Abstract:The high surface-to-volume ratio and decent material properties of two-dimensional (2D) transition metal dichalcogenides (TMDs) make them advantageous as an active channel in field-effect transistor (FET)-type gas sensing devices. However, most existing TMD gas sensors are based on a two-terminal resistance-type structure and suffer from low responsivity and slow response, which has urged materials optimization as well as device engineering. Metal-organic frameworks (MOFs) have a large number of ordered binding sites in the pores that can specifically bind to gas molecules and can be decorated on TMD surfaces to enhance gas sensing capabilities. In this work, we successfully realize the FET-type gas sensor with MoS2-MOF as the channel. The fabricated gas sensor exhibits enhanced NH3 sensing performance (22.475 times higher in responsivity) as compared to the device with a bare MoS2 channel. In addition, the FET-type gas sensor geometry enables effective tuning of sensitivity through electrical gating based on the modulation over the channel carrier concentration. Furthermore, the dependence of responsivity on the MoS2 thickness is investigated as well to achieve an in-depth understanding of the electrical modulation mechanism of the MOF-decorated MoS2 gas sensors. The demonstrated results can pave an attractive pathway toward the realization of advanced high-response and tunable TMD-based gas sensing devices.

Abstract:Meeting the increasing demand for sensors with high sensitivity, high selectivity, and rapid detection presents many challenges. In the last decade, electronic sensors based on field-effect transistors (FETs) have been widely studied due to their high sensitivity, rapid detection, and simple test procedure. Among these sensors, two-dimensional (2D) nanomaterial-based FET sensors have been demonstrated with tremendous potential for the detection of a wide range of analytes which is attributed to the unique structural and electronic properties of 2D nanomaterials. This comprehensive review discusses the recent progress in graphene-, 2D transition metal dichalcogenide-, and 2D black phosphorus-based FET sensors, with an emphasis on rapid and low-concentration detection of gases, biomolecules, and water contaminants.

Abstract:Ultra-thin transition metal dichalcogenides (TMDs) films show remarkable potential for use in chemical vapor sensing devices. Electronic devices fabricated from TMD films are inexpensive, inherently flexible, low-power, amenable to industrial-scale processing because of emergent growth techniques, and have shown high sensitivity and selectivity to electron donor analyte molecules important for explosives and nerve gas detection. However, for devices reported to date, the conductance response to chemical vapors is dominated by Schottky contacts, to the detriment of the sensitivity, selectivity, recovery, and obscuring their intrinsic behavior. Here, we use contact engineering to transition the contacts in a MoS2 FET-based chemical vapor sensor to the 1T conducting phase, while leaving the channel in the 2H semiconducting state, and thus providing Ohmic contacts to the film. We demonstrate that the resultant sensors have much improved electrical characteristics, are more selective, and recover fully after chemical vapor exposure-all major enhancements to previously MoS2 sensor devices. We identify labile nitrogen-containing electron donors as the primary species that generate a response in MoS2, and we study the dynamics of the sensing reactions, identifying two possible qualitative models for the chemical sensing reaction.
Highly Enhanced Gas Sensing Performance Using a 1T/2H Heterophase MoS2 Field-Effect Transistor at Room Temperature.

Abstract:Monolayer MoS2 (ML-MoS2) with various polymorphic phases attracts growing interests for device applications in recent years. Herein, a field-effect transistor (FET) gas sensor is developed on the basis of monolayer MoS2 with a heterophase of a 1T metallic phase and a 2H semiconducting phase. Lithium-exfoliated MoS2 nanosheets own a monolayer structure with rich active sites for gas adsorption. With thermal annealing from 50 to 300 °C, the initial lithium-exfoliated 1T-phase MoS2 gradually transforms into the 2H phase, during which the 1T and 2H heterophases can be modulated. The 1T/2H heterophase MoS2 shows p-type semiconducting properties and prominent adsorption capability for NO2 molecules. The highest response is observed for 100 °C annealed MoS2 of a 40% 1T phase and a 60% 2H phase, which shows a sensitivity up to 25% toward 2 ppm NO2 at room temperature in a very short time (10 s) and a lower limit of detection down to 25 ppb. This study demonstrates that the gas detection capability of ML-MoS2 could be boosted with the heterophase construction, which brings new insights into transition-metal dichalcogenide gas sensors.

