Abstract:As a typical two-dimensional (2D) transition metal dichalcogenides (TMDCs) material with nonzero band gap, MoS2 has a wide range of potential applications as building blocks in the field of nanoelectronics. The stability and reliability of the corresponding nanoelectronic devices depend critically on the mechanical performance and cyclic reliability of 2D MoS2. Although an in situ technique has been used to analyze the mechanical properties of 2D materials, the cyclic mechanical behavior, that is, fatigue, remains a major challenge in the practical application of the devices. This study was aimed at analyzing the planar cyclic performance and deformation behavior of three-layer MoS2 nanosheets (NSs) using an in situ transmission electron microscopy (TEM) variable-amplitude uniaxial low-frequency and cyclic loading-unloading tensile acceleration test. We also elucidated the strengthening effect of the natural overlaying affix fragments (other external NSs) or wrinkle folds (internal folds from the NS itself) on cycling performances and service life of MoS2 NSs by delaying the whole process of fatigue crack initiation, propagation, and fracture. The results have been confirmed by molecular dynamics (MDs) simulations. The overlaying enhancement effect effectively ensures the long-term reliability and stability of nanoelectronic devices made of few-layer 2D materials.

Abstract:Molybdenum disulphide (MoS2) mounted on silicon dioxide (SiO2) constitutes the fundamental functional components of many nanodevices, but its mechanical properties, which are crucial for the device design and fabrication, remain almost unexplored. Here, the mechanical properties of the multilayer MoS2/SiO2 system are investigated via nanoindentation experiments and molecular dynamics simulations. In terms of the mechanical properties, a comparative study of MoS2/SiO2 and graphene/SiO2 systems is presented. The MoS2/SiO2 and graphene/SiO2 systems are found to possess comparable Young's modulus and hardness values, but their mechanical responses and failure modes under indentation are totally different. Interface delamination failure accompanied by ring-like through-thickness cracking is observed in the MoS2/SiO2 system with a relatively thin MoS2 layer, while no interface separation is found in indentation experiments for the graphene/SiO2 system using the same layer thickness. The different failure modes observed between the MoS2/SiO2 and graphene/SiO2 systems can be attributed to the comparable interface adhesion energy but very different bending stiffness values of the MoS2 and graphene components. Specifically, compared with graphene, the larger bending stiffness of MoS2 means that a larger bending force is experienced in the indentation process, overcoming the adhesion of the MoS2/SiO2 interface, which makes interface delamination much easier in the MoS2/SiO2 system.

Abstract:The torsional,bending and tensile mechanical properties of Mo6S6 nanowire are examined by molecular dynamics(MD)simulations with a first-principles-based reactive force field(ReaxFF).It is found that Mo6S6 nanowire shows unique mechanical properties such as high torsional and bending flexibility,high Young's modulus and strength,and negative Poisson's ratio.The Mo6S6 nanowire can be strengthened or weakened via twisting,depending on the twist angle.The Mo6S6 nanowire with a slight twist angle shows brittle failure,whereas it with a large twist angle exhibits ductile failure and necking behavior.Twisted Mo6S6 nanowires show a crossover in the negative Poisson's ratio at critical strains,that is,Poisson's ratio first decreases but then increases,with a minimum value down to around-0.8 at the strain of 0.01 as the twist angle is 21.0 °/nm.The negative Poisson's ratio and the crossover are explained by the bond transform that makes zero angles to the wire cross-section.

Abstract:As a new class of one-dimensional (1D) transition-metal monochalcogenides (TMMs) nanowires (NWs), the recently synthesized MoS NWs exhibit potential applications in two-dimensional integrated circuit. However, their mechanical behaviors remain almost unexplored. In this paper, the mechanical behaviors of MoS NWs under tensile loading are studied by classical molecular dynamics simulations together with first-principles calculations. A novel phase transformation is observed in the MoS NWs when the strain applied to them is larger than a critical value, which results in tension-induced hardening in their tensile modulus. Due to the existence of phase transformation, a complicated mechanical response is observed in MoS NWs during the entire loading process, which successively experiences the linear, plateau, stress hardening and fracture stages. The influence of various factors including the strain rate and temperature on the mechanical properties of MoS NWs such as phase transformation, Young's modulus, fracture strength and fracture strain are also examined. The mechanical properties of MoS NWs obtained in this paper will be beneficial to their future applications in the semiconducting field. It is also expected that the results of the tension-induced phase transformation and its influence on the material properties observed in the present MoS NWs can be further extended to other 1D TMMs such as MoTe and SnSe NWs, since these 1D TMMs are found to possess the similar structure.

