Abstract:Recently, layered two-dimensional titania (2D-TiO2) with a reduced band gap has been successfully synthesized. However, as an important application in spintronics, ferromagnetism in this material has not been investigated so far. To obtain the expected ferromagnetism, the formation and stability of the most prominent oxygen defects in a TiO2 monolayer under different external strains were explored systematically. The calculated results disclosed that structural deformation induced by tensile strain not only led to changes in the oxygen defect formation energy but also modified its magnetic features. With an increase in compressed strain, the Curie temperature in this system decreased due to insufficient spin polarization. Our calculations provide a strategy to utilize oxygen defect and strain engineering to realize applications of 2D TiO2 monolayers in spintronics.
Defect-Strain Engineering for Multiferroic and Magnetoelectric Properties in Epitaxial (110) Ferroelectric Lead Titanate

Abstract:The quest for multiferroics with coexisting ferroic orders, such as ferroelectricity and (anti-)ferromagnetism, in a single phase continues to arouse interest by the promise of novel functions and technological device paradigms. However, the mutually exclusive mechanism of ferroelectricity and magnetism has limited the discovery and understanding of novel multiferroic materials. Here we demonstrate using the hybrid functional of Hartree-Fock and density-functional theories that an unusual interaction between oxygen vacancies and misfit (epitaxial) strains brings about local magnetic moments with different orders coexisting with the host ferroelectricity of nonmagnetic (NM) PbTiO3 due to orbital symmetry breaking of the defect electronic states. The emerging magnetic spin moment exhibits rich local order transitions in response to switching the spontaneous polarization, i.e., magnetoelectric coupling. Individual oxygen vacancies therefore act as a source of ferroic-order parameters. The multiferroic andmagnetoelectric properties exploited by engineering defects and strains provide an alternative route for multiferroics and will open a new avenue for multifunctional oxides that exhibit magnetism coexisting with host functionalities.

Abstract:Although nanoscale multiferroics with coupled ferroelectricity and magnetism are of great technological and fundamental importance, the ferroic orders are inevitably destroyed in atomic-scale dimensions due to the intrinsic size effect or depolarization field. Here, we propose a strategy for atomic-size multiferroics by engineering the otherwise detrimental point defects in nonmagnetic paraelectric SrTiO3. Systematic exploration using first-principles and molecular dynamics simulations demonstrates that the Ti antisite (Ti-sr) defects in SrTiO3 have a tendency toward clustering with compact closure, which contributes to complex electrical polarization due to the large off-centering displacements of Ti-sr defects and the resulting separation between negative and positive charges. The Ti-sr defects also give rise to highly localized magnetic moments attributed to their unpaired spin-polarized electrons. The defect clustering and the associated multiferroic properties thus lead to atomic-size multiferroics with unusual ferroic orders.
Strain-tunable Magnetism at Oxide Domain Walls

Abstract:Applying stress to a ferroelastic material results in a nonlinear strain response as domains of different orientations mechanically switch. The ability to write, erase and move domain walls between such ferroelastic domains suggests a method for making nanoelectronics where the domain wall is the device. However, little is known about the magnetic properties of such domain walls. A fascinating model system is SrTiO 3 , where the ferroelastic domain walls display strain-tunable polarity and enhanced conductivity. Here, we reveal a long-range magnetic order with modulations along the ferroelastic domain walls in SrTiO 3 and SrTiO 3 -based heterointerfaces, which manifests itself as a striped pattern in scanning superconducting quantum interference device maps of the magnetic landscape. In conducting interfaces, the magnetism is coupled to itinerant electrons with clear signatures in magnetotransport measurements. The magnetic state is also coupled dynamically to the lattice and can be reversibly tuned by applying local external forces. This study raises the possibility of designing nanoscale devices based on domain walls where strain-tunable ferroelectric, ferroelastic and ferromagnetic orders may coexist.
Multiferroic grain boundaries in oxygen-deficient ferroelectric lead titanate.

