Abstract:In recent years CdTe thin film solar cells (SCs) have demonstrated promising market application foreground. However, a relatively large gap between the achieved SCs efficiencies and the theoretically predicted maximum efficiency still exists. In particular, the open circuit voltage (Voc) of the CdTe thin film SCs could be further increased, which is limited by high-work-function of CdTe. In this work, p-type narrow-gap SnTe thin films are proposed as a buffer layer in the back contact of CdTe SCs. The band alignment at SnTe/CdTe interface renders a small valance band offset, which expedites hole transport from the CdTe absorber to the hole electrode and improves the Ohmic contact for CdTe. With the insertion of a SnTe single buffer layer at the back contact, a Cu-free CdTe SC has been developed, which displays the same cell efficiency as the traditional cells using CuxTe as the back contact. The Voc of cells with ZnTe: Cu/SnTe double-layer at back contact is notably higher than the CdTe SCs fabricated with CuxTe or ZnTe: Cu single-layer at the back contact. Furthermore, accretion of hole concentration is also demonstrated by the diffusion of Sn in the CdTe absorber layer. This work shows the potential to improve CdTe SCs by using a narrow-gap IV-VI compound semiconductor.

Abstract:Thin film CdS/CdTe has long been regarded as one promising choice for the development of cost-effective and reliable solar cells. Efficiency as high as 16.5% has been achieved in CdS/CdTe heterojunction structure in laboratory in 2001, and current techniques for CdS/CdTe solar cells gradually step toward commercialization. This paper reviews some novel techniques mainly within two years to solve this problem from aspects of promotion of fabrication technology, structural modification, and choice of back contact materials.

Abstract:Most high-quality CdTe thin films are epitaxially grown on single-crystalline substrates through chemical bondings by either molecular beam epitaxy or metalorganic chemical vapor deposition. The epitaxial CdTe films are rarely applied in electronic or optoelectronic devices because of the rigid single-crystalline substrate. We present high-quality CdTe films epitaxially grown on mica by vapor transport deposition process through weak interface interactions. The full width at half-maximum (fwhm) of the X-ray diffraction rocking curve of CdTe (111) and the fwhm of azimuthal in-plane angular dispersion of CdTe (111) were 0.23 degrees and 0.36 degrees, respectively. The weak interaction at the interface enables a transfer of the epitaxial film from mica onto other flexible substrates for applications. The epitaxial CdTe film was separated from the mica substrate by the surface tension of water during immersion and then transferred onto a flexible SU-8 photoresist substrate for the fabrication of CdTe solar cells. We successfully fabricated the flexible all-epitaxial, epi-CdS/epi-CdTe solar cells with a power conversion efficiency of 9.59%, which showed low interface defects and high diode quality compared to the poly-CdS/epi-CdTe solar cells.

Abstract:The thickness of the CdS:O window layer plays an important role in CdTe-based thin-film solar cell performance. Normally with thinner CdS:O layer, the cells' short wavelength response can be enhanced to achieve higher short-circuit current density (J(sc)), while the open-circuit voltage (V-oc) and fill factor (FF) would degrade. Previous research finds that reducing the CdS:O layer thickness to less than 40 nm would decrease the cells' efficiency (Eff.). In this work, 18% efficiency CdTe thin-film solar cell with only 30 nm CdS:O window layer is demonstrated. A post annealing process is developed to fabricate high efficiency cells with ultrathin CdS:O layers. Our results indicate that the high defect density in CdTe absorber, low built-in potential (V-bi) and high back contact barrier (Phi(b)) are partially responsible for the reduced V-oc and FF of cells with ultrathin CdS:O layers. The post annealing process can increase the carrier concentration (N-cv ) and V-bb and decrease the Phi(b), in which way improves V-oc and FF for higher cell efficiency.
Optimizing CdTe-metal interfaces for high performance solar cells