Abstract:Two-dimensional (2D) molybdenum disulfide (MoS2) has attracted significant attention because of its outstanding properties, suitable for application in several critical technologies like; solar cells, photocatalysis, lithium-ion batteries, nanoelectronics, and electrocatalysis. Similar to graphene and other 2D materials, the physical and chemical properties of MoS 2 can be tuned by the chemical functionalization and defects. In this investigation, our objective is to explore the mechanical properties of single-layer MoS2 functionalized by the hydrogen atoms. We moreover analyze the effects of different types of defects on the mechanical response of MoS2 at the room temperature. To investigate these systems, we conducted reactive molecular dynamics simulations using the ReaxFF forcefield. We demonstrate that an increase in the hydrogen adatoms or defects contents significantly affects the critical mechanical characteristics of MoS2; elastic modulus, tensile strength, stretchability and failure behavior. Our reactive molecular dynamics results provide useful information concerning the mechanical response of hydrogenated and defective MoS 2 and the design of nanodevices.

In Situ Nanomechanical Characterization of Multi-Layer Mos2 Membranes: from Intraplanar to Inter-Planar Fracture

Abstract:Layered molybdenum disulfide (MoS2) exhibits rich electronic and optical properties and possesses vastly differing characteristic dimensions. A multi-layer MoS2 membrane represents the critical hierarchical structure which bridges the length-scale of monolayer and bulk material architectures. In this study, the in-plane mechanical properties of MoS2 membranes were investigated by in situ SEM tensile testing. Under the uniaxial tensile loading, brittle fracture caused failure in a highly localized region of the MoS2 membranes and their mechanical properties showed a thickness effect: the strengths of the relatively thicker MoS2 membranes (thickness around hundreds of nanometers) distribute from ∼100 to ∼250 MPa, while the corresponding values of the MoS2 nanosheets (thickness around tens of nanometers) increase significantly to more than 1 GPa. Upon molecular dynamics (MD) simulations on the fractures of MoS2 with various thicknesses/layers, the thicker MoS2 membranes show interplanar fracture, and the typical MoS2 nanosheets demonstrate the transition from interplanar to intraplanar fractures, while monolayer and few-layer MoS2 are dominated by intraplanar fracture. Our study provides some critical insights into the mechanical properties and fracture behavior of layered MoS2 2D materials, which could be of value for their flexible electronic, optoelectronic and nano-electro-mechanical system (NEMS) applications.
Hysteresis and its impact on characterization of mechanical properties of suspended monolayer molybdenum-disulfide sheets.

Abstract:The hysteresis phenomenon frequently arises in two-dimensional (2D) material nanoindentation, which is generally expected to be excluded from characterizing the elastic properties due to the imperfect elastic behaviour. However, the underlying mechanism of hysteresis and its effect on the characterization of the mechanical properties of 2D materials remain unclear. Cyclic loadings are exerted on the suspended monolayer molybdenum-disulfide (MoS2) films in atomic force microscopy (AFM) nanoindentation experiments. The elastic hysteresis loops are observed for most of the force-displacement curves. The friction/wear between the AFM silicon tip and the MoS2 monolayer is deemed to be dominant compared to the friction between the monolayer and the silicon dioxide substrate after the analysis, as determined using the finite element method (FEM) simulation. The loading force-displacement curves instead of the unloading curves have been used to deduce the elastic mechanical properties using a modified regression equation. The mean value of the obtained Young's modulus of monolayer MoS2, E, is equal to 209 +/- 18 GPa, which is close to the inherent stiffness value, predicted by first principles calculation. Our results have confirmed that it is not obligatory to exclude the sample data with hysteresis behaviour for characterizing the elastic properties of 2D materials. In addition, all sample sheets have finally been penetrated and the mean breaking stress value, sigma(max), is 36.6 +/- 0.9 GPa, determined using the radius value of the worn tip. Furthermore, the effect of the loading force and the shape/size of the suspended monolayer MoS2 sheets on the hysteresis behaviour in the 2D nanoindentation have also been analyzed and discussed, exhibiting interesting trends. Our findings provide guidance for the characterization of the mechanical properties of 2D materials using the AFM nanoindentation and the experimental samples with elastic hysteresis behaviour.

