Abstract:Multiwavelength plasmonic nanolasers are central to the quest for ultradense and versatile photonic integrations. However, the insufficient optical feedback and mode selection strategies result in a high lasing threshold and multi-mode operation with limited spectral purity and stability. Here, a multiwavelength near-infrared plasmonic nanolaser with high mode purity by leveraging a nontrivial "H"-shape plasmonic cavity is demonstrated. The nanolaser is constructed by inserting InGaAs/GaAs multi-quantum-disk (MQD) nanowires into a metallic Fabry-Perot cavity consisting of a pair of Ag nanowires positioned on an ultrasmooth Au film. The design is endowed with strong optical feedback to enhance the energy transfer between the exciton and plasmon, rendering a significant reduction of the lasing threshold. More importantly, the "H"-shape cavity is featured with a large flexibility in tuning the resonance wavelength, where multiwavelength lasing with the virtues of single-mode is realized at room temperature. The results make a crucial step toward near-infrared multiwavelength plasmonic nanolasers and open up exciting opportunities for applications such as ultracompact photonic integrated circuits and high-throughput biochemical sensing.
Ultra-Low Threshold Monolayer Semiconductor Nanocavity Lasers

Abstract:Engineering the electromagnetic environment of a nanoscale light emitter by a photonic cavity can significantly enhance its spontaneous emission rate through cavity quantum electrodynamics in the Purcell regime. This effect can greatly reduce the lasing threshold of the emitter, providing the ultimate low-threshold laser system with small footprint, low power consumption and ultrafast modulation. A state-of-the-art ultra-low threshold nanolaser has been successfully developed though embedding quantum dots into photonic crystal cavity (PhCC). However, several core challenges impede the practical applications of this architecture, including the random positions and compositional fluctuations of the dots, extreme difficulty in current injection, and lack of compatibility with electronic circuits. Here, we report a new strategy to lase, where atomically thin crystalline semiconductor, i.e., a tungsten-diselenide (WSe2) monolayer, is nondestructively and deterministically introduced as a gain medium at the surface of a pre-fabricated PhCC. A new type of continuous-wave nanolaser operating in the visible regime is achieved with an optical pumping threshold as low as 27 nW at 130 K, similar to the value achieved in quantum dot PhCC lasers. The key to the lasing action lies in the monolayer nature of the gain medium, which confines direct-gap excitons to within 1 nm of the PhCC surface. The surface-gain geometry allows unprecedented accessibilities to multi-functionalize the gain, enabling electrically pumped operation. Our scheme is scalable and compatible with integrated photonics for on-chip optical communication technologies.

Abstract:The work introduces a new way to improve the lasing performance of piezoelectric semiconductor materials and will expand the application of piezoelectric effects in flexible lasers and on‐chip strain sensing. Nonlinear optics play an important role in laser technology, optical communication, integrated optics, and other fields. However, conventional two‐photon lasing faces challenges such as high thresholds and large size, which hinder the miniaturization of lasers. In this study, the structure of single‐crystal Au/Al2O3/CsPbBr3 (ScAu/Al2O3/CPB) is constructed to achieve two‐photon pumped frequency upconversion single‐mode plasmonic lasing. The strong spatial confinement and near‐field enhancement of surface plasmons in metals enable the plasmonic lasing mode output in a hybrid nanocavity, significantly reducing the lasing threshold. Additionally, by applying external mechanical strain, the resonant wavelength of the lasing mode is dynamically regulated, further reducing the threshold to 0.48 mJ cm−2 based on piezo‐electronic effect. These results provide an effective strategy for all‐optical integration and the development of smaller, faster, and more efficient nanophotonics devices.

Abstract:A single-nanoparticle plasmon laser with ultratight optical confinement in all three dimensions is a long-cherished but yet to be realized goal. Here we propose an experimentally realizable plasmon laser using a single nanorod. We show that, by harnessing a Au-nanorod cavity with a large gain from a Purcell-enhanced stimulated emission rate and greatly suppressed high-order mode dissipation, it is possible to implement a dipole-mode plasmon laser with accessible material parameters. Our approach may lead to a real single-nanoparticle plasmon laser with three-dimensional ultraconfinement and offers an opportunity to explore and utilize the enhanced light-matter interaction at a lower dimension.

