Abstract:We propose and demonstrate a novel all-optical memory to store high-speed optical data for long term. Abstract:By exploiting three coupled semiconductor optical amplifier (SOA) fiber ring lasers, a compact, integratable, and polarization-independent three-state all-optical memory is demonstrated, with 40-dB extinction ratio for each state. Dynamic flip-flop operation between states is also demonstrated with switching pulse energy of 13.6 nJ. Due to the broad bandwidth of SOA gain spectrum, the wavelength range of set pulses is large. Finally, the transition behavior of state switching is investigated.

Abstract:An all-optical logical AND gate at 10 Gbit/s based on cross-gain modulation (XGM) in two cascaded semiconductor optical amplifiers (SOAs) is demonstrated. Single-port-coupled SOAs are employed and specially designed to improve the output extinction ratio as well as the output performance of the logic operation. Abstract:All-optical NOR, OR, and AND logic gates are experimentally demonstrated at a bit rate of 100 Gb/s with single semiconductor optical amplifier (SOA) associated with careful optical filtering. Correct logic results and clear eye openings are achieved by all the logic gates. These three different logic gates are easily reconfigurable by deploying continuous wave light at the input of the SOA and changing the parameters of the filter at the output of the SOA. We also propose an enhanced method of construction for higher quality OR logic gates by deploying and combining blue- and red-shift filtering simultaneously with phase modulation.

Abstract:All-optical logic gate and switch are the key elements for ultrafast (>100 Gbit/s) signal processing in highspeed optical networks. Recent progress and related patents on all-optical logic gates based on semiconductor optical amplifiers (SOAs) are reviewed and optical switches with various configurations are discussed. The frequency-domain analysis of the turbo-switch (TS) incorporating two cascading SOAs is presented in detail to explore its ultimate operation bandwidth. The results show that the 3dB bandwidth of the TS is ~300 GHz, which can be a good candidate for ultrafast all-optical switches. Abstract:We demonstrate an error-free 160 Gb/s SOA-based optical wavelength converter. This optical wavelength converter can be controlled by a monolithically integrated optical flip-flop memory to switch 80 Gb/s data-packets all- optically. The optical wavelength converter consists of an SOA and an optical filter. Assisting by an optical bandpass filter, an effectively recovery time of 3 ps is achieved in an SOA, which ensures 160 Gb/s operation. The integrated optical flip-flop based on two-coupled lasers, exhibits single-mode operation, has 35 dB contrast ratio between the states and switches state in about 2 ns. We show that the integrated flip-flop is capable to control an optical wavelength conversion up to 160 Gb/s. The system is capable of routing 80 Gb/s data packets with duration of 35 ns, separated by 15 ns of guard time.

Abstract:An ultrafast all-optical logic NOR gate based on a semiconductor optical amplifier (SOA) and a fiber delay interferometer (FDI) is presented. For high-speed input return-to-zero (RZ) signal, nonreturn-to-zero (NRZ) switching windows which satisfy Boolean NOR operation can be formed by properly choosing the delay time and the phase shift of FDI. 40Gb/s NOR operation has been demonstrated successfully with low control optical power. Simulations show that even higher speed can be expected.

Abstract:We demonstrate an all-optical AND gate that is operated by the nonlinear phase shift in a semiconductor optical amplifier (SOA). The gate is made out of a commercially available InGaAsP-InGaAs multi-quantum-well (MQW) SOA placed in a Mach-Zehnder interferometer. All-optical AND gate operation is demonstrated for 200 fs optical pulses. We show that the gate has a contrast ratio better than 11 dB and that the switching time is less than 1 picosecond. The gate is operated with pulse energies of 800 femtojoule.

