Abstract:Metallic and semiconducting carbon nanotubes generally coexist in as-grown materials. We present a gas-phase plasma hydrocarbonation reaction to selectively etch and gasify metallic nanotubes, retaining the semiconducting nanotubes in near-pristine form. With this process, 100% of purely semiconducting nanotubes were obtained and connected in parallel for high-current transistors. The diameter- and metallicity-dependent “dry” chemical etching approach is scalable and compatible with existing semiconductor processing for future integrated circuits.

Abstract:A facile scalable and low-cost gas-treatment method for selectively etching semiconductor single-walled carbon nanotubes (SWNTs) is developed. Using SO3 gas as the etchant at a temperature of 400 degrees C, semiconductor SWNTs can be selectively and efficiently removed, and after this gas treatment samples enriched with metallic SWNTs can be obtained.

Abstract:Single-walled carbon nanotubes (SWNTs) are potential materials for future nanoelectronics. Since the electronic and optical properties of SWNTs strongly depend on tube diameter and chirality, obtaining SWNTs with narrow (n,m) chirality distribution by selective growth or chemical separation has been an active area of research. Here, we demonstrate that a new, bimetallic FeRu catalyst affords SWNT growth with narrow diameter and chirality distribution in methane CVD. At 600C, methane CVD on FeRu catalyst produced predominantly (6,5) SWNTs according to Uv-vis-NIR absorption and photoluminescence excitation/emission (PLE) spectroscopic characterization. At 850C, the dominant semiconducting species produced are (8,4), (7,6) and (7,5) SWNTs, with much narrower distributions in diameter and chirality than materials grown by other catalysts. Further, we show that narrow-diameter/chirality growth combined with chemical separation by ion exchange chromatography (IEC) greatly facilitate achieving single-(m,n) SWNT samples, as demonstrated by obtaining highly enriched (8,4) SWNTs with near elimination of metallic SWNTs existing in the as-grown material.

Abstract:Single‐walled carbon nanotubes (SWNTs) are a promising material for future nanotechnology. However, their applications are still limited in success because of the co‐existence of metallic SWNTs and semiconducting SWNTs produced samples. Here, electrochemical etching, which shows both diameter and electrical selectivity, is demonstrated to remove SWNTs. With the aid of a back‐gate electric field, selective removal of metallic SWNTs is realized, resulting in high‐performance SWNT field‐effect transistors with pure semiconducting SWNT channels. Moreover, electrochemical etching is realized on a selective area. These findings would be valuable for research and the application of SWNTs in electrochemistry and in electronic devices.
Selective growth of semiconducting single-walled carbon nanotubes solely from carbon monoxide

Abstract:The selective growth of semiconducting single-walled carbon nanotubes (s-SWCNTs) is of great importance in many high-end applications represented by nanoelectronics. Here, we developed a general approach to grow horizontally aligned s-SWCNT arrays on stable temperature (ST)-cut quartz with bimetallic catalysts using carbon monoxide (CO) as both catalyst reductant and single component carbon feedstock under atmospheric pressure. The disproportionation of CO produces not only carbon species for SWCNT growth but also CO 2 , which could act as an in-situ etchant to remove both amorphous carbon and metallic tubes. The employment of bimetallic catalyst and quartz substrate facilitates the selective etching by narrowing the diameter distribution of as-grown SWCNT arrays. At the optimized conditions, we realized the selective growth of horizontally aligned s-SWCNT arrays with the content above 97% using CoCu catalysts, confirmed by Raman characterization and electrical measurements of the fabricated field effect transistor devices. This CO-based process in selective growth of s-SWCNTs has demonstrated its feasibility and universality by the broad growth window and applicability for other bimetallic catalysts, such as FeCu and CoMn. It possesses a practical potential in obtaining semiconducting channel materials for the scalable fabrication of CNT-based devices.