Abstract:Lead halide perovskite materials have recently received considerable attention for achieving an economic and tunable laser owing to their solution-processable feature and promising optical properties. However, most reported perovskite-based lasers operate with a large lasing-mode volume, resulting in a high lasing threshold due to the inefficient coupling between the optical gain medium and cavity. Here, we demonstrate a continuous-wave nanolasing from a single lead halide perovskite (CsPbBr3) quantum dot (PQD) in a plasmonic gap-mode nanocavity with an ultralow threshold of 1.9 Wcm–2 under 120 K. The calculated ultrasmall mode volume (∼0.002 λ3) with a z-polarized dipole and the significantly large Purcell enhancement at the corner of the nanocavity inside the gap dramatically enhance the light-matter interaction in the nanocavity, thus facilitating lasing. Surface-Plasmon-Polariton Laser Based on an Open-Cavity Fabry-Perot Resonator

Abstract:Recent years have witnessed growing interest in the development of small-footprint lasers for potential applications in small-volume sensing and on-chip optical communications. Surface-plasmons, electromagnetic modes evanescently confined to metal-dielectric interfaces, offer an effective route to achieving lasing at nanometer-scale dimensions when resonantly amplified in contact with a gain-medium. Here, we achieve visible frequency ultra-narrow linewidth lasing at room-temperature by leveraging surface plasmons propagating in an open Fabry-Perot cavity formed by a flat metal surface coated with a subwavelength-thick layer of optically-pumped gain medium and orthogonally bound by a pair of flat metal sidewalls. Low perturbation transmission-configuration sampling of the lasing plasmon mode is achieved via an evanescently coupled recessed nanoslit, opening the way to high-figure-of-merit refractive-index sensing of analytes interacting with the open cavity.

Abstract:By boosting the emission strength by a factor of 100, a new hybrid photonic‒plasmonic architecture is successfully demonstrated to realize low‐threshold room‐temperature UV nanolasers that can be monolithically integrated into silicon. The synergistic engineering of the metal‒semiconductor heterojunction, the modal reflectivity, and the intermodal coupling engender the realization of electrically driven nanolasers. The metal‒semiconductor heterojunction is imperative for the realization of electrically driven nanolasers for chip‐level platforms. Progress in developing such nanolasers has hitherto rarely been realized, however, because of their complexity in heterojunction fabrication and the need to use noble metals that are incompatible with microelectronic manufacturing. Most plasmonic nanolasers lase either above a high threshold (101‒103 MW cm−2) or at a cryogenic temperature, and lasing is possible only after they are removed from the substrate to avoid the large ohmic loss and the low modal reflectivity, making monolithic fabrication impossible. Here, for the first time, record‐low‐threshold, room‐temperature ultraviolet (UV) lasing of plasmon‐coupled core‒shell nanowires that are directly grown on silicon is demonstrated. The naturally formed core‒shell metal‒semiconductor heterostructure of the nanowires leads to a 100‐fold improvement in growth density over previous results. This unprecedentedly high nanowire density creates intense plasmonic resonance, which is outcoupled to the resonant Fabry‒Pérot microcavity. By boosting the emission strength by a factor of 100, the hybrid photonic‒plasmonic system successfully facilitates a record‐low laser threshold of 12 kW cm−2 with a spontaneous emission coupling factor as high as ≈0.32 in the 340‒360 nm range. Such architecture is simple and cost‐competitive for future UV sources in silicon integration.

Abstract:Upconversion lasing through multiphoton aborption (MPA) is a high order nonlinear optical process, which enables numerous critical applications such as quantum signal processing, biophotonics, and 3D microfabrication. A high beam quality single‐mode 4‐photon absorption upconversion lasing by constructing a strong‐coupling microcavity is first demonstrated. The work provides a feasible approach to fabricate a low‐threshold single‐mode upconversion laser through high‐order nonlinear MPA processes. With the development of ultra‐fast optical technology, the nonlinear interaction between light and matter has attracted great attention. Upconversion laser generation through multiphoton absorption (MPA) enables numerous critical applications such as quantum signal processing, biophotonics, and 3D microfabrication. Herein, an ultra‐low threshold single‐mode four‐photon absorption (4PA) upconversion lasing at room‐temperature (RT) by constructing a strong‐coupling microcavity is demonstrated. The planar microcavity significantly enhances the 4PA nonlinear interaction, which facilitates the obtainment of low‐threshold upconversion lasing with an excellent output divergence angle and beam quality. In addition, the temporal dynamic mechanism and polarization characteristics of single‐mode upconversion lasing are also comprehensively discussed. The work provides a feasible approach to fabricate a low‐threshold single‐mode upconversion laser through high‐order nonlinear MPA processes.

