Abstract:Polar dielectrics are important optical materials enabling the subwavelength manipulation of light in infrared due to their capability to excite phonon polaritons.In practice,it is highly desired to actively modify these hyperbolic phonon polaritons（HPPs） to optimize or tune the response of the device.In this work,we investigate the plasmonic material,a monolayer graphene,and study its hybrid structure with three kinds of hyperbolic thin films grown on SiO 2 substrate.The inter-mode hybridization and their tunability have been thoroughly clarified from both the band dispersions and the mode patterns numerically calculated through a transfer matrix method.Our results show that these hybrid multilayer structures are of strong potentials for applications in plasmonic waveguides,modulators and detectors in infrared.

Abstract:Two-dimensional materials, such as graphene and monolayer hexagonal BN (h-BN), are attractive for demonstrating fundamental physics in materials and potential applications in next-generation electronics. Atomic sheets containing hybridized bonds involving elements B, N and C over wide compositional ranges could result in new materials with properties complementary to those of graphene and h-BN, enabling a rich variety of electronic structures, properties and applications. Here we report the synthesis and characterization of large-area atomic layers of h-BNC material, consisting of hybridized, randomly distributed domains of h-BN and C phases with compositions ranging from pure BN to pure graphene. Our studies reveal that their structural features and bandgap are distinct from those of graphene, doped graphene and h-BN. This new form of hybrid h-BNC material enables the development of bandgap-engineered applications in electronics and optics and properties that are distinct from those of graphene and h-BN.

Abstract:In this Letter, we study the structural, electronic and elastic properties of single-layer striped borophene stacked on top of single-layer graphene. Through DFT calculation, we show that both the properties of striped borophene and graphene are not fully preserved in the novel heterostructure which obviously depend on the nature of the chemical bond between the layers. The obtained phonon spectrum confirms the stability of this compound. The divergence of branches in the band structure appears below the Fermi level in the K point in the first Brillouin zone. Moreover, this heterostructure possesses excellent elastic properties and can be considered for use in the field of 2D acousto- and optoelectronics.

In this work, we study heterostructures of TBG and hexagonal boron nitride (hBN) using an atomistic tight-binding model together with semi-classical molecular dynamics to consider relaxation effects. The hBN substrate has significant effects on the band structure of TBG even in the case where TBG and hBN are not aligned. Specifically, the substrate induces a large mass gap and strong pseudo-magnetic fields that break the layer degeneracy. Interestingly, such degeneracy can be recovered with a second hBN layer. Finally, we develop a continuum model that describes the tight-binding band structure. Our results show that a real-space tight-binding model in combination with semi-classical molecular dynamics is a powerful tool to study the electronic properties of moiré heterostructures, and to explain experimental results in which the effect of the substrate plays an important role.
Electronic Properties of Phosphorene/Graphene and Phosphorene/Hexagonal Boron Nitride Heterostructures

Abstract:Vertical integration of two-dimensional materials has recently emerged as an exciting method for the design of novel electronic and optoelectronic devices. Using density functional theory, we investigate the structural and electronic properties of two heterostructures, graphene/phosphorene (G/BP) and hexagonal boron nitride/phosphorene (BN/BP). We found that the interlayer distance, binding energy, and charge transfer in G/BP and BN/BP are similar. Inter layer noncovalent bonding is predicted due to the weak coupling between the p(z) orbital of BP and the pi orbital of graphene and BN. A small amount of electron transfer from graphene and BN, scaling with the vertical strain, renders BP slightly n-doped for both heterostructures. Several attractive characteristics of BP, including direct band gap and linear dichroism, are preserved. However, a large redistribution of electrostatic potential across the interface is observed, which may significantly renormalize the carrier dynamics and affect the excitonic behavior of BP. Our work suggests that graphene and BN can be used not only as an effective capping layer to protect BP from its structural and chemical degradation while still maintaining its major electronic characteristics but also as an active layer to tune the carrier dynamics and optical properties of BP.
An accurate description of the structural and electronic properties of twisted bilayer graphene-boron nitride heterostructures

Up to now, most of the theoretical works carried out in order to understand this effect have been done using continuum models. Structural, mechanical, and electro-optical properties of hydrogenated graphene/h-BN heterobilayer

