Abstract:A hybrid solar cell model composed of a heterojunction cell and a photoelectrochemical (PEC) cell has been proposed and characterized. In the hybrid cell, a thin film of double-walled carbon nanotubes forms a heterojunction with the silicon nanowire (SiNW) array and also functions as the transparent counter electrode of the PEC cell. The cell performance can be readily tuned by controlling the SiNW density. Under AM 1.5G illumination, a power conversion efficiency of 1.29%, higher than those reported for SiNW array-based PEC cells, has been obtained.
Nanostructural Optimization Of Silicon/Pedot: Pss Hybrid Solar Cells For Performance Improvement

Abstract:In this paper, an inverted silicon (Si) nanopyramid (iSiNP) surface structure with low aspect ratio and remarkable antireflection is developed through sequential treatments of NaOH and HF/CH3COOH/HNO3 solutions to Si nanowire (SiNW)-textured Si wafers, which are prepared by traditional electroless chemical etching.The iSiNP/PEDOT: PSS hybrid solar cell is fabricated through conformally spin-coating poly(3.4-ethylene dioxythiophene): poly(styrenesulfonate) (PEDOT: PSS) onto the iSiNPs; it exhibits enhanced device performance owing to the improved junction and contact quality as compared to the SiNW/ PEDOT: PSS counterpart.A power conversion efficiency (PCE) of 9.6% mainly contributed from an increased fill factor (FF) of 0.61 and improved open circuit voltage (Voc) of 0.53 V is delivered by the iSiNP/PEDOT: PSS solar cell.As a comparison, the SiNW/PEDOT: PSS structure delivers a 7.1% PCE with a FF of 0.45 and Voc of 0.46 V.Considering the submicro-scale characteristic dimensions, iSiNPs are expected to be applicable to highly efficient thin film Si/PEDOT: PSS hybrid solar cells.

Abstract:In this paper, a new type of hybrid solar cell based on a heterojunction between poly(3,4-ethylenedioxythiophene):poly(styrenesulfonate) (PEDOT:PSS) and vertically aligned n-type GaAs nanowire (NW) arrays is investigated. The GaAs NW arrays are fabricated by directly performing the nano-etching of GaAs wafer with spun-on SiO(2) nanospheres as the etch mask through inductively coupled plasma reactive ion etching. The PEDOT:PSS adheres to the surface of the GaAs NW arrays to form a p-n junction. The morphology of GaAs NW arrays strongly influences the characteristics of the GaAs NW/PEDOT:PSS hybrid solar cells. The suppression of reflectance and the interpenetrating heterojunction interface of GaAs NW arrays offers great improvements in efficiency relative to a conventional planar cell. Compared to the planar GaAs/PEDOT:PSS cells, the power conversion efficiency under AM 1.5 global one sun illumination is improved from 0.29% to 5.8%.

Abstract:Hybrid inorganic/organic solar cells based on silicon nanocrystals (NCs) and conjugated polymers are optimized through tuning the surface termination of Si NCs and selecting a narrow bandgap conjugated polymer. Here freestanding Si NCs are blended with either P3HT or PTB7 in a solution phase. The resulting mixture is spin-cast to form a bulk hetrojunction structure, on which a hybrid solar cell is fabricated. It is found that by altering the surface termination of Si NCs from predominately chlorine termination to hydrogen termination the power conversion efficiency (PCE) of a hybrid solar cell is significantly improved. PTB7-based solar cells efficiently respond to a wider spectrum of sunlight than P3HT-based ones. This is due to the lower bandgap of PTB7 compared to P3HT (~1.8eV vs. ~2.0eV). Finally, PCE up to 2.2% has been achieved in solar cell fabricated by using hydrogen-terminated Si NCs and PTB7.

