Abstract:The clean and ordered surfaces of CdZnTe (111)B grown by the Bridgman method were obtained by Ar ion bombardment and thermal annealing in situ in an ultrahigh vacuum. The surface atomic structures of CdZnTe (111)B after annealing at different temperature were observed by low-energy electron diffraction (LEED). The valence band and work function of CdZnTe (111)B surfaces were determined by synchrotron radiation photoemission spectroscopy. The order of CdZnTe (111)B after annealing at 350 °C will worsen, and the (111)B-(2 × 2) local reconstruction will be formed. The work function of CdZnTe (111)B after annealing at 350 °C is 0.8 eV higher than that of CdZnTe (111)B-(1 × 1), and the local reconstruction may be induced by Te adatoms on top of the ideal truncation.

Abstract:To understand CdTe doping with Zn, first-principle calculations are performed to obtain the various kinds of surface-structure for Zn on a CdTe(001) surface. A Te-terminated CdTe(001)-(2 x 2) surface structure with a 0.25 monolayer-coverage of Zn absorbing at the bridge sites is the most energetically favorable among the surface structures examined. For the Cd-terminated surface, a cadmium vacancy can form spontaneously. Zn atoms may also accumulate at the voids inside the CdTe film during subsequent growth, which may diffuse into Cd vacancies under specifically external conditions, i.e., the growth temperature, atmospheric pressure, etc. (C) 2009 Elsevier Ltd. Abstract:The work functions of CdZnTe single crystal with different surface states were measured using synchrotron radiation photoemission spectroscopy. The work function of CdZnTe after mechanical and chemical polishing is higher than that of clean and ordered surface. The damage layer deduced by Ar ion sputtering increases the work function. The Te adatoms of the CdZnTe (111)B (2×2) reconstruction form the interface dipole and increase the work function. The effects of H2O adsorption and Au evaporation on the work function of CdZnTe were investigated. The relationships among work function, surface dipole, valence band bending, ionization energy, and electron affinity of CdZnTe with different surface states were discussed.

Abstract:The heterostructures of (zinc-blende)-CdTe/(rock-salt)-PbTe are typically found to have their common cubic axes aligned to each other, as in the case of PbTe quantum dots embedded in a CdTe matrix. In this work, we perform both theoretical and experimental studies on the CdTe/PbTe heterostructure in a different geometry: a planar CdTe/PbTe (111) heterostructure. We simulate the epitaxial growth of CdTe (PbTe) on the (111) PbTe (CdTe) substrate, using a density-functional theory. A twisted CdTe/PbTe (111) interface structure has been predicted in the layer-by-layer epitaxial growth on the (111) substrate, in contrast to the non-twisted CdTe/PbTe (111) interface reported in the literature. This predicted structure has been confirmed experimentally in the heterostructure grown by molecular beam epitaxy, using a high-resolution transmission electron microscope. The twisted interface has a lower binding energy than the non-twisted one, indicating that the twisted structure is a metastable phase formed in the non-equilibrium growth process. Additionally, the interface reconstructions of the CdTe/PbTe (111) heterostructure observed by reflection high-energy electron diffraction are explained using the twisted interface model.

Abstract:Angle-resolved photoemission spectroscopy (ARPES) was used to characterize the surface state of clean CdZnTe (1 1 0) surface. The surface state of CdZnTe with the peak at 0.9 eV below the Fermi level is identified. Meanwhile, Photoluminescence (PL) spectrum confirmed that there existed a surface trap state which introduced a deep-level peak at 1.510 eV. The surface trap states can be decreased by aging in dry-air. The surface leakage current was measured also by I–V measurements. After aging, the leakage current was decreased remarkably, which suggested that the aging treatment is an effective method to decrease the surface trap state.

Abstract:New sp3 tight-binding models for ZnO, ZnS, ZnSe, CdS, and CdSe are utilized to calculate the atomic geometries and surface-state eigenvalue spectra of the (110) surfaces of zinc-blende allotropes and the (101̄0) and (112̄0) cleavage faces of the wurtzite allotropes. The models predict that each cleavage face [i.e., zinc-blende (110), wurtzite (101̄0), and wurtzite (112̄0)] exhibits a characteristic relaxation in which the anion relaxes outward and the cation inward. The details of these relaxations depend on the local atomic connectivity and hence vary from one cleavage face to another. The dependence of all three classes of relaxed structure on the specific material considered is shown to be described by a linear scaling of the independent surface structural parameters with the bulk lattice constant. All of these structures are shown to result from a rehybridization of surface bonds created by the movement of a dangling-bond surface state from the energy gap into the top of the valence band as it becomes modified to contain some back bonding and/or surface bonding character. The relaxed cleavage face geometries correspond to new types of epitaxially constrained chemical bonding which exhibit no bulk or molecular analogs.

