Abstract:Engineering regular surface crystallographic facet arrays on a large scale is useful for tuning and optimizing photophysical properties of optoelectronic materials. Herein, we achieve textured Bi0.5La0.5FeO3 (BLFO) film surfaces displaying nanosquare arrays composed of {001} and {110} crystallographic facets, via an effective and controllable thermal etching method. Substantially enhanced photocurrent signals from these faceted samples were confirmed via laser-assisted conductive atomic force microscopy at the nanometer scale, where tens of times increment in photo-generated electric field and short circuit current density were further identified. The electronic structures of the {001} and {110} surfaces were compared by ab-initio calculations, and the conduction band minimum of the latter one shows highly dispersive character thus prompted carrier transport can be anticipated. This thermal etching method provides an efficient strategy for fabricating patterned perovskite films with highly active crystallographic facet arrays and thus will inspire new technological possibilities for high-performance photovoltaic devices.

Abstract:The photovoltaic effect in Ag/Bi0.9La0.1FeO3/La0.7Sr0.3MnO3heterostructures was investigated and the short circuit photocurrent was found to be strongly dependent on the polarization orientation and oxygen vacancies (VOs) distribution. The photocurrent direction was switched accompanying polarization switching. Besides, according to manipulate theVOsaccumulated at either the Ag/Bi0.9La0.1FeO3or the Bi0.9La0.1FeO3/La0.7Sr0.3MnO3interface by electric pulses, obvious enhancement of photovoltaic effects was obtained. These results can be explained well using the concepts of drift current and diffusion current controlled by the combination of oxygen vacancies and polarization. This work provides deep insights into the nature of photovoltaic effects in ferroelectric films, and will facilitate the advanced design devices combining spintronic, electronic, and optical functionalities.

Abstract:Bi0.9La0.1FeO3 (BLFO) films were fabricated on La0.7Sr0.3MnO3 (LSMO)/SrTiO3(STO)(001) substrates by pulsed laser deposition. The ferroelectric photovoltaic characteristics of Au/BLFO/LSMO heterostructures were studied under green light illumination. The open circuit voltage and short circuit current were observed to be positive and negative values under weak light illumination in the as-grown self-poled downward BLFO thin films, while they changed the signs when the light intensity is strong. On the contrary, this photovoltaic properties can be switched when the BLFO films were in poled up state. The photovoltaic effect was also strongly dependent on the polarization direction, incident light intensity and the distribution of oxygen vacancies. As a result, the sign of open circuit voltage and short circuit current could be independent of the direction of polarization. We believe that the switchable diode and photovoltaic effects can be explained well using the concepts of Schottky barrier modulation by polarization flipping and of oxygen vacancies and the distribution of oxygen vacancies at Au/BLFO or BLFO/LSMO interface. Our work provides deep insights into the nature of diode and photovoltaic effects in ferroelectric films, implying an effective approach to improve photovoltaic effect by tuning oxygen vacancies in ferroelectric materials.

Abstract:The La3+ doped BiFeO3(BFO) thin films were fabricated by Sol-Gel method.The precursor solution was synthesized by dissolving Bi(NO3)3,Fe(NO3)3 and La(NO3)3 in 2-methoxyethanol and BiFeO3 thin films were grown by chemical solution deposition on fluorine doped tin oxide(FTO) glass substrate.The influence of La3+ doping on the band gap and photovoltaic properties of BiFeO3 was studied.The BiFeO3 thin films exhibited polycrystalline-phase perovskite structure.The lattice parameter of BiFeO3decreased with La3+ addition increasing.The band gap of BiFeO3 doped with 10% La3+ doping was 2.71 eV,a little smaller than that of the undoped one.The bandgap of BiFeO3 increased to 2.76 eV with the increase of La3+ doping.The maximal open circuit voltage of 10% La3+-doped BiFeO3 prepared by modified method reached 0.4 V,showing good photovoltaic properties.
Greatly Enhanced Photocurrent Density in Bismuth Ferrite Films by Localized Surface Plasmon Resonance Effect