Abstract:CdTe is widely applied in thin film solar cells as a p-type layer, which is usually in contact with a metal back electrode. Using ab initio energy band calculations, here we study the interfacial properties of CdTe (110)metal interfaces (metals = Al, Ag, Au, Cu, and Ni) systematically. Weak chemisorption and large interfacial distances are found between CdTe and Al, Ag and Cu surfaces, while medium or strong chemisorption and small interfacial distances are found between CdTe and Au and Ni surfaces. After GW correction, it is found that CdTe forms n-type Schottky contacts with Ag, Al and Cu and p-type Schottky contacts with Au and Ni at the interface between metalized CdTe and semiconductive CdTe, consistent with previous experimental values. Besides the Schottky barrier, tunneling barriers also exist at the CdTe-metal contact interface. The potential profiles at the vertical CdTe-metal interfaces reveal that due to the medium or strong chemisorption, tunneling barrier is absent at CdTe-Au and CdTe-Ni contacts, while the weak bonding interfaces (Ag, Al and Cu) have obvious tunneling barriers. Finally, methods to optimize the interface of the CdTe-metal contact to further decrease the Schottky barrier at the CdTe-metal contact are discussed.
Determination of Band Alignment at the CdTe/SnTe Heterojunction Interface for CdTe Thin-Film Solar Cells

Abstract:The Ohmic back contact for CdTe is a key issue to realize high-efficiency CdTe thin film solar cells because of the high work function of CdTe. CdTe/SnTe heterojunctions (HJs) have been implemented to address this issue which shows promising potential, but the band alignment at the HJs is unknown. The valence band offsets in MBE-grown cadmium telluride (CdTe)/tin telluride (SnTe) (111) heterostructures were measured with X-ray photoelectron spectroscopy (XPS). The XPS results show that the heterostructure has an ideal type-I band structure for CdTe solar cells applications, with a valence band offset of and a conduction band offset of , which expedites hole transport from the CdTe absorber to the hole electrode and improves the Ohmic contact for CdTe. Experimental determination of the band structure of CdTe/SnTe HJs can help improve the photovoltaic performance of CdTe thin film solar cells and facilitate the design and fabrication of CdTe/SnTe related devices. Furthermore, we inserted a SnTe back contact buffer layer into the CdTe thin film solar cells, and it was compared with the cell structure without the SnTe buffer layer. The feasibility of using SnTe as a solar cell back contact is confirmed.

Abstract:The surface and interface properties of CdTe/CdS solar cells, including interfacial mixing, surface and interface geometrical morphology, CdTe grain size and preferential crystal orientation of CdTe layers were studied using Auger electron spectroscopy (AES) depth profiling, atomic force microscopy (AFM), Fourier transform infrared (FTIR) spectroscopy, optical reflectance (OR) and X-ray diffraction (XRD) techniques. The correlation between the surface and interface properties and CdTe/CdS solar cell performance was also investigated. AES depth profiling was used to analyse the interdiffusion between the CdTe and CdS layers. Atomic force microscopy (AFM) suggests that the interfacial geometrical morphology has a significant influence on the photovoltaic property of CdTe/CdS solar cells. Rough interfaces tend to increase the photovoltaic conversion efficiency of solar cells because of multiple reflections. X-ray diffraction shows that polycrystalline CdTe/CdS solar cells with higher efficiencies appear to be orientated with more (1 1 1) planes of CdTe parallel to the macrosurface, but CdTe single crystals with differently indexed surface planes show almost the same reflection behaviour. Further theoretical and experimental analyses are therefore needed to clarify this observation.

Abstract:By integrating CdSeTe alloy into CdTe based thin-film solar cells, high efficiency above 19% has been obtained. However, the role of O2 during the CdSeTe deposition has not been studied since the current reported CdSeTe deposition process by close space sublimation (CSS) is free of oxygen. We found the oxygen performed an important role in this process. Here, we prepared CdSeTe films under O2/N2 ambient and apply them as absorb-layer together with CdTe. The effects of O2 on the CdSeTe deposition, material performance, and devices have been studied. Oxygen in the ambient can increase Se content in the CdSeTe alloy for the as-deposited films. A two-step reaction process of “oxidation - sublimation” is proposed to explain the role of oxygen. The oxygen facilitates the amount of Se content into the vapor then in the film. With the oxygen appearance, the composition of as-deposited CdSeTe films and the source can be controlled relative stable. This technique makes the process of depositing CdSeTe thin film by CSS for long time operation feasible. The short circuit current density (Jsc) and fill factor (FF) of the cells are promoted with the introduce of oxygen. A process of high efficiency (Eff.) (≥19%) CdSeTe/CdTe cells with oxygen in the CSS deposition is developed, which is repeatable and also compatible with both the existing manufacturing and laboratory CdTe process and equipment.
Solution-Processed Efficient Nanocrystal Solar Cells Based On Cdte And Cds Nanocrystals

