Abstract:In this work, one-dimensional (1D) and heavily doped Zn1−xCoxO (x = 0.05, 0.1, 0.15 and 0.2) nanorods (NRs) were successfully fabricated by a new solvothermal method. Such a Zn1−xCoxO nanorod exhibits a hexagonal prism-like microcrystal with a pyramidal top. Analyses from transmission electron microscopy (TEM) and high-resolution transmission electron microscopy (HRTEM) indicated that Zn1−xCoxO NRs possess perfect single crystal wurtzite structures. The influence of Co doping on the structural, optical and magnetic properties of NRs was investigated in detail. It was verified that Co was successfully doped into the ZnO wurtzite lattice structure by X-ray diffraction (XRD) and energy-dispersive spectroscopy (EDS). The Zn1−xCoxO NRs show an obvious blue–green emission except for the weak UV emission. The corresponding luminescence mechanism was discussed, and the environment of cobalt in the ZnO wurtzite lattice was also identified through UV-vis spectroscopy. In addition, the magnetic hysteresis (M–H) curves demonstrated that the Zn1−xCoxO NRs possess obvious ferromagnetic characteristics at room temperature. These Zn1−xCoxO NRs are suggested to have potential applications in spintronic, field emission and optoelectronic devices, etc.

Abstract:The pure and Cr-doped ZnO nanomaterials were prepared by soft chemistry route. The crystallinity and morphology of as-prepared ZnO nanomaterials were studied by X-ray diffraction (XRD), transmission electron microscopy (TEM) and high-resolution transmission electron microscopy (HRTEM), which show that Cr-doping could influence crystal and improve the oriented growth of ZnO nanomaterials. The amount of contents and valence state of Cr ions were investigated by energy dispersive spectroscopy (EDS) and X-ray photoelectron spectroscopy (XPS), which demonstrate that the Cr ions are uniformly doped about 2atm% in each nanowire and are in +3 valence state in doped ZnO nanomaterials. The effect of Cr-doping on the photoluminescence (PL) and magnetic properties of as-prepared ZnO nanomaterials were principally investigated at room temperature. The Cr-doping can adjust the energy level of ZnO nanocrystal and increase the amount of defects and oxygen vacancies, which lead to shift in the emission peak position in ultraviolet (UV) region and enhance the PL performance in visible light (VL) region of ZnO nanomaterials. In addition, the presence of Cr dopant in ZnO structures establishes the room-temperature ferromagnetism, which is possibly related to the existence of defects and oxygen vacancies as well as due to exchange interaction between Cr 3d and O 2p spin moments.
Zn-doped SnO2 Nanoparticles: Structural, Optical, Dielectric and Magnetic Properties

Abstract:Zn-doped SnO2 nanoparticles have been synthesized by the chemical precipitation method with the Zn contents (x) of 1, 2 and 4 wt.%. The nanoparticles are crystalline in all cases, with the average particle size decreasing from 13.4 nm to 7.71 nm as the Zn concentration increases. The visible photoluminescence emission is observed in Zn-doped SnO2 nanoparticles, with larger emission intensity at elevated Zn content. The dielectric constant has a strong doping dependence, which is evidently enhanced with increasing Zn content. Magnetization measurements reveal the enhancement in saturation magnetization and remanence magnetization, while the reduction in coercive field is observed with increasing amount of Zn dopant. The variation of optical, dielectric and magnetic properties is due to the incorporation of Zn in SnO2 with smaller particle size and higher defect density. The present study clearly reveals the doping-induced ferromagnetism in Zn-doped SnO2 nanoparticles, having applications in ultrahigh dielectric materials, high frequency devices and spintronics.
Zn-Cu-codoped SnO2 Nanoparticles: Structural, Optical, and Ferromagnetic Behaviors

Abstract:Zn-Cu-codoped SnO2 nanoparticles have been synthesized by chemical precipitation method. All nanoparticles are crystalline, with the average size increases from 2.55 nm to 4.13 nm as the calcination temperature increases from 400 degrees C to 600 degrees C. The high calcination temperature can enhance the crystalline quality and grain growth. The oxygen content decreases with decreasing calcination temperature; at a low temperature of 400 degrees C, Zn-Cu-codoped SnO2 nanoparticles are in a rather oxygen-poor state having many oxygen vacancies. The optical band gap energies of Zn-Cu-codoped SnO2 nanoparticles calcined at 400 degrees C and 600 degrees C are decreased from 3.93 eV to 3.62 eV due to quantum confinement effects. Both samples exhibit room-temperature ferromagnetism, with a larger saturation magnetization at 400 degrees C due to the presence of large density of defects such as oxygen vacancies. Zn-Cu-codoped SnO2 nanoparticles exhibit large optical band gap energies and room temperature ferromagnetism, which make them potential candidates for applications in optoelectronics and spintronics.
Room Temperature Ferromagnetic and Optical Properties of Chrome Doped ZnS Nanorods Prepared by Hydrothermal Method