Single-Atom Tailoring of Two-Dimensional Atomic Crystals Enables Highly Efficient Detection and Pattern Recognition of Chemical Vapors

Abstract:Low-dimensional semiconductor materials, such as single-walled carbon nanotubes, two-dimensional (2D) atomic crystals, and organic frameworks, have been widely adapted as ideal platforms to construct various chemo/biosensors with satisfying sensitivity. However, the general drawbacks in chemiresistive devices, including high operation temperatures, low response to low-polarity molecules, and poor selectivity, have limited their real-world applications. In this study, 2D materials (graphene, MoS2, and WSe2) were systematically functionalized with series of monodispersed single atomic sites (Pt, Co, and Ru) through a facile approach to construct single-atom sensors (SASs) for the detection of VOCs at room temperature. The structural and catalytic characteristics of SAs successfully translated into enhanced gas-sensing performance, with a 1-2 orders of magnitude increase in relative response to ethanol (@5 ppm) and acetone (@20 ppm) vapors (in all M-2D SASs as compared to pristine substrates), high selectivity to VOCs against relative humidity (M-WSe2 SASs), and fast response/recovery time (11/58 s for Pt-Graphene and 22/48 s for Pt-MoS2 to 50 ppm ethanol, 9/57 s for Pt-Graphene and 15/75 s for Pt-MoS2 to 200 ppm acetone) that are several times faster than the pristine 2D materials. Density functional theory (DFT) calculations revealed the signaling mechanism in SASs, and the data were further trained to build machine learning (ML) models for predicting the adsorption energies and sensing performance using the features of adsorption heights, metal charge, and charge transfer between the adsorbed VOCs and SASs sites. Finally, the rich combination of the metal single atoms and 2D atomic crystal supports were converted to cross-sensitive SA sensor array that allows for detection and identification of different VOCs.

Superior Sensing Properties of Black Phosphorus as Gas Sensors: A Case Study on the Volatile Organic Compounds

Abstract:The unique structure and prominent properties of black phosphorus (BP) and its monolayer and multilayers in device applications have attracted significant attention to this elemental 2D material. In this study, a comprehensive evaluation of the candidacy of monolayer BP as a channel material for high‐performance volatile organic compound (VOC) sensors is conducted combining first‐principles density functional theory calculations and non‐equilibrium Green's function formalism. The adsorption configurations and energetics of several typical VOCs (ethanol, propionaldehyde, acetone, toluene, and hexane) on monolayer BP are examined and it is demonstrated that VOCs generally exhibit stronger interaction with monolayer BP than with the widely studied monolayer MoS2, indicative of monolayer BP potentially being a more sensitive VOC sensor. Monolayer BP is shown to exhibit highly anisotropic transport behaviors, whereas the absolute modification of current–voltage responses due to VOCs is found to show a trend that is direction independent. Moreover, the adsorption of VOCs on monolayer BP is strong enough to resist thermal disturbance, yet allows fast recovery time. The results suggest that BP is a compelling and feasible candidate for sensing applications of VOCs. The candidacy of monolayer black phosphorus (BP) as a channel material for high‐performance volatile organic compound (VOC) sensors is evaluated. A strong interaction between VOCs and monolayer BP is demonstrated, leading to stable VOC adsorption that is strong enough to resist thermal disturbance, yet allows fast recovery. The results suggest BP as a compelling and feasible candidate in VOCs sensors.