Abstract:Solution-processed CdTe nanocrystals solar cells have attracted much attention due to their low cost, low material consumption, and potential for roll-to-roll production. Among all kinds of semiconductor materials, CdS exhibits the lowest lattice mismatch with CdTe, which permits high junction quality and high device performance. In this study, high quality CdS nanocrystals were prepared by a non-injection technique with tetraethylthiuram disufide and 2,2-dithiobisbenzothiazole as the stabilizers. Based on the CdTe and CdS nanocrystals, devices with the architecture of ITO/ZnO/CdS/CdTe/MoOx/Au were fabricated successfully by a solution process under ambient condition. The effects of annealing conditions, film thickness, and detailed device structure on the CdTe/CdS nanocrystal solar cells were investigated and discussed in detail. We demonstrate that high junction quality can be obtained by using CdS nanocrystal thin film compared to traditional CdS film via chemical bath deposition (CBD). The best device had short circuit current density (J(sc)), open circuit voltage (V-oc) and fill factor (FF) of 17.26 mA/cm(2), 0.56 V, and 52.84%, respectively, resulting in a power conversion efficiency (PCE) of 5.14%, which is significantly higher than that reported using CBD CdS as the window layer. This work provides important suggestions for the further improvement of efficiency in CdTe nanocrystal solar cells.

Abstract:The back interface of the flexible solar cell is effectively tailored through electrochemical polishing and UV‐O3 treatment, resulting in high‐quality CZTSSe film and a quasi‐ohmic contact, leading to a significant improvement in efficiency, and highlighting the critical importance of back contact interfaces for efficient carrier collection in flexible thin film solar cells. Flexible Cu2ZnSn(S,Se)4 (CZTSSe) solar cells is attracting much attention because of their enormous application prospects. However, current flexible CZTSSe solar cells with Mo foil as substrate still suffer from severe back interface problems due to the complexity of substrate surfaces. Herein, a facile approach to tailor the surface of the flexible substrate and modify the back interface between CZTSSe and Mo foil is proposed. The study discloses that a simple polishing can not only improve the wettability of the precursor solution on the substrate unexpectedly and thus improve the quality of the CZTSSe film, but also increase the mechanical stability of the absorber layer grown on Mo foil. The subsequent UV‐ozone treatment helps to form a favorite MoO3 layer for efficient CZTSSe devices. Surprisingly, the quasi‐ohmic contact is formed between CZTSSe/Mo foil by such combined treatments and thus promoting the carrier collection. Consequently, the efficiency of the flexible CZTSSe solar cell is significantly improved from 4.94% to 10.32% without anti‐reflection layer. The bending durability of the cell fabricated on the treated Mo foil is increased greatly. This work discloses that back contact interface is very important for the carrier collection and thus the highly efficient flexible thin film solar cells.

Abstract:Flexible thin film solar cells such as CIGS, CdTe, and a-Si:H have received worldwide attention. Until now, Si solar cells dominate the photovoltaic market. Its production cost is a major concern since Si substrates account for the major cost. One way to reduce the module production cost is to use the low-cost flexible substrates. It reduces the installation and transportation charges also, thereby reducing the system price. Apart from metallic foils, plastic films and flexible glass, paper substrates such as cellulose papers, bank notes, security papers and plain white copying papers are also used as substrates for flexible solar cells. In this review, recent developments in flexible CIGS, CdTe and a-Si:H solar cells are reported. Progress on various flexible foils, fabrication and stability issues, current challenges and solutions to those challenges of using flexible foils, and industrial scenario are reviewed in detail. Encapsulation issues and solutions related to water vapor transmission rate are discussed.

Abstract:Low-cost solution-processed CdTe nanocrystal (NC) solar cells always suffer from a high interface energy barrier and unbalanced hole/electron transport as well as anisotropic atom diffusion on the CdTe surface due to the limited amount of hole/electron interface materials or the difficulty in interface processing. In this work, a novel strategy is first adopted with gradient electron transport layer (CdS/CdSe) modification in the cathode and a new crosslinkable hole transport polymer (P-TPA) implantation in the anode. The carrier recombination at interfaces is greatly decreased and thus the carrier collection is increased. Moreover, the light harvesting is improved both in short and long wavelength regions, making J(sc) and V-oc increase simultaneously. A champion solar cell shows a very high power conversion efficiency of 9.2% and an outstanding J(sc) of 25.31 mA cm(-2), which are among the highest values for all solution-processed CdTe NC solar cells with a superstrate structure, and the latter value is even higher than that of traditional thick CdTe thin-film solar cells (2 mu m) via the high temperature close space sublimation method. This work demonstrates that facile surface modifications in both the cathode and anode with stepped extraction and organic-inorganic hybridization are very promising in constructing next-generation highly efficient NC photovoltaic devices.
[Study on back contact layer of CdTe solar cell by XPS]

