Abstract:Two-dimensional materials have emerged as an important research frontier for overcoming the challenges in nanoelectronics and for exploring new physics. Among them, black phosphorus, with a combination of a tunable bandgap and high mobility, is one of the most promising systems. In particular, black phosphorus nanoribbons show excellent electrostatic gate control, which can mitigate short-channel effects in nanoscale transistors. Controlled synthesis of black phosphorus nanoribbons, however, has remained an outstanding problem. Here we report large-area growth of black phosphorus nanoribbons directly on insulating substrates. We seed the chemical vapour transport growth with black phosphorus nanoparticles and obtain uniform, single-crystal nanoribbons oriented exclusively along the [100] crystal direction. With comprehensive structural calculations, we discover that self-passivation at the zigzag edges holds the key to the preferential one-dimensional growth. Field-effect transistors based on individual nanoribbons exhibit on/off ratios up to ~104, confirming the good semiconducting behaviour of the nanoribbons. These results demonstrate the potential of black phosphorus nanoribbons for nanoelectronic devices and also provide a platform for investigating the exotic physics in black phosphorus.

Abstract:Heating red phosphorus in sealed ampoules in the presence of a Sn/SnI4 catalyst mixture has provided bulk black phosphorus at much lower pressures than those required for allotropic conversion by anvil cells. Herein we report the growth of ultra-long 1D red phosphorus nanowires (>1 mm) selectively onto a wafer substrate from red phosphorus powder and a thin film of red phosphorus in the present of a Sn/SnI4 catalyst. Raman spectra and X-ray diffraction characterization suggested the formation of crystalline red phosphorus nanowires. FET devices constructed with the red phosphorus nanowires displayed a typical I-V curve similar to that of black phosphorus and a similar mobility reaching 300 cm(2) V(-1) s with an Ion /Ioff ratio approaching 10(2) . A significant response to infrared light was observed from the FET device.

Abstract:Black phosphorus, a promising two-dimensional material to be widely used in many areas of electronics and optoelectronics, can be prepared traditionally by high pressure or fast low-pressure transport routes. However, there lacks a general understanding of the growth mechanism, and it often suffers from poor yield and high cost. In this paper, we report a facile method to synthesize large-scale black phosphorus microribbons, significantly decreasing its cost and increasing its yield, and then it can commercially produce black phosphorus. The growth process of black phosphorus micro ribbons has been investigated systematically, and its growth mechanism has been speculated, which opens up the possible opportunity to directly grow black phosphorus microbelts and even few-layered nanobelts by adjusting the growth conditions. In addition, ribbon-like few-layered black phosphorus with large areas can be easily exfoliated from the grown microribbons because of their smooth and large area of the cleavage plane. The ribbon-like few-layered phosphorus is beneficial to investigate the anisotropic properties of black phosphorus.

Abstract:We report on the synthesis of single-crystalline Ni2P nanowires via a solution-phase approach using nickel (II) acetylacetonate as a metal precursor and trioctylphosphine as a phosphorus source. Powder X-ray diffraction (XRD), transmission electron microscopy (TEM) and X-ray photoelectron spectroscopy (XPS) were used to characterize the crystalline structure, morphology and composition of the as-synthesized nanowires. The results show that the as-synthesized nanowires have a uniform width of ca. 6nm, and a length that can vary from tens of nanometers to several hundred nanometers. These nanowires possess a hexagonal crystalline phase, and predominantly grow along the c-axis. The formation of one-dimensional nanostructures has a close relationship with the concentration of metal precursor and surfactants, and the synthetic methodologies.

Abstract:Two-dimensional (2D) materials have attracted great interest due to their unique structures and exotic properties related to promising applications and fundamental research. Reducing the dimensionality of 2D materials into their 1D nanostructure is also highly desirable for the exploitation of novel properties and offers new research opportunities. In this work, we demonstrate a bottom-up synthesis of molybdenum disulfides (MoS2) nanoribbons on graphene substrate via chemical vapor deposition (CVD) by precisely tuning the growth parameters into a sulfur-enriched condition. MoS2 nanoribbons are mainly formed from the CVD grown MoS(2 )flakes along the armchair (AC) direction. Atomic resolution ADF-STEM imaging characterizations show an alternating presence of molybdenum and sulfur zigzag edge terminations at the edges of MoS2 nanoribbons. While at the apex of the nanoribbon, sulfur terminated zigzag edges become dominant. Taking these results together, we revealed the underlying growth mechanism of MoS2 nanoribbons. Electronic transport properties of the MoS(2 )nanoribbons were also measured by fabricating back-gate-effect transistors (FETs). The nanoribbon FETs present n-type behavior with a current on/off ratio higher than 10(4) at V-DS = 1 and a carrier mobility of 1.39 cm(2)V(-1) s(-1). This work offers a new route to synthesize 1D MoS2 nanoribbons, which has great potential in fabricating other 2D materials-derived 1D nanostructures.
Electronic and Transport Property of Phosphorene Nanoribbon