Abstract:Cr doped Z n 1 - x C r x S nanorods with different concentration ratio ( x = 0 , 0.01, 0.03, and 0.05) were successfully synthesized by hydrothermal method. The crystal microstructure, morphology, chemical composition, and optical and magnetic properties of the samples were characterized by X-ray diffraction (XRD), field-emission scanning electron microscopy (FESEM), high-resolution transmission electron microscopy (HRTEM), X-ray energy dispersive spectrometry (XEDS), diffuse-reflectance spectroscopy (DRS), photoluminescence (PL) spectra, and the vibrating sample magnetometer (VSM). All the samples synthesized by this method exhibited single-phase wurtzite structure with good crystallization as demonstrated by XRD studies, which indicated that all Cr ions successfully substituted for the lattice site of Zn 2+ and generated single-phase Z n 1 - x C r x S. DRS revealed the band gap of doped Z n 1 - x C r x S underwent blue shift compared to that of the bulk ZnS. PL spectra showed obvious ultraviolet emission peak at 375 nm and two blue emissions appear about 500 and 580 nm. The blue emissions intensity of doped samples improved with the increase of Cr concentration, comparing to pure ZnS. Magnetic measurements indicated that the undoped and doped ZnS nanorods exhibited well-defined ferromagnetic behavior at room temperature. The saturation magnetization weakened significantly with increasing Cr concentration comparing to pure ZnS and reached minimum for 3% Cr.

Abstract:The doping of Cr ions on the structure, optical and magnetic properties of ZnO have been investigated. Zn 1− x Cr x O (0 ≤ x ≤ 0.05) samples were prepared by the solution combustion method. Rietveld refined x-ray diffraction results reveal that all the samples are in a hexagonal structure. Transmission electron microscopy (TEM) revealed that the particle size was 48.2 ± 2.1 nm, 29.4 ± 2.2 nm and 25.3 ± 2.1 nm for the Zn 1− x Cr x O with x = 0, 0.03 and 0.05, respectively. The band-gap decreases slightly from 3.308 ± 0.003 eV to 3.291 ± 0.003 eV with increase of Cr content from x = 0 to 0.05, respectively. The field-dependent magnetization M (μ ο H ) measurements of ZnO and Cr-doped ZnO exhibit room temperature ferromagnetism (RTFM). Photoluminescence and electron paramagnetic resonance exhibits negatively charged zinc vacancies ( VZn−) and singly ionized oxygen vacancies ( Vo+ ) in ZnO and these defects are responsible for RTFM. And the VZn− accountable for RTFM in Cr-doped ZnO. EPR results confirmed that Cr 3+ ions replaces the Zn 2+ sites in the hexagonal ZnO. The observed long-range ferromagnetism ordering is explained based on the bound magnetic polaron (BMP) mechanism. This work elucidates the origin of RTFM in synthesized ZnO and Cr-doped ZnO.

Abstract:Transition-metal-(Cr, Mn, and Ni)-doped zinc oxide (ZnO) with the concentration of 2.5% and pure ZnO nanocrystalline (nc) films have been fabricated on quartz substrates by the sol-gel method. The X-ray diffraction analysis shows that the films are polycrystalline with the wurtzite phase. The E-2(high) phonon mode shifts about 7 cm(-1) with different transition metals, and the A(1)(LO) phonon mode redshifts 4 cm(-1) with the ionic radius of doping elements. From the transmittance spectra, all films are highly transparent in the visible region and exhibit Urbach tail states in the ultraviolet range because of the crystalline defects and grain boundaries. The optical band gap of the films decreases with increasing the orbital occupation numbers of 3d electrons due to the orbital splitting of magnetic ions. It was found that a distinct and strong excitonic transition appears beyond the fundamental absorption region at room temperature. Ultraviolet and near-infrared electronic transitions can be observed and show the strong relationship with the transition metal doping. Moreover, orange, yellow and red luminescences strongly depend on the doping elements owing to different oxygen vacancy, oxygen interstitial, and surface morphology. Magnetic measurement results reveal that all the transition-metal-doped nc-ZnO films show the well-defined ferromagnetic features at room temperature. In particular, the nc-ZnO film doped with Mn shows the largest saturation magnetic moment, which agrees well with the theoretical predication. The ferromagnetic properties could be derived from the doping of magnetic ions, intrinsic defects, interfaces, and grain boundaries in the transition-metal-doped nc-ZnO materials.