Abstract:Employing first-principles calculations, the structural, mechanical, and electro-optical properties of hydrogenated graphene/h-BN heterobilayer are explored systematically. Graphene/h-BN heterobilayer is a semimetal. Once hydrogenating the graphene/h-BN heterobilayer, it is transformed to a semiconducting diamane-like monolayer (C 2 BNH 2 ). The C 2 BNH 2 monolayer is predicted to have energetic, thermal, and dynamical stabilities and exhibits a moderate direct bandgap. The bandgap of C 2 BNH 2 monolayer is variable with different atom bondings between graphene and h-BN layers. Also, the optical properties of the C 2 BNH 2 are very sensitive to the atom bonding. Compared with the C–N bonding configuration, the C–B bonding configuration shows superior optical absorption for the visible and near-ultraviolet lights and owns a small binding energy of exciton. In addition, their in-plane elastic constants are comparable to that of graphene and ultimate tensile strengths under biaxial strain can be larger than 60 GPa. These features in the C 2 BNH 2 monolayer endow it with great potential in electronic and optoelectronic devices.

Abstract:Van der Waals (vdW) heterostructures integrated by stacking of different two-dimensional (2D) materials have demonstrated their great potential for various applications, especially for the next-generation optoelectronic devices due to their new physics and exceptional properties in the past years. However, the specific influence of interlayer coupling on electronic structure and photoelectric properties is of great significance but rarely studied with an experimental and effective method. Here we firstly analyze the optical parameters of graphene/MoS2 vdW heterostructure by a fast and non-destructive characterization technique, spectroscopic ellipsometry (SE). The Lorentz oscillators modeling dispersion relations and effective medium approximation layer fit well with the SE measured data. The yielded refractive index and extinction coefficient of graphene/MoS2 vdW heterostructure were confirmed and compared to investigate their optical properties and interface interactions. These results provide a fundamental understanding on the optical parameters and interlayer coupling of graphene/MoS2 vdW heterostructure, which could promote the further research of various vdW heterostructures and future development for use in optoelectronics.

Abstract:Carbon based two-dimensional (2D) materials with honeycomb lattices, like graphene, polyaniline carbon-nitride (C$_3$N) and boron-carbide (BC$_3$) exhibit exceptional physical properties. On this basis, we propose two novel graphene-like materials with BC$_6$N stoichiometry. We conducted first-principles calculations to explore the stability, mechanical response, electronic, optical and thermal transport characteristics of graphene-like BC$_3$ and BC$_6$N monolayers. The absence of imaginary frequencies in the phonon dispersions confirm dynamical stability of BC$_3$ and BC$_6$N monolayers. Our first principles results reveal that BC$_3$ and BC$_6$N present high elastic moduli of 256 and 305 N/m, and tensile strengths of 29.0 and 33.4 N/m, with room temperature lattice thermal conductivities of 410 and 1710 W/m.K, respectively. Notably, the thermal conductivity of BC$_6$N is one of the highest among all 2D materials. According to electronic structure calculations, monolayers of BC$_3$ and BC$_6$N are indirect and direct bandgap semiconductors, respectively. The optical analysis illustrate that the first absorption peaks along the in-plane polarization for single-layer BC$_3$ and BC$_6$N occur in the visible range of the electromagnetic spectrum. Our results reveal outstandingly high mechanical properties and thermal conductivity along with attractive electronic and optical features of BC$_3$ and BC$_6$N nanosheets and present them as promising candidates to design novel nanodevices.

Abstract:Research on graphene and other two-dimensional (2D) materials, such as silicene, germanene, phosphorene, hexagonal boron nitride (h-BN), graphitic carbon nitride (g-C3N4), graphitic zinc oxide (g-ZnO) and molybdenum disulfide (MoS2), has recently received considerable interest owing to their outstanding properties and wide applications. Looking beyond this field, combining the electronic structures of 2D materials in ultrathin van der Waals heterojunctions has also emerged to widely study theoretically and experimentally to explore some new properties and potential applications beyond their single components. Here, this article reviews our recent theoretical studies on the structural, electronic, electrical and optical properties of 2D van der Waals heterojunctions using density functional theory calculations, including the Graphene/Silicene, Graphene/Phosphorene, Graphene/g-ZnO, Graphene/MoS2 and g-C3N4/MoS2 heterojunctions. Our theoretical simulations, designs and calculations show that novel 2D van der Waals heterojunctions provide a promising future for electronic, electrochemical, photovoltaic, photoresponsive and memory devices in the experiments.