Abstract:The failure modes common to widely pursued carbon-nanotube-based nano-electromechanical systems are investigated. A fundamental understanding of the underlying mechanisms for failure and their relation to the device design space is developed through complementary in situ electromechanical characterization and dynamic multiphysics models. It is then found that the facile replacement of commonly used metal thin-film electrodes with diamondlike carbon structures leads to a dramatic improvement in reliability. This enables experimental demonstration of numerous actuation cycles without failure, and reliable application to volatile memory operations.
Influence of Atomic-Scale Defect on Thermal Conductivity of Single-Layer MoS2 Sheet

Abstract:Recently, single-layer MoS2 has increasingly promised a great potential in both thermoelectric and thermal management application due to its high Seebeck coefficient and intrinsic band gap. Herein, we investigate thermal conductivity of single-layer MoS2 sheet and the effect of atomic-scale lattice defects and temperature on thermal conductivity using non-equilibrium molecular dynamics simulations (NEMD). Simulations results indicate the thermal conductivity can be suppressed by lattice defects and the increase in the range of temperature from 100 K to 400 K. Moreover, the physical mechanism of the thermal conductivity reduction was analyzed based on the phonon group velocity, participation ratio and phonon spectral transmission coefficient. Interestingly, it is revealed that the reduction of thermal conductivity results from the decreased phonon group velocity induced by defects, and phonon localization around lattice defects. Furthermore, the contributions from various frequency range of phonons to the thermal conductivity of pristine and defective structure were quantified. Especially, it is found that the coupling strength of between low-frequency and high-frequency phonons gradually increases due to the introduction of atomic-scale defects. This study is beneficial for thermal management of nanodevices and optimizing the thermoelectric properties of MoS2 based materials.
Shear failure in supported two-dimensional nanosheet van der Waals thin films

Abstract:Liquid-phase deposition of exfoliated 2D nanosheets is the basis for emerging technologies that include writable electronic inks, molecular barriers, selective membranes, and protective coatings against fouling or corrosion. These nanosheet thin films have complex internal structures that are discontinuous assemblies of irregularly tiled micron-scale sheets held together by van der Waals (vdW) forces. On stiff substrates, nanosheet vdW films are stable to many common stresses, but can fail by internal delamination under shear stress associated with handling or abrasion. This "re-exfoliation" pathway is an intrinsic feature of stacked vdW films and can limit nanosheet-based technologies. Here we investigate the shear stability of graphene oxide and MoSe2 nanosheet vdW films through lap shear experiments on polymer-nanosheet-polymer laminates. These sandwich laminate structures fail in mixed cohesive and interfacial mode with critical shear forces from 40 - 140 kPa and fracture energies ranging from 0.2 - 6 J/m2. Surprisingly these energies are higher than delamination energies reported for smooth peeling of ordered stacks of continuous 2D sheets, which we propose is due to energy dissipation and chaotic crack motion during nanosheet film disassembly at the crack tip. Experiment results also show that film thickness plays a key role in determining critical shear force (maximum load before failure) and dissipated energy for different nanosheet vdW films. Using a mechanical model with an edge crack in the thin nanosheet film, we propose a shear-to-tensile failure mode transition to explain a maximum in critical shear force for graphene oxide films but not MoSe2 films. This transition reflects a weakening of the substrate confinement effect and increasing rotational deformation near the film edge as the film thickness increases. For graphene oxide, the critical shear force can be increased by electrostatic cross-linking achieved through interlayer incorporation of metal cations. These results have important implications for the stability of functional devices that employ 2D nanosheet coatings.