Abstract:Very recently, the ferroelectric photovoltaic effect of multiferroic BiFeO3 (BFO) has attracted much attention because of its large photovoltage beyond the bandgap and unique photocurrent switchable characteristics. However, the poor short-circuit current density (J(SC) ~ mu A/cm(2)) of BFO leads to a low power conversion efficiency (PCE), which greatly hinders its application and development as photovoltaic or optoelectronic devices. In this paper, a novel heterostructure comprised Au nanoparticles layer and BiFe0.9375Mn0.0625O3 (BFMO) thin film was constructed. The results and analysis showed that the photocurrent densities of all these heterostructures were greatly improved in comparison with that of pure BFMO film without Au layer. Especially, the maximum photocurrent density of 1.323 mA/cm(2) was observed in the heterostructure of BFMO-Au-1 m, which is 50 times higher than that of pure BFMO film (26 mu A/cm(2)). A possible mechanism was herein proposed that the Localized Surface Plasmon Resonance (LSPR) effect derived from Au nanoparticles might play a key role on the enhanced photocurrent densities of these heterostructures. Firstly, LSPR effect would effectively amplify the intensity of the incident light partially passing through BFMO film and then reentering the film through the diffuse reflection, which greatly enhance the light absorption of the film. Secondly, the locally strengthened electric field around Au nanoparticles greatly enhances the migration rate of surrounding electrons, and thus improves the separation efficiency of electron-hole pairs. Consequently, the photocurrent density of BFMO film was greatly enhanced by LSPR effect.
Structure and Ferroelectric Photovoltaic Effect Modulation in the Epitaxial BiFeO3/La0.5Sr0.5CO3 Heterostructures

Abstract:Square-shaped BiFeO3 (BFO) thin films were prepared on SrTiO3 (STO) substrates by off-axis magnetron sputtering using La0.5Sr0.5CoO3 (LSCO) as the bottom electrode, and both LSCO and BFO are perovskite structure. The BFO crystalline quality improves and the grain size becomes larger as the thickness H increases, and both have smaller mean square roughness. The effects of BFO thickness H, light intensity I-p and ambient temperature AT on the ferroelectric photovoltaic effect (FPE) for the Pt/BFO/LSCO heterostructures are significant. With the H increase, the open-circuit voltage V-oc and short-circuit current J(sc) increase linearly, with V-oc up to 0.44 V. The short-circuit current modulation intensity Delta J(sc) follows the Delta J(sc-300)>Delta J(sc-200)>Delta J(sc-100) rule. With the I-p increase, Pt/BFO(300 nm)/LSCO' J(sc) increases linearly, and V-oc first increases and then tends to saturation, which satisfies Glass' law. With the AT increases, V-oc is linearly decreasing and J(sc) shows the law: decreasing -> increasing -> decreasing. The polarization-modulated FPE mechanism is investigated by analyzing the Pt/BFO/LSCO energy band structure, which is attributed to the coupling effect between the BFO depolarization field (E-dp) and the built-in electric field at the interface (E-Pt/BFO & E-BFO/LSCO), and the FPE mechanism is shifted from the interface barrier domination to the ferroelectric polarization domination as H increases.

Abstract:Recently, the ferroelectric photovoltaic effect of BiFeO3 has attracted much attention due to its above-bandgap photovoltage and switchable photocurrent. However, the very low photocurrent density hinders its practical application. In this paper, elaborate photovoltaic heterostructures were constructed by BiFe0.9375Ti0.0625O3 (BFTiO) film and Au nanoparticles layer. The results and analysis demonstrate that these heterostructures exhibit a huge enhancement in photocurrent density. A possible mechanism for the enhanced photocurrent density is proposed herein based on the Local Surface Plasmon Resonance (LSPR) effect. First, the incident light reaching the Au nanoparticles is amplified by the LSPR effect and reflected into the BFTiO film, thus improving its light absorption. Second, the photogenerated electrons in the vicinity of the BFTiO-Au interface are accelerated by the enhanced electromagnetic field caused by the LSPR effect, thereby promoting the separation efficiency of the photogenerated carriers. Consequently, the LSPR effect significantly increases the photocurrent density of the BFTiO film.

Abstract:Ferroelectric and photovoltaic properties of BiFeO3/LaFeO3 superlattices grown by pulsed laser deposition have been investigated being the bilayer thickness). For a high concentration of BiFeO3 a ferroelectric state is observed simultaneously with a switchable photovoltaic response. In contrast for certain concentration of LaFeO3 a non-switchable photovoltaic effect is evidenced. Such modulation of the PV response in the superlattices is attributed to the ferroelectric to paraelectric phase transition which is controlled with the increase of x. Remarkably, concomitant to this change of PV mechanism, a change of the conduction mechanism also seems to take place from a bulk-limited to an interface-limited transport as x increases.