Abstract:2D materials have attracted much attention for applications in halide perovskite optoelectronic devices due to their high carrier mobility and adjustable work function. Heterogeneous stacking of halide perovskites with 2D materials to form heterostructures is an effective way to improve the performance of perovskite photovoltaic and optoelectronic devices. Herein, the investigation of the interfacial interactions and electronic properties of graphene/CsPbI3 heterostructures with two types of exposed surfaces of CsPbI3 by first‐principles calculations is reported. The calculated results show that the intrinsic electronic properties of isolated graphene and the CsPbI3 slabs are well preserved in the heterostructures, and the interaction between the heterostructures is a weak van der Waals (vdW) interaction. The Schottky barriers are built in the vdW heterostructures with the optimized layer‐to‐layer distance. The barrier height can be tuned by doping graphene with boron and nitrogen atoms and by applying an external electric field. This work provides useful information for designing next‐generation electronic devices based on graphene/CsPbI3 vdW heterostructures.

Abstract:The first-principles computer-aided design of atomistic heterostructures can discover the physical properties of new materials and help them widely find applications in frontier scientific fields. Here, we report an investigation on the heterobilayer composed of one sheet of two-dimensional (2D) graphene on the surface of one-layer hexagonal boron nitride (h-BN). We calculate and simulate the binding energies, electric dipoles related to interlayer sliding, and twisting angles of three stacking orders in graphene/hBN heterobilayer. The relative energies of these three heterobilayers are obtained by using first-principles calculations method and the AB stacking structure exhibits the lowest energy. We have also found that the electric field perpendicular to the 2D plane can control the dipole magnitude of the bilayer system, and even change the polarization direction. We studied the kinetic stability of graphene-hBN bilayer heterostructures under the action of external electric fields using Ab initio molecular dynamics (AIMD), as well as the thermodynamic stability. Finally, we propose that the graphene/h-BN heterobilayer might play an important role in the field of information electronics as a 2D ma-terial with interesting physical properties.
C 3 N based heterobilayers: a potential platform to explore optoelectronic and thermoelectric properties

Abstract:We theoretically investigate the full thermal transport and optoelectronic features of two estab- lished van der Waals (vdW) heterostructures based on the recently synthesized monolayer of C 3 N using the machinery of the Boltzmann transport and GW+BSE calculations. Among the structures, C 3 N/hBN tends to exhibit a small indirect gap semiconducting nature with an admixture of com- paratively higher 'flat-and-dispersiveness' and band degeneracy in the conduction band minima. A nearly comparable high thermoelectric power factor is observed for both the charge carriers at 300 K and 900 K at specific concentrations. The other material, C 3 N/graphene however maintains a low Seebeck coefficient with large electrical conductivity which correctly manifests its metallic character. A combination of low atomic mass, higher anharmonicity and longer lifetime of acous- tic phonons in C 3 N/hBN results in an intermediate lattice thermal conductivity (196 Wm −1 K −1 ) at room temperature as compared to its constituent monolayers. Under heavy n-type doping, C 3 N/hBN hetero-bilayer displays a figure of merit value of 0.13 (and 0.36) at room temperature (and at 900 K). As per the optical signatures are concerned, C 3 N/hBN reveals two distinct absorp- tion peaks with a high electron-hole quasiparticle interaction energy correction. Besides both the structures display a much better absorption throughout the spectrum compared to graphene. We expect these findings will motivate future research in designing thermoelectric and optoelectronic materials made of light mass, earth-abundant and non-toxic elements.

Abstract:By employing first-principles calculations, we investigate the stabilities, quasi-particle band structures, and photocatalytic and optical properties of monolayer boron pnictides. Calculations indicate that monolayer boron pnictides have highly thermal stabilities verified by molecular dynamics, appreciable direct bandgaps, and good optical absorptions in the visible and near-infrared ranges. In addition, the relatively small exciton binding energies are also observed in the three systems, facilitating the separation of photogenerated electrons and holes. More interestingly, monolayer boron phosphide satisfies the criteria of photocatalyst for water splitting, and its photocatalytic performance can be further enhanced by applying biaxial tensile strain. Our researches provide valuable insight for finding monolayer boron pnictides applied in optoelectronics and photocatalytic water splitting.

Abstract:Two-dimensional hexagonal boron nitride (hBN) is an insulator with polar covalent B-N bonds. Monolayer and bilayer pentagonal BN emerge as an optoelectronic material, which can be used in photo-based devices such as photodetectors and photocatalysis. Herein, we implement spin polarized electron density calculations to extract electronic/optical properties of mono- and bilayer pentagonal BN structures, labeled as B 2 N 4 , B 3 N 3 , and B 4 N 2 . Unlike the insulating hBN, the pentagonal BN exhibits metallic or semiconducting behavior, depending on the detailed pentagonal structures. The origin of the metallicity is attributed to the delocalized boron (B) 2p electrons, which has been verified by electron localized function and electronic band structure as well as density of states. Interestingly, all 3D networks of different bilayer pentagonal BN are dynamically stable unlike 2D structures, whose monolayer B 4 N 2 is unstable. These 3D materials retain their metallic and semiconductor nature. Our findings of the optical properties indicate that pentagonal BN has a visible absorption peak that is suitable for photovoltaic application. Metallic behavior of pentagonal BN has a particular potential for thin-film based devices and nanomaterial engineering.

