Abstract:Single-layer (SL) transition-metal chalcogenides (TMCs) represent an important family of two-dimensional (2D) materials that have attracted intensive research attention recently. It has been established that many TMCs are polymorphic that can exist in different crystal structures and correspondingly exhibit diverse physical properties. Discovery of new structural phases of a crystal is of great scientific and practical importance. In this work, we report a new polymorph of SL-TMC, i.e. SL-Mo5Te8, attained by molecular-beam epitaxy (MBE). Like the 1H-MoTe2, it possesses the hexagonal symmetry but a much larger unit cell with a basis containing as many as 39 atoms (15 Mo and 24 Te). We call it the variational hexagonal (v1H) phase. Coincidently, it may be viewed also as one containing the highest density possible of mirror-twin domain boundaries (MTBs) in an otherwise pristine 1H-MoTe2. Electronically, it is metallic and a comparison between theory and experiments of its density-of-states (DOS) at the Fermi level reveals features pointing to an importance of electron interactions that invites further investigations.

Abstract:The extreme magnetoresistance (XMR) in orthorhombic W/MoTe2 arises from the combination of the perfect electron-hole (e-h) compensation effect and the unique orbital texture topology, which have comprised an intriguing research field in materials physics. Herein, we apply a special analytical approach as a function of mobility (l-spectrum) without any hypothesis. Based on the interpretations of longitudinal and transverse electric transport of T-d-MoTe2, the types and the numbers of carriers can be obtained. There are three observations: the large residual resistivity ratio can be observed in the MoTe2 single crystal sample, which indicates that the studied crystal is of high quality; we observed three electron-pockets and three hole-ones from the l-spectrum and that the ratio of h/e is much less than 1, which shows that MoTe2 is more e-like; different from the separated peaks obtained from the hole-like l-spectrum, those of the electron-like one are continuous, which may indicate the topological feature of electron-pockets in T-d-MoTe2. The present results may provide an important clue to understanding the mechanism of the XMR effect in T-d-MoTe2. Published by AIP Publishing.

Abstract:We present experimental evidence of an intriguing phase transition between distinct topological states in the type-II Weyl semimetal MoTe2. We observe anomalies in the Raman phonon frequencies and linewidths as well as electronic quasielastic peaks around 70 K, which, together with structural, thermodynamic measurements, and electron-phonon coupling calculations, demonstrate a temperature-induced transition between two topological phases previously identified by contrasting spectroscopic measurements. An analysis of experimental data suggests electron-phonon coupling as the main driving mechanism for the change of key topological characters in the electronic structure of MoTe2.We also find the phase transition to be sensitive to sample conditions distinguished by synthesis methods. These discoveries of temperature and material condition-dependent topological phase evolutions and transitions in MoTe2 advance the fundamental understanding of the underlying physics and enable an effective approach to tuning Weyl semimetal states for technological applications.

Abstract:Transition metal dichalcogenide MoTe2 is an important candidate for realizing the newly predicted type-II Weyl fermions, for which the breaking of the inversion symmetry is a prerequisite. Here we present direct spectroscopic evidence for the inversion symmetry breaking in the low-temperature phase of MoTe2 by systematic Raman experiments and first-principles calculations. We identify five lattice vibrational modes that are Raman-active only in the low-temperature noncentrosymmetric structure. A hysteresis is also observed in the peak intensity of inversion symmetry-activated Raman modes, confirming a temperature-induced structural phase transition with a concomitant change in the inversion symmetry. Our results provide definitive evidence for the low-temperature noncentrosymmetric Td phase from vibrational spectroscopy, and suggest MoTe2 as an ideal candidate for investigating the temperature-induced topological phase transition.
Anomalous Raman Response in 2D Magnetic FeTe under Uniaxial Strain: Tetragonal and Hexagonal Polymorphs

Abstract:Two-dimensional (2D) Fe-chalcogenides have emerged with rich structures, magnetisms and superconductivities, which sparked the growing research interests in the torturous transition mechanism and tunable properties for their potential applications in nanoelectronics. Uniaxial strain can produce a lattice distortion to study symmetry breaking induced exotic properties in 2D magnets. Herein, the anomalous Raman spectrum of 2D tetragonal (t-) and hexagonal (h-) FeTe were systematically investigated via uniaxial strain engineering strategy. We found that both t- and h-FeTe keep the structural stability under different uniaxial tensile or compressive strain up to +/- 0.4%. Intriguingly, the lattice vibrations along both in-plane and out-of-plane directions exceptionally hardened (softened) under tensile (compressive) strain, distinguished from the behaviors of many conventional 2D systems. Furthermore, the difference in thickness-dependent strain effect can be well explained by their structural discrepancy between two polymorphs of FeTe. Our results could provide a unique platform to elaborate the vibrational properties of many novel 2D materials.