Abstract:Co-doped ZnO single-crystalline nanorods with 80–100nm in diameter and 1.5–2μm in length have been prepared in a simple solution route. X-ray diffraction data and selected area electron diffraction pattern of the diluted magnetic semiconductor nanorods confirm the single crystallinity of Zn1−xCoxO solid solution without impurities of metallic Co or other phases. Magnetic results show that the Zn0.95Co0.05O nanorods exhibit a ferromagnetic characteristic with Curie temperature higher than 380K. The high-temperature ferromagnetic properties allow this Zn1−xCoxO nanorods potential applications in future spintronic devices.

Abstract:The composition of 2 at% Cr-doped ZnO nanoparticles was synthesized by the hydrothermal method under high magnetic field. Morphologies of the sample obtained under high magnetic field are grown along c-axis direction. The sample prepared under 4 Tesla magnetic field reveals room temperature ferromagnetic behavior, but the sample fabricated under no magnetic field shows paramagnetism. Raman and photoluminescence spectra analysis suggested that the hybridization between Zinc vacancies and Cr dopants contributes to the origin of ferromagnetism in Cr-doped ZnO.

Abstract:Zn1-xCoxO (0 <= x <= 0.06) nanorods were fabricated by hydrothermal method. The effect of Co doping on the morphology, crystalline structure, optical and magnetic properties of the samples was investigated. The length of obtained ZnO nanorods increases with the increasing Co concentration. Based on the results of X-ray diffraction and Raman spectra, it is confirmed that a small amount of Co ions are incorporated into ZnO lattice. The segregated phase of Co3O4 was detected at x > 0.01. The absorption and photoluminescence spectra reveal the d-d electronic transitions of tetrahedrally coordinated Co2+ in ZnO host. Co doping induces fluorescent quenching of the visible emission bands related to surface states and defect states in the Co-doped ZnO nanorods. Weak room temperature ferromagnetism was observed in the samples with x = 0.01 and then paramagnetic characteristics of the samples with x > 0.01. (C) 2013 Elsevier B.V. All rights reserved.

Abstract:We carry out photoluminescence (PL) study on Na-doped ZnO nanorods to provide insights into the behavior of Na acceptor. We demonstrate the successful growth of Na-doped ZnO nanorods array by metalorganic chemical vapor deposition. PL analysis reveals the very low concentration of deep level defects such as oxygen vacancy. Unlike most ZnO materials, the low temperature PL of Na-doped ZnO nanorods is dominated by excitons bound to ionized donors (D+X), suggesting the formation of Na acceptors and high compensation between the donors and acceptors. The formation of Na acceptors is supported by the shift of Fermi level toward the valence band.

Abstract:Cr-doped ZnO films have been prepared by inductively coupled plasma enhanced physical vapor deposition, and an in-depth study is performed on the chromium doping and oxygen partial pressure dependence of ferromagnetism. The x-ray diffraction and photoluminescence results indicate that the moderate oxygen can relax the lattice strain thus enhancing ferromagnetism which, as confirmed by soft x-ray absorption spectroscopy, is mainly attributed to the Cr valence state transition from Cr3+ to Cr6+. However, excessive oxygen suppresses the oxygen vacancies and the ferromagnetic exchange. Furthermore, the parabola-like dependence of ferromagnetism on oxygen partial pressure is consistent with the bound magnetic polaron scenario.
Preparation of One-Dimensional Diluted Magnetic Semiconducting Cr0.046zn0.954o and Properties Tuning with H-2 Atmospheric Annealing