Electronic, Thermal and Mechanical Properties of Carbon and Boron Nitride Holey Graphyne Monolayers

Abstract:In a recent experimental accomplishment, a two-dimensional holey graphyne semiconducting nanosheet with unusual annulative π-extension has been fabricated. Motivated by the aforementioned advance, herein we theoretically explore the electronic, dynamical stability, thermal and mechanical properties of carbon (C) and boron nitride (BN) holey graphyne (HGY) monolayers. Density functional theory (DFT) results reveal that while the C-HGY monolayer shows an appealing direct gap of 1.00 (0.50) eV according to the HSE06(PBE) functional, the BNHGY monolayer is an indirect insulator with large band gaps of 5.58 (4.20) eV. Furthermore, the elastic modulus (ultimate tensile strength) values of the single-layer C- and BN-HGY are predicted to be 127(41) and 105(29) GPa, respectively. The phononic and thermal properties are further investigated using machine learning interatomic potentials (MLIPs). The predicted phonon spectra confirm the dynamical stability of these novel nanoporous lattices. The room temperature lattice thermal conductivity of the considered monolayers is estimated to be very close, around 14.0 ± 1.5 W/mK. At room temperature, the C-HGY and BN-HGY monolayers are predicted to yield an ultrahigh negative thermal expansion coefficient, by more than one order of magnitude larger than that of the graphene. The presented results reveal decent stability, anomalously low elastic modulus to tensile strength ratio, ultrahigh negative thermal expansion coefficients and moderate lattice thermal conductivity of the semiconducting C-HGY and insulating BN-HGY monolayers.
Structural, Electronic and Optical Properties of Some New Trilayer Van de Waals Heterostructures

Abstract:Constructing two-dimensional (2D) van der Waals (vdW) heterostructures is an effective strategy for tuning and improving the characters of 2D-material-based devices. Four trilayer vdW heterostructures, BP/BP/MoS2, BlueP/BlueP/MoS2, BP/graphene/MoS2 and BlueP/graphene/MoS2, were designed and simulated using the first-principles calculation. Structural stabilities were confirmed for all these heterostructures, indicating their feasibility in fabrication. BP/BP/MoS2 and BlueP/BlueP/MoS2 lowered the bandgaps further, making them suitable for a greater range of applications, with respect to the bilayers BP/MoS2 and BlueP/MoS2, respectively. Their absorption coefficients were remarkably improved in a wide spectrum, suggesting the better performance of photodetectors working in a wide spectrum from mid-wave (short-wave) infrared to violet. In contrast, the bandgaps in BP/graphene/MoS2 and BlueP/graphene/MoS2 were mostly enlarged, with a specific opening of the graphene bandgap in BP/graphene/MoS2, 0.051 eV, which is much larger than usual and beneficial for optoelectronic applications. Accompanying these bandgap increases, BP/graphene/MoS2 and BlueP/graphene/MoS2 exhibit absorption enhancement in the whole infrared, visible to deep ultraviolet or solar blind ultraviolet ranges, implying that these asymmetrically graphene-sandwiched heterostructures are more suitable as graphene-based 2D optoelectronic devices. The proposed 2D trilayer vdW heterostructures are prospective new optoelectronic devices, possessing higher performance than currently available devices.

Abstract:Two-dimensional (2D) graphene has unique electrical properties such as high mobility and ballistic transport at room temperature. Two-dimensional hexagonal boron nitride (h-BN) has similar lattice structure to graphene and has a lattice mismatch with graphene of less than 1.7%. At the same time, h-BN has an atomic level of flat surface, B atoms and N atoms saturated into the bond, the graphene based on h-BN substrate has a very high mobility, which was considered the highest among the insulating substrates. H-BN is an insulator or wide bandgap semiconductor with excellent mechanical properties and excellent thermal and chemical stability. When a heterostructures of graphene and h-BN is formed, the complex exhibits its own unique electrical properties; this enables to have a broad prospect in the fabrication of nanoelectronic devices.