Abstract:By combining density functional theory and nonequilibrium Green's function, we study the electronic and transport properties of monolayer black phosphorus nanoribbons (PNRs). First, we investigate the band-gap of PNRs and its modulation by the ribbon width and an external transverse electric feld. Our calculations indicate a giant Stark effect in PNRs, which can switch on transport channels of semiconducting PNRs under low bias, inducing an insulator-metal-transition. Next, we study the transport channels in PNRs via the calculations of the current density and local electron transmission pathway. In contrast to graphene and MoS_2 nanoribbons, the carrier transport channels under low bias are mainly located in the interior of both armchair and zigzag PNRs, and immune to a small amount of edge defects. Lastly, a device of the PNR-based dual-gate feld-effect-transistor, with high on/off-ratio of 10^3, is proposed based on the giant electric feld tuning effect.

Abstract:Nanoconfinement of low-dimensional materials opens up a new territory for tailoring material hybridization to produce novel geometric structures for applications in electronics, catalysis, and photonics. Despite the progress made in the encapsulation of 2D materials, exploration of their definite crystal structures into lower-dimensional nanomaterials is still largely unexplored. Herein, one-dimensional black phosphorus (BP) nanowires with an aspect ratio of over 100 produced by confining BP into the CNT (conf-BP@CNT) are reported. Notably, the unique structure and dimensions of BP were determined by confinement within the CNT and were accurately characterized by crystallography. During the spatially confined growth, the defects and capillarity effect of the CNT promote nucleation and growth of BP within the CNT. conf-BP@CNT shows surface charge localization of conf-BP and protection rendered by the CNT shell, giving rise to more efficient and stable photocatalytic rhodamine B (RhB) degradation than the bare exfoliated BP nanosheets. These results demonstrate the effectiveness of nanoconfinement in producing nanomaterials with controllable dimensions, precise spatial arrangement, and unique structures.

Abstract:In recent years, single element two-dimensional atom crystal materials have aroused extensive interest in many applications. Blue phosphorus, successfully synthesized on Au substrate by molecular beam epitaxy not long ago, shows unusual geometrical and electronic structures. We investigate the electronic structures and transport properties of zigzag blue phosphorene nanoribbons by using a first-principles method, which can be obviously tuned via different groups passivation on the both edges. The ZBPNRs-H and ZBPNRs-OH present a wide gap semiconductor property. While the ZBPNRs-O are metallic. Interestingly, the current-voltage curves of ZBPNRs-O show a negative differential resistive effect, which is independent on the ribbon width. The electric current through the ZBPNRs-O is mainly flowing along the both outside zigzag phosphorus chains via the way of P-P bond current. Through modifying the both edges with various functional groups, the ZBPNRs can display some important functional characteristics and become a candidate of NDR devices.

Narrow Directed Black Phosphorus Nanoribbons Produced by A Reformative Mechanical Exfoliation Approach.

Abstract:Black phosphorus nanoribbons (PNRs) are ideal candidates for constructing electronic and optoelectronic devices owing to their unique structure and high bandgap tunability. However, the preparation of high-quality narrow PNRs aligned along the same direction is very challenging. Here, a reformative mechanical exfoliation approach combining tape and polydimethylsiloxane (PDMS) exfoliations to fabricate high-quality, narrow, and directed PNRs with smooth edges for the first time is developed. In this method, partially-exfoliated PNRs are first formed on thick black phosphorus (BP) flakes via the tape exfoliation and further peeled off to obtain separated PNRs via the PDMS exfoliation. The prepared PNRs have widths from a dozen to hundreds of nanometers (down to 15 nm) and a mean length of 18 µm. It is found that the PNRs can align along a same direction and the length directions of directed PNRs are along the zigzag direction. The formation of PNRs is attributed to that the BP prefers to be unzipped along the zigzag direction and has an appropriate magnitude of interaction force with the PDMS substrate. The fabricated PNR/MoS heterojunction diode and PNR field-effect transistor exhibit good device performance. This work provides a new pathway to achieve high-quality, narrow, and directed PNRs for electronic and optoelectronic applications.

Abstract:Black phosphorus nanobelts are fabricated with a one-step solid-liquid-solid reaction method under ambient pressure, where red phosphorus is used as the precursor instead of white phosphorus. The thickness of the as-fabricated nanobelts ranges from micrometers to tens of nanometers as studied by scanning electron microscopy. Energy dispersive X-ray spectroscopy and X-ray diffraction indicate that the nanobelts have the composition and the structure of black phosphorus, transmission electron microscopy reveals a typical layered structure stacked along the b-axis, and scanning transmission electron microscopy with energy dispersive X-ray spectroscopy analysis demonstrates the doping of bismuth into the black phosphorus structure. The nanobelt can be directly measured in scanning tunneling microscopy in ambient conditions.