Abstract:Bismuth ferrite BiFeO3 (BFO)-based ferroelectrics have great potential as inorganic perovskite-like oxides for future solar cells applications due to their unique physical properties. In this work, La and Mn co-doped BFO thin films with compositions Bi0.9La0.1(Fe1−xMnx)O3 (x = 0, 0.05, 0.1, 0.15) (denoted as BLF, BLFM5, BLFM10, BLFM15, respectively) were prepared via a sol–gel technique on indium tin oxide (ITO) glass. All the films are monophasic, showing good crystallinity. The optical bandgap Eg was found to decrease monotonously with an increase in the Mn doping amount. Compared with other compositions, the BLFM5 sample exhibits a better crystallinity and less oxygen vacancies as indicated by XRD and XPS measurements, thereby achieving a better J–V performance. Based on BLFM5 as the light absorbing layer, the ITO/ZnO/BLFM5/Pt and ITO/ZnO/BLFM5/NiO/Pt heterostructure devices were designed and characterized. It was found that the introduction of the ZnO layer increases both the open circuit voltage (Voc) and the short circuit current density (Jsc) with Voc = 90.2 mV and Jsc = 6.90 μA/cm2 for the Pt/ BLFM5/ZnO/ITO device. However, the insertion of the NiO layer reduces both Voc and Jsc, which is attributed to the weakened built-in electric field at the NiO/BLFM5 interface.

Abstract:In the process of solar photovoltaic, ferroelectric semiconductors such as BiFeO 3 are found to be new class of materials as an alternative to traditional semiconductors for more energy generations. The efficient chare transformation as well as the enhanced optical absorbance are the key factors for better performance of these ferroelectric semiconductors, which can be facilitated by depositing plasmonic Au nanoparticles on the surface of BiFeO 3 . As a result, the photoelectrochemical (PEC) and photovoltaic (PV) performance of BFO could be enhanced. We developed the BiFeO 3 nanostructures via a facile approach and then we have deposited Au nanoparticles on the surfaces of the BiFeO 3 nanoparticles. Electron microscopic images revealed the aggregation of 20–40 nm sized BiFeO 3 nanoparticles and the spherical shaped Au nanoparticles of ~ 30 nm. In addition to a noticeable enhancement in the optical spectrum, the plasmonic effect could be seen in the absorbance spectra after the decoration of Au nanoparticles. In order to assess the enhanced photovoltaic and photoelectrochemical performance of the Au-decorated BFO nanostructures, a comparative examination of pristine BFO was performed. Studies on the time-dependent photocurrent density also confirmed the stability of treated photoelectrode materials using Au nanoparticles. This really raised the charge transfer efficiency by delivering better conductivity, which was investigated using Nyquist plot. The incident photon-to-current conversion efficiency [IPCE(%)] also confirmed the enhancement of photovoltaic by Au nanoparticles. The DSSC efficiency of produced Au-decorated BiFeO 3 nanostructures is ~ 20% higher than the pristine BiFeO 3 -based cells.

Abstract:Zn-doped BiFeO3 (BFO) thin films with compositional formula BiFe1–x Zn x O3 (x = 0, 0.1, and 0.2) have been epitaxially grown on SrRuO3 buffered SrTiO3 substrates by pulsed laser deposition. The high-concentration Zn doping does not suppress the ferroelectric polarization of the BFO films, and the Zn-doped BFO thin films also show reduced leakage current and an enhanced photovoltaic effect. By optical and photoelectron spectroscopy measurements, with Zn doping, the BFO thin films show more oxygen vacancies and a structural evolution, and moreover, a blue-shift of optical bandgap and an increase of work function are demonstrated. The reduction of leakage current and the enhancement of photovoltaic effect are related to the variation of interfacial Schottky junctions and oxygen vacancies with doping. This study reveals systematic insights into the effects of Zn doping on the physical properties of BFO thin films.

Abstract:Photovoltaic technology has been a research hotspot in the field of renewable and clean solar energy. More recently, the fermelectric photovoltaic effect (FEPV) of BiFeO3 has attracted much attention, since it could obtain a giant open-circuit voltage (V-OC) far beyond its bandgap and possibly break through the energy conversion limit of traditional solar cells. However, there has been controversy about the origin and the mechanism of FEPV in BiFeO3. In this work, (Pr, Ni) co-doped BiFeO3 film photovoltaic devices were well constructed and the intrinsic mechanism of the photovoltaic effect was comprehensively investigated. The results and analysis suggested that oxygen vacancies play significant roles on the photovoltaic effect of BiFeO3. Oxygen vacancies not only introduce impurity band as an intermediate band among the band gap of fermelectric semiconductor to enhance the photocurrent, but also restructure the energy band of Schottky barrier at the interfaces through their electro-migration that acts as a driving force to achieve the switchable photovoltaic response.