Abstract:The global demand for renewable energy sources has intensified the quest for innovative and inexpensive solar cell technologies. Employing thin crystalline silicon (c-Si) is of great interest in these advancements. Here, integration of organic poly(3,4-ethylenedioxythiophene):poly(styrenesulfonate) (PEDOT:PSS) and nanostructured thin-flexible Si wafer (~50 μm) is investigated to harness their synergies in fabricating mechanically flexible hybrid heterojunction solar cells (HHSCs). Flexible Si wafers are prepared through alkali etching followed by SiNW on single side of the thin wafers using single-step silver (Ag)-assisted chemical etching (Ag-ACE) process at room temperature. The SiNW incorporated flexible solar cells produced an impressive power conversion efficiency (PCE: 9.0%) even in the simple design owing to enhanced light absorption in broad spectral range. It is found that SiNW length and polymer layer thickness play critical role in defining the trade-off among the optoelectronic, junction and solar cell parameters. The SiNW of 170±20 nm length and PEDOT:PSS of 100±10 nm layer is the optimal combination for the best solar cell parameters. The enhanced light trapping and charge generation rate are also confirmed by finite-difference time-domain (FDTD) simulation. Detailed analysis of light trapping, junction properties, surface passivation, device performance parameters and their co-relation have been discussed. Our study demonstrates the SiNW-incorporated flexible and efficient PEDOT:PSS/n-Si HHSCs, which can lead to not only the advancement of low-cost photovoltaics but also offer potential for diverse applications, from portable electronics to wearable technology.

Abstract:A solution filling and drying method has been demonstrated to fabricate Si/PEDOT:PSS core/shell nanowire arrays for hybrid solar cells. The hybrid core/shell nanowire arrays show excellent broadband anti-reflection, and resulting hybrid solar cells absorb about 88% of AM 1.5G photons in the 300-1100 nm range. The power conversion efficiency (PCE) of the hybrid solar cell reaches 6.35%, and is primarily limited by direct and indirect interfacial recombination of charge carriers.

Abstract:A facile and low-cost one-step template-free approach is presented for the fabrication of tapered silicon nanowire (SiNW) arrays. A silver network catalyst is used to chemically etch silicon in a HF/H2O2 solution, where the solution is chosen to selectively dissolve the silver network during the etching process, resulting in the formation of tapered SiNWs. Notably, the filling ratio of the tapered SiNWs can be tuned simply by varying the pattern of the silver network. Surface reflection was strongly suppressed in the tapered SiNW arrays (only 400 nm in thickness), which were employed in SiNWs/poly(3,4-ethylenedioxy-thiophene): poly(styrenesulfonate) (PEDOT:PSS) heterojunction solar cells exhibiting a power conversion efficiency of 6.7%. The tapered SiNW arrays prepared by this one-step template-free method are expected to be efficient structures for a variety of photovoltaic devices.

Abstract:Recently, silicon single nanowire solar cells (SNSCs) serving as the sustainable self-power sources have been integrated into optoelectronic nanodevices under the driver of technology and economy. However, conventional SNSC cannot provide the minimum energy consumption for the operation of nanodevices due to its low power conversion efficiency (PCE). Here, we propose an innovative approach to combine the n -type silicon nanowires (SiNWs) with p -type poly(3,4-ethylthiophene):poly(styrenesulfonate) (PEDOT:PSS) to form the p + n heterojunction, which shows superior opto-electric performances. Besides, PEDOT:PSS also acts as a natural anti-reflection coating (ARC) with an excellent light-trapping capability, especially in the short-wavelength range. Importantly, the photovoltaic performances of Si/PEDOT:PSS SNSC can be well maintained even in large surface recombination velocity, due to the efficient field-effect passivation of PEDOT:PSS. The minority carrier concentration at outer surface of shallow p + n heterojunction is greatly reduced by the electric field, drastically suppressing the surface recombination compared to the conventional p-i-n homojunction SNSC. Furthermore, larger junction area of p + n heterojunction facilitates the separation of photo-generated charge carriers. These results demonstrate that the Si/PEDOT:PSS SNSC is a promising alternative for micro power application.

Abstract:The efficiency enhancement mechanism of the alkali-treated Si nanowire (SiNW) solar cells is discussed and analyzed in detail, which is important to control the useful photovoltaic process. All the results demonstrate that the photovoltaic performance enhancement of alkali-treated SiNW device steps from the formation of the good core-shell heterojunction, which consequently enhances the junction area, promotes fast separating and transporting of electron and hole pairs, and reduces the carrier surface combination. It also indicates that alkali treatment for SiNWs is a promising processing as an economical method for the formation of good core-shell SiNW/polymer heterojunction.

