Abstract:The progress on the basic composition, categories of dopants, preparation process, properties and main application of low voltage varistors (ZnO system), the capacitance-voltage double function varistors (SrTiO3 system, TiO2 system) and the novel varistors (WO3 system) at home and abroad are reviewed. The problems in research and production of low voltage varistors are discussed. In addition, the tendency of the development is forecasted.

Abstract:In this review paper detailed development of the ZnO–Bi2O3 based polycrystalline varistors are presented as the technological importance emerged with the rapid applications of the gapless surge protectors superseding traditional gapped SiC designs. The excellent symmetric nonlinear current–voltage (I–V) characteristic of these varistors results from the type of back-to-back electrical potential barriers that are formed between the successive ZnO grains during the step-wise processing cycles. The role of microstructures and the defect structures in conjunction with the processing parameters paved the road to the understanding of the degradation and failure mechanisms of the electrical potential barriers for acceptable protective characteristics. The nature of the processing variables influencing eventual performance of varistors is discussed.

Abstract:The intrinsic mission in the field of electrical insulation is to make the insulator or the power equipment withstand voltage as high as possible. On one hand, extensive research has focused on improving insulation materials or optimizing the design to endure higher voltage, whereas on the other hand, efforts have addressed the suppression of voltage surges because this indirectly improves the capability of the equipment to withstand higher voltages. ZnO varistors, exhibiting excellent nonlinear I-V characteristics, are specialized in discharging transient surges and limiting the voltage to a magnitude that is not harmful to power equipment. Because of their good price-to-performance ratio, ZnO varistors are the most common overvoltage protection component in AC power protectors. The discovery of the nonlinear I-V characteristics of ZnO ceramics in the 1960s [1] trigged interest in scientific research and industry [2]???[7]. The mysteries about the interfacial states at the grain boundaries and the point defect structures have attracted much attention from theoretical and experimental aspects. As a result, ZnO varistors developed rapidly to meet new challenges from the power system and electronic sectors. ZnO varistors developed rapidly during the past 30 years, not only in China but also in the world, and benefited from the contributions of the universities on the fundamentals and key processing techniques. The objective of this article is to give an overview of the research carried out over the last 30 years that has contributed to the development of ZnO varistors in a broad sense. We emphasize, in our view, the remarkable progress in the fundamental research, which has revealed the physical origin of the obtained properties, the key processing techniques, which have provided important guidance on how to obtain ZnO ceramics with the required performance, and the advanced products now available from industry.
Preparation, Characterization and Dielectric Response of a High-Breakdown-field ZnO-based Varistor

Abstract:In this study, ZnO-based varistors with a high breakdown field were obtained through BaCO3 doping and sintering at a low temperature of 950 °C. The grain size of the ZnO samples decreased to 1.28 μm, and the breakdown field was enhanced to 3845 V/mm, which is approximately one order of magnitude higher than that of ordinary ZnO-based varistors. The dielectric responses of the ZnO-based varistors were measured in a wide frequency and temperature range. At 193 K, two dielectric relaxation peaks with activation energies of 0.22 and 0.35 eV were observed and considered intrinsic defects; these peaks did not vary with the preparation process. Another dielectric relaxation peak observed in a wide temperature range (283–463 K) was characterized in an impedance plot. This relaxation peak was ascribed to extrinsic defects related to the grain boundary. The resistance values of the grain boundary increased by two orders of magnitude through BaCO3 doping and lowering of the sintering temperature. The corresponding activation energy also increased from 0.53 to 0.74 eV. A parallel resistance–capacitance circuit model was proposed to interpret the variation in the electrical properties of ZnO-based varistors.

Abstract:ZnO varistors played an important role in suppressing overvoltage of power systems,which directly determines the overvoltage level of power systems and the insulation level of apparatus.However,it is inevitable that the electrical property of ZnO varistor degrades as it is under long-term voltage stress or short-term impulse current stress.In this paper,different viewpoints and the latest development on the degradation mechanism of ZnO varistors proposed by domestic and abroad researchers in literatures were summarized and reviewed.In addition,the degradation mechanism was analyzed.Furthermore,methods of improving the stability of ZnO varistors were discussed.

