental setup. The present work proves the practicability of enhancing the LED's free-space data transmission ability through a P-V linearity improvement at the chip level.

Abstract:Visible light communication (VLC) beyond 10 Gbps is an important characteristic that can support the future 6 G high-capacity requirements. On the one hand, in order to break the electro-optics (E-O) bandwidth limitation of the light-emitting diodes (LEDs), we fabricated two high-bandwidth ( > g i g a h e r t z ) single wetting layer micro-LEDs with 50 and 75 µm active regions. On the other hand, for mitigating the nonlinear effects of the VLC system, an artificial neural network equalizer is designed and implemented in offline digital signal processing. Both efforts lead to a breakthrough of data rates at a single VLC link. Using quadrature phase shift keying orthogonal frequency division multiplexing, the data rate of a 1.025 GHz VLC link based on a 75 µm micro-LED can reach 8.75 Gbps with a bit-error-ratio (BER) of 2.73 × 10 − 3 . In addition, the E-O characteristics and communication performances of micro-LED with two diameters are compared and discussed. To the best of our knowledge, the data rate of 8.75 Gbps is the highest record of the VLC link based on a single-pixel blue micro-LED with a BER within the forward error correction citation of 3.8 × 10 − 3 .

Abstract:Visible light communication (VLC) based on micro light-emitting diodes (micro-LEDs) offers energy-efficient methods for explosive data transmission. However, the severe quantum-confined stark effect (QCSE) and carrier localization make it challenging for micro-LEDs to achieve both high modulation bandwidth and high external quantum efficiency (EQE). Herein, GaN-based freestanding micro-LEDs with varying quantum barrier (QB) thicknesses were designed and fabricated. The thinner QBs effectively reduce the QCSE and improve carrier transport, resulting in high modulation bandwidth and less efficiency droop. Homoepitaxial growth of micro-LEDs gives birth to further improved modulation bandwidth and optical power due to lower defect density and improved thermal dispassion. The - 3 dB bandwidths of the 10 and 20 mu m-diameter freestanding micro-LEDs exceed 1.03 GHz and 823 MHz, respectively. A high optical power of 5.54 mW and a data rate of 4.08 Gb/s, while maintaining a relatively high EQE of 4.17%, were achieved on 20 mu m-diameter devices. The proposed methods systematically improve the modulation bandwidth and luminescence efficiency, demonstrating the significant potential for free-space VLC.

Abstract:Visible light communication (VLC) based on laser diodes demonstrates great potential for high data rate maritime, terrestrial, and aerial wireless data links. Here, we design and fabricate high-speed blue laser diodes (LDs) grown on c -plane gallium nitride (GaN) substrate. This was achieved through active region design and miniaturization toward a narrow ridge waveguide, short cavity length, and single longitudinal mode Fabry - Perot laser diode. The fabricated mini-LD has a low threshold current of 31 mA and slope efficiency of 1.02 W/A. A record modulation bandwidth of 5.9 GHz ( - 3 dB ) was measured from the mini-LD. Using the developed mini-LD as a transmitter, the VLC link exhibits a high data transmission rate of 20.06 Gbps adopting the bit and power loading discrete multitone (DMT) modulation technique. The corresponding bit error rate is 0.003, satisfying the forward error correction standard. The demonstrated GaN-based mini-LD has significantly enhanced data transmission rates, paving the path for energy -efficient VLC systems and integrated photonics in the visible regime. Abstract:A GaN-based blue micro-light-emitting diode (mu-LED) array using InGaN as barriers for In0.18Ga0.82N/In0.015Ga0.985N multiple quantum wells (MQWs) is fabricated. Compared with a conventional device using GaN as barriers, the light output power (8.8mW) exhibits an enhancement of two times. In addition, an increased transmission data rate up to 1.50 Gbps is demonstrated in a visible light communication protype. These prominent improvements are believed to relate to the suppressed quantum-confined Stark effect and the decreased defect/dislocation density in MQWs using InGaN barriers, both of which allow for higher luminescence efficiency and optical power. Abstract:Visible light communication(VLC)has emerged as a promising communication method in 6G.However,the development of receiving devices is much slower than that of transmitting devices,limited by materials,structures,and fabrication.In this paper,we propose and fabricate an InGaN/GaN multiple-quantum-well-based vertical-structure micro-LED-based photodetector(μPD)on a Si substrate.A comprehensive comparison of the photo-electrical performance and communication performance of three sizes of μPDs,10,50,and 100 μm,is presented.The peak responsivity of all three μPDs is achieved at 400 nm,while the passband full-widths at half maxima are 87,72,and 78 nm for 10,50,and 100 μm μPDs,respectively.The-20 dB cutoff bandwidth is up to 822 MHz for 50 μm μPD.A data rate of 10.14 Gbps is experimentally demonstrated by bit and power loading discrete multi-tone modulation and the proposed digital pre-equalizer algorithm over 1 m free space utilizing the self-designed 4×4 50 μm μPD array as a receiver and a 450 nm laser diode as a transmitter.This is the first time a more than 10 Gbps VLC system has been achieved utilizing a GaN-based micro-PD,to the best of our knowledge.The investigation fully demonstrates the superiority of Si substrates and vertical structures in InGaN/GaN μPDs and shows its great potential for high-speed VLC links beyond 10 Gbps.
Net 4 Gb/s Underwater Optical Wireless Communication System over 2 M Using a Single-Pixel GaN-based Blue Mini-Led and Linear Equalization

