Abstract:Phase change materials are widely used for date storage. The most widespread and important applications are rewritable optical disc and Phase Change Random Access Memory (PCRAM), which utilizes the light and electric induced phase change respectively. For decades, miniaturization has been the major driving force to increase the density. Now the working unit area of the current data storage media is in the order of nano-scale. On the nano-scale, extreme dimensional and nano-structural constraints and the large proportion of interfaces will cause the deviation of the phase change behavior from that of bulk. Hence an in-depth understanding of nanophase change and the related issues has become more and more important. Nanophase change can be defined as: phase change at the scale within nano range of 100 nm, which is size-dependent, interface-dominated and surrounding materials related. Nanophase change can be classified into two groups, thin film related and structure related. Film thickness and clapping materials are key factors for thin film type, while structure shape, size and surrounding materials are critical parameters for structure type. In this paper, the recent development of nanophase change is reviewed, including crystallization of small element at nano size, thickness dependence of crystallization, effect of clapping layer on the phase change of phase change thin film and so on. The applications of nanophase change technology on data storage is introduced, including optical recording such as super lattice like optical disc, initialization free disc, near field, super-RENS, dual layer, multi level, probe storage, and PCRAM including, superlattice-like structure, side edge structure, and line type structure. Future key research issues of nanophase change are also discussed.

Abstract:Phase-change materials (PCMs) that can reversibly transit between crystalline and amorphous phases have been widely used for data-storage and other functional devices. As PCMs scale down to nanoscale, the properties and transition procedures can vary, bringing both challenges and opportunities in scalability. This article describes the physical structures, properties and applications of nanoscale phase-change materials and devices. The limitations and performance of scaling properties in phase-change materials and the recent progress and challenges in phase-change devices are presented. At the end, some emerging applications related to phase-change materials are also introduced.

Abstract:Microencapsulated phase change material(MPCM) were prepared by using solid paraffin as core and melamine-urea-formaldehyde condensation resin as shell through in-situ polymerization.Problems such as low thermal conductivity and hydrophilicity were studied.The thermal conductivity of core and surface performance were modified by using graphite and nano-SiO2.The surface morphology,structure,thermal properties were measured and characterized by optical microscopy(OM),infrared spectroscopy(FTIR),differential scanning calorimetry(DSC),thermal gravimetric analysis(TGA).The results showed that:thermal storage can maintain original characteristics of phase change enthalpy 47.5J / g after paraffin microencapsulated.The mean diameter of microcapsule was 45μm with rough surface.Encapsulation efficiency of paraffin was up to 80%.After nano-SiO2 modification,hydrophilicity,thermal properties and mechanical strength have been enhanced and thermal conductivity have been increased after graphite modified.

Abstract:Understanding of the phase change in nano-scale, or so-called nano-phase change, and its related issues are important for its applications on both optical recording and Phase Change Random Access Memory (PCRAM). Nano-phase change can be classified into thickness-dependent and structure dependent types. For PCRAM device performance, the film thickness-dependent thermal profile and materials' properties are the two important factors. In this work, the thickness dependence of nano-phase change for chalcogenide materials was studied by both simulation and experiments. A thermal model was built up to simulate the film thickness-dependent thermal profiles and its corresponding effects of line type PCRAM. The simulation results showed that the temperature profile, heating rate and cooling rate are strongly dependent on the thickness of phase change materials. Experiments had been conducted to investigate the thickness dependence of crystallization temperature for both nucleation-dominated and growth-dominated phase change material. It was found that the crystallization temperatures are function of the thickness for the both materials. Higher crystallization temperatures were obtained for thinner phase change films. The influence of above factors on the performance of PCRAM devices is discussed.

Abstract:To meet the requirement of big data era and neuromorphic computations, nonvolatile memory with fast speed, high density, and low power consumption is urgently needed. As an emerging technology, phase‐change memory is a promising candidate to solve this problem. However, the drawback of the high power consumption hinders their applications. Most recently, a new phase‐change material of [(GeTe) x /(Sb 2 Te 3 ) y ] n superlattice attracts intensive attentions owing to its ultralow power consumption comparing with conventional phase‐change memory devices. Many studies on this new material have been reported. However, there still lacks a comprehensive and unified understanding of its atomic picture and working mechanism. This article at first summarizes the broad applications for phase‐change materials. Then, the major progresses of phase‐change superlattices to understand the microscopic structure and working principles for data storage are discussed. Strategies on material optimizations to further enhance device performances are proposed. Finally, an outlook on new applications with these advanced superlattice materials is suggested.