Abstract:Upconversion lasers offer a robust platform for the new generation of highly integrated nonlinear optoelectronic applications. They are central in addressing the ongoing pursuit of miniaturization, low loss, and high-quality nonlinear light sources required for modern photonic integrated circuits. However, the endeavor to minimize volume and threshold poses inevitable challenges to the anti-Stokes process within upconversion lasers. In this study, we report a potential room-temperature upconversion plasmonic nanolaser utilizing CsPbBr 3 nanoplates. This device exhibits a significant decrease in threshold over a wide volume range while maintaining a high-quality factor. More excitingly, we have successfully fabricated the miniaturized upconversion plasmonic lasers with a thickness as low as 70 nm, breaking down the optical diffraction limit to the deep sub-wavelength regime. Through carefully plotted simulations of two-photon (TP) excitation light fields, we have revealed the intricacies of the plasmon-assisted lasing process. Furthermore, our experiments, which vary the thicknesses of the insulating SiO 2 layer, have unveiled the tunable properties of the TP excitation light confinement intensity and the Purcell effect. These findings open up promising avenues for fine-tuning the performance of plasmonic devices. Our research underscores the efficiency and low-threshold attributes of upconversion plasmonic nanolasers, heralding them as potent candidates for on-chip nonlinear light sources.

Abstract:Constrained by large ohmic and radiation losses, plasmonic nanolasers operated at visible regime are usually achieved either with a high threshold (102–104 MW cm−2) or at cryogenic temperatures (4–120 K). Particularly, the bending-back effect of surface plasmon (SP) dispersion at high energy makes the SP lasing below 450 nm more challenging. Here we demonstrate the first strong room temperature ultraviolet (~370 nm) SP polariton laser with an extremely low threshold (~3.5 MW cm−2). We find that a closed-contact planar semiconductor–insulator–metal interface greatly lessens the scattering loss, and more importantly, efficiently promotes the exciton–SP energy transfer thus furnishes adequate optical gain to compensate the loss. An excitation polarization-dependent lasing action is observed and interpreted with a microscopic energy-transfer process from excitons to SPs. Our work advances the fundamental understanding of hybrid plasmonic waveguide laser and provides a solution of realizing room temperature UV nanolasers for biological applications and information technologies. Surface plasmon lasers could improve our ability to generate and use light at nanometre scales, but they regularly suffer from optical losses that make them impractical, particularly at ultraviolet wavelengths. Zhang et al.demonstrate a low-threshold surface plasmon laser that overcomes this problem.

Abstract:Manipulating stimulated‐emission light in nanophotonic devices on scales smaller than their emission wavelengths to meet the requirements for optoelectronic integrations is a challenging but important step. Surface plasmon polaritons (SPPs) are one of the most promising candidates for sub‐wavelength optical confinement. In this study, based on the principle of surface plasmon amplification by the stimulated emission of radiation (SPASER), III‐Nitride‐based plasmonic nanolaser with hybrid metal–oxide–semiconductor (MOS) structures is designed. Using geometrically elliptical nanostructures fabricated by nanoimprint lithography, elliptical nanolasers able to demonstrate single‐mode and multimode lasing with an optical pumping power density as low as 0.3 kW cm−2 at room temperature and a quality Q factor of up to 123 at a wavelength of ≈490 nm are achieved. The ultralow lasing threshold is attributed to the SPP‐coupling‐induced strong electric‐field‐confinement in the elliptical MOS structures. In accordance with the theoretical and experimental results, the size and shape of the nanorod are the keys for manipulating hybridization of the plasmonic and photonic lasing modes in the SPASER. This finding provides innovative insight that will contribute to realizing a new generation of optoelectronic and information devices.
Subwavelength-scale Lasing Perovskite with Ultrahigh Purcell Enhancement

Abstract:The remarkable photophysical properties of halide perovskites have led to high-performance lasers. The slow emission dynamics and diffraction-limited device, however, impose an intrinsic barrier on realizing ultrafast and compact lasers for integrated optoelectronic applications. Plasmonic cavities have been employed to reduce laser size. Yet the emission dynamics is fundamentally limited due to the dilemma between ever-reduced cavity size and the increase of losses. Here, we show a subwavelength-scale lasing perovskite with ultrahigh Purcell enhancement of 209 that greatly enhances emission dynamics under ambient conditions. The hybrid surface plasmon polaritons (SPPs) coupled with perovskites significantly reduce plasmonic and trap state loss channels and promote a strong Purcell effect. Moreover, the realization of SPPs confinement away from the perovskite region mitigates gain degradations that enables superior long-term device stability and reliability. Our study opens a new avenue for on-chip ultrafast optoelectronics and fundamental studies of light-matter interactions at the strongly confined field.