Abstract:The oxygen adsorption and desorption on the CdZnTe (111) B -(2×2) surface were studied with synchrotron radiation ultraviolet photoemission spectroscopy (SRUPS) and X-ray photoelectron spectroscopy (XPS). The results show that a surface state of clean CdZnTe (111) B -(2×2) surface appears at 0.5 eV below Fermi level ( E F), which disappears after the oxygen exposure, and shows again after annealing in UHV. The surface work function of CdZnTe (111) B -(2×2) decreases after the oxygen exposure, and futher reduces after annealing.

Abstract:Surface properties of epitaxially grown PbTe(1 1 1) thin films on BaF2(1 1 1) substrates were systematically investigated by the characterizations of in situ reflection high energy electron diffraction (RHEED) and atomic force microscope (AFM). First principal calculations were performed to facilitate the interpretation of experimental observations. Our results indicate that substrate temperature (T-sub) and chemical environment are crucial in determining the type of surface structure during the growth of PbTe(1 1 1) thin films. When PbTe is grown at T-sub = 250 degrees C, the metastable (1 x 1) structure is formed on the PbTe( 1 1 1) surface. However, whether T-sub is elevated to 300 degrees C or the PbTe( 1 1 1)-(1 x 1) sample grown at T-sub = 250 degrees C is post-annealed at 300 degrees C, the stable (2 x 1) reconstructions appear on the PbTe(1 1 1) surface. In Pb-rich environment, the most stable (2 1) reconstruction results from the substitution of the half of the 2nd Te atoms by Pb atoms, while in Te-rich environment, the most stable (2 x 1) reconstruction originates from the missing of half of the 1st Pb atoms. Abstract:The surface structure, relaxation, and oxygen adsorbed (2×22)R45° Cu(100) surf ace are studied by ab initio total energy calculation. The calculated atomic str ucture for the Cu(100) (2×22)R45°-O surface is quite close to the experiments except the positions of surface layer Cu atoms. The adsorbed O atoms is lying ap proximately 0.02 nm above the outermost Cu layer and produces a hybridized band and yields some localized surface states around 6.4 eV below EF. The calculated work function for studied oxygen adsorbed surface phase is 4.58 eV, w hich is close to that of clear Cu(100) surface (～4.53 eV). It is concluded that the bonding between adsorbate and substrate copper atoms is approximately limit ed to the first surface layer.

Abstract:In this article we have studied the surface structure, relaxation, and oxygen absorbed c(2 x 2) Cu(001) surface by using ab initio projector augmented wave and Car-Parinello method. It is concluded that the bond length between oxygen and surface Cu atom is 0.194nm which yields a perpendicular distance of 0.069nm from O to Cu(S). The absorption of oxygen produces a hybridized band and yields the well localized surface states at 6.7 eV below E-F. The calculated work function for this absorbed surface is 5.29 eV. We also calculate the scanning tunneling microscope images in the Tersoff-Hamann approach and make comparison with available experimental observations.

Abstract:Interfacial topological states are a key element of interest for topological insulator thin films, and their properties can depend sensitively on the atomic bonding configuration. We employ in situ nonresonant and resonant surface x-ray scattering to study the interfacial and internal structure of a prototypical topological film system: Bi2Te3 grown on Si(111). The results reveal a Te-dominated buffer layer, a large interfacial spacing, and a slightly relaxed and partially strained bottom quintuple layer of an otherwise properly stacked bulklike Bi2Te3 film. The presence of the buffer layer indicates a nontrivial process of interface formation and a mechanism for electronic decoupling between the topological film and the Si(111) substrate.