Abstract:Topological semimetal (TSM) AuTe2Br thin flakes have been studied by Raman spectroscopy and magneto-transport measurement. The angle-resolved polarized Raman spectrum of AuTe2Br (bulk and thin flake) shows strong anisotropy. Together with high resolution transmission electron microscopy (TEM), we establish a non-destructive method to determine the crystallographic orientation of AuTe2Br flakes. At high temperature (T > 50 K), the magneto-resistance (MR) of AuTe2Br thin flakes shows typical parabolic-like behavior, which can be well fitted by the two-fluid model. However, at low temperature (T <= 30 K), the MR of thin flakes (<17 nm) clearly deviates from the two-fluid model as well as from the Kohler's rule, suggesting a new type of scattering emerging below 30 K. Several possible scattering mechanisms are discussed and the respective corrections to MR are compared with our experimental data. In addition, the conductivity of these metallic crystals is also found to be highly anisotropic, with the hole mobility along the a axis about five times higher than that along the c axis.
Activation of new Raman modes by inversion symmetry breaking in type II Weyl semimetal candidate T'-MoTe2

Abstract:We synthesized distorted octahedral(T') molybdenum ditelluride (MoTe2) and investigated its vibrational properties with Raman spectroscopy, density functional theory and symmetry analysis. Compared to the results from high temperature centrosymmetric monoclinic (T'mo) phase, four new Raman bands emerge in the low temperature orthorhombic (T'or) phase, which was recently predicted to be a type II Weyl semimetal. Crystal-angle-dependent, light-polarization-resolved measurements indicate that all the observed Raman peaks belong to two categories: those vibrating along the zigzag Mo atomic chain (z-mode) and those vibrating in the mirror plane (m-mode) perpendicular to the zigzag chain. Interestingly the low energy shear z-mode and shear m-mode, absent from the T'mo spectra, become activated when sample cooling induces a phase transition to the T'or crystal structure. We interpret this observation as a consequence of inversion-symmetry breaking, which is crucial for the existence of Weyl fermions in the layered crystal. Our temperature dependent Raman measurements further show that both the high energy m-mode at 130 cm-1 and the low energy shear m-mode at 12 cm-1 provide useful gauges for monitoring the broken inversion symmetry in the crystal.

Abstract:Stokes and anti-Stokes Raman scattering are performed on atomic layers of hexagonal molybdenum ditelluride (MoTe2), a prototypical transition metal dichalcogenide (TMDC) semiconductor. The data reveal all six types of zone center optical phonons, along with their corresponding Davydov splittings, which have been challenging to see in other TMDCs. We discover that the anti-Stokes Raman intensity of the low energy layer-breathing mode becomes more intense than the Stokes peak under certain experimental conditions, and find the effect to be tunable by excitation frequency and number of atomic layers. These observations are interpreted as a result of resonance effects arising from the C excitons in the vicinity of the Brillouin zone center in the photon-electron-phonon interaction process.

Abstract:Layered transition-metal dichalcogenides have been recently attracted a lot of attention because of their unique physical properties, such as extremely large and anisotropic magnetoresistance (MR) in WTe2. In this work, we observed the abnormally anisotropic MR on T-d-MoTe2 crystal that is strongly dependent on the temperature, as well as the orientations of both magnetic field B and electric field E with respect to crystallographic axes of Td-MoTe2. When E// a-axis and B//c-axis, MR is parabolically dependent on B and is as high as 520% under 9 T and 2K conditions; the MR is quasi-linearly dependent on B when E//a-axis and B//b-axis (E//b-axis and B//c-axis), and the corresponding MR is only 130% (220%); MR is initially parabolically dependent on B, then linearly on B, and finally shows a saturate trend under E//B//a-axis (or E//B//b-axis) conditions, and the MR is about 16% (30%). These anisotropic MR behaviors can be qualitatively explained by the features of the Fermi surface of Td-MoTe2. This work may demonstrate the rich anisotropic physical behavior in layered transition-metal dichalcognides. Published by AIP Publishing.

Abstract:TaTe2 is a quasi-2D charge density wave (CDW) compound with distorted-1T type structure exhibiting double-zigzag chains. Here we report the Fermi surface topology of low temperature phase of TaTe2 (LT-TaTe2) by anisotropic magneto-transport and magnetic measurements on high-quality single crystals. An anomalous large linear magnetoresistance up to 140% at 3 K in 9 T was observed, suggesting the existence of a small Fermi pocket in Dirac cone state in quantum transport models. Meanwhile, strong magnetic anisotropy was observed for B (001) and B//(001). Angle-dependent magnetoresistance and de Hass-van Alphen oscillations suggest the anisotropy of the normal Fermi surface and the small Fermi pocket in Dirac cone state.

