Reaction Pathways for Α-Ga2o3 and Β-Ga2o3 Phase Transition under Pressure Up to 40 GPa: A First-Principles Study

Abstract:The solid-state phases' equilibria and transitions often depend on temperature and pressure, and the transition pathways may be not easy to be found. One example is the alpha-Ga2O3 and beta-Ga2O3 phase transition. Here, this process is investigated through first-principles calculations in both thermodynamic and kinetic perspectives. The equilibrium boundary between the two Ga2O3 phases is found at around 5 GPa and varying little with temperature within the quasiharmonic approximation. The enthalpy profiles of the previously proposed alpha-Ga2O3 and beta-Ga2O3 phase transition "multistep" pathway is then reinvestigated by applying pressures. A new form of alpha-Ga2O3 is found to be reduced from an original metastable state above 20 GPa and could be stabilized under zero pressure. Some "few-step" reaction pathways between ss-phase and this new a-phase are observed. Upon applying pressure, an intermediate phase, which is essentially beta-Ga2O3 with a different orientation, also emerges in the reaction path at 10 GPa. The energy barriers for the "few-step" reaction pathways are much lower, and the beta-Ga2O3 to alpha-Ga2O3 phase transition barriers decrease markedly with increasing pressure up to 40 GPa.
