Abstract:A theoretical model for analyzing the chirping characteristics of a traveling-wave semiconductor optical amplifier was improved. The factors of the finite facet reflectivity and the spontaneous emission are considered in the model. The theoretical research shows that introducing these factors will reduce the amplitude of nonlinear frequency chirping imposed on amplified light pulse.

Abstract:The effective manipulation of mode oscillation and competition is of fundamental importance for controlling light emission in semiconductor lasers. Here we develop a rate equation model which considers the spatially modulated gain and spontaneous emission, which are inherently governed by the ripple of the vacuum electromagnetic field in a Fabry-Pérot (FP) microcavity. By manipulating the interplay between the spatial oscillation of the vacuum field and external optical injection via dual-beam laser interference, single longitudinal mode operation is observed in a FP-type microcavity with a side mode suppression ratio exceeding 40 dB. An exploration of this extended rate equation model bridges the gap between the classical model of multimode competition in semiconductor lasers and a quantum-optics understanding of radiative processes in microcavities.

Abstract:Wavelength converter is key equipment in dynamic optical networks and the injection locking technology in semiconductor lasers is a promising low cost candidate. High speed injection-locked wavelength conversion (10 Gbit/s, NRZ, PRBS) has been achieved in our simulations and experiments, both logically inverting and non-inverting. In this paper, injection-locked model in FP lasers is analyzed and the results are consistent with those in both static and dynamic experiments. The situation when input and output lights are at different facets is also theoretically compared with that at the same facet and it's derived that the latter may have better performance.

Abstract:Optical phase modulation based on directly modulated reflection-mode optically injection-locked VCSEL is investigated based on standard OIL rate equations and reflection-mode OIL model. The phase information of both static and dynamic state is simulated. The difference of static state phase information between transmission- and reflection-mode OIL is numerically analyzed. With specific OIL parameters, the output power of directly modulated OIL-VCSEL remains constant and phase deviation of 0.934π rad is obtained. Results show that a directly modulated OIL-VCSEL can function as a key component in QPSK or 8PSK transmitters. Preliminary 2.5 Gb/s PSK modulation characteristic is demonstrated experimentally.

Abstract:A novel structure and mechanism for high-speed modulation of semiconductor lasers are proposed and analyzed. The modulator consists of an antiresonant cavity acting as a rear reflector of the laser. The change of the absorption coefficient in the modulator results in a change in the reflectivity of the rear reflector, and consequently the Q-factor, the lasing threshold, and the output power. An implementation structure and numerical results for a Q-modulated distributed feedback laser are presented. The monolithically integrated Q-modulated laser has potential advantages of high speed, low wavelength chirp, high extinction ratio, and high power efficiency.

Abstract:A time-domain convolution model is proposed to study the oscillation dynamics in the injection-locked optoelectronic oscillator (OEO). The model has the ability to calculate multiple characteristics of the oscillation signal, such as the spectrum and the phase noise. Based on the model, the injection locking, the frequency pulling and the asymmetrical spectrum generation phenomena are numerically simulated in success. The simulation results fit in with the experimental results, indicating that the proposed model accurately describes the oscillation dynamics in the injection-locked OEO. In addition, the building-up process of the oscillation signal in the OEO is simulated. Alternating appearance of the sidebands on both sides of the primary oscillation mode is observed for the first time in the asymmetrical spectrum generation. This model is a powerful tool to study the oscillation dynamics in the injection-locked OEO.

Abstract:All-optical radio frequency conversion is proposed by directly modulated optically injection-locked vertical-cavity surface-emitting lasers. The enhancement effect of second order products of RF signals by OIL technique is analyzed based on reflection-mode OIL model. Simulation results show that high injection ratio and large wavelength detuning of OIL condition lead to a high RF conversion gain. Compared with free running condition, more than 20 dB RF conversion gain enhancement is achieved in the simulation. The experimental results of the RF conversion gain improvement (+ 18 dB) by OIL show excellent agreement with our simulation results. The spurious free dynamic range improvement (+ 15 dB) of conversion signals by OIL is also experimentally demonstrated.

Abstract:We have experimentally analyzed the dynamics of polarized strong optical injection in 1550 nm vertical-cavity surface-emitting lasers (VCSELs). The locking ranges of optical injection-locked (OIL) VCSELs are experimentally measured in different states of polarized strong optical injection. Based on our novel ellipse model, the influence of the polarization state of strong injection light is quantitatively studied for the first time.