Abstract:Cr0.046Zn0.954O nanowires (NWs) were synthesized by electrospinning and treated with different atmosphere (O2 and H2) annealings. Our work demonstrates that not all the oxygen vacancies can really contribute to the ferromagnetism of cationic Cr3+-doped ZnO (Cr0.046Zn0.954O) electrospun NWs. The photoluminescence measurements show that the single positively charged oxygen vacancy (i.e., Vo+ or F+ centers (Fc)) bound defect states are quite stable in Cr0.046Zn0.954O NWs. Upon hydrogen-annealing, the specifically deep-level defect Fc was annihilated; thus, an electron transfer may occur from shallow donor H+ (e−) to deep donor Fc. An electron paramagnetic resonance signal at g ∼2.0583 was found in the Cr0.046Zn0.954O NWs, which is responsible for Cr3+−Fc complex formation, and a weak broad signal at g ∼15.5807 is considered as another paramagnetic center of Cr-Cr impurity pairs generated in the H2-annealed Cr0.046Zn0.954O NWs. The hydrogen-annealing offers an easier way to Fc engineering where a precise control of magnetic properties of diluted magnetic semiconducting oxide NWs is sought.

Abstract:Bifunctional magnetic–optical ZnO-γ-Fe2O3 hybrid nanomaterials have been synthesized via a layer-by-layer assembly technique on ZnO nanorod templates. X-ray diffraction, transmission electron microscope, field emission scanning electron microscope, high-resolution transmission electron microscope and X-ray photoelectron spectroscopy have been used to characterize the as-synthesized products. The photoluminescence spectra indicate that ZnO-γ-Fe2O3 hybrid nanomaterials exhibit enhanced UV emission and passivated defect emission. The magnetic property investigation reveals that ZnO-γ-Fe2O3 hybrid nanomaterials exhibit a superparamagnetic behavior.
Photoluminescence Properties of Co-doped ZnO Nanorods Array Fabricated by the Solution Method

Abstract:Highly ordered pure and Co-doped ZnO nanorod arrays were synthesized by a solution method at low temperature. The structures and morphology of the samples were studied by XRD, EDS and FESEM as well as Raman, which reveal that the samples are wurtzite structure; the Co atoms successfully substitute Zn atoms positions in nanocrystal. The PL properties of the as-prepared specimens were principally investigated using PL spectroscopy at room temperature and ultralow temperatures. The results strongly disclose that Co-doping can effectively adjust the energy level and abound the contents of surface states in ZnO nanorods, which lead to shift in the emission peak position in ultraviolet (UV) region and enhance the luminescence performance in visible (VL) light region of nanorod arrays. In addition, the slow vibration of phonons in nanocrystal lattice at ultralow temperature can also possibly contribute towards the novel emission performances of Co-doped arrays.
Oxygen-vacancy-induced Green Emission and Room-Temperature Ferromagnetism in Ni-doped ZnO Nanorods

Abstract:Single-crystalline Ni-doped ZnO nanorods have been synthesized through a chemical method. The average length and diameter of these nanorods are in the ranges of 400–700 nm and 25–40 nm, respectively. Structural analyses reveal that the Ni-doped ZnO nanorods are of pure wurtzite hexagonal phase and grow along the preferred c-axis direction. X-ray photoelectron spectroscopy (XPS) gives evidence that the Ni dopant is in the +2 valence oxidation state and is uniformly distributed in the nanorods. Full multiple-scattering ab initio calculations of Ni K-edge x-ray absorption near edge structure (XANES) analysis reveal that Ni impurity atoms are substitutionally incorporated into ZnO host without formation of secondary phases (Ni metal and Ni2O3). The comparison of experimental and simulated XANES spectra on Ni K edge shows the presence of the oxygen vacancy (native defect) in the prepared nanorods. Photoluminescence spectrum shows two emission peaks, which are ascribed to near band edge (NBE) transitions and broadened intensive green emission associated with oxygen-vacancy defects. Furthermore, the magnetic measurements reveal that the nanorods exhibit intrinsic room-temperature ferromagnetism. Ferromagnetic ordering is interpreted by the overlapping of polarons mediated through oxygen vacancy based on the bound magnetic polaron (BMP) model.
Structure, optical and magnetic properties of Fe doped, Fe+Cr co-doped ZnO nanoparticles