Abstract:Bi0.85La0.15FeO3 (BLFO) nanotubes with an average diameter of about 200 nm and wall thickness of about 20 nm are fabricated by sol-gel alumina template technique, and their room-temperature multiferroic properties are studied. Piezoelectricity and ferroelectricity in the BLFO nanotubes are revealed by piezoresponse force microscopy study of individual nanotube. Doping the BiFeO3 nanotubes with La reduces the crystallization temperature and results in a reduced lose of Bi and therefore improved multiferroic properties of the nanotubes. Enhanced weak ferromagnetism is also observed, and it is attributed to the nano-crystalline structure of the nanotubes.
Study on the Photovoltaic Effect in Porous BiFeO3 Films

Abstract:Porous BiFeO3 films were fabricated on FTO /glass substrates by sol-gel method. The photovoltaic properties of the porous BiFeO3 films were studied. The results show that the films are highly( 100) preferentially oriented. All films are porous,the pore-radius of the films annealed at 450-600 ℃are 2 μm,2 μm,6 μm and 1 μm,respectively. The pores are related to the 2-Aminoethanol and they can promote the absorption. The porous films exhibit intense absorbance around 450 nm. The band gaps are2. 31 eV,2. 50 eV,2. 51 eV and 2. 62 eV for the films annealed at 450 ℃,500 ℃ 550 ℃ and 600 ℃,respectively. Significant ferroelectric photovoltaic effect was observed in the porous BiFeO3 film annealed at 600 ℃,the short circuit current density is 3. 67 × 10- 8A /cm2 and open circuit voltage is- 0. 262 V.
Photovoltaic Effect Induced by Self-Polarization in BiFeO3 Films

Abstract:In this work, a significant visible-light photovoltaic effect is obtained under the influence of a built-in electric field in BiFeO3 thin films. The photocurrent density, open-circuit voltage, and short-circuit current of the films are investigated systematically. For cells, the open-circuit voltage increases from 0.08 to 0.26 V after irradiation with light with a wavelength of 550 nm at a power density of 0.18 mW/nm. The photocurrent density at 550 nm reaches 1.8 x 10(-7) A/cm(2), which is two orders higher compared to that of the dark state. The significant increase in these parameters is closely related to the separation and transport of photogenerated carriers driven by the built-in electric field. From the results, it is expected that this work can provide a method for improving the photoelectric performance of photovoltaic devices based on ferroelectric materials.

Abstract:Enhanced photovoltaic effects are demonstrated in an In2O3-SnO2/BiFe0.6Sc0.4O3/LaNiO3 (ITO/BFSO/LNO) ferroelectric thin film heterostructure. The Sc-substitution greatly improves the bulk conductivity of BiFeO3 (BFO) and modifies the energy band alignment in the ITO/BFSO/LNO capacitor structure, where a tunable Schottky-to-Ohmic contact at the BFSO/LNO interface and an Ohmic ITO/BFSO contact are purposely established. In negatively poled BFSO films, constructive photovoltaic effects at both the bulk and the BFSO/LNO interface lead to a large Voc up to 0.6V and a 5-fold enhancement in efficiency compared with conventional BFO films. In addition, ferroelectric polarization modulation of the Schottky barrier height at the BFSO/LNO interface results in a conversion between Schottky and Ohmic conduction, which gives rise to switchable high- and low-resistance states. The present work demonstrates a strategy effective to realize ferroelectric-based thin film structure with enhanced photovoltaic effects and memory function.
Enhanced photovoltaic-pyroelectric coupled effect of BiFeO3/Au/ZnO heterostructures

Abstract:The photovoltaic properties of ferroelectric films and ferroelectric-semiconductor heterostructures have been extensively studied due to their application prospects in photodetection, energy conversion and nonvolatile storage. However, light-induced pyroelectric effect accompanied by the photovoltaic effect of ferroelectric-semiconductor heterostructures lacks sufficient attention. Herein, BiFeO3 (BFO)/Au/ZnO heterostructures are constructed by controlling sputtering time of Au nanoparticles and the regulation mechanism of integrating pyroelectric and photovoltaic effects is explored. The short-circuit photocurrent density of the optimal BFO/Au/ZnO heterostructures is nearly 1.4 times that of BFO/ZnO heterostructures under 405 nm light illumination. Moreover, BFO/Au/ZnO heterostructures broaden the response wavelength from 360 nm to 1060 nm light beyond the bandgap limitation. Compared with merely the photovoltaic effect found in BFO films and BFO/ZnO heterostructures, BFO/Au/ZnO heterostructures display the photovoltaic-pyroelectric coupled effect that is associated with light-induced temperature variation rate and band alignment by introducing Au nanoparticles into BFO and ZnO layers. The implementation of the photovoltaic-pyroelectric coupled effect endows BFO/Au/ZnO heterostructures with outstanding photoelectric performances modulated by self-polarization phenomenon and band bending. This work not only provides in-depth understanding about the photovoltaic-pyroelectric coupled effect of ferroelectric-metal-semiconductor heterostructures, but also provides an effective and facile route to design high-performance photoelectric related devices with wideband response.