Abstract:Phosphorene, monolayer or few-layer black phosphorus, exhibits fascinating anisotropic properties and shows interesting semiconducting behavior. The synthesis of phosphorene nanosheets is still a hot topic, including the shaping of its two-dimensional structure into nanoribbons or nanobelts. Here we report electrochemical unzipping of single crystalline black phosphorus into zigzag-phosphorene nanobelts, as well as nanosheets and quantum dots, via an oxygen-driven mechanism. The experimental results agree well with our theoretical calculations. The calculation for the unzipping mechanism study suggests that interstitial oxygen-pairs are the critical intermediate species for generating zigzag-phosphorene nanobelts. Although phosphorene oxidation has been reported, lengthwise cutting is hitherto unreported. Our discovery of phosphorene cut upon oxidation represents a previously unknown mechanism for the formation of various dimensions of phosphorene nanostructures, especially zigzag-phosphorene nanobelts. It opens up a way for studying the quantum effects and electronic properties of zigzag-phosphorene nanobelts.
Enhanced linear dichroism of flattened-edge black phosphorus nanoribbons

Abstract:Abstract Black phosphorus is a material with an intrinsic anisotropy in electronic and optical properties due to its puckered honeycomb lattice. Optical absorption is different for incident light with linear polarization in the armchair and zigzag directions (linear dichroism). These directions are also used in the cuts of materials to create black phosphorus nanoribbons. Edges of nanoribbons usually have small reconstruction effects, with minor electronic effects. Here, we show a reconstruction of the armchair edge that introduces a new valence band, which flattens the puckered lattice and increases the linear dichroism extrinsically in the visible spectrum. This enhancement in linear dichroism is explained by the polarization selection rule, which considers the parity of the wave function to a reflection plane. The flattened-edge reconstruction originates from the inversion of chirality of the P atoms at the edges and significantly alters the entire optical absorption of the material. The flattened edges have potential applications in pseudospintronics, photodetectors and might provide new functionalities in optoelectronic and photonic devices.
Strain-induced Modulation on Phonon and Electronic Properties of Suspended Black Phosphorus Field Effect Transistor

Abstract:Black phosphorus has recently appeared as a promising two-dimensional material for applications in high performance nanoelectronics. Its single- and few-atomic layer forms in field-effect transistors have attracted a lot of attention due to the tunable bandgap (0.3-2.0 eV), high carrier mobility (1000 cm(2) V-1 s(-1)) and decent on-off ratios (10(5)). Here, we demonstrate a suspended black phosphorus field effect transistor (BP-FET) and utilize Raman spectroscope to characterize the strain on the effects of Raman phonon. We find that red shifts appear in all the three vibrational modes (A(g)(i), B-2g and A(g)(2) in different degrees. Among them, 14 mode is most sensitive to the tensile strain. We further investigate the electronic properties with a Cascade semi-automatic probe station. The linear relationships in the output curves indicate the contacts between black phosphorus and electrodes are ohmic contacts. The transfer characteristic curves declare the drain current modulation is similar to 7.6 x 10(3) for the hole conduction and similar to 57 for the electron conduction. Mobility of this device is found to be 347.5 cm(2) V-1 s(-1) and 4.9 cm(2) V-1 s(-1) for the hole and electron conduction, respectively. These results provide a theoretical basis for the coordination of high-performance black phosphorus electronic components. (C) 2016 Elsevier B.V. All rights reserved.
Unusual Scaling Laws of the Band Gap and Optical Absorption of Phosphorene Nanoribbons

Abstract:We report the electronic structure and optical absorption spectra of monolayer black phosphorus (phosphorene) nanoribbons (PNRs) via first-principles simulations. The band gap of PNRs is strongly enhanced by quantum confinement. However, differently orientated PNRs exhibit distinct scaling laws for the band gap vs the ribbon width (w). The band gaps of armchair PNRs scale as 1/(w^2), while zigzag PNRs exhibit a 1/w behavior. These distinct scaling laws reflect a significant implication of the band dispersion of phosphorene: electrons and holes behave as classical particles along the zigzag direction, but resemble relativistic particles along the armchair direction. This unexpected merging of classical and relativistic properties in a single material may produce novel electrical and magnetotransport properties of few-layer black phosphorus and its ribbon structures. Finally, the respective PNRs host electrons and holes with markedly different effective masses and optical responses, which are suitable for a wide range of applications.