Abstract:With the increasing demand for high voltage level and miniaturization of extensive power equipment, ZnO ceramics, as key energy absorption elements in DC current breakers, are required to possess even higher voltage gradient. In this paper, nano-sized starting materials ZnO powders were employed to achieve the high voltage gradient. The effect of sintering temperature on the microstructural evolution and electrical characteristics of these obtained varistors were investigated by means of XRD, SEM, J-E measurement and dielectric spectroscopy. Experimental results showed that the fine sized powder could contribute to the high voltage gradient; the optimized sintering temperature for nano-sized starting ZnO powders was 1050°C. The obtained ZnO ceramics sintered at 1050°C exhibited high voltage gradient of 805 V/mm, which was over 4-times than that of the commercial varistors. Meanwhile such ceramics possessed large nonlinear coefficient of 30 and the low leakage current of 1.38 μA/cm2. Such improved performance may could be ascribed to the decreased grain size, the enhanced microstructure homogeneity and the well-formed double Schottky-barrier. Such result indicated the nano-sized ZnO powders as the starting raw material may benefit the high performance of ZnO varistors and is a promising solution to the miniaturization of DC current breakers.

Abstract:The reliability and protection level in conjunction with the reduced mass of the surge arresters are required for the surge arrestors developed for 1000kV AC transmission systems and ± 800kV DC transmission systems. In this paper, research works on the improvement of the voltage gradient and energy-handling capability of the ZnO varistors are reviewed. The main methods to improve varistor voltage gradient (4.0kV/cm) and energy-handling capability (300J/cm3) of the ZnO varistors are presented.

Abstract:Multilayer chip ZnO varistors(MLCV) are widely used in the fields of electronic and electric power system because of their small size,large discharge current capacity,fast response,excellent surface mount and low voltage.The situations of research on raw materials and electrode materials of MLCV are introduced,the problems of electrode diffusion in the current manufacturing process are analyzed,and the solutions are also given.The development trends of MLCV that will focus on the low voltage,miniaturization,integration and low cost in the future are put forward.
Development of ZnO Varistors in Metal Oxide Arrestors Utilized in Ultra High Voltage Systems

Abstract:ZnO varistors are key elements in metal oxide arrestors (MOA). The overvoltage level of power systems and the insulation level of power apparatus are directly determined by the electrical properties of ZnO varistors. With the construction of ultra high voltage (UHV) power transmission projects, the capability of MOA in suppressing power system overvoltage is required to be elevated. It is claimed that varistors utilized in UHV arrestors should be with high voltage gradient, low residual voltage ratio, large current withstanding capability and high stability, compared with traditional MOA varistors. According to reported literatures, ZnO varistors used in UHV metal oxide arrestors possess voltage gradient up to 400 V/mm, residual voltage ratio as low as 1.38, pulse energy withstand capability up to 300 J/cm 3, and ageing coefficient as low as 0.6. The latest developments of high voltage gradient ZnO varistors are thus summarized based on the foreign and domestic literatures. The research progress of ZnO varistor in numerical simulation calculations and conduction mechanism is discussed, as well. Simulations, which are based on Voronoi network and the actual grain boundary conduction models, can simulate the DC, AC and pulse response of ZnO varistors.
Study on the electrical properties and defect structures of a high voltage gradient ZnO varistor

Abstract:In this research, ZnO-based varistor ceramics with different recipes were obtained. It was found that the grain growth can be effectively restrained with the addition of Ba2+ and the decrease of sintering temperature. SEM results indicate that the grain size of ZnO varistor ceramics sintering at 950 °C was reduced to 1.28 μm, which is about 8 times smaller than that of ordinary ZnO varistor ceramics. Correspondingly, the voltage gradient of the ZnO varistor samples were also extremely enhanced to 3845 V/mm. The dielectric properties of the ZnO varistor ceramics were measured by Broadband Dielectric Spectroscopy. The results showed that two dielectric loss peaks with activation energy at about 0.22 eV and 0.36 eV observed in 163-203 K are common for all the ZnO varistor samples, which were considered to be consistent with the electronic levels of intrinsic defect interstitial zinc and vacancy oxygen in the depletion layer. However, for sample C, the dielectric loss was reduced greatly in low frequency range with the addition of Ba2+ and the resistance of grain boundary increased to 128 MΩ at 473 K. Therefore, it was proposed that the addition of Ba2+ and the sintering procedure may play a great role in improving the electrical properties of ZnO varistors.
High voltage gradient zinc oxide varistors for line surge arresters and GIS tank-type arresters