Abstract:The study particularly focuses on the effect of the Cr co-doping on the structural, optical and magnetic properties of Zn0.99Fe0.01O. Zn0.99-xFe0.01CrxO (x =0, 0.01, 0.03 and 0.05) nanoparticles. Powder x-ray diffraction (XRD) analysis confirms all the samples have hexagonal wurtzite structures. The average crystallite size (D) and microstrain of the samples were calculated using the Williamson-Hall relation and D was found to be 13 +- 1 nm for Zn0.99Fe0.01O. In Cr co-doped samples, D increase slightly with Cr content and are given by 9 +- 1, 10 +- 1, and 11 +- 1 nm for the samples with x = 0.01, 0.03 and 0.05, respectively; while the strain decreased with increase in Cr co-doping. Transmission electron microscopy (TEM) images of the samples indicate that particles are in the nano-regime and agglomerated. Particle sizes are found to be 14 +- 1, 11 +- 1 and 12 +- 1 nm for Zn0.99-xFe0.01CrxO with x = 0, 0.03 and 0.05, respectively. The substitution of Fe3+ and Cr3+ at Zn2+ sites has an impact on the optical properties. The band-gap decreases from 3.296 +- 0.002 eV to 3.258 +- 0.002 eV with increase of Cr concentration. Photoluminescence (PL) of Zn0.96Fe0.01Cr0.03O revealed the presence of defects, the emission peaks at 410 nm and 513 nm are attributed to Zn vacancies (VZn) and singly ionized oxygen vacancies, respectively. The M(-H) curves of Zn0.99-xFe0.01CrxO (x = 0.03 and 0.05) measured at room temperature using a vibrating sample magnetometer (VSM) are found to be hysteretic, signifying room temperature ferromagnetism (RTFM). Maximum saturation magnetization, 0.67 +- 0.01 emu.g-1, is observed in Zn0.94Fe0.01Cr0.05O. The observed RTFM in Fe+Cr co-doped ZnO is explained by of bound magnetic polaron (BMP) mechanism, the BMPs are formed by VZn and Vo^+ defects. This paper enhances the understanding of the origin of RTFM in Fe+Cr co-doped ZnO nanoparticles.
Hydrothermal Preparation and Photoluminescence Property of Co-Doped ZnO Nanorods

Abstract:Pure and Co-doped ZnO nanorods were synthesized by hydrothermal method at low temperature using Zn(NO3)(2)center dot 6H(2)O and Co(NO3)(2 center dot)6H(2)O as raw materials. The as-prepared samples were studied by XRD, EDS, TEM, and HRTEM, the photoluminescence (PL) property of the samples was principally investigated by PL spectroscopy. The results showed that the crystallinities of pure and ZnO:Co nanorods were rather well. Co atoms substituted Zn atoms positions to incorporate into nanocrystal, the dopant content was about 2% (atomic fraction). The average diameter and length of pure ZnO nanorods were about 20 and 180 nm, whereas the corresponding parameters of doped nanorods were respectively about 15 and 200 nm. This indicated that Co doping could influence the growth of ZnO nanorods. In addition, the Co doping could tune the energy level structure and enrich the surface states of ZnO nanorods, which led to emission peak redshift in UV region and luminescence enhancement in visible light region.

Abstract:Ni-doped ZnO nanocrystals have been synthesized by a wet chemical reaction. The nanocrystals have been investigated carefully by high resolution transmission electron microscopy and all the particles are found to be the known wurtzite ZnO. X-ray photoelectron spectroscopy and Raman spectra results provide the evidence that Ni2+ is incorporated into the ZnO lattice at Zn2+ site. Magnetic property measurements reveal that the as-grown Zn1−xNixO nanocrystals exhibit room temperature ferromagnetic behaviors with saturation magnetization of 0.01emu∕g and Curie temperature above 340K for Ni concentration of ∼1% in atomic ratio.
Electrical and Optical Properties of Li-doped ZnO Nanorods

Abstract:Li-doped ZnO nanorods was grown on n-Si (111) substrate by chemical vapor deposition.XRD pattern showed that the nanorods are pure wurtzite ZnO of hexagonal crystal structure without any other oxide,such as Li2O.Hall effect experiment under Van der Pauw configuration showed that Li-doped ZnO nanorods behave the p-type conductivity with hole concentration of 6.72×1016 cm-3 and a Hall mobility of 2.46 cm2 ·V-1·s-1.A neutral acceptor-bound exciton emission (A°X) was confirmed by the measurements of temperature-dependent photoluminescence (PL) spectra.The optical acceptor energy level is calculated to be about 142 meV.