Abstract:The detection of harmful trace gases, such as formaldehyde (HCHO), is a technical challenge in the current gas sensor field. The weak electrical signal caused by trace amounts of gases is difficult to be detected and susceptible to other gases. Based on the amplification effect of a field-effect transistor (FET), a carbon-based FET-type gas sensor with a gas-sensing gate is proposed for HCHO detection at the ppb level. Semi-conducting carbon nanotubes (s-CNTs) and a catalytic metal are chosen as channel and gate materials, respectively, for the FET-type gas sensor, which makes full use of the respective advantages of the channel transport layer and the sensitive gate layer. The as-prepared carbon-based FET-type gas sensor exhibits a low detection limit toward HCHO up to 20 ppb under room temperature (RT), which can be improved to 10 ppb by a further heating strategy. It also exhibits a remarkable elevated recovery rate from 80 to 97% with almost no baseline drift (2%) compared to the RT condition, revealing excellent reproducibility, stability, and recovery. The role of sensitive function in the FET-type gas sensor is performed by means of an independent gas-sensing gate, that is, the independence of the sensitive gate and the electron transmission channel is the main reason for its high sensitivity detection. We hope our work can provide an instructive approach for designing high-performance formaldehyde sensor chips with on-chip integration potential.
Enhanced gas sensing performance and all-electrical room temperature operation enabled by a WSe2/MoS2 heterojunction

Abstract:Gas sensors built using two-dimensional (2D) MoS2 have conventionally relied on a change in field-effect-transistor (FET) channel resistance or a change in Schottky contact/pn homojunction barrier. This report demonstrates, for the first time, an NO2 gas sensor that leverages a gate tunable type II WSe2 (p)/MoS2 (n) heterojunction to realize a 4x enhancement in sensitivity, 8x lower limit of detection and improved dynamic response when compared to an MoS2 FET sensor on the same flake. Comprehensive sensing measurements over a range of analyte concentrations, gate biases and MoS2 flake thicknesses indicate a novel two-fold electrical response to NO2 exposure underlying the enhanced sensitivity of the heterojunction- (i) a series resistance change that leads to an exponential change in thermionic current at high bias, and, (ii) a carrier concentration change that leads to a linear change in interlayer recombination current near zero bias. The heterojunction diode also exhibits fast and tunable recovery under negative gate biasing. All-electrical (gate controlled) sensing and recovery operation at room temperature makes this a simple, low-overhead sensor. The ability to sense tri-nitro toluene (TNT) molecules down to a concentration of 80PPB highlights its potential as a comprehensive chemical sensing platform.
A Dual-Channel MoS2-Based Selective Gas Sensor for Volatile Organic Compounds

Abstract:Significant progress has been made in two-dimensional material-based sensing devices over the past decade. Organic vapor sensors, particularly those using graphene and transition metal dichalcogenides as key components, have demonstrated excellent sensitivity. These sensors are highly active because all the atoms in the ultra-thin layers are exposed to volatile compounds. However, their selectivity needs improvement. We propose a novel gas-sensing device that addresses this challenge. It consists of two side-by-side sensors fabricated from the same active material, few-layer molybdenum disulfide (MoS2), for detecting volatile organic compounds like alcohol, acetone, and toluene. To create a dual-channel sensor, we introduce a simple step into the conventional 2D material sensor fabrication process. This step involves treating one-half of the few-layer MoS2 using ultraviolet–ozone (UV-O3) treatment. The responses of pristine few-layer MoS2 sensors to 3000 ppm of ethanol, acetone, and toluene gases are 18%, 3.5%, and 49%, respectively. The UV-O3-treated few-layer MoS2-based sensors show responses of 13.4%, 3.1%, and 6.7%, respectively. This dual-channel sensing device demonstrates a 7-fold improvement in selectivity for toluene gas against ethanol and acetone. Our work sheds light on understanding surface processes and interaction mechanisms at the interface between transition metal dichalcogenides and volatile organic compounds, leading to enhanced sensitivity and selectivity.