Abstract:Among the remarkable variety of semiconducting nanomaterials that have been discovered over the past two decades, single-walled carbon nanotubes remain uniquely well suited for applications in high-performance electronics, sensors and other technologies. The most advanced opportunities demand the ability to form perfectly aligned, horizontal arrays of purely semiconducting, chemically pristine carbon nanotubes. Here, we present strategies that offer this capability. Nanoscale thermocapillary flows in thin-film organic coatings followed by reactive ion etching serve as highly efficient means for selectively removing metallic carbon nanotubes from electronically heterogeneous aligned arrays grown on quartz substrates. The low temperatures and unusual physics associated with this process enable robust, scalable operation, with clear potential for practical use. We carry out detailed experimental and theoretical studies to reveal all of the essential attributes of the underlying thermophysical phenomena. We demonstrate use of the purified arrays in transistors that achieve mobilities exceeding 1,000 cm 2 V −1 s −1 and on/off switching ratios of ∼10,000 with current outputs in the milliamp range. Simple logic gates built using such devices represent the first steps toward integration into more complex circuits.

Abstract:A general strategy for sorting semiconducting single-walled carbon nanotubes (s-SWNTs) with high efficiency using a mixed-extractor is reported. When the two extractors have a sufficient difference in binding energy with s-SWNTs, and skeleton flexibility, the mixture shows enhanced yield for sorting s-SWNTs. The strategy could be effective when applied to increase the sorting yield of other selective dispersion systems.

Abstract:Armchair metallic single-walled carbon nanotubes (SWCNTs) retain their high symmetry under tensile stretching, and their electrical properties are the least sensitive to tensile strain. Other types of SWCNTs with lower symmetries, including quasi-metallic (or small band-gap semiconducting) and semiconducting SWCNTs, are more sensitive and can exhibit band-gap changes under tensile stretching. In this study, we demonstrate a simple and reliable method for selectively removing armchair metallic SWCNTs from suspended SWCNT arrays to tailor the strain property of these composite SWCNTs. Our method takes advantage of the band-gap changes of three SWCNT species with respect to strain. Proof of the effectiveness of selection is given by a comparative strain sensitivity study on the initial and treated SWCNT arrays.

Abstract:Semiconducting single-walled carbon nanotube (s-SWNT) arrays are produced via a procedure analogous to a surfactant-assisted decontamination process. Aligned individual SWNT arrays grow on a quartz surface as a mixture of metallic SWNTs (m-SWNTs) and s-SWNTs. They are immersed in a sodium dodecyl sulfate (SDS) solution, and the SDS molecules selectively adsorb onto m-SWNTs. This SDS coating minimizes the interaction between m-SWNTs and the substrate, thus the m-SWNTs are easily washed off during ultrasonication while the s-SWNT arrays remain on the substrate. The percentage of s-SWNTs in the arrays can be higher than 90%.

Abstract:The coexistence of metallic (m-) and semiconducting (s-) single-walled carbon nanotubes (SWNTs) in grown samples remains an obstacle in the application of SWNTs in nano-electronics. We report herein a rational approach to prepare well-aligned s-SWNTs using water vapor as a weak oxidant to etch the m-SWNTs during or after SWNTs growth. Water vapor with controlled concentration is carried into the furnace by argon gas during or after the SWNTs growth. It is found that the oxidation temperature and the concentration of water have a clear effect on the destruction of m-SWNTs. During SWNT growth (temperature above 800 °C), the introduction of water at a certain concentration only etches the SWNTs with small diameters and shows no selectivity between m-SWNTs and s-SWNTs. After SWNT growth, the water can etch m-SWNTs effectively with optimized oxidation temperatures and water concentrations. Micro-Raman spectra and electrical transport characterization confirm the selective etching effects. The mechanism of the selective etching of SWNTs with water is discussed based on the electronic structures of SWNTs. Using this method, densely packed and well aligned semiconductor SWNT arrays can be obtained. We believe this selective etching approach would largely broaden the application of SWNTs, especially for future nano-electronic and molecular detection devices.