The Microstructure, Electric, Optical and Photovoltaic Properties of BiFeO3 Thin Films Prepared by Low Temperature Sol⁻Gel Method

Abstract:Ferroelectrics have recently attracted attention as a candidate class of materials for use in photovoltaic devices due to their abnormal photovoltaic effect. However, the current reported efficiency is still low. Hence, it is urgent to develop narrow-band gap ferroelectric materials with strong ferroelectricity by low-temperature synthesis. In this paper, the perovskite bismuth ferrite BiFeO3 (BFO) thin films were fabricated on SnO2: F (FTO) substrates by the sol-gel method and they were rapidly annealed at 450, 500 and 550 °C, respectively. The microstructure and the chemical state's evolution with annealing temperature were investigated by X-ray diffraction (XRD), scanning electron microscopy (SEM), Raman spectroscopy and X-ray photoelectron spectroscopy (XPS), and the relationship between the microstructure and electric, optical and photovoltaic properties were studied. The XRD, SEM and Raman results show that a pure phase BFO film with good crystallinity is obtained at a low annealing temperature of 450 °C. As the annealing temperature increases, the film becomes more uniform and has an improved crystallinity. The XPS results show that the Fe3+/Fe2+ ratio increases and the ratio of oxygen vacancies/lattice oxygen decreases with increasing annealing temperature, which results in the leakage current gradually being reduced. The band gap is reduced from 2.68 to 2.51 eV due to better crystallinity. An enhanced photovoltaic effect is observed in a 550 °C annealed BFO film with a short circuit current of 4.58 mA/cm2 and an open circuit voltage of 0.15 V, respectively.
Improved Photovoltaic Effects in Mn-Doped Bifeo3 Ferroelectric Thin Films Through Band Gap Engineering

Abstract:As a low-bandgap ferroelectric material, BiFeO3 has gained wide attention for the potential photovoltaic applications, since its photovoltaic effect in visible light range was reported in 2009. In the present work, Bi(Fe, Mn) O-3 thin films are fabricated by pulsed laser deposition method, and the effects of Mn doping on the microstructure, optical, leakage, ferroelectric and photovoltaic characteristics of Bi(Fe, Mn) O-3 thin films are systematically investigated. The x-ray diffraction data indicate that Bi(Fe, Mn) O-3 thin films each have a rhombohedrally distorted perovskite structure. From the light absorption results, it follows that the band gap of Bi(Fe, Mn) O-3 thin films can be tuned by doping different amounts of Mn content. More importantly, photovoltaic measurement demonstrates that the short-circuit photocurrent density and the open-circuit voltage can both be remarkably improved through doping an appropriate amount of Mn content, leading to the fascinating fact that the maximum power output of ITO/BiFe0.7Mn0.3O3/Nb-STO capacitor is about 175 times higher than that of ITO/BiFeO3/Nb-STO capacitor. The improvement of photovoltaic response in Bi(Fe, Mn) O-3 thin film can be reasonably explained as being due to absorbing more visible light through bandgap engineering and maintaining the ferroelectric property at the same time.

Abstract:BiFeO3 (BFO) thin films with different layers were deposited on Pt/Ti/SiO2/Si substrates via the sol–gel method, and the effect of nonuniform electric field formed by asymmetry electrodes on the photovoltaic properties has been investigated through experimental approaches. The Au/BFO/Pt heterostructures show 1.3 V open-circuit voltages and ∼0.242% photovoltaic power conversion efficiency when illuminated under sunlight (AM 1.5), this high efficiency is at least one order of magnitude larger than many other values thus far reported for BFO-based devices prepared by the spin coated method. The film layer dependence of the photovoltaic effect suggests that the large open-circuit voltage and high efficiency are contributed by both the ferroelectric polarization and the asymmetric structures formed by top and bottom electrodes. Theoretical analysis indicates that the efficiency may be further significantly improved by increasing the number of film layers and the nonuniform depolarization field, implying potential applications.