Abstract:Two-dimensional (2D) transition-metal dichalcogenides such as molybdenum disulfide (MoS2) have received a great deal of attention for high-performance gas sensing applications. Unfortunately, before their translation to commercial use, several scientific problems remain to be solved. The challenges include poor stability in a humid environment, random deposition manner of MoS2 flakes that makes the process unscalable, and incomplete recovery at room temperature. Herein, we report a strategy for the room-temperature volatile organic compound (VOC) sensor using the optical microfiber sensing technology. We demonstrated well-controlled immobilization of MoS2 nanosheets onto the optical sensing region using the optical deposition technique. The experimental results show that the MoS2-functionalized optical microfiber sensor achieves high selectivity to polar aprotic and nonpolar VOCs. The sensor demonstrated high sensitivity of 0.0195, 0.0143, 0.0072, and 0.0058 nm/ppm to acetone, ethyl acetate, cyclohexane, and IPA, respectively. Finally, the repeatability and complete recovery capabilities of the sensor have also been validated in this work.

Enhanced Sensitivity Of Mose2 Monolayer For Gas Adsorption Induced By Electric Field

Abstract:According to recent studies, gas sensors based on MoSe2 have better detection performance than graphene-based sensors, especially for N-based gas molecules, but the reason for that is not fully understood at the microscopic level. Here, we investigate the adsorption of CO, CO2, NH3, NO and NO2 gas molecules on MoSe2 monolayer by the density functional theory calculations. Our results reveal that indeed MoSe2 monolayer is more sensitive to adsorption of N-containing gas molecules than C-containing, which can be attributed to the distinct charge transfer between the gas molecules and MoSe2. The conductance was further calculated using the nonequilibrium Green's function (NEGF) formalism. The reduced conductance was found for NH3 and NO2 adsorbed MoSe2, consistent with the high sensitivity of MoSe2 for NH3 and NO2 molecules in the recent experiments. In addition, the adsorption sensitivity can significantly be improved by an external electric field, which implies the controllable gas detection by MoSe2. The magnetic moments of adsorbed NO and NO2 molecules can also be effectively modulated by the field-sensitive charge transfer. Our results not only give microscopic explanations to the recent experiments, but also suggest using MoSe2 as a promising material for controlled gas sensing.
Assembly of 2D-Mos2 with Graphene Layer for Highly Sensitive and Selective Gas Detection at Room Temperature

Abstract:Two-dimensional (2D) graphene has been regarded as a promising gas sensing material operated in room temperature. However, practical use of pure graphene as a gas sensor still faces problems owing to its insufficient sensitivity, selectivity and stability. In the present study, 2D-molybdenum disulfide (2D-MoS2) were successfully assembled with graphene oxide (GO) with the assistance of poly (diallyl dimethylammonium chloride) (PDDA). The intercalation of PDDA and stacking of 2D-MoS2 significantly expand the interlayer spacing of GO from 0.77 nm to 1.44 nm in the GO-PDDA-MoS2 composite. The rGO-PDDA-MoS2 sensing chip could be obtained by in-situ reduction of GO-PDDA-MoS2 pre-coated on an interdigital electrode in hydrazine vapor. The sensor exhibited excellent sensitivity, selectivity and stability for H2S and NO detection with a limit detection as low as 3 ppb and 5 ppb, respectively. The enhanced sensing performance could be ascribed to the increased gas accessibility and specific binding site resulted from the introduction of PDDA and 2D-MoS2. Furthermore, its potential application in the diagnosis of respiratory disease was demonstrated. Exhaled breath (EB) spiked with 50 ppb NO and 15 ppb H2S for simulating EB of asthma patients could be successfully discriminated from the normal EB.

Abstract:The measurement of acetone in human breath, a known biomarker for diabetes, can act as an effective screening method for diabetes. While gas chromatography and mass spectroscopy based methods can detect gases in low concentration, they are costly, bulky, need complex sample preparation and are slow. Solid state devices such as Field Effect Transistors (FETs) can perform this faster and at a lower cost. In this work, we present the results of acetone gas sensing by molybdenum disulfide (MoS2) based FETs. MoS2 channel was functionalized with polymethyl methacrylate (PMMA). When acetone molecules bind to PMMA, an electrostatic gating effect takes place and changes the electrical characteristics of the FET. More the number of acetone molecules that bind to the PMMA layer, the higher the shift in the drain current-voltage (Id-Vg) curve of the FET. This shift is modeled as a change in the threshold voltage of the FET. The Id-Vg curve was observed to shift downwards, as the acetone concentration increases. The limit of detection was observed to be 0.4 parts per million (ppm). This is the first sub-ppm concentration acetone detection at room temperature using a solid state device.