Abstract:Poly(3,4-ethylenedioxythiophene) (PEDOT):polystyrenesulfonate (PSS)/Si hybrid heterojunction solar cells (HHSCs) are fabricated by a solution based synthesis method which combines the advantages of PEDOT:PSS and the superior performance of crystalline silicon. The optimized PEDOT:PSS-2,3,5,6-tetrafluoro-7,7,8,8-tetracyanoquinodimethane (F4TCNQ) hole transport layer (HTL) was used to prepare organosilicon solar cells with a short-circuit current density (Jsc) of 33.33 mA/cm2 and a photoelectric conversion efficiency (eta) of 13.23%. The HTL films were found to have increased conductivity by the addition of an electron-accepting dopant (F4TCNQ), obtaining well-defined crystallinity and few defects. In addition, an one-step combination of F4TCNQ with a silane coupling agent (vinyltrimethoxysilane, VTMO) was used to improve the textured device, with a notable efficiency of 14.46% and a Jsc of 33.88 mA/cm2. Our study provides an alternative and easy way to establish organic-inorganic hybrid applications with excellent optoelectronic properties and to gain a deeper understanding of organic semiconductors.

Abstract:Hybrid Si/poly(3,4-ethylenedioxythiophene):poly(styrenesulfonate) (PEDOT:PSS) solar cells based on nanowire array structures with radial and axial junctions are prepared and investigated. Compared to axial junction cells, radial junction cells exhibit much higher external quantum efficiency for long wavelength light due to improved separation of photogenerated charge carriers, resulting in more than 10 times higher power conversion efficiency (PCE). By tuning the height of nanowire array for the hybrid radial junction cells and investigating the external quantum efficiency and open circuit voltage decay, we identify that inefficient carrier collection due to interfacial recombination is the major limiting factor for the hybrid radial junction cell performance. Abstract:Surface nanotexturing with excellent light-trapping property is expected to significantly increase the conversion efficiency of solar cells. However, limited by the serious surface recombination arising from the greatly enlarged surface area, the silicon (Si) nanotexturing-based solar cells cannot yet achieve satisfactory high efficiency, which is more prominent in organic/Si hybrid solar cells (HSCs) where a uniform polymer layer can rarely be conformably coated on nanotextured substrate. Here, the HSCs featuring advanced surface texture of periodic upright nanopyramid (UNP) arrays and hole-conductive conjugated polymers, poly(3,4-ethylenedioxythiophene):poly(styrenesulfonate) (PEDOT:PSS), are investigated. The tetramethylammonium hydroxide etching is used to smooth the surface morphologies of the Si-UNPs, leading to reduced surface defect states. The uniform Si-UNPs together with silane chemical-incorporated PEDOT:PSS solution enable the simultaneous realization of excellent broadband light absorption as well as enhanced electrical contact between the textured Si and the conducting polymer. The resulting PEDOT:PSS/Si HSCs textured with UNP arrays show a promising power conversion efficiency of 13.8%, significantly higher than 12.1% of the cells based on the-state-of-the-art surface texture with random pyramids. These results provide a viable route toward shape-controlled nanotexturing-based high-performance organic/Si HSCs.

Abstract:Periodic nanocone-nanopillar dual-structured arrays are wet chemical etched on 20 μm-thick crystalline silicon substrates by Pingqi Gao, Xiaofeng Li, Jichun Ye and co-workers in article number 1501793. This structure enables the realization of excellent light absorption properties and enhanced electrical contact with PEDOT:PSS. The final textured silicon/PEDOT:PSS thin film hybrid solar cell shows a power conversion efficiency of 12.2%.

Abstract:Poly(3,4-ethylenedioxythiophene):poly(styrenesulfonate) (PEDOT:PSS) is one of the most popular hole transport materials for replacing traditional high-temperature boron diffusion technology due to its low cost and easy preparation. However, pristine PEDOT:PSS has drawbacks, such as poor work function (WF) and poor film quality, which inhibit the improvement of cell efficiency. According to current research reports, a single dopant can improve only one of these two drawbacks. In this paper, we used Nafion to simultaneously improve the WF and wettability of PEDOT:PSS for preparing novel PEDOT:PSS/n-Si hybrid heterojunction solar cells with a tunnel-oxide passivated contact (TOPCon) back surface field structure, which we call PEDOT:PSS-Nafion (PPN)/n-Si hybrid heterojunction TOPCon solar cell. A cell efficiency of 11.08% was achieved after optimizing the ratio of PEDOT:PSS and Nafion. The three easily improved parameters, namely, series resistance (R S), reflectivity, and WF, were studied and optimized through simulation, achieving a cell efficiency of 20.66%. To reduce R S in the experiment, the Triton X-100-doped PEDOT:PSS film (PPTX) was introduced between the n-Si and PPN films to form highly conductive PPN/PPTX double hole transport layers, and the cell efficiency was increased from 11.08 to 13.7%. The experimental and simulated work presented a new thought and practical guidance for realizing low-cost, easy preparation, and high-efficiency silicon-based solar cells.