Abstract:Ultimately thin multiferroics arouse remarkable interest, motivated by the diverse utility of coexisting ferroelectric and (anti)ferromagnetic order parameters for novel functional device paradigms. However, the ferroic order is inevitably destroyed below a critical size of several nanometers. Here, we demonstrate a new path toward realization of atomically thin multiferroic monolayers while resolving a controversial origin for unexpected dilute ferromagnetism emerged in nanocrystals of nonmagnetic ferroelectrics PbTiO3. The state-of-the-art hybrid functional of Hartree-Fock and density functional theories successfully identifies the origin and underlying physics; oxygen vacancies interacting with grain boundaries (GBs) bring about (anti)ferromagnetism with localized spin moments at the neighboring Ti atoms. This is due to spin-polarized defect states with broken orbital symmetries at GBs. In addition, the energetics of oxygen vacancies indicates their self-assembling nature at GBs resulting in considerably high concentration, which convert the oxygen-deficient GBs into multiferroic monolayers due to their atomically thin interfacial structure. This synthetic concept that realizes multiferroic and multifunctional oxides in a monolayered geometry through the self-assembly of atomic defects and grain boundary engineering opens a new avenue for promising paradigms of novel functional devices.
Profiles of oxygen and titanium point defects in ferromagnetic TiO2 films

Abstract:Experimentally it is shown that without any oxygen manipulation for TiO2, a strong room temperature ferromagnetism could be expected only in ultra-thin films, with the ideal thickness below 100 nm. Both bulks and nano-powders of TiO2 are diamagnetic, indicating that the surface and its nano-sublayers play very important roles in tailoring the magnetic properties in this type of compound. To shed a new light on the defect-related magnetism in the typical case of anatase TiO2 surfaces, we have performed a series of quantum-mechanical calculations for TiO2 slabs containing Ti or O vacancies in different distances from the (001) surface. The lowest formation energies were obtained for the Ti vacancies in the first sub-surface layer and the O vacancies within the surface. The computed magnetic states reflect complicated structural relaxations of atoms influenced by both the surface and vacant atomic positions. O atoms cannot contribute much to magnetic moment when Ti vacancies are isolated and far from the surface. Ti vacancies in TiO2 are only metastable. The formation energy of Ti interstitials is lower than for Ti vacancies since high-temperature annealing, especially with a lot of O2 available that would fill up O-related defects, and as a result, eliminate most of Ti vacancies. Lower temperatures, less O2, and shorter exposure times may enable not only partial elimination of Ti vacancies but also can facilitate their diffusion into different states of aggregations. In the ferromagnetic films (i.e. thin films below 100 nm), it looks like that the O atoms are located closer to the Ti vacancies.

Abstract:Platinum telluride (PtTe2), a new member of metallic noble-transition-metal dichalcogenides, attracts significant attention because of intriguing physical properties and applications in electronics, optoelectronics. However, the formation and regulation of magnetism as an important application for spin electronics have not been realized in PtTe2 monolayer so far. Herein, we report that the magnetism can be realized by doping nitrogen elements or introducing cationic vacancies, in which the magnetic behavior strongly depends on the applied external strain. Density functional theory calculations disclose that the deformation induced by external strain not only makes the magnetic characteristic originating from cationic vacancies disappear suddenly but also leads to a rapid transformation from half-metallicity to metallicity. However, this magnetic mutation dependent of external strain cannot occur in the N-doped PtTe(2 )monolayer. Our results provide an effective strategy for obtaining and regulating magnetic behavior.

Abstract:Atomically thin multiferroics with the coexistence and cross-coupling of ferroelectric and (anti)ferromagnetic order parameters are promising for novel magnetoelectric nanodevices. However, such ferroic order disappears at a critical thickness in nanoscale. Here, we show a potential path toward ultrathin multiferroics by engineering an unusual domain wall (DW)-oxygen vacancy interaction in nonmagnetic ferroelectric PbTiO3. We demonstrate from first-principles that oxygen vacancies formed at the DW unexpectedly bring about magnetism with a localized spin moment around the vacancy. This magnetism originates from the orbital symmetry breaking of the defect electronic state due to local crystal symmetry breaking at the DW. Moreover, the energetics of defects shows the self-organization feature of oxygen vacancies at the DW, resulting in a planar-arrayed concentration of magnetic oxygen vacancies, which consequently changes the deficient DWs into multiferroic atomic layers. This DW-vacancy engineering opens up a new possibility for novel ultrathin multiferroic.

Abstract:Charge and polarization modulations in Fe3 O4 are controlled by taking advantage of interfacial strain effects. The feasibility of oxidation state control by strain modification is demonstrated and it is shown that this approach offers a stable configuration at room temperature. Direct evidence of how a local strain field changes the atomic coordination and introduces atomic displacements leading to polarization of Fe ions is presented.