Abstract:We have explored a different method to increase the phase switching speed for the nanocell of the non-volatile phase change random memories. The correlation between the nanocell size and the switching speed has been investigated theoretically, and the ultrafast phase switching has been demonstrated experimentally. The ultrafast switching mechanisms are discussed which are due to the contribution of free carriers and defects at the material interface when the cell dimension is sufficiently small. The nanoscaling effects of the phase change materials not only reduce the programming power, but also provide a new approach to enhance switching speed, which is highly essential for the realization of universal memory devices. Abstract:The market launch of Intel's 3D XPoint™ proves phase change technology has grown mature. Besides storing information in a fast and non-volatile way, phase change memories (PCMs) may facilitate neuromorphic and in-memory computing. In order to establish PCM as a lasting element of the electronics ecosystem, scalability to future technology nodes needs to be assured. Continued miniaturization of PCM devices is not only prescribed in order to achieve memories with higher data density and neuromorphic hardware capable of processing larger amounts of information. Smaller PCM elements are also incentivized by the prospect of increased power efficiency per operation as less material needs to be heated up for switching. For this reason, a good understanding of the effects of confinement on phase change materials is crucial. Here we describe how miniaturization increases the importance of interface effects and we show how in consequence the crystallization kinetics of phase change materials, when confined into nanometer sized structures, can change significantly. Based on this analysis, the implications of such nanoscale effects are discussed and possible ways of exploiting them proposed.

Abstract:Phase-change memory (PCM), recently developed as the storage-class memory in a computer system, is a new non-volatile memory technology. In addition, the applications of PCM in a non-von Neumann computing, such as neuromorphic computing and in-memory computing, are being investigated. Although PCM-based devices have been extensively studied, several concerns regarding the electrical, thermal, and structural dynamics of phase-change devices remain. In this article, aiming at PCM devices, a comprehensive review of PCM materials is provided, including the primary PCM device mechanics that underpin read and write operations, physics-based modeling initiatives and experimental characterization of the many features examined in nanoscale PCM devices. Finally, this review will propose a prognosis on a few unsolved challenges and highlight research areas of further investigation. Abstract:Phase change memory has been developed into a mature technology capable of storing information in a fast and non-volatile way, with potential for neuromorphic computing applications. However, its future impact in electronics depends crucially on how the materials at the core of this technology adapt to the requirements arising from continued scaling towards higher device densities. A common strategy to finetune the properties of phase change memory materials, reaching reasonable thermal stability in optical data storage, relies on mixing precise amounts of different dopants, resulting often in quaternary or even more complicated compounds. Here we show how the simplest material imaginable, a single element (in this case, antimony), can become a valid alternative when confined in extremely small volumes. This compositional simplification eliminates problems related to unwanted deviations from the optimized stoichiometry in the switching volume, which become increasingly pressing when devices are aggressively miniaturized. Removing compositional optimization issues may allow one to capitalize on nanosize effects in information storage.

Abstract:Phase change materials have been widely applied in optical data storage technique to produce rewritable versions of compact disks and digital versatile disks random access memory and are still promising for higher capacity optical data storage. In optical data storage system, laser irradiation is used to write and read information in phase change film. The original phase state of phase change film without annealing is amorphous state. After laser irradiation, the laser energy transferred to phase change film increases temperature to create crystalline features. To study the effects of laser wavelength and fluence on feature fabrication, different kinds of laser systems are used to irradiate non-annealing phase change film to fabricate crystalline features in micro/nano-sizes. Electrical force microscopy and near-field scanning optical microscopy are used to characterize the electrical and optical properties of phase change film, respectively. Two kinds of phase change film, Ge1Sb2Te4 and Sb2Te3, are used. Alkaline solution has the ability to etch the amorphous and crystalline states of phase change film selectively. The phase change film patterned by laser irradiation is etched by alkaline solution to fabricate two- and three-dimensional structures. The etching selectivity and rate of alkaline solution for the two phase change films are studied. It provides a novel approach to fabricate new functional micro/nano devices by combining further etching or deposition techniques.

