Abstract:Multicolor lasing and dynamic color-tuning in a wide spectrum range are challenging to realize but critically important in many areas of technology and daily life, such as general lighting, display, multicolor detection, and multiband communication. By exploring nanoscale growth and manipulation, we have demonstrated the first active dynamical color control of multicolor lasing, continuously tunable between red and green colors separated by 107 nm in wavelength. This is achieved in a purposely engineered single CdSSe alloy nanowire with composition varied along the wire axis. By looping the wide-gap end of the alloy nanowire through nanoscale manipulation, two largely independent (only weakly coupled) laser cavities are formed respectively for the green and red color modes. Our approach simultaneously overcomes the two fundamental challenges for multicolor lasing in material growth and cavity design. Such multicolor lasing and continuous color tuning in a wide spectral range represents a new paradigm shift and would eventually enable color-by-design and white-color lasers for lighting, illumination, and many other applications.

Abstract:Designing lasing wavelengths and modes is essential to the practical applications of nanowire (NW) lasers. Here, according to the localized photoluminescence spectra, we first demonstrate the ability to define lasing wavelengths over a wide range (up to 119 nm) based on an individual bandgap-graded CdSSe NW by forward cutting the NW from CdSe to CdS end. Furthermore, free spectral range (FSR) and modes of the obtained lasers could be controlled by backward cutting the NW from CdS to CdSe end step-by-step. Interestingly, single-mode NW laser with predefined lasing wavelength is realized in short NWs because of the strong mode competition and increase in FSR. Finally, the gain properties of the bandgap-graded NWs are investigated. The combination of wavelength and mode selectivity in NW lasers may provide a new platform for the next generation of integrated optoelectronic devices.

Abstract:We demonstrate single mode lasing in coupled CdSe nanowires. By coupling two 420 nm diameter CdSe nanowires to form an X-structure cavity, single-mode lasing emission around 734.3 nm is obtained with line width of 0.11 nm and lasing threshold of about 120 μJ/cm2. Mode selection in the lasing nanowire is realized via Vernier effect in the coupled cavities. Our results suggest a simple approach to single-mode nanowire lasers.

Abstract:Wavelength tunability of lasers is one of the most important parameters for achieving practical applications such as optical communication, environmental monitoring, and spectroscopy analysis. A wide-wavelength tunable laser is demonstrated on a single non-doped CdSe nanowire (NW) without changing pumping intensity and position, but by simply gradually cutting the NW shorter instead. The corresponding mechanism for the large wavelength shifts is determined as the absorption-emission-absorption (AEA) process in polar CdSe NWs.

Abstract:Semiconductor nanocables are good candidates for developing robust and environmental stable nanolasers. In this work, high-quality CdSe/SiO(2) nanocables were synthesized by the facile chemical vapor deposition method. The as-synthesized nanocables were characterized by scanning electron microscopy, high-resolution transmission electron microscopy, and energy-dispersive X-ray spectroscopy. The results confirm that the cores in the nanocables are single crystalline hexagonal CdSe nanowires (NWs) with the growth direction of [0001], and the shells are amorphous SiO(2). Room-temperature lasing properties of single nanocables were reported for the first time by fabricating the nanocables into Fabry-Pérot cavities. The finite element method was employed to simulate the electromagnetic field distributions inside and outside the nanocable optical resonant cavities. Both the theoretical and experimental results show that there exists a strong dependence of the photonic mode confinement on the core diameter of the nanocable.

Abstract:Bandgap engineering of semiconductor nano-wires is important in designing nanoscale multifunctional optoelectronic devices. Here, we report a facile thermal evaporation method, and realize the spatial bandgap engineering in single CdS1-xSex alloy nanowires. Along the length of these achieved nanowires, the composition can be continuously tuned from x = 0 (CdS) at one end to x = 1 (CdSe) at the other end, resulting in the corresponding bandgap (light emission wavelength) being modulated gradually from 2.44 eV (507 nm, green light) to 1.74 eV (710 nm, red light). In spite of the existing composition (crystal lattice) transition along the length, these multicolor nanowires still possess high-quality crystallization. These bandgap engineered nanowires will have promising applications in such as multicolor display and lighting, high-efficiency solar cells, ultrabroadly spectral detectors, and biotechnology.