Abstract:Magnetic order at room temperature induced by atomic lattice defects, like vacancies, interstitials, or their pairs, has been observed in a large number of different non-magnetic hosts, such as pure graphite, oxides, and silicon-based materials. High Curie temperatures and time-independent magnetic response at room temperature indicate the extraordinary robustness of this new phenomenon in solid-state magnetism. In this work, we review experimental and theoretical results of pure TiO 2 (anatase), whose magnetic order can be triggered by low-energy ion irradiation. In particular, we discuss the systematic observation of an ultrathin magnetic layer with perpendicular magnetic anisotropy at the surface of this oxide.

Abstract:Complex oxide thin-film heterostructures often exhibit magnetic properties different from those known for bulk constituents. This is due to the altered local structural and electronic environment at the interfaces, which affects the exchange coupling and magnetic ordering. The emergent magnetism at oxide interfaces can be controlled by ferroelectric polarization and has a strong effect on spin-dependent transport properties of oxide heterostructures, including magnetic and ferroelectric tunnel junctions. Here, using prototype La2/3Sr1/3MnO3/BaTiO3 heterostructures, we demonstrate that ferroelectric polarization of BaTiO3 controls the orbital hybridization and magnetism at heterointerfaces. We observe changes in the enhanced orbital occupancy and significant charge redistribution across the heterointerfaces, affecting the spin and orbital magnetic moments of the interfacial Mn and Ti atoms. Importantly, we find that the exchange coupling between Mn and Ti atoms across the interface is tuned by ferroelectric polarization from ferromagnetic to antiferromagnetic. Our findings provide a viable route to electrically control complex magnetic configurations at artificial multiferroic interfaces, taking a step toward low-power spintronics.

Abstract:The x-ray absorption near edge structure spectroscopy and first-principles calculations were combined to study the local and electronic structures of rutile Co:TiO2 thin film with room-temperature ferromagnetism. It was revealed that the CoTi2+ substituting the Ti site forms CoTi2+-VO complex with the O vacancy generated in the annealing process. The O vacancy induces a spin-split donor impurity band with a t2g character within the gap region. We proposed that the strong exchange interaction between the localized carriers captured by O vacancy and the substitutional Co ions leads to the ferromagnetism of the Co:TiO2 thin film.

Abstract:In this paper we show that ferromagnetism can be induced in pure TiO2 single crystals by oxygen ion irradiation. By combining x-ray diffraction, Raman-scattering, and electron spin resonance spectroscopy, a defect complex, \emph{i.e.} Ti$^{3+}$ ions on the substitutional sites accompanied by oxygen vacancies, has been identified in irradiated TiO2. This kind of defect complex results in a local (TiO$_{6-x}$) stretching Raman mode. We elucidate that Ti$^{3+}$ ions with one unpaired 3d electron provide the local magnetic moments.

Abstract:Based on density functional theory (DFT) calculations including an on-site Hubbard $U$ term we investigate the effect of substrate-induced strain on the properties of ferrimagnetic Fe$_2$O$_3$-FeTiO$_3$ solid solutions and heterostructures. While the charge compensation mechanism through formation of a mixed \fetw, \feth-contact layer is unaffected, strain can be used to tune the electronic properties of the system, e.g. by changing the position of impurity levels in the band gap. Straining hematite/ilmenite films at the lateral parameters of Al$_{2}$O$_{3}$(0001), commonly used as a substrate, is found to be energetically unfavorable as compared to films on Fe$_{2}$O$_{3}$(0001) or FeTiO$_{3}$(0001)-substrates.

Abstract:Epitaxial strain provides important pathways to control the magnetic and electronic states in transition metal oxides. However, the large strain is usually accompanied by a strong reduction of the oxygen vacancy formation energy, which hinders the direct manipulation of their intrinsic properties. Here using a post-deposition ozone annealing method, we obtained a series of oxygen stoichiometric SrCoO3 thin films with the tensile strain up to 3.0%. We observed a robust ferromagnetic ground state in all strained thin films, while interestingly the tensile strain triggers a distinct metal to insulator transition along with the increase of the tensile strain. The persistent ferromagnetic state across the electrical transition therefore suggests that the magnetic state is directly correlated with the localized electrons, rather than the itinerant ones, which then calls for further investigation of the intrinsic mechanism of this magnetic compound beyond the double-exchange mechanism.