Abstract:Black phosphorus attracts enormous attention as a promising layered material for electronic, optoelectronic and thermoelectric applications. Here we report large anisotropy in in-plane thermal conductivity of single-crystal black phosphorus nanoribbons along the zigzag and armchair lattice directions at variable temperatures. Thermal conductivity measurements were carried out under the condition of steady-state longitudinal heat flow using suspended-pad micro-devices. We discovered increasing thermal conductivity anisotropy, up to a factor of two, with temperatures above 100 K. A size effect in thermal conductivity was also observed in which thinner nanoribbons show lower thermal conductivity. Analysed with the relaxation time approximation model using phonon dispersions obtained based on density function perturbation theory, the high anisotropy is attributed mainly to direction-dependent phonon dispersion and partially to phonon-phonon scattering. Our results revealing the intrinsic, orientation-dependent thermal conductivity of black phosphorus are useful for designing devices, as well as understanding fundamental physical properties of layered materials.
Analytical study on strain tunable electronic structure and optical transitions in armchair black phosphorene nanoribbons

Abstract:We theoretically investigate the electronic structure and optical absorption spectrum of armchair-edged black phosphorene nanoribbons (APNRs) with and without uniaxial strain based on the tight-binding Hamiltonian and Kubo formula. We analytically obtain the energy spectrum and wavefunction, and reveal the band gap scaling law as 1/(N + 1)2 for APNRs in the presence and absence of uniaxial strain, where N is the number of armchair dimer across the ribbon. We find the band gap of APNRs linearly increases (decreases) with increasing in-plane uniaxial tensile (compressive) strain ɛ x/y , but shows contrary dependence on the out-of-plane uniaxial strain ɛ z . The effective mass versus strain exhibits the same behavior to that of band gap but with nonlinear dependence. Under an incident light linearly-polarized along the ribbon, we demonstrate that the inter-band optical transitions obey the selection rule Δn = n - n' = 0, but the intra-band transitions are forbidden for both pristine and strained APNRs originating from the orthogonality between the transverse wavefunctions of the sublattices belonging to different subbands. Importantly, the transverse electric field or impurities can release the optical selection rules by breaking the wavefunction orthogonality, which results in that the optical transitions between any subbands are all possible. Our findings provide further understanding on the electronic and optical properties of APNRs, which may pave the way for designing optoelectronic devices based on phosphorene.

Abstract:Black phosphorus (BP), a fascinating semiconductor with high mobility and a tunable direct bandgap, has emerged as a candidate beyond traditional silicon-based devices for next-generation electronics and optoelectronics. The ability to grow large-scale, high-quality BP films is a prerequisite for scalable integrated applications but has thus far remained a challenge due to unmanageable nucleation events. Here we develop a sustained feedstock release strategy to achieve subcentimetre-size single-crystal BP films by facilitating the lateral growth mode under a low nucleation rate. The as-grown single-crystal BP films exhibit high crystal quality, which brings excellent field-effect electrical properties and observation of pronounced Shubnikov–de Haas oscillations, with high mobilities up to ~6,500 cm 2 V −1 s −1 at low temperatures. We further extend this approach to the growth of single-crystal BP alloy films, which broaden the infrared emission regime of BP from 3.7 μm to 6.9 μm at room temperature. This work will greatly facilitate the development of high-performance electronics and optoelectronics based on BP family materials.

Abstract:The growth of high-quality black phosphorus crystals is very important to further study the physical properties of two-dimensional black phosphorus exfoliated from bulk crystals. Herein, we designed a series of experiments to fully understand the growth of black phosphorus crystals and then explore the roles of metals (or alloys) and I elements in its growth process. Finally, we developed a general approach to grow black phosphorus in high yield with high quality and low cost. Synthesis of Crystalline Black Phosphorus Thin Film on Sapphire

Abstract:Black phosphorus (BP) has recently attracted significant attention due to its exceptional physical properties. Currently, high-quality few-layer and thin-film BP are produced primarily by mechanical exfoliation, limiting their potential in future applications. Here, the synthesis of highly crystalline thin-film BP on 5 mm sapphire substrates by conversion from red to black phosphorus at 700 °C and 1.5 GPa is demonstrated. The synthesized ≈50 nm thick BP thin films are polycrystalline with a crystal domain size ranging from 40 to 70 µm long, as indicated by Raman mapping and infrared extinction spectroscopy. At room temperature, field-effect mobility of the synthesized BP thin film is found to be around 160 cm2 V-1 s-1 along armchair direction and reaches up to about 200 cm2 V-1 s-1 at around 90 K. Moreover, red phosphorus (RP) covered by exfoliated hexagonal boron nitride (hBN) before conversion shows atomically sharp hBN/BP interface and perfectly layered BP after the conversion. This demonstration represents a critical step toward the future realization of large scale, high-quality BP devices and circuits.