Abstract:We demonstrated a substrate-moving vapor-liquid-solid (VLS) route for growing composition gradient ZnCdSSe alloy nanowires. Relying on temperature-selected composition deposition along their lengths, single tricolor ZnCdSSe alloy nanowires with engineerable band gap covering the entire visible range were obtained. The photometric property of these tricolor nanowires, which was determined by blue-, green-, and red-color emission intensities, can be in turn controlled by their corresponding emission lengths. More particularly, under carefully selected growth conditions, on-nanowire white light emission has been achieved. Band-gap-engineered semiconductor alloy nanowires demonstrated here may find applications in broad band light absorption and emission devices.

Abstract:We demonstrate single-mode laser emission in single nanowires. By folding a 200 nm diameter CdSe nanowire to form loop mirrors, single-mode laser emission around 738 nm wavelength is obtained with line width of 0.12 nm and low threshold. The mode selection is realized by the vernier effect of coupled cavities in the folded nanowire. In addition, the loop structure makes it possible to tune the nanowire cavity, opening an opportunity to realize a tunable single-mode nanowire laser.

Abstract:Tunable color emissions, emerging from a single CdTe nanowire, are demonstrated experimentally based on optical transverse nonlinear effects. The pumping light at different wavelengths (e.g., 1064 nm and 980 nm) is coupled to a nanowire at both ends via evanescent-field coupling. The light at different wavelengths (e.g., 510 nm, 532 nm, and 713 nm) can be simultaneously assessed using complex optical transverse nonlinear effects, including transverse sum-frequency generation (TSFG), transverse second-harmonic generation (TSHG), and two-photon absorption (TPA)-induced fluorescence. By changing the wavelength and the power of the pumping lights, the spectra of the transverse light emissions change as well, leading to tunable color emissions at the single-nanowire level with a Rec. 2020 coverage of ~21.6%. The results indicate the potential of transverse nonlinear effects in applications ranging from optical display and spectroscopy to communication.

Abstract:By controlling local substrate temperature in a chemical vapor deposition system, we have successfully achieved spatial composition grading covering the complete composition range of ternary alloy CdSSe nanowires on a single substrate of 1.2 cm in length. Spatial photoluminescence scan along the substrate length shows peak wavelength changes continuously from approximately 500 to approximately 700 nm. Furthermore, we show that under strong optical pumping, every spot along the substrate length displays lasing behavior. Thus our nanowire chip provides a spatially continuously tunable laser with a superbroad wavelength tuning range, unmatched by any other available semiconductor-based technology.

Abstract:As an ideal miniaturized light source, wavelength-tunable nanolasers capable of emitting a wide spectrum stimulate intense interests for on-chip optoelectronics, optical communications, and spectroscopy. However, realization of such devices remains a major challenge because of extreme difficulties in achieving continuously reversibly tunable gain media and high quality (Q)-factor resonators on the nanoscale simultaneously. Here, exploiting single bandgap-graded CdSSe NWs and a Fabry-Pérot/whispering-gallery-mode (FP-WGM) coupling cavity, a free-standing fiber-integrated reversibly wavelength-tunable nanolaser covering a 42-nm wide spectrum at room temperature with high stability and reproducibility is demonstrated. In addition, a 1.13-nm tuning spectral resolution is realized. The substrate-free device design enables integration in optical fiber communications and information. With reversible and wide, continuous tunability of emission color and precise control per step, our work demonstrates a general approach to nanocavity coupling affording high Q-factors, enabling an ideal miniaturized module for a broad range of applications in optics and optoelectronics, with optical fiber integration.

Abstract:Uniform Si-CdSSe core/shell nanowires were controllably synthesized by a multisource thermal evaporation route. Both the silicon core and the alloyed CdSSe shell are of high-quality and single crystalline. The silicon core is grown via the gold-catalyzed VLS route with a silicon wafer piece at the high temperature zone as the source. These preferentially grown Si nanowires further serve as templates for the afterward depositions of CdSSe shells using CdS/CdSe powders at the low temperature zone of the furnace as sources. The composition/band gap of the shells can be continuously modulated by the S/Se ratio of the evaporation sources, making these prepared heterostructures have strong and spectral position/color largely tunable light emission at the visible region. These kind of structures may have potential applications in multicolor nanoscaled light-emitting devices. This flexible growth route will also be applicable for controllable synthesis of other Si wire containing heterostructures.