Abstract:It is well known that dilute magnetic doping in semiconductors can establish long-range magnetism, yet the strategy is seldom used in multiferroics. This is probably because the empirical d 0 rule states that partially filled d -electrons hinder ferroelectric polarization. In this work, first-principles calculations predict a thermally, dynamically, and mechanically stable two-dimensional monolayer TiCrO 4 , which is a ferroelectric-ferromagnetic multiferroics with both ferroic orders associated to partially filled Cr-3 d electrons. Their Jahn-Teller interaction induces structural distortions that break the inversion symmetry and generate spontaneous out-of-plane polarization. Also, they form long-range ferromagnetism mediated by oxygen atoms. Thus, TiCrO 4 is a single-phase multiferroic oxide that violates the d 0 rule. In addition, TiCrO 4 has a modest ferroelectric switching barrier and a ferromagnetic critical temperature near room temperature. These findings not only add a new member to the family of rare ferroelectric-ferromagnetic multiferroics, but also provide new insights into their rational design.

Structure and ferromagnetic instability of the oxygen-deficient SrTiO$_3$ surface

Abstract:SrTiO$_3$ (STO) is the substrate of choice to grow oxide thin-films and oxide heterojunctions, which can form quasi-two-dimensional electronic phases that exhibit a wealth of phenomena, and, thus, a workhorse in the emerging field of metal-oxide electronics. Hence, it is of great importance to know the exact character of the STO surface itself under various oxygen environments. Using density functional theory within the spin generalized gradient approximation we have investigated the structural, electronic and magnetic properties of the oxygen-deficient STO surface. We find that the surface oxygen vacancies order in periodic arrays giving rise to surface magnetic moments and a quasi two-dimensional electron gas in the occupied Ti 3-d orbitals. The surface confinement, the oxygen-vacancy ordering, and the octahedra distortions give rise to spin-polarized $t_{2g}$ dispersive sub-bands; their energy split near the Brillouin zone center acts as an effective Zeeman term, which, when we turn on a Rashba interaction, produces bands with momentum-spin correlations similar to those recently discovered on oxygen deficient STO surface.

Abstract:Room-temperature ferromagnetism (RTFM) is observed in the bulk CoxTi1-xO2-delta (0.06 <= x <= 0.1) samples synthesized by the solid-state reaction method for the mixed powder of Ti and Co oxides, followed by a 500 C furnace annealing process in a 10% hydrogen-argon mixture of ambient gases. The X-ray diffraction, X-ray photoelectron spectroscopy, and measurements of magnetic susceptibility, x, vs temperature, T, indicate polycrystalline Co-doped TiO2 anatase without Co clusters was fabricated. A phase transformation from CoTiO3 to CoxTi1-xO2-delta occurs after the hydrogenation process. These results are strong indications for formation of oxygen vacancies near the high spin Co2+ sites, and the formed oxygen vacancies are essential for the generation of RTFM in CoxTi1-xO2-delta. Based on these observations, ferromagnetism in bulk CoxTi1-xO2-delta anatase could be attributed to the exchange interaction between Co2+ mediated by oxygen vacancies near Co2+ sites, not being caused by Co clusters. Abstract:Nano ferroelectrics holds the potential application promise in information storage, electro-mechanical transformation, and novel catalysts but encounters a huge challenge of size limitation and manufacture complexity on the creation of long-range ferroelectric ordering. Herein, as an incipient ferroelectric, nanosized SrTiO3 was indued with polarized ordering at room temperature from the nonpolar cubic structure, driven by the intrinsic three-dimensional (3D) tensile strain. The ferroelectric behavior can be confirmed by piezoelectric force microscopy and the ferroelectric TO1 soft mode was verified with the temperature stability to 500 K. Its structural origin comes from the off-center shift of Ti atom to oxygen octahedron and forms the ultrafine head-to-tail connected 90° nanodomains about 2 to 3 nm, resulting in an overall spontaneous polarization toward the short edges of nanoparticles. According to the density functional theory calculations and phase-field simulations, the 3D strain-related dipole displacement transformed from [001] to [111] and segmentation effect on the ferroelectric domain were further proved. The topological ferroelectric order induced by intrinsic 3D tensile strain shows a unique approach to get over the nanosized limitation in nanodevices and construct the strong strain-polarization coupling, paving the way for the design of high-performance and free-assembled ferroelectric devices.
Strain-induced magnetism in MoS2 monolayer with defects

Abstract:The strain-induced magnetism is observed in single-layer MoS2 with atomic single vacancies from density functional calculations. Calculated magnetic moment is no less than 2muB per vacancy defect. The straininduced band gap closure is concurrent with the occurrence of the magnetism. Possible physical mechanism of the emergence of strain-induced magnetism is illustrated. We also demonstrate the possibility to test the predicted magnetism in experiment.