Abstract:Field effect transistor (FET) type gas sensor plays a crucial role in real-time environmental monitoring, medical pre-diagnosis, and industrial control because of its trace hazardous gases detection capability, which can be attributed to the unique amplification of the electrical signal on its gate by FET. Limited by the nano-micro level manufacturing process, the controllable deposition of the tiny sensing gate composed of gas sensing materials and material selection limitations considering semiconductor process compatibility have become bottlenecks in developing FET-type gas sensors. Herein, based on a high-performance FET with semiconducting single-walled carbon nanotubes as the channel, a universal strategy of constructing an extended-gate structure by inkjet printing technology is proposed to realize the detection of trace gases. CuO widely used for HCHO detection is applied to this strategy, and the as-prepared EG-FET sensor has a limit of detection of 20 ppb for HCHO, good repeatability, long-term stability, and selectivity, which greatly improves the ability of conventional chemiresistive gas sensor to detect HCHO. The development of the EG structure makes the controlled deposition of gas sensing materials more accessible, and the introduction of inkjet printing expands the choices of sensing materials. In particular, it solves the issue of poor reproducibility in the fabrication of gas sensors from gas sensing materials and provides a feasible scheme for the reported excellent gas sensing materials from laboratory to application. We expect this work can provide a meaningful theoretical and experimental basis for the realization of high-performance trace gas sensors with the potential for on-chip integration.

Abstract:Vertical van der Waals (vdW) heterostructures have shown potential for gas sensing owing to their remarkable sensitivity. However, the optimization process for achieving the best gas sensing performance is complicated by the heterostructure's reliance on both physical and electrical characteristics. This study employs density functional theory (DFT) to analyse the structural and electronic parameters of a MoTe 2 /InN vdW heterostructure. The findings of this study indicate that the vdW heterostructure has a type-II band alignment with higher adsorption energy towards NH 3 , NO 2 , and SO 2 than the individual monolayers. In specific, the heterostructure is well suited for NO 2 detection but has limitations in reliably detecting NH 3 and SO 2 due to longer recovery times. We find significant hybridization between the adsorbate and interacting surfaces' orbitals and a notable presence of NO 2 molecular orbitals in proximity to the Fermi level. Additionally, dielectric and work function modulations offer a viable means to develop optical-based gas sensors that can selectively detect NO 2 . Our research provides valuable insights into vdW heterostructure design for high-performance gas sensors.

Abstract:Semiconducting metal oxide (SMO) gas sensors have emerged as invaluable technology due to their high sensitivity and ease of fabrication. However, they have limited selectivity and require relatively high operational temperatures. Here, we present a monolithic membrane-chemoresistive sensor consisting of a hierarchical metal oxide (MO) and a metal-organic frameworks (MOF) layer. Both layers were made by sequential aerosol deposition of SnO 2 and ZnO nanoparticles, with the latter being thereafter converted to zeolitic imidazolate framework (ZIF-8) by chemical vapour conversion. The SnO 2 fractal network provides high surface area for chemical sensing, while the multi-scale porous ZIF-8 membrane offers a controlled gateway for gas molecule diffusion. Notably, our hierarchical dual-layer architecture can tune the analyte sensor response time, allowing discrimination of a variety of gases, including NO 2 , ethanol, acetone, methanol, propane, and ethyl benzene. Density Functional Theory (DFT) calculations were implemented to gain further insights into the selectivity mechanism revealing the key role of surface adsorption sites. This approach enables us to develop unique response profiles, fingerprinting the presence of specific gas molecules, with application ranging from industrial safety to environmental monitoring and medical diagnostics.