Abstract:ZnTe and ZnTe : Cu polycrystalline films were fabricated by means of co-evaporating at room temperature. The sturcture and distribution of various elements were studied by XPS and XRD. The XRD results show that the phase structure of the films deposited at different substrate temperature almost remains unchanged, XPS analysis shows that the compositional dependence of sputtering time is different for the films deposited at different deposition rate. The distribution of Cu in the film grows with the increase in the sputtering time, and reaches a maximum, then falls down rapidly. According to the transformation of the distribution of Cu we excogitated how to prevent Cu diffusion in ZnTe films. Considering Cu as a function of time, ZnTe films were first deposited at the substrate temperature of 70 degrees C, and then ZnTe : Cu films were deposited at room temperature, effectively preventing the diffusion of Cu atom, and thus improving the efficiency of CdTe solar cells.

Abstract:High-efficiency, lightweight, and flexible solar cells are sought for a variety of applications particularly when high power density and flexible form factors are desired. Development of solar cells on flexible substrates may also offer production advantages in roll-to-roll or sheet-to-sheet processes. Here, we report device efficiencies of 17.2% and 14.6%, under AM1.5G and AM0 irradiances, respectively, for a flexible, lightweight, CdTe-based solar cell. To advance the efficiency relative to the highest previously reported AM1.5G value of 16.4%, we used an indium gallium oxide (IGO) emitter layer on a cadmium stannate (CTO) transparent conductor, which was deposited on 100-μm thick Corning® Willow® Glass. A sputtered CdSe layer was employed to incorporate Se into a CdTe absorber that was deposited by close-space sublimation, and CuSCN was used as a hole transport layer between the CdTe and the back metal electrode. The IGO and CTO layers remained intact during the high temperature film processing as seen in cross-sectional imaging and elemental mapping. This device configuration offers great promise for building-integrated photovoltaics, space applications, and higher rate manufacturing.

Controlled Synthesis of Cdte Nanocrystals for High Performanced Schottky Thin Film Solar Cells

Abstract:We report the synthesis of CdTe semiconductor nanocrystals (NCs) with multi-armed, rod and tetrapod shapes, developed by a facile solution process using a cadmium carboxylate as the precursor at moderate temperatures of 220-300 degrees C. It was found that the size and morphology of the CdTe NCs were related to synthesis parameters such as the reaction temperature, carboxyl chain length and carboxylic acid. Based on these CdTe NCs, photovoltaic cells (PVC) in simple Schottky diode configuration of ITO/CdTe/Al were fabricated. The performances of the CdTe NCs solar cells were found to strongly rely on the morphology and surface ligand of the CdTe NCs. The best device could show a power conversion efficiency (PCE) of 5.15% under AM 1.5G illumination at 100 mW cm(-2), which is the highest efficiency of a CdTe NC-based Schottky solar cell reported to date. Notably, in comparison to the ITO/CdTe/LiF/Al device, the device configuration of ITO/CdTe/Al showed higher efficiency and better air-stability.

Abstract:CdS layers grown by 'dry' (close space sublimation) and 'wet' (chemical bath deposition) methods are deposited and analyzed. CdS prepared with close space sublimation (CSS) has better crystal quality, electrical and optical properties than that prepared with chemical bath deposition (CBD). The performance of CdTe solar cell based on the CSS CdS layer has higher efficiency than that based on CBD CdS layer. However, the CSS CdS suffers from the pinholes. And consequently it is necessary to prepare a 150 nm thin film for CdTe/CdS solar cell. To improve the performance of CdS/CdTe solar cells, a thin multilayer structure of CdS layer (similar to 80 nm) is applied, which is composed of a bottom layer (CSS CdS) and a top layer (CBD CdS). That bi-layer film can allow more photons to pass through it and significantly improve the short circuit current of the CdS/CdTe solar cells. Crown Copyright (C) 2010 Published by Elsevier B.V.