Abstract:The surface structure of PbTe epitaxial layers on Cd0.98Zn0.02Te (111) grown by molecular beam epitaxy was studied by atomic force microscope. It is shown that the surface is dominated by terraces with triangular shape and anomalous spiral steps. In order to clarify the origin of the triangular shape and spiral steps, PbTe/Cd0.98Zn0.02Te heteroepitaxial layers were investigated by using a high-resolution transmission electron microscope (HRTEM). As a result, it is confirmed that the triangular shape and spiral steps originate from the intrinsic Frank dislocations represented in PbTe/Cd0.98Zn0.02Te interface. Considering the effect of the kinetics of dislocations, it is revealed that the strain field arising from dislocations affects the formation of spiral steps. The experiments data are in agreement with the calculations based on elasticity theory and dislocation gliding theory.

Abstract:Understanding complex correlations between the macroscopic device performance and the contact formation on the atomic level in CdZnTe radiation detectors remains an enormous challenge. In this work, an effort towards bridging that macro-nano knowledge gap is made by systematic study of the electronic structures in the interface of Al/CdZnTe(111)A and Al/CdZnTe(111)B with Al coverage from sub-monolayer to multilayers using photoemission spectroscopy. Remarkable difference of the electronic states was found in these two interfaces. A strong interaction between Al and CdZnTe(111)A was observed at room temperature and thick interface layers (>12 nm) formed. In contrast, an intermix layer with a thickness of about one atomic layer (∼0.3 nm) was formed at Al/CdZnTe(111)B interface.

Abstract:We perform first-principles calculations to study the stability and electronic structure of the (111) surface of SnTe, a representative topological crystalline insulator (TCI). We find three stable surface phases, which support two qualitatively different types of topological surface states: type I with four Dirac points at (Gamma) over bar and three (M) over bar points and type II with two Dirac points nearby but not at (Gamma) over bar. Their appearance can be controlled by varying growth conditions. Under an Sn-poor condition, the Te-terminated surface without reconstruction is stable, resulting in the type-I surface states. While under an Sn-rich condition, the (2x1)-reconstructed Sn-terminated surface becomes more stable. The reconstruction folds the surface Brillouin zone and effectively induces interactions between the Dirac points at the (Gamma) over bar and (M) over bar points. Surface states thus change from type I to type II accompanied by a Lifshitz transition. Under intermediate growth conditions, the (root 3 x root 3)-reconstructed Sn-terminated surface gets stabilized, which recovers the type-I surface states. Our work suggests a promising alternative way to control the topological surface states of TCIs besides selecting different surface orientations.

Abstract:HgTe (111) surface is comprehensively studied by scanning tunneling microscopy/spectroscopy (STS). In addition to the primitive (1 × 1) hexagonal lattice, six reconstructed surface structures are observed: (2 × 2), 2 × 1, 4 × 1, , and . The (2 × 2) reconstructed lattice maintains the primitive hexagonal symmetry, while the lattices of the other five reconstructions are rectangular. Moreover, the topographic features of the reconstruction are bias dependent, indicating that they have both topographic and electronic origins. The STSs obtained at different reconstructed surfaces show a universal dip feature with size ~100 mV, which may be attributed to the surface distortion. Our results reveal the atomic structure and complex reconstructions of the cleaved HgTe (111) surfaces, which paves the way to understand the rich properties of HgTe crystal.

Abstract:Au Schottky contact was deposited on the clean CZT (110) and (111) A surface by molecular beam epitaxy (MBE). The real Schottky barrier heights were measured to be 0.738eV and 0.566eV by Synchrotron radiation photoemission spectroscopy (SRPES) respectively. The constituents of (110) and (111) A surfaces were measured by XPS. The Te concentration on (111) A surface is higher than that of (110) surface. And the difference of chemical reactivity and charge transfer were identified by Au4f7/2, Cd4d, Te4d5/2 core level shifts using SRPES. Using metal-induced gap states model, the results of experiment were explained.

Abstract:Adsorption of water molecules on the CdZnTe (111) B surface has been studied at room temperature using synchrotron radiation ultraviolet photoemission spectroscopy (SRUPS), X-ray photoelectron spectroscopy (XPS) and low energy electron diffraction (LEED). After water exposure, the Cd 3d core level is chemically shifted by −0.5eV, and in the valence band, three water-induced orbital levels are found at −3.6, −4.8 and around −8.5eV below the Fermi level. They can be assigned to water molecules adsorbed on Cd atoms. Together with the observed work function decrease, we suggested that water is adsorbed oxygen-end-down.