Abstract:Biaxial deformation of suspended membranes widely exists and is used in nanoindentation to probe elastic properties of structurally isotropic two-dimensional (2D) materials. However, the elastic properties and, in particular, the fracture behaviors of anisotropic 2D materials remain largely unclarified in the case of biaxial deformation. MoTe2 is a polymorphic 2D material with both isotropic (2H) and anisotropic (1T' and Td) phases and, therefore, an ideal system of single-stoichiometric materials with which to study these critical issues. Here, we report the elastic properties and fracture behaviors of biaxially deformed, polymorphic MoTe2 by combining temperature-variant nanoindentation and first-principles calculations. It is found that due to similar atomic bonding, the effective moduli of the three phases deviate by less than 15%. However, the breaking strengths of distorted 1T' and Td phases are only half the value of 2H phase due to their uneven distribution of bonding strengths. Fractures of both isotropic 2H and anisotropic 1T' phases obey the theorem of minimum energy, forming triangular and linear fracture patterns, respectively, along the orientations parallel to Mo-Mo zigzag chains. Our findings not only provide a reference database for the elastic behaviors of versatile MoTe2 phases but also illuminate a general strategy for the mechanical investigation of any isotropic and anisotropic 2D materials.

Abstract:Strain tuning is a powerful experimental method in probing correlated electron systems. Here we study the strain response of the lattice dynamics and electronic structure in semiconductor Ta$_2$NiS$_5$ by polarization-resolved Raman spectroscopy. We observe an increase of the size of the direct semiconducting band gap. Although the majority of the optical phonons show only marginal dependence to applied strain, the frequency of the two B$_{2g}$ phonon modes, which have quadrupolar symmetry and already anomalously soften on cooling under zero strain, increases significantly with tensile strain along the $a$ axis. The corresponding Grüneisen parameters are unusually large in magnitude and negative in sign. These effects are well captured by first-principles density functional theory calculations and indicate close proximity of Ta$_2$NiS$_5$ to a structural instability, similar to that encountered in excitonic insulator candidate Ta$_2$NiSe$_5$.

Abstract:The transition-metal dichalcogenide compounds ${\mathrm{MoTe}}_{2}$ and ${\mathrm{WTe}}_{2}$ are polymorphic with both semiconducting and metallic phases. The thermodynamically stable phase of ${\mathrm{WTe}}_{2}$ at room temperature is orthorhombic and metallic and displays a wide range of interesting phenomena including type-II Weyl fermions, titanic magnetoresistance and superconductivity in bulk, and quantum spin Hall insulator behavior in the monolayer case. On the other hand, the stable phase of ${\mathrm{MoTe}}_{2}$ at room temperature is a trigonal prismatic semiconductor that has a direct gap in the monolayer with strong spin-orbit coupling. The alloy series ${\mathrm{Mo}}_{1\ensuremath{-}x}{\mathrm{W}}_{x}{\mathrm{Te}}_{2}$ thus offers the possibility for tuning the structural and, consequently, electronic phases via tuning of the composition. Here, we report comprehensive studies of the electronic structure of ${\mathrm{Mo}}_{1\ensuremath{-}x}{\mathrm{W}}_{x}{\mathrm{Te}}_{2}$ alloys using angle-resolved photoemission spectroscopy and first-principles calculations as a function of composition. At room temperature, we find a sharp boundary between the orthorhombic and the trigonal prismatic phases at $x=0.10$ using structural characterization. We also show that by compositional tuning it is possible to control the band inversion in this series of compounds thus yielding important consequences for topological surface states.
Giant anisotropic photocurrent modulated by strain in type-II Weyl semimetal Td-MoTe2

Abstract:We build a Cu-MoTe2-Cu device model and use first-principles density functional theory to study the transport properties of single-layer Td-MoTe2. We obtained the effect of strain on the energy band structure, transport properties, and photocurrent. The strain-induced photocurrent shows an anisotropy that reflects the modulation of the energy bands, including the Weyl point, by strain. The photocurrent can be suppressed to almost zero when the strain is applied along the vacuum direction. In contrast, the photocurrent can be significantly increased when the strain is applied along the transport direction. The transport properties and magnitude of the photocurrent in the MoTe2-based device can be effectively modulated by adjusting the strength and direction of the strain.