Abstract:We propose and demonstrate a hybrid modulation bandwidth enhanced self-injection locking laser by butt coupling a commercial distributed feedback laser with an external high-Q silicon nitride microring reflector (MRR). The MRR keeps the laser in strong self-injection locking state with photon-photon resonance, which can realize direct modulation bandwidth enhanced and stable narrow linewidth single-mode output. With the further optimization of MRR parameters, the 3-dB modulation bandwidth and the linewidth of the hybrid laser are enhanced to 15.28 GHz from 7.70 GHz and narrowed to 4 kHz from 600 kHz, respectively. This work makes full use of the advantages of self-injection and integrated photonic technology, which has potential applications in many fields.

Abstract:A novel Q-modulation scheme for high-speed modulation of semiconductor laser is presented. Abstract:Silicon-organic hybrid (SOH) modulators are promising as they have large bandwidth, high modulation efficiency and low optical loss. In this paper, we present the optical and electrical design and simulation of a high-speed travelling wave SOH modulator with multiple interplay parameters. We also implement the electro-optical co-optimization to delve into the influence of the key design parameters and propose the design guideline. The results demonstrate a modulator with 3 dB bandwidth of 72 GHz, modulation efficiency of 1.26 Vmm and optical loss less than 1 dB.

Abstract:A new nanocavity-based electrooptic modulator on silicon-on-insulator is proposed. This nanocavity is formed by a one-dimensional photonic crystal nanobeam cavity with a slot embedded. The slot lies in both the cavity and the distributed Bragg reflectors region. This results in an ultrasmall modal volume of 0.047 (λ/n)3 and a high Q-factor of 8.6×104. Another advantage of the structure is that polymers can be infiltrated into the slot. Accordingly, we rely on the fast and strong electrooptic effect of polymers, rather than on the free-carrier plasma dispersion effect of silicon. Analysis shows a modulator with a bandwidth of 86 GHz, a switching voltage of 0.2 V, and a length of only 14 μm can be obtained.

Abstract:A monolithic optical injection-locked (MOIL) DFB laser with large stable injection locking range is experimentally demonstrated using the side-mode injection locking technique. The low-frequency roll-off in the MOIL DFB laser is suppressed significantly. The relaxation oscillation frequency is measured to be 26.84 GHz and the intrinsic 3-dB response bandwidth is more than 30 GHz, which is about 20 GHz higher than that of the free running DFB laser. The nonlinear distortions, including the 1-dB compression point, second harmonic distortion (2HD) and third-order intermodulation distortion (IMD3), are also suppressed significantly. A simple radio-over-fiber system transmitting 40 Msymbol/s 32-QAM signal with 6 GHz carrier is achieved using the MOIL DFB laser. After 50 km transmission, the average error vector magnitude (EVM) of the whole link is 2.94% in injection locked state, while the EVM in free running DFB laser is 5.25% as a comparison. To our knowledge, this is the first time that the MOIL DFB laser is realized utilizing the side-mode injection locking method.

Abstract:Enhancing resonance frequency of strong optical injection-locked semiconductor lasers is experimentally studied. Resonance frequency is increased from 4.1 to 53.9 GHz by the optical injection locking (OIL) technique. We experimentally demonstrate that resonance frequency is strictly equal to the frequency spacing between the cavity modes of the master and slave lasers under strong OIL condition. This result provides valuable information to improve OIL theory.

Abstract:Optoelectronic oscillator (OEO) has been considered as the best technique to produce microwave signal with low phase noise. However, due to the electronic bottleneck rooted from frequency selection mechanism based on electrical filter, it is faced with such a dilemma that it is difficult to simultaneously obtain microwave source with broadband tunability and better phase noise performance. Semiconductor laser under optical injection has showed rich nonlinear dynamics and has demonstrated their potential in various domains, such as information encryption and all-optical signal processing. In this paper we propose and investigate a new modulator-free OEO scheme based on an optically injected semiconductor laser with the subharmonic modulation. The performance of the proposed OEO is optimized with respect to the single sideband phase noise, and the tunability of the generated microwave signal is discussed. A generated microwave signal at 11.42 GHz is experimentally demonstrated with the single sideband phase noise of -101.21 dBc/Hz at the offset frequency of 10 kHz.
