Abstract:We demonstrate single mode lasing in coupled CdSe nanowires. By coupling two 420 nm diameter CdSe nanowires to form an X-structure cavity, single-mode lasing emission around 734.3 nm is obtained with line width of 0.11 nm and lasing threshold of about 120 μJ/cm2. Mode selection in the lasing nanowire is realized via Vernier effect in the coupled cavities. Our results suggest a simple approach to single-mode nanowire lasers.

Abstract:As typical one-dimensional nanostructures, photonic nanowires (e.g., semiconductor nanowires, glass nanowires, polymer nanowires and metallic nanowires) offer unique properties for manipulating light on nanoscale with tight optical confinement, strong near-field interaction, field enhancement and abnormal dispersion[1], which opens new opportunities for exploring light-matter interaction on the nanoscale, as well as for intriguing nanoscale photonic circuits and devices that is superior to their conventional counterparts. This talk introduces our recent work on the generation (e.g., nanowire light emission[2,3] and lasing[4,5]), wavelength conversion (e.g., second-harmonic and supercontinuum generation in single nanowires[6,7]), propagation (e.g., nanowire waveguides[8]), modulation (e.g., single nanowire ultrafast optical modulators[9]) and detection (e.g., single nanowire photodetector [10] and sensors [11,12]) of light with single nanowires.

Abstract:Designing lasing wavelengths and modes is essential to the practical applications of nanowire (NW) lasers. Here, according to the localized photoluminescence spectra, we first demonstrate the ability to define lasing wavelengths over a wide range (up to 119 nm) based on an individual bandgap-graded CdSSe NW by forward cutting the NW from CdSe to CdS end. Furthermore, free spectral range (FSR) and modes of the obtained lasers could be controlled by backward cutting the NW from CdS to CdSe end step-by-step. Interestingly, single-mode NW laser with predefined lasing wavelength is realized in short NWs because of the strong mode competition and increase in FSR. Finally, the gain properties of the bandgap-graded NWs are investigated. The combination of wavelength and mode selectivity in NW lasers may provide a new platform for the next generation of integrated optoelectronic devices.

Abstract:Compact wavelength-sensitive optical components are desirable for optical information processing and communication in photonic integrated system. In this work, optical waveguiding along single composition-graded CdS(x)Se(1-x) nanowires were systematically investigated. Under a focused laser excitation, the excited light can be guided passively along the bandgap-increased direction of the nanowire, keeping the photonic energy of the guided light almost unchanged during the whole propagation. In comparison, the excited light is guided actively through incessantly repeated band-to-band reabsorption and re-emitting processes along the bandgap-decreased direction, resulting in a gradual wavelength conversion during propagation. On the basis of this wavelength-converted waveguiding, a concept of nanoscale wavelength splitter is demonstrated by assembling a graded nanowire with several composition-uniform nanowires into branched nanowire structure. Our study indicates that composition-graded semiconductor nanowires would open new exciting opportunities in developing new wavelength-sensitive optical components for integrated nanophotonic devices.

Abstract:Multicolor lasing and dynamic color-tuning in a wide spectrum range are challenging to realize but critically important in many areas of technology and daily life, such as general lighting, display, multicolor detection, and multiband communication. By exploring nanoscale growth and manipulation, we have demonstrated the first active dynamical color control of multicolor lasing, continuously tunable between red and green colors separated by 107 nm in wavelength. This is achieved in a purposely engineered single CdSSe alloy nanowire with composition varied along the wire axis. By looping the wide-gap end of the alloy nanowire through nanoscale manipulation, two largely independent (only weakly coupled) laser cavities are formed respectively for the green and red color modes. Our approach simultaneously overcomes the two fundamental challenges for multicolor lasing in material growth and cavity design. Such multicolor lasing and continuous color tuning in a wide spectral range represents a new paradigm shift and would eventually enable color-by-design and white-color lasers for lighting, illumination, and many other applications.

Abstract:We report the first observation of supercontinuum (SC) generation in single semiconductor nanoribbons (NRs). By launching a continuous wave (CW) 532-nm pump light along a 200-μm-length CdS NR for waveguiding excitation, SC generation is realized with a threshold down to sub-milliwatt level, which is ~3 orders lower compared with previous CW-pumped SC generated in glass fibers. The low threshold is benefitted from the favorable material properties and waveguide geometries including high Raman gains, strong light confinement, more optical guided modes and phonon modes. Our work paves the way to low-threshold nanoscale SC sources and may find widespread applications ranging from spectroscopic analysis and biological imaging to material research.