We show how the lasing threshold and linewidth can be lowered by incorporating a low-profile tapered grating on the cavity floor to couple the excitation beam into a pump surface plasmon polariton providing a strong modal overlap with the gain medium. Low-perturbation transmission-configuration sampling of the lasing plasmon mode is achieved via an evanescently coupled recessed nanoslit, opening the way to high-figure of merit refractive index sensing of analytes interacting with the open metallic trench.

Abstract:Plasmon lasers are a new class of coherent optical amplifiers that generate and sustain light well below its diffraction limit [1-4]. Their intense, coherent and confined optical fields can enhance significantly light-matter interactions and bring fundamentally new capabilities to bio-sensing, data storage, photolithography and optical communications [5-11]. However, metallic plasmon laser cavities generally exhibit both high metal and radiation losses, limiting the operation of plasmon lasers to cryogenic temperatures, where sufficient gain can be attained. Here, we present room temperature semiconductor sub-diffraction limited laser by adopting total internal reflection of surface plasmons to mitigate the radiation loss, while utilizing hybrid semiconductor-insulator-metal nano-squares for strong confinement with low metal loss. High cavity quality factors, approaching 100, along with strong λ/20 mode confinement lead to enhancements of spontaneous emission rate by up to 18 times. By controlling the structural geometry we reduce the number of cavity modes to achieve single mode lasing.
Ultralow-Threshold and Color Tunable Continuous-Wave Lasing at Room-Temperature from In-Situ Fabricated Perovskite Quantum Dots.

Abstract:Room-temperature-operated continuous-wave lasers have been intensively pursed in the field of on-chip photonics. The realization of a continuous-wave laser strongly relies on the development of gain materials. To date, there is still a huge gap between the current gain materials and commercial requirements. In this work, we demonstrate continuous-wave lasers at room temperature using rationally designed in situ fabricated perovskite quantum dots in polyacrylonitrile films on a distributed feedback cavity. The achieved threshold values are 15, 24, and 58 W/cm(2) for green, red, and blue lasers, respectively, which are one order lower than the reported values for the conventional CdSe quantum dot-based continuous-wave laser. Except for the high photoluminescence quantum yields, smooth surface, and high thermal conductivity of the resulting films, the key success of an ultralow laser threshold can be explained by the interaction of polyacrylonitrile and perovskite induced "charge spatial separation" effects. This progress opens up a door to achieve on-chip continuous-wave lasers for photonic applications.
Design of an Ultrafast Plasmonic Nanolaser for High-Intensity Broadband Emission Operating at Room Temperature

Abstract:We propose a plasmonic nanolaser based on a metal-insulator-semiconductor-insulator-metal (MISIM) structure, which effectively confines light on a subwavelength scale ( similar to lambda/14). As the pump power increases, the proposed plasmonic nanolaser exhibits broadband output characteristics of 20 nm, and the maximum output power can reach 20 mu W. Furthermore, the carrier lifetime at the upper energy level in our proposed structure is measured to be about 400 fs using a double pump -probe excitation. The ultrafast characteristic is attributed to the inherent Purcell effect of plasmonic systems. Our work paves the way toward deepsubwavelength mode confinement and ultrafast femtosecond plasmonic lasers in spaser-based interconnected, eigenmode engineering of plasmonic nanolasers, nano -LEDs, and spontaneous emission control. Abstract:Metallic nanostructures provide a toolkit for the generation of coherent light below the diffraction limit. Plasmonic based lasing relies on the population inversion of emitters (such as organic fluorophores) along with feedback provided by plasmonic resonances. In this regime, known as weak light matter coupling, the radiative characteristics of the system can be described by the Purcell effect. Strong light matter coupling between the molecular excitons and electromagnetic field generated by the plasmonic structures leads to the formation of hybrid quasi-particles known as plasmon exciton polaritons (PEPs). Due to the bosonic character of these quasi particles, exciton polariton condensation can lead to laser-like emission at much lower threshold powers than in conventional photon lasers. Here, we observe PEP lasing through a dark plasmonic mode in an array of metallic nanoparticles with a low threshold in an optically pumped organic system. Interestingly, the threshold power of the lasing is reduced by increasing the degree of light matter coupling in spite of the degradation of the quantum efficiency of the active material, highlighting the ultrafast dynamic responsible for the lasing, i.e., stimulated scattering. These results demonstrate a unique roomtemperature platform for exploring the physics of exciton polaritons in an open cavity architecture and pave the road toward the integration of this on-chip lasing device with the current photonics and active metamaterial planar technologies.