Abstract:Artificial intelligence and other data-intensive applications have escalated the demand for data storage and processing. New computing devices, such as phase-change random access memory (PCRAM)-based neuro-inspired devices, are promising options for breaking the von Neumann barrier by unifying storage with computing in memory cells. However, current PCRAM devices have considerable noise and drift in electrical resistance that erodes the precision and consistency of these devices. We designed a phase-change heterostructure (PCH) that consists of alternately stacked phase-change and confinement nanolayers to suppress the noise and drift, allowing reliable iterative RESET and cumulative SET operations for high-performance neuro-inspired computing. Our PCH architecture is amenable to industrial production as an intrinsic materials solution, without complex manufacturing procedure or much increased fabrication cost.

Abstract:By means of Monte Carlo simulations on a kinetic model, we demonstrate that the efficiency of a photoinduced phase change can in general be enhanced drastically by using a superstructure of an appropriate combination of two components. This is due to the accelerated nucleation of converted domains in the structural blocks relatively close to local instability. The present mechanism provides a general guideline on the design of photocontrollable materials with potential applications for memory and storage devices.

Abstract:We systematically investigated the thermal energy storage properties and host-guest interactions in a phase change composite based on octadecanol/carbon aerogels. Due to the nanoconfinement effect induced by the carbon aerogels, the loaded active materials show distinct phase transition behaviour to the free octadecanol, in which the solid-to-solid and solid-to-liquid phase change processes occurred at a lower temperature and the interval between these two processes became larger.

Abstract:Abstract Data-centric applications are pushing the limits of energy-efficiency in today’s computing systems, including those based on phase-change memory (PCM). This technology must achieve low-power and stable operation at nanoscale dimensions to succeed in high-density memory arrays. Here we use a novel combination of phase-change material superlattices and nanocomposites (based on Ge 4 Sb 6 Te 7 ), to achieve record-low power density ≈ 5 MW/cm 2 and ≈ 0.7 V switching voltage (compatible with modern logic processors) in PCM devices with the smallest dimensions to date (≈ 40 nm) for a superlattice technology on a CMOS-compatible substrate. These devices also simultaneously exhibit low resistance drift with 8 resistance states, good endurance (≈ 2 × 10 8 cycles), and fast switching (≈ 40 ns). The efficient switching is enabled by strong heat confinement within the superlattice materials and the nanoscale device dimensions. The microstructural properties of the Ge 4 Sb 6 Te 7 nanocomposite and its high crystallization temperature ensure the fast-switching speed and stability in our superlattice PCM devices. These results re-establish PCM technology as one of the frontrunners for energy-efficient data storage and computing.

Abstract:Energy considerations in the twenty-first century have brought significant attention to developing high-performance materials. Nanostructured materials have emerged as a promising approach for achieving enhanced performance, particularly in the thermal energy storage (TES) field. Phase change materials (PCMs) have gained considerable prominence in TES due to their high thermal storage capacity and nearly constant phase transition temperature. Their potential to expand the application of renewable energy sources, such as solar energy harvesting, has attracted significant interest from researchers. To further enhance the thermophysical properties of PCMs, the incorporation of nanoparticles has resulted in the development of nano-enhanced phase change materials (NEPCMs). This comprehensive review paper discusses the latest advancements in NEPCMs since 2020, focusing on their impact on the thermal characteristics of base PCMs, practical applications, and the challenges encountered in this emerging field. Detailed discussions and comparisons were conducted to identify nanoparticles influencing key thermophysical properties, including phase change temperature, supercooling degree, latent heat capacity, thermal conductivity, melting rate, thermal stability, and reliability. An extensive literature survey was conducted to explore the utilization of these NEPCMs in solar energy harvesting, thermal management of electronics, construction, and waste heat recovery. Furthermore, an economic analysis assessed the feasibility of employing nanoparticles in producing NEPCMs. The findings reveal a significant emphasis among researchers on improving the thermophysical properties of NEPCMs. However, more comprehensive research is needed to address these materials' economic, environmental, and ecological aspects, ensuring their cost-effectiveness and safety in future applications. Therefore, a holistic approach encompassing economic, environmental, and ecological analyses is essential for adopting NEPCMs widely in various domains.