Abstract:MoS2 nanosheets can be used as solid lubricants or additives of lubricating oils to reduce friction and resist wear. However, the atomic scale mechanism still needs to be illustrated. Herein, molecular simulations on the indentation and scratching process of MoS2 monolayer supported by Pt(111) surface were conducted to study the anti-pressure and friction reduction mechanisms of the MoS2 monolayer. Three deformation stages of Pt-supported MoS2 monolayer were found during the indentation process: elastic deformation, plastic deformation and finally, complete rupture. The MoS2 monolayer showed an excellent friction reduction effect at the first two stages, as a result of enhanced load bearing capacity and reduced deformation degree of the substrate. Unlike graphene, rupture of the Pt-supported MoS2 monolayer was related primarily to out-of-plane compression of the monolayer. These results provide a new insight into the relationship between the mechanical properties and lubrication properties of 2D materials.
Defects Induced Charge Trapping/Detrapping and Hysteresis Phenomenon in MoS2 Field-Effect Transistors: Mechanism Revealed by Anharmonic Marcus Charge Transfer Theory

Abstract:One critical problem inhibiting the application of MoS2 field-effect transistors (FETs) is the hysteresis in their transfer characteristics, which is typically associated with charge trapping (CT) and charge detrapping (CDT) induced by atomic defects at the MoS2-dielectric interface. Here, we propose a novel atomistic framework to simulate electronic processes across the MoS2-SiO2 interface, demonstrating the distinct CT/CDT behavior of different types of atomic defects and further revealing the defect type(s) that most likely cause hysteresis. An anharmonic approximation of the classical Marcus theory is developed and combined with state-of-the-art density functional theory to calculate the gate bias-dependent CT/CDT rates. All the key electronic quantities are calculated with Heyd-Scuseria-Ernzerhof hybrid functionals. The results show that single Si-dangling bond defects are active electron trapping centers. Single O-dangling bond defects are active hole trapping centers, which are more likely to be responsible for the hysteresis phenomenon due to their significant CT rate and apparent threshold voltage shift. In contrast, double Si-dangling bond defects are not active trap centers. These findings provide fundamental physical insights for understanding the hysteresis behavior of MoS2 FETs and provide vital support for understanding and solving the reliability of nanoscale devices.

Abstract:MoS2 has potential application in the fields of electronics and optics. However, thin films with non-uniform or local compressive strain can form winkles. The presence of wrinkles has great effects on the performance of the transition metal dichalcogenides (TMDs) materials. In this work, by in-situ transmission electron microscopy (TEM), we tracked the formation and disappearance of MoS2 wrinkles to reveal the microstructure of wrinkles and its effects on electrical properties. It is found that compressive stress can lead to the formation of wrinkles, and the wrinkles disappeared with removal of the stress. The εxx maps show that MoS2 nanosheets corrugated as the strain reached 3.3% for 15 layers, accompanied by new diffraction points in fast Fourier transform (FFT) image. In contrast, removal of the stress resulted in the disappearance of wrinkles and new diffraction points, and MoS2 nanosheets restored to its initial morphology. Moreover, wrinkles also affect the electrical properties of MoS2 nanosheets. The existence of wrinkles caused an increase of the current, and the disappearance of the wrinkles accompanied by the current decreased, which is due to the piezoresistive effect. This study is helpful to understand the properties of MoS2 nanostructures and is of great significance to the structural design in the electronic field.

Abstract:The transition-metal dichalcogenides (TMD) MoS2 and WS2 show remarkable electromechanical properties. Strain modifies the direct band gap into an indirect one, and substantial strain even induces an semiconductor-metal transition. Providing strain through mechanical contacts is difficult for TMD monolayers, but state-of-the-art for TMD nanotubes. We show using density-functional theory that similar electromechanical properties as in monolayer and bulk TMDs are found for large diameter TMD single- (SWNT) and multi-walled nanotubes (MWNTs). The semiconductor-metal transition occurs at elongations of 16 %. We show that Raman spectroscopy is an excellent tool to determine the strain of the nanotubes and hence monitor the progress of that nanoelectromechanical experiment in situ. TMD MWNTs show twice the electric conductance compared to SWNTs, and each wall of the MWNTs contributes to the conductance proportional to its diameter.