Abstract:High‐speed optoelectronic nonvolatile memory is constructed based on van der Waals heterostructure. This device exhibits exceptional characteristics, including a large storage window ratio (≈75.5%), an extremely high on/off ratio (107), long retention time >10000 s, abundant endurance (>1000 writing/erasing cycles) and ultrafast electrical writing/erasing speed (40 ns). Additionally, the device displays outstanding optoelectronic storage performance. This high‐speed nonvolatile optoelectronic memory has potential applications in the next generation of high‐performance nonvolatile memory. High‐performance optoelectronic nonvolatile memory is promising candidate for next‐generation information memory devices. Here, a floating‐gate memory is constructed based on van der Waals heterostructure, which exhibits a large storage window ratio (≈75.5%) and an extremely high on/off ratio (107), as well as an ultrafast electrical writing/erasing speed (40 ns). The enhanced performance enables as‐fabricated devices to present excellent multilevel data storage, robust retention, and endurance performance. Moreover, stable optical erasing operations can be achieved by illuminating the device with a laser pulse, showcasing outstanding optoelectronic storage performance (optical erasing speed ≈ 2.3 ms). The nonvolatile and high‐speed characteristics of these devices hold significant potential for the integration of high‐performance nonvolatile memory.

Abstract:All-optical AND/XOR gates are proposed for non-return-to-zero (NRZ) data using semiconductor optical amplifier-based Mach–Zehnder interferometers (SOA-MZIs). For AND/XOR gates, the complementary data is applied as input to SOA-MZIs to enhance the operation data rate for NRZ signal up to 40Gb/s. Numerical simulations show that the novel scheme can effectively mitigate the patterning effect in SOAs via shortening the rising/falling transition times. The high quality of the output signal (Q>6) are numerically evaluated for both AND/XOR gates.

Abstract:The authors have proposed and experimentally demonstrated all-optical logic gates using a single SOA and delay interference filtering that enable simultaneous logic functions of OR and NOR at 40 Gbits/s. The proposed scheme, which utilizes the combinative filtering profile of a delay interferometer and an optical bandpass filter, has great merits for use in generating logic outputs with high quality in terms of pulse shape, extinction ratio, and eye diagram. Abstract:We demonstrate all-optical wavelength routing of 80 Gb/s data packets without using electronic control. The system consists of an optical wavelength converter and a monolithically integrated optical flip-flop memory. The integrated optical flip-flop is based on two coupled lasers, exhibiting single-mode operation, having a 35 dB contrast ratio between the states, and switching its state in about 2 us. The wavelength converter is optically controlled by the optical flip-flop. We show that the optical set and reset pulses can force the optical flip-flop to switch its continuous-wave output light between two specific wavelength positions. The output light feeds the wavelength converter, which, in turn, converts the data packet into the flip-flop's output wavelength, causing the data packet to be routed into a specific port.

Abstract:An all-optical logic NOR gate operating at 40 Gb/s has been demonstrated using an SOA-based Mach-Zehnder interferometer (MZI). An optical loop mirror is used as a delayed interferometer to reshape the retum-to-zero (RZ) NOR sequence from the MZI output port. The performance of the NOR operation is numerically analyzed by solving the rate equation of an SOA. An increase in signal output power enhances the Q factor and extinction ratio. Faster SOAs such as quantum-dot SOAs can achieve higher Q value. The demonstrated technique has potential for optical logic operation at ultrahigh speed.

Abstract:An all-optical flip-flop memory is built-up based on two ring lasers, where a semiconductor optical amplifier (SOA) is shared in two laser cavities. The flip-flop outputs short pulses that have tunable central wavelengths, a pulsewidth of 1.5 ps (FWHM) at 10 GHz, generated by actively modelocking using phase modulation. Bistability of the flip-flop is observed by introducing optical feedback via an external cavity. The static contrast ratio of the device is over 20 dB between the dominating and suppressed states and the switching power is as low as -18 dBm.

Abstract:The performance of ultra-fast all-optical XOR gate using two types semiconductor optical amplifier-based Mach–Zehnder interferometers (SOA-MZIs) is analyzed. Key parameters are optimized through numerical simulations. With properly designed parameters, 40 Gb/s all-optical XOR gate using SOA-MZI can be realized with fairly high performance. The results are helpful for parameter design of SOA-MZI-based XOR gate.