Selective Sensing Of Chemical Vapors Using Phase Spectra Detection On Cvd Graphene Fet

Abstract:This work marks the first use of phase spectra detection method to realize selective sensing of chemical vapors on a chemical vapor deposition (CVD) monolayer graphene field effect transistor (FET). Compared with the state-of-art technology, three distinctive advances have achieved: (1) first demonstration of selective gas sensing using the phase spectra detection method on a single CVD graphene FET without surface functionalization; (2) first demonstration of quantitative phase spectra detection results for four gas vapors (water, methanol, ethanol and isopropanol) with different concentrations; and (3) illustrations of the sensing selectivity by the extraction of phase spectra features with experimental validations by using the principal component analysis (PCA) scheme. As such, the proposed method of phase spectra detection can achieve gas sensing selectivity without surface functionalization or an array of devices.
Layer-Dependent NO 2 -Sensing Performance in MoS 2 for Room-Temperature Monitoring

Abstract:Few-layer MoS2 with exceptional physical and chemical properties has attracted notable attention for next-generation gas sensors. The layer-dependent sensing performance for detecting NO2 based on MoS2 is not fully understood. Here, we report the direct synthesis of high-crystallinity uniform few-layer MoS2 via chemical vapor deposition. The influence of layer thickness on the NO2-sensing performance is evaluated. We show that, as compared to the monolayer and trilayer counterparts, the bilayer MoS2 presents the best sensitivity at room temperature. Further density functional theory calculations reveal that the bilayer MoS2 with an AA stacking sequence is more favorable for the physisorption of NO2 molecules due to the more negative adsorption energy, facilitating charge transfer during the NO2 adsorption and thus increasing the electrical response of the gas sensors. This work provides a basic understanding of layer-dependent gas-sensing performance and serves as a reference for designing room-temperature gas sensors for low power consumption and reliable responsivity.

Sensing by Surface Work Function Modulation: High Performance Gas Sensing Using Van Der Waals Stacked Bipolar Junction Transistor

Abstract:We propose and demonstrate a new principle for sensing. Impact of light, radiation, charge particle and gas molecular etc. can induce the change of the surface work function of a solid. This will result in a profound effect to a device's output, such as current and voltage. Such an effect is in particular outstanding in a nanodevice using van der Waals stacked two-dimensional (2D) atomic crystals. In this paper, a study of a gas sensing device relying on such a principle is presented. Van der Waals bipolar junction transistors (V2D-BJT) based on vertically stacked MoS2/WSe2/MoS2 and WSe2/MoS2/WSe2 heterostructures are separately fabricated to detect NH3 and NO2 gas. Kelvin probe force microscope measurement shows that the work function change at the overlapped region of MoS2/WSe2/MoS2 heterostructure upon exposure to 50 ppm NH3 gas is 80 meV. In addition, the MoS2/WSe2/MoS2 V2D-BJT manifest superior sensing performances in detecting NH3, while the WSe2/MoS2/WSe2 V2D-BJT exhibited superior NO2 sensing properties in terms of high sensitivity (18), low power dissipation (12 nW), fast response (26 s) and recovery (14 s) time. We demonstrate that the NH3 and NO2 gas can be selectively detected by the V2D-BJT through changing the van der Waals heterostructure stacking sequences.

Abstract:Ti3C2Tx MXene recently draws increasing attention in gas sensors, but their sensing performances, e.g., sensitivity, specificity, and ambient environment applicability, still needs improvement to meet the real application requirement. Herein, a black phosphorus quantum dots (BP QDs) modified Ti3C2Tx nanosheet (BQ/Ti3C2Tx) prepared by van der Waals self-assembly method is reported and applied as the sensing channel in field-effect transistor (FET) sensor. This sensor shows excellent NO2 detection performance at room temperature in terms of wide linear detection range (50 ppb to 10 ppm), short response time, and high specificity. Moreover, two important factors in practical gas detection, i.e., humidity and temperature, are systematically investigated. An efficient calibration strategy is proposed to eliminate the humidity effect, ensuring the accuracy of NO2 detection. The mechanism study confirms that the enhanced sensitivity and selectivity are due to the increased adsorption energy of BQ/Ti3C2Tx for target gas molecules and the forming of P-O-Ti bond. This study offers new insights in the development of sensitive, selective, and reliable gas sensors with functionalized MXene materials.