Abstract:Phase-changing materials are nowadays getting global attention on account of their ability to store excess energy. Solar thermal energy can be stored in phase changing material (PCM) in the forms of latent and sensible heat. The stored energy can be suitably utilized for other applications such as space heating and cooling, water heating, and further industrial processing where low-temperature heat energy is required. The presented work attempts to evaluate past, present, and future trends in the development of energy storage materials and their encapsulation techniques for efficient utilization of the available energy. Hybrid PCM with nanoparticles has excellent potential to tailor thermo-physical properties and uplift the efficiency of energy storage systems. Synergistic use of PCM with nanomicromaterial can further improve the capacity of energy storage system along with the charging and discharging efficiencies of the system. Impacts of the size of particle, concentration ratio, and shape of particle have been studied to assess their effectiveness in enhancing storage efficiency of the systems. Waste heat recovered and stored in energy storage materials can undoubtedly improve the total energy availability of the source, thus enhancing the exergy efficiency with simultaneous reduction in the entropy generation rate. Core-shell nanoparticles can further improve the optical absorptance spectra towards an infrared region of thermal energy. Paraffin wax-based NEPCMs with graphene nanoplatelets achieve 2.14 W/(m·K) thermal conductivity, enabling faster and more efficient heat transmission and lowering charging and discharging times for thermal storage devices.

Abstract:With the development of information, the density and capacity of information storage devices are required to be higher, and the smallest information bit size will be reduced to below the 100nm accordingly. For the optical data storage and random access memory, the smallest bit size is mainly determined by the optical diffraction limit, which leads to some difficulties to get nanometric information bit by traditional far-field optics method. In order to realize the nano-data storage, one must break the optical diffraction barrier. In this report, we look back the develop story of optical storage, and give novel near-field optics methods for realizing the nano-data storage and nanolithography. ©2010 IEEE.

Abstract:Owing to incessant proliferation of challenges pertaining to energy storage systems to attain optimum design and efficient performance, massive research is underway on the development of optimal storage medium (used to overcome the low thermal storage capacity of most of the thermal transport fluids). Phase change materials (PCMs) are of the high energy storage capacity and extensively used in various applications for thermal energy storage purposes. However, the poor thermal conductivity of PCMs limits their potential in different applications. Substantial research is being conducted on the dispersion of thermally conductive nanoparticles to tackle the low thermal conductivity of PCMs. This article reviews the recent numerical and experimental studies on the nano-enhanced PCMs (nano-PCMs) to analyse the effects of nanofillers on the thermophysical properties (latent heat and thermal conductivity) of the nano-PCMs. Comprehensive details of stability enhancement techniques such as dispersant addition, sonication, and surface treatment as well as concomitant challenges along with stability measurement techniques have also been presented in this paper. Furthermore, various applications, preparation, and characterization methods of nano-PCMs are also discussed. Lastly, this review article suggests the potential research directions of nano-enhanced PCMs for the storage of thermal energy.

Abstract:The quest for universal memory is driving the rapid development of memories with superior all-round capabilities in non-volatility, high speed, high endurance and low power. Phase-change materials are highly promising in this respect. However, their contradictory speed and stability properties present a key challenge towards this ambition. We reveal that as the device size decreases, the phase-change mechanism changes from the material inherent crystallization mechanism (either nucleation- or growth-dominated), to the hetero-crystallization mechanism, which resulted in a significant increase in PCRAM speeds. Reducing the grain size can further increase the speed of phase-change. Such grain size effect on speed becomes increasingly significant at smaller device sizes. Together with the nano-thermal and electrical effects, fast phase-change, good stability and high endurance can be achieved. These findings lead to a feasible solution to achieve a universal memory.