Abstract:Nanowire lasers hold great potential as nanoscale coherent light sources. The rapid wavelength tuning of such light sources is one of the most important parameters for practical applications. Although significant efforts have been made in the past decades, the fast and reversible lasing wavelength tuning in nanowires or structures alike remains a challenge. Here, by incorporating temperature-dependent Varshni shift of the bandgap with ultralow thermal inertia of a free-standing cadmium sulfide (CdS) nanowire, a fast lasing wavelength tuning in single nanowires with excellent reversibility is demonstrated. Above room temperature, a Varshni shift rate (approximate to 0.16 nm K-1) twice larger than that at low temperature (approximate to 0.085 nm K-1) is observed, and the nanowire lasing peak is tuned from 514 to 549 nm with step down to 0.075 nm K-1. Using a beam of CO2 laser pulses to instantaneously modulate the temperature of a free-standing lasing nanowire, a reversible wavelength tuning at a rate of approximate to 48 000 nm s(-1), which is about three orders of magnitude faster than that reported previously is achieved. The results herein suggest a very promising route to fast wavelength tuning in lasing nanowires or other nanostructures, which may lead to fast tunable nanolasers for a variety of nanophotonic applications.

Abstract:Single-excitation dual-color coherent lasing was achieved in a mixed random system of a binary dye and the suspension of gold-silver porous nanowires with plenty of nanogaps. This greatly enhanced the local electromagnetic field in the visible range and guaranteed a low threshold and high Q factor (>10 000) operator for simultaneous dual-color lasing. By tuning the resonance energy transfer process in the stimulated emission, triple output modes (single chartreuse lasing, chartreuse and red dual-color lasing, and single red coherent lasing) were easily obtained. This triple-mode coherent random lasing introduces a new approach to designing multi-functional micro-optoelectronic devices for multi-color speckle-free imaging and interference.

Abstract:Low-dimensional semiconductor nanostructures have attracted much interest for applications in integrated photonic and optoelectronic devices. Band gap engineering within single semiconductor nanoribbons helps to manipulate photon behavior in two different cavities (in the width and length directions) and realize new photonic phenomena and applications. In this work, lateral composition-graded semiconductor nanoribbons were grown for the first time through an improved source-moving vapor phase route. Along the width of the nanoribbon, the material can be gradually tuned from pure CdS to a highly Se-doped CdSSe alloy with a corresponding band gap modulation from 2.42 to 1.94 eV. The achieved alloy ribbons are overall high-quality crystals, and the position-dependent band-edge photoluminescence (PL) emission had a peak wavelength continuously tuned from ~515 to ~640 nm. These ribbons can realize multi-color lasing with three groups of lasing modes centered at 519, 557, and 623 nm. It was confirmed that the red lasing was from optical resonance along the length direction, while the green and yellow lasing was from optical resonance along the width direction. These novel nanoribbon structures may be applied to many integrated photonic and optoelectronic devices.

Abstract:Cesium lead halide (CsPbX3 ) perovskite has emerged as a promising low-threshold multicolor laser material; however, realizing wavelength-tunable lasing output from a single CsPbX3 nanostructure is still constrained by integrating different composition. Here, the direct synthesis of composition-graded CsPbBrx I3-x nanowires (NWs) is reported through vapor-phase epitaxial growth on mica. The graded composition along the NW, with an increased Br/I from the center to the ends, comes from desynchronized deposition of cesium lead halides and temperature-controlled anion-exchange reaction. The graded composition results in varied bandgaps along the NW, which induce a blueshifted emission from the center to the ends. As an efficient gain media, the nanowire exerts position-dependent lasing performance, with a different color at the ends and center respectively above the threshold. Meanwhile, dual-color lasing with a wavelength separation of 35 nm is activated simultaneously at a site with an intermediate composition. This position-dependent dual-color lasing from a single nanowire makes these metal halide perovskites promising for applications in nanoscale optical devices.