Abstract:We demonstrate single-mode laser emission in single nanowires. By folding a 200 nm diameter CdSe nanowire to form loop mirrors, single-mode laser emission around 738 nm wavelength is obtained with line width of 0.12 nm and low threshold. The mode selection is realized by the vernier effect of coupled cavities in the folded nanowire. In addition, the loop structure makes it possible to tune the nanowire cavity, opening an opportunity to realize a tunable single-mode nanowire laser.

Abstract:We report broad spectral response in composition-graded CdSSe single nanowires (NWs) via waveguiding excitation. The excitation light is coupled to CdSSe single nanowires via silica fiber tapers. The guided photons in the nanowire with energies ranging from 1.74 to 2.44 eV can be efficiently captured at different sites along the NW length. Compared to single-composition nanowires, the composition-graded CdSSe nanowires exhibit much broader spectral response range, while retaining the detection limit down to sub-pW level. Utilizing the photoconductive quenching effect, the spectral range can be further extended beyond 1.5 μm with detection limit down to sub-nW level at room temperature.

Abstract:As an idealized light source, semiconductor nanowire (NW) lasers have been extensively studied due to its potential applications in many fields such as optoelectronics, nanophononics, optical communication, signal processing, and displays. In this letter, we proposed a novel approach to realize a single-mode nanolaser by forming an Fabry-Perot whispering gallery mode (FP-WGM) hybrid nanocavity between two cross-contact CdS NWs, i.e. x and y-NW. In our method, x-NW supports the regular FP oscillation in the axis direction while the cross section of y-NW provides a ultrasmall WGM nanocavity with a higher Q-factor and mode election which confirms the specific single mode can be excited. Experimentally, single-mode lasing emission centered at 517 nm was obtained with full width at half maximum of 0.08 nm and lasing threshold of similar to 50 kW cm-2. The suggested designing skills projected a general strategy for lasing mode regulation and single-mode realization. The single-mode low-threshold lasing strategy in coupled NWs may open a new avenue for practical applications of NW lasers and further trigger other photonic devices at a visible range.

Abstract:As an ideal miniaturized light source, wavelength-tunable nanolasers capable of emitting a wide spectrum stimulate intense interests for on-chip optoelectronics, optical communications, and spectroscopy. However, realization of such devices remains a major challenge because of extreme difficulties in achieving continuously reversibly tunable gain media and high quality (Q)-factor resonators on the nanoscale simultaneously. Here, exploiting single bandgap-graded CdSSe NWs and a Fabry-Pérot/whispering-gallery-mode (FP-WGM) coupling cavity, a free-standing fiber-integrated reversibly wavelength-tunable nanolaser covering a 42-nm wide spectrum at room temperature with high stability and reproducibility is demonstrated. In addition, a 1.13-nm tuning spectral resolution is realized. The substrate-free device design enables integration in optical fiber communications and information. With reversible and wide, continuous tunability of emission color and precise control per step, our work demonstrates a general approach to nanocavity coupling affording high Q-factors, enabling an ideal miniaturized module for a broad range of applications in optics and optoelectronics, with optical fiber integration.

Abstract:We develop single-photon detectors comprising single-mode fiber-coupled superconducting nanowires, with high system detection efficiencies at a wavelength of 940 nm. The detector comprises a 6.5-nm-thick, 110-nm-wide NbN nanowire meander fabricated onto a Si substrate with a distributed Bragg reflector for enhancing the optical absorptance. We demonstrate that, via the design of a low filling factor (1/3) and active area ({\Phi} = 10 {\mu}m), the system reaches a detection efficiency of ~60% with a dark count rate of 10 Hz, a recovery time <12 ns, and a timing jitter of ~50 ps.

Abstract:We demonstrated a substrate-moving vapor-liquid-solid (VLS) route for growing composition gradient ZnCdSSe alloy nanowires. Relying on temperature-selected composition deposition along their lengths, single tricolor ZnCdSSe alloy nanowires with engineerable band gap covering the entire visible range were obtained. The photometric property of these tricolor nanowires, which was determined by blue-, green-, and red-color emission intensities, can be in turn controlled by their corresponding emission lengths. More particularly, under carefully selected growth conditions, on-nanowire white light emission has been achieved. Band-gap-engineered semiconductor alloy nanowires demonstrated here may find applications in broad band light absorption and emission devices.