Abstract:We describe herein a high-yield method to selectively disperse semiconducting CoMoCAT (CO disproportionation on Co-Mo catalysts) single-walled carbon nanotubes (SWNTs) with regioregular poly(3-alkylthiophenes) polymers. We observed that the dispersion yield was directly related to the length of the polymer's alkyl side chains. Molecular dynamics simulations in explicit toluene (real toluene molecules) indicate that polythiophenes with longer alkyl side chains bind strongly to SWNTs, due to the increased overall surface contact area with the nanotube. Furthermore, the sorting process selectively enriches smaller-diameter CoMoCAT SWNTs with larger bandgaps, which is ideal for solar cell applications. Compared to the larger diameter sorted HiPco (High-Pressure CO) SWNTs, solar cells fabricated using our sorted CoMoCAT SWNTs demonstrated higher open-circuit voltage (Voc) and infrared external quantum efficiency (EQE). The Voc achieved is the highest reported for solar cells based on SWNT absorbers under simulated AM1.5 solar illumination. Additionally, we employed the sorted CoMoCAT SWNTs to fabricate thin film transistors with excellent uniformity and device performance.

Abstract:We report on a study into electrode fabrication for the gate control of carbon nanotubes partially suspended above an oxidised silicon substrate. A fabrication technique has been developed that allows self-aligned side-gate electrodes to be placed with respect to an individual nanotube with a spacing of less than 10 nm. The suspended multi-walled carbon nanotube (MWCNT) is used as an evaporation mask during metal deposition. The metal forms an island on the nanotube, with increasing width as the metal is deposited, forming a wedge shape, so that even thick deposited layers yield islands that remain separated from the metal deposited on the substrate due to shadowing of the evaporation. The island can be removed during lift-off to leave a set of self-aligned electrodes on the substrate. Results show that Cr yields self-aligned side gates with around 90% effectiveness.

Abstract:Single-walled carbon nanotubes (SWCNTs) with incovalently attached iodine, were obtained by physical absorption. The different diameter sizes of SWCNTs, with different numbers of iodine molecule, enhance the density contrast between them which becomes evident in density gradient ultracentrifugation (DGU) targeted to sort certain species of SWCNTs. The results of optical absorbance and photoluminescence emission showed that iodine-assisted DGU preferentially separates semiconducting nanotubes with certain diameters [(6, 5), (7, 5), (8, 4), and (7, 6)]. We have applied these semiconducting, species enriched SWCNTs to prepare solution-processed field effect transistor (FET) devices with random nanotube network active channels. The devices exhibit stable p-type semiconductor behavior in air with very promising characteristics. The on-off current ratio reaches up to 2 x 10(4) within a narrow window of voltage (-10V to 10 V), and estimated hole mobility of 21.7 cm(2) V-1 s(-1).

Abstract:Recent progress in the field of single-walled carbon nanotubes (SWNTs) significantly enhances the potential for practical use of this remarkable class of material in advanced electronic and sensor devices. One of the most daunting challenges is in creating large-area, perfectly aligned arrays of purely semiconducting SWNTs (s-SWNTs). Here we introduce a simple, scalable, large-area scheme that achieves this goal through microwave irradiation of aligned SWNTs grown on quartz substrates. Microstrip dipole antennas of low work-function metals concentrate the microwaves and selectively couple them into only the metallic SWNTs (m-SWNTs). The result allows for complete removal of all m-SWNTs, as revealed through systematic experimental and computational studies of the process. As one demonstration of the effectiveness, implementing this method on large arrays consisting of ~20,000 SWNTs completely removes all of the m-SWNTs (~7,000) to yield a purity of s-SWNTs that corresponds, quantitatively, to at least to 99.9925% and likely significantly higher.

Abstract:By using the specifically designed multigap nanoelectrodes, we demonstrated an effective approach for the simultaneous dielectrophoretic separation and assembly of metallic and semiconducting single-walled carbon nanotubes (SWNTs). An approximate metallic-semiconducting-metallic multiarray structure was created by an inward-propagative sequential assembly of SWNTs under ac electric field. Such kinds of SWNT multiarray structures exhibited ultra-low-power consumption and excellent thermal sensing performances with the sensitivity being dependent on the number of gaps: the more gaps, the higher sensitivity. The effective separation of metallic and semiconducting tubes in different gaps is believed to be responsible for the improved sensitivity to temperature.