Abstract:High-bandwidth GaN-based mini-LEDs on the c-sapphire substrate are promising candidates for underwater optical wireless communication (UOWC) systems due to their compatibility with the mature LED fabrication process. Here we fabricate and characterize mini-LEDs based on a single-layer InGaN active region with a peak emission wavelength around 484 nm for high-speed UOWC links. Since the LED diameter affects the trade-off between the modulation bandwidth and the optical modulation amplitude, mini-LEDs with varying mesa diameters from 100 µm to 175 µm are fabricated for the measurement. The 150 µm mini-LED with a 3-dB optical bandwidth of 906 MHz performs the best and enables the transmission of a net 4 Gb/s PAM-4 signal over 2 m of underwater distance using only linear equalization. This UOWC system has achieved, to the best of our knowledge, the highest net data rate and the highest data-rate-distance product based on a single-pixel mini-LED.
10-Gbps visible light communication in a 10-m free space based on violet series-biased micro-LED array and distance adaptive pre-equalization

Abstract:In this paper, we fabricated a 3×3 violet series-biased micro-LED array with high-output optical power and applied it in high-speed and long-distance visible light communication. By employing the orthogonal frequency division multiplexing modulation scheme, distance adaptive pre-equalization, and a bit-loading algorithm, record data rates of 10.23 Gbps, 10.10 Gbps, and 9.51 Gbps were achieved at 0.2 m, 1 m, and 10 m, respectively, below the forward error correction limit of 3.8×10-3. To the best of our knowledge, these are the highest data rates achieved by violet micro-LEDs in free space and the first communication demonstration beyond 9.5 Gbps at 10 m using micro-LEDs.

Abstract:Visible light communication (VLC) is a promising technology for next-generation high-speed optical wireless data links. Among various transmitters, GaN-based superluminescent diodes (SLDs) show interesting characteristics, including a large modulation bandwidth, droop free and low speckle noise, which makes them attractive for VLC applications. In this work, we design and fabricate a blue-emitting SLD utilizing tilted facet configuration. Using SLD as the light source, a VLC system is experimentally demonstrated. A record data rate of 4.57 gigabit per second (Gbps) is achieved with adaptive bit-loading discrete multiple tone (DMT) modulation, while the highest modulation format reaches 256 quadrature amplitude modulation (QAM). The corresponding bit error rate (BER) is ~3.5 × 10−3, which is below the forward error correction (FEC) threshold of 3.8 × 10−3.

Abstract:High-speed underwater optical wireless communication (UOWC) was achieved using an 80 mu m blue-emitting GaN-based micro-LED. The micro-LED has a peak emission wavelength of similar to 440 nm and an underwater power attenuation of 1 dB/m in tap water. The -3 dB electrical-to-optical modulation bandwidth of the packaged micro-LED increases with increasing current and saturates at similar to 160 MHz. At an underwater distance of 0.6 m, 800 Mb/s data rate was achieved with a bit error rate (BER) of 1.3 x 10(-3), below the forward error correction (FEC) criteria. And we obtained 100 Mb/s data communication speed with a received light output power of -40 dBm and a BER of 1.9 x 10(-3), suggesting that UOWC with extended distance can be achieved. Through reflecting the light emission beam by mirrors within a water tank, we experimentally demonstrated a 200 Mb/s data rate with a BER of 3.0 x 10(-6) at an underwater distance of 5.4 m. Abstract:Visible light communication (VLC) possesses abundant spectrum resource and can be a promising candidate in the 6G network for its ability of combining positioning, lighting and communication. At present, the high-speed VLC is mainly based on blue and red light. The data rate of green light is still low. In order to develop the bandwidth and data rate of green micro-LEDs in wavelength division multiplexing (WDM) applications of VLC system, we designed high- bandwidth green micro-LEDs with high light output power. A 10- $\mu$ m green micro-LED achieved an E-E bandwidth and an E-O bandwidth up to 1.27GHz and 2.19GHz at a current density of 40 kA/cm $^{2}$ . In order to increase the light output power to milliwatts, whereas mostly maintaining the same bandwidth as single pixel, series-connected micro-LED array was fabricated. We also utilized a bit and power loading algorithm for VLC system, which can obtain high spectral efficiency below the $3.8\times 10^{-3}$ forward error correction (FEC) threshold by adopting signal-to-noise ratio (SNR) gap adjustment. Record data rates of 9.06Gbps, 8.14Gbps and 6.23Gbps with bit error rates (BER) of $3.7\times 10^{-3}$ , $3.4\times 10^{-3}$ and $3.2\times 10^{-3}$ were achieved at 0.2m, 1m and 3m, respectively. These are the highest data rates achieved by green micro-LED in free space, which will promote the applications of high-speed WDM in VLC.