Friction and Wear Behaviors of Molybdenum Disulfide Nanosheets under Normal Electric Field

Abstract:The friction and wear behavior of micro-molybdenum disulfide (MoS2) is studied by atomic force microscope (AFM), and both positive and negative bias are applied to the conducive probe and substrate. The experimental results show that the nano-friction between MoS2 nano-sheets and AFM probes can be regulated by an external normal electric field. Friction force will increase with the increase of the external bias. The maximum bias has a threshold value. If the bias exceeds the threshold, it will promote the formation of MoS2 charge transfer and accelerate oxidation during the friction process. The tuning value of the friction force can be increased by 2 times, compared with the friction force under the condition of non-bias. We propose a feasible and valuable strategy to adjust the friction characteristics of the MoS2 system, which provides great significance to understand and control the nano-friction in the practical application.

Abstract:We report on the modulation of tunneling resistance in MoS2 monolayers by nano-indentation using an atomic force microscope (AFM). The resistance between the conductive AFM tip and the bottom electrode separated by a monolayer MoS2 is reversibly reduced by up to 4 orders of magnitude, which is attributed to enhanced quantum tunneling when the monolayer is compressed by the tip force. Under the WKB approximation, the experimental data is quantitatively explained by using the metal-insulator-metal tunneling diode model. As an ideal tunneling medium, the defect-free, nanometer-thick MoS2 monolayer can serve as the active layer for non-impacting nano-electro-mechanical switches.

Abstract:Molybdenum disulfide (MoS2), a booming layered two-dimensional (2D) nanomaterial, has gain intensive interests for its remarkable physical properties. In this work, the friction characteristics of suspended MoS2 are systematically investigated with atomic force microscopy (AFM). The friction on the suspended MoS2 is much larger than that on the supported MoS2 because of the softening bending rigidity and easier formation of puckering at the AFM tip MoS2 contact interface, and the difference would increases with the applied load. Similar to the supported MoS2, the friction on the suspended MoS2 also decreases with the increasing layers because of the enhanced bending rigidity. The friction on the suspended MoS2 is relatively insensitive to the shapes of holes below but sensitive to the dimensions. Abstract:The switching dynamics of a Au∥V(S(2))@MoS(2) atomristor is explored by first-principles computations of the atomic-configuration energy and electron transport. Abstract:The mechanical behaviors of 2D materials are fundamentally important for their potential applications in various fields. α-Molybdenum trioxide (α-MoO3) crystals with unique electronic, optical, and electrochemical properties, have attracted extensive attention in optoelectronic and energy conversiondevices. From a mechanical viewpoint, however, there is limited information available on the mechanical properties of α-MoO3. Here, we developed a caplilary force assisted peeling method to directly transfer α-MoO3 nanosheets onto arbitrary substrates. Comparatively, we could effectively avoid the surface contamination arising from the polymer-assisted transfer method. Further, with the help of an in situ push-to-pull (PTP) device in SEM, we systematically investigated the tensile properties of α-MoO3. The measured Young's modulus and fracture strength along the c-axis (91.7 ± 13.7 GPa and 2.1 ± 0.9 GPa, respectively) are much higher than those along the a-axis (55.9 ± 8.6 GPa and 0.8 ± 0.3 GPa, respectively). The in-plane mechanical anisotropy ratio would reach ~1.64. Both the Young's modulus and the fracture strength of MoO3 show apparent size dependence. Additionally, the multilayer α-MoO3 nanosheets exhibited brittle fracture with interplanar sliding due to the poor van der Waals interaction. Our study provides some key points regarding the mechanical properties and fracture behavior of layered α-MoO3 nanosheets.