Abstract:Selective extraction of semiconducting carbon nanotubes is a key step in the production of high-performance, solution-processed electronics. Here, we describe the ability of a supramolecular sorting polymer to selectively disperse semiconducting carbon nanotubes from five commercial sources with diameters ranging from 0.7 to 2.2 nm. The sorting purity of the largest-diameter nanotubes (1.4 to 2.2 nm; from Tuball) was confirmed by short channel measurements to be 97.5%. Removing the sorting polymer by acid-induced disassembly increased the transistor mobility by 94 and 24% for medium-diameter and large-diameter carbon nanotubes, respectively. Among the tested single-walled nanotube sources, the highest transistor performance of 61 cm2/V·s and on/off ratio >104 were realized with arc discharge carbon nanotubes with a diameter range from 1.2 to 1.7 nm. The length and quality of nanotubes sorted from different sources is compared using measurements from atomic force microscopy and Raman spectroscopy. The transistor mobility is found to correlate with the G/D ratio extracted from the Raman spectra.
Selective Small-Diameter Metallic Single-Walled Carbon Nanotube Removal by Mere Standing with Anthraquinone and Application to a Field-Effect Transistor

Abstract:Small-diameter metallic single-wall carbon nanotubes (SWNT) were separated from larger diameter semiconducting SWNT when CoMoCAT samples (supplied with abundance of (6,5) species) were left standing at ambient laboratory condition for a few days in dimethylformamide solution containing ethylanthraquinone (EAQ). SWNT enriched in larger diameter semiconducting species by this method were used to fabricate SWNT network-based thin film transistors (TFTs). The resulting devices had mobilities of 0.2 cm(2)/(V s) and on/off ratios of about 10(4). The on/off ratios were greatly improved, by approximately 2 orders of magnitude, over those of TFTs made with pristine SWNT. The enrichment in semiconducting tubes was corroborated by UV-vis-NIR absorption, photoluminescence excitation (PLE), and resonance Raman scattering spectroscopy. Density functional simulations show that hydroxyl radicals preferentially attack small-diameter metallic and then small-diameter semiconducting nanotubes over larger diameter semiconducting tubes. We propose that EAQ forms radicals in ambient lighted conditions, resulting in this diameter-and metallicity-selective reaction which increases the density of the target species, promoting their sedimentation under centrifugation. This simple method of obtaining semiconducting-enriched SWNT samples should be widely applicable for printed electronic devices.

Abstract:Single-walled carbon nanotube (SWCNT) heterostructures have shown great potential in catalysis, magnetism, and nanofluidics, in which host SWCNTs with certain conductivity (metallic or semiconducting) are highly required. Herein, inspired by the large molecular weight and redox properties of polyoxometalate (POM) clusters, we reported the selective separation of POM encapsulated metallic SWCNTs (POM@m-SWCNTs) with a uniform diameter through density gradient ultracentrifugation (DGU). The confined POMs increased the SWCNT density and amplified the nanotubes' density difference, thus greatly lowering the centrifugal force (70,000g) of DGU. With this strategy, a series of POM@m-SWCNTs of ∼1.2 nm with high purity were sorted. The mechanism supported by theoretical and experimental evidence showed that the separation of m-SWCNTs depended on not only nanotube/cluster size but also the conductivity of SWCNTs. The smallest 1.2 nm m-SWCNT that can exactly accommodate a 0.9 nm-{Mo6} cluster exhibited the maximum electron transfer to inner clusters; thus, intertube π-π stacking of such m-SWCNTs was greatly loosened, leading to the preferential dispersion into individual ones and partitioning in the uppermost layer after DGU. As a proof-of-concept application, this sorting strategy was extended to separate heavy-element 238U-encapsulated m-SWCNTs. The phase-pure, tiny (1-2.5 nm) U4O9 crystals with atomic vacancy clusters were fabricated on m-SWCNTs through growth kinetic control. This work may provide a general way to construct desired actinide materials on specific SWCNTs.