Substantial Improvement of Short Wavelength Response in n-SiNW/PEDOT:PSS Solar Cell

Abstract:We report herein on the effects of silicon nanowire with different morphology on the device performance of n-SiNW/PEDOT:PSS hybrid solar cells. The power conversion efficiency (PCE) and external quantum efficiency (EQE) of the SiNW/PEDOT:PSS hybrid solar cells can be optimized by varying the length of the silicon nanowires. The optimal length of silicon nanowires is 0.23 μm, and the hybrid solar cell with the optimal length has the V oc of 569 mV, J sc of 30.1 mA/cm 2 , and PCE of 9.3 %. We fabricated more isolated silicon nanowires with the diluted etching solution. And the J sc of the hybrid solar cell with more isolated nanowires has a significant enhancement, from 30.1 to 33.2 mA/cm 2 . The remarkable EQE in the wavelength region of 300 and 600 nm was also obtained, which are in excess of 80 %. Our work provides a simple method to substantially improve the EQE of hybrid solar cell in the short wavelength region.
Morphology-Tunable Assembly of Periodically Aligned Si Nanowire and Radial Pn Junction Arrays for Solar Cell Applications

Abstract:Large-area periodically aligned Si nanowire (PASiNW) arrays have been fabricated on Si substrates via a templated catalytic chemical etching process. The diameter, length, packing density, and even the shape of Si nanowires (SiNWs) could be precisely controlled and tuned. A local coupling redox mechanism involving the reduction of H2O2 on silver particles and the dissolution of Si is responsible for formation of SiNWs. With the as-prepared SiNWs as templates, three kinds of PASiNW radial pn junction structures were fabricated on Si substrates via a solid-state phosphorous diffusion strategy and their applications in solar cells were also explored. The PASiNW radial pn junction-based solar cell with big diameter and interspace shows the highest power conversion efficiency (PCE) of 4.10% among the three kinds of devices. Further optimization, including surface passivation and electrode contact, is still needed for the higher efficiency PASiNW radial pn junction-based solar cells in the future.

Abstract:AbstractThe emerging energy crisis has focused significant worldwide attention on solar cells. Although crystalline silicon solar cells are currently widely used, their high cost limits the development of solar power generation. Consequently, hybrid solar cells are becoming increasingly important, especially organic‐Si hybrid solar cells (HSCs). Organic‐Si HSCs combine a mature technology and high efficiency with the low‐temperature manufacturing process and tunable optoelectronic properties of organic solar cells. The organic material can be P3HT, carbon nanotubes, graphene, and PEDOT:PSS. Here we review the performance of PEDOT:PSS/Si HSCs and methods for improving their efficiency, such as PEDOT:PSS modification, optimization of the trapping effect, passivation of the silicon surface, addition of an interface layer, improvement of a back contact, and optimization of the metal top electrode. This Review should help fill the gap in this area and provide perspectives for the future development of the PEDOT:PSS/Si HSCs.

By optimizing the content of Au@MoS 2 , the photoelectric conversion efficiency (PCE) is significantly improved from pristine 11.48% to 13.40% due to increased open circuit voltage (V OC ) and fill factor (FF). The analysis results of the Mott-Schottky model confirmed that the built-in field of hybrid solar cells was significantly enhanced. The increased work function of PEDOT:PSS thin films induce an enhanced built-in field in the Si/PEDOT:PSS interface, which enhances the electronâ€“hole separation and reduces recombination loss.

Abstract:Silicon/poly(3,4-ethylenedioxythiophene):poly(styrenesulfonate) (PEDOT:PSS) heterojunction solar cells with 16.2% efficiency and excellent stability are fabricated on pyramid-textured silicon substrates by applying a water-insoluble ester as capping layer. This shows that a conformal coating of PEDOT:PSS on textured silicon can greatly improve the junction quality with the main stability failure routes related to the moisture-induced poly(3,4-ethylenedioxythiophene) aggregations and the tunneling silicon oxide autothickening.