Abstract:We demonstrate broadband optical quenching of photoconductivity in CdSe single nanowires with low excitation power. Using 1550-nm-wavelength light with 10-nW power for waveguiding excitation, we observe a typical responsivity of 0.5 A/W for quenching the photoconductivity established by 10-mu W 660-nm-wavelength background light in a 403-nm-diameter CdSe nanowire, with detectable limit of the quenching power down to pW level at room temperature, which is several orders of magnitude lower than those reported previously. This large quenching effect originates from the enhanced light-defect interaction in the nanowires via waveguiding excitation. These results open new opportunities for noninvasive characterization of deep-level defect states in low-dimensional semiconductor nanomaterials, and novel optoelectronic applications of semiconductor nanowires such as high-sensitive broadband photodetection. Abstract:We measure the transmission of near-infrared ps pulses through single CdTe nanowires. Benefitting from the strong light confinement and large effective nonlinearity of these nanowires, a significant spectral broadening of similar to 5 nm and nonlinear phase shift of a few pi due to self-phase modulation (SPM) is observed experimentally at coupled peak power of a dozen W with a propagating length down to several hundred grns. A nonlinear-index coefficient (n(2)) as high as (9.5 +/- 1.4) x 10(-17) m(2)/W at 1550 nm is extracted from transmission spectra, corresponding to a nonlinear parameter (gamma) of similar to 1050 W-1 m(-1). The simulations indicate a spectral broadening more than 1.5 gm in single nanowire when pumped by fs pulses in anomalous dispersion regime. The obtained results suggest that, CdTe nanowire is promising in developing ultracompact nonlinear optical devices for microphotonic circuits. Abstract:Nanowire lasers hold great potential as nanoscale coherent light sources. The rapid wavelength tuning of such light sources is one of the most important parameters for practical applications. Although significant efforts have been made in the past decades, the fast and reversible lasing wavelength tuning in nanowires or structures alike remains a challenge. Here, by incorporating temperature-dependent Varshni shift of the bandgap with ultralow thermal inertia of a free-standing cadmium sulfide (CdS) nanowire, a fast lasing wavelength tuning in single nanowires with excellent reversibility is demonstrated. Above room temperature, a Varshni shift rate (approximate to 0.16 nm K-1) twice larger than that at low temperature (approximate to 0.085 nm K-1) is observed, and the nanowire lasing peak is tuned from 514 to 549 nm with step down to 0.075 nm K-1. Using a beam of CO2 laser pulses to instantaneously modulate the temperature of a free-standing lasing nanowire, a reversible wavelength tuning at a rate of approximate to 48 000 nm s(-1), which is about three orders of magnitude faster than that reported previously is achieved. The results herein suggest a very promising route to fast wavelength tuning in lasing nanowires or other nanostructures, which may lead to fast tunable nanolasers for a variety of nanophotonic applications.
Broadband Mid-Infrared Supercontinuum Generation in Dispersion-Engineered As2S3-silica Nanospike Waveguides Pumped by 2.8 Μm Femtosecond Laser

Abstract:Broadband mid-infrared (IR) supercontinuum laser sources are essential for spectroscopy in the molecular fingerprint region. Here, we report generation of octave-spanning and coherent mid-IR supercontinua in As 2 S 3 -silica nanospike hybrid waveguides pumped by a custom-built 2.8 μm femtosecond fiber laser. The waveguides are formed by pressure-assisted melt-filling of molten As 2 S 3 into silica capillaries, allowing the dispersion and nonlinearity to be precisely tailored. Continuous coherent spectra spanning from 1.1 μm to 4.8 μm (30 dB level) are observed when the waveguide is designed so that 2.8 μm lies in the anomalous dispersion regime. Moreover, linearly tapered millimeter-scale As 2 S 3 -silica waveguides are fabricated and investigated for the first time, to the best of our knowledge, showing much broader supercontinua than uniform waveguides, with improved spectral coherence. The waveguides are demonstrated to be long-term stable and water-resistant due to the shielding of the As 2 S 3 by the fused silica sheath. They offer an alternative route to generating broadband mid-IR supercontinua, with applications in frequency metrology and molecular spectroscopy, especially in humid and aqueous environments.

Abstract:Semiconductor nanowire lasers can produce guided coherent light emission with miniaturized geometry, bringing about new possibility for a variety of applications including nanophotonic circuits, optical sensing, and on-chip and chip-to-chip optical communications. Here, we report on the realization of single-mode room-temperature lasing from 890 nm to 990 nm utilizing a novel design of single nanowires with GaAsSb-based multiple superlattices as gain medium under optical pumping. The wavelength tunability with comprehensively enhanced lasing performance is shown to result from the unique nanowire structure with efficient gain materials, which delivers a lasing quality factor as high as 1250, a reduced lasing threshold ~ 6 kW cm-2 and a high characteristic temperature ~ 129 K. These results present a major advancement for the design and synthesis of nanowire laser structures, which can pave the way towards future nanoscale integrated optoelectronic systems with stunning performance.