Abstract:In this work, we studied multiple dopants based ZnO varistors and optimizing its microstructure and electrical properties by tailoring the sintering characteristics. The properties were evaluated by scanning electron microscopy (SEM), current-voltage characteristics, capacitance-voltage characteristics, dielectric characteristics and X-ray diffraction characteristics. At a given gallium and indium concentration, the residual voltage ratio of the sintered varistors under the 5/20μs impulse current decreased obviously as the sintering temperature increased from 1100°C to 1250°C. Besides, the nonlinear coefficient was first increased and then decreased with increasing sintering temperature. The multiple doped ZnO varistors sintered at 1250°C showed optimal performance, exhibiting a grain size of 7.1μm, residual voltage ratio of 1.56, voltage gradient of 416 V/mm, leakage current of 0.79 μA/cm <sup xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</sup> , and nonlinear coefficient of 73. When applied in power systems, the high voltage gradient varistors will make the line surge arrester in better coordination with insulators as well as reach the goal of low cost and miniaturization of GIS tank-type arresters.
Improving Age Stability and Energy Absorption Capabilities of Zno Varistors Ceramics

Abstract:ZnO varistors with high energy absorption capability and aging stability were fabricated. The main prescriptions of ZnO varistors include 94.09 mol%ZnO, 1.0 mol%Bi2O3, 0.75 mol%MnO2, 1.0 mol%Co2O3, 0.5 mol%Cr2O3, 1.0 mo.%Sb2O3, 1.2 mol%SiO2, 0.1 mol%Al2O3, and 0.36 mol%Ga2O3. The varistors maintained a large voltage gradient and a high nonlinearity. AC accelerated aging test performed under 0.9U(1) (mA) at 115 degrees C with 1000 h showed that the ZnO varistors were stable. The varistors without being aged were in good condition after being struck 18 times by a 400 A square wave energy pulse. The absorption energy was more than 327 J/cm(3) and the degradation rate coefficient (K-t) was 0.04. These values are suitable for manufacturing 1000 kV ultra-high voltage surge arresters. Abstract:The solution coating route, by coating ZnO powder with a mixed solution of dopants, was developed for preparing a high performance low voltage ZnO varistor and compared with the conventional mixed-oxide route. The microstructure observations and electrical characteristics show that the specimens prepared by the solution coating route have bigger grain sizes, higher densities, more evenly distributed intergranular phases, lower threshold voltage, higher non-linearity coefficient and smaller leakage current than those by the conventional mixed-oxide route, indicating that the solution coating route is a better way of preparing low voltage ZnO varistor.

Abstract:Studied were several failure modes frequently occurring in the production and application of zinc oxide varistors,including electrode-related failures,average power dissipation overstress failures,moisture degradation. The experiments discover the characteristics and mechanism of the above-mentioned failure modes,and the electrode’s resistence of varistors can be decreased by increasing its thickness; for the varistors used in surge protective devices,In=15 kA can be taken for the standard impulse current; the moisture degradation of varistors can not give rise to the electrical circuit failure,and the moisture degradation of varistors can be prevented by insulation treatment in the side.

Abstract:The effects of Bi4Ti3O12 addition on the microstructure, electrical properties and aging characteristics of ZnO-based varistors were investigated. The addition of Bi4Ti3O12 can reduce the formation of Zn2TiO4 spinel phase and promote the growth of ZnO grain. Bi4Ti3O12 doped ZnO-based varistors sintered at 1,130 °C possessed excellent performance of I L = 2.9 μA, E 1mA = 29.7 V/mm, α = 30.2, and good surge absorption capability with %△E 1mA = −3.5 % for 500 A 8/20 μs impulse current. In addition, the varistors exhibited the most stable accelerated aging characteristics with %△E 1mA = −0.3 % for DC accelerated aging stress of 125 °C/7 h. These results revealed that Bi4Ti3O12 addition is highly beneficial to attain enhanced varistor properties of ZnO ceramics.

Abstract:The research and development of high potential gradient zinc oxide varistors including the chemical compositions,microstructure and processing are summarized in this paper. The possible methods to enhance the potential gandient and energy absorption capability of zinc oxide varistors are suggested. Adding trivalent transition metalions,reducing additives' particle size and controlling the sintering schedule can significantly reduce the grain size,lower the porosity,increase the number of grain boundaries and enhance the grain boundary barrier,thus effectively improve the potential gradient of ZnO varistor.
Novel ZnO Varistors for Dramatically Improving Protective Effect of Surge Arresters

Abstract:The insulation level of power apparatus is based on the protection level of overvoltage in power systems. Deeply suppressing the switching overvoltage of UHV systems will reduce the manufacturing cost and technical bottlenecks of UHV power apparatus. We studied the effects of multi-elements doping on the electrical properties of ZnO varistors co-doped with Al2O3, Ga2O3, and In2O3 Scanning electron microscopy, current-voltage testing, capacitance-voltage testing, and X-ray diffraction were performed. The results showed that the residual voltage ratio of sintered varistors decreased as the indium dopant concentration was increased. The samples with 0.03 mol % indium, 0.2 mol % aluminum, and 0.42 mol % gallium showed excellent overall performance, exhibiting a nonlinear coefficient of 61.2, a leakage current of 1.63 μA /cm2, a 1-mA residual voltage of 435 V/mm, and a residual voltage ratio of 1.52. These optimized properties will be of great utility in the manufacture of metal oxide arresters. The protective effects of this kind of novel surge arresters for lightning and switching overvoltage in UHV systems are analyzed. With the low residual voltage ZnO varistors applied to surge arresters will dramatically improving the protective effect of surge arresters, to realize the target to deeply suppress the lightning and switching overvoltages, and then reduce the insulation level and manufacturing bottleneck of UHV power apparatus.

Abstract:Low working voltage driven ZnO‐based varistor ceramics play an important role in the multilayer chip varistors, which require a low sintering temperature of ZnO varistor for its low energy consumption. Herein a remarkable reduction of the sintering temperature from the usual 1100°C‐1300°C to 950°C was successfully achieved in the ZnO ceramics via a certain 0.05 mole percent of Cr2O3 dopants. The underlying mechanism was found to be involved with the formation of basal‐plane inversion boundaries between the ZnO grains, which can promote the rapid grain growth within the ceramics. Furthermore, the ZnO varistors with 0.05 mol% Cr2O3 dopant exhibited excellent performance. A low breakdown voltage of 416 V/mm, a high nonlinear coefficient of 39, and a low leakage current of 3.4 μA were obtained simultaneously. This work presents an effective and promising approach for the cost‐efficient preparation of high‐performance ZnO‐based varistors, which has particular significance for the application of multilayer chip varistors with low working voltage. Abstract:ZnO varistors are widely used to protect electronic circuits form transient voltages. However, it is difficult to prepare varistors with voltage less than 10 V using ZnO ceramics. Here we prepared a ZnO-MnO2-ZnO (ZMZ) sandwich thin film via magnetron sputtering and subsequent annealing at 200-500 °C. With the increase of annealing temperature, the manganese oxide sandwich layer reacts with the upper and lower ZnO layer and becomes thinner. After annealed at 500 °C, because of ZnO grain growth, the upper and lower ZnO layers joined together. The electrical properties of ZMZ films annealed at 400 °C show strong nonlinear I-V characteristics. A ZMZ low voltage thin film varistor with planar boundary potential barrier was obtained whose nonlinear coefficient α and varistor voltage V1 mA are about 30 and 6.0 V, respectively. The stable and excellent nonlinear characteristics make it a promising candidate for overvoltage protection in low operating voltage circuits.
