Abstract:We study the so-called self-polarization phenomenon in single, electroded PbTiO3 crystals. In this case, near the electrodes, surface layers are formed with a chemically modified perovskite structure. This generates a built-in electric polarization, which cannot be switched permanently by an external electric field. While the initial samples, having two such surface layers with opposite directions of built-in polarization, exhibit ordinary symmetric hysteresis loops, the "asymmetric" samples, with one of these surface layers removed, show asymmetric hysteresis loops. To describe our experimental findings, we combine two kinds of models: one is phenomenological, utilizing the above general features; and the other is ab initio, taking into account the actual atomic structure at the bulk ferroelectric–surface layer–electrode interface. Namely, the ab initio calculations show that the electric polarization within the surface layer occurs due to the shifts of the relaxed Ti ions with respect to the oxygen ion octahedra on the PbO-terminated surface. We ascribe the self-polarization effect to the occurrence of the built-in electric field resulting from the formation of Pb-O planes within the surface layer.

Abstract:Asymmetrical electrical boundary conditions in (001)-oriented Pb(Zr0.2TiO0.8)O-3 (PZT) epitaxial ultrathin ferroelectric films are exploited to control surface photochemical reactivity determined by the sign of the surface polarization charge. It is shown that the preferential orientation of polarization in the as-grown PZT layer can be manipulated by choosing an appropriate type of bottom electrode material. PZT films deposited on the SrRuO3 electrodes exhibit preferential upward polarization (C+) whilst the same films grown on the (La, Sr)CoO3-electrodes are polarized downward (C-). Photochemical activity of the PZT surfaces with different surface polarization charges has been tested by studying deposition of silver nanoparticles from AgNO3 solution under UV irradiation. PZT surfaces with preferential C+ orientation possess a more active surface for metal reduction than their C- counterparts, evidenced by large differences in the concentration of deposited silver nanoparticles. This effect is attributed to band bending at the bottom interface which varies depending on the difference in work functions of PZT and electrode materials. (C) 2013 AIP Publishing LLC.

Abstract:At the ferroelectric surface, the broken translational symmetry induced bound charge should significantly alter the local atomic configurations. Experimentally revealing the atomic structure of ferroelectric surface, however, is very challenging due to the strong spatial variety between nano-sized domains, and strong interactions between the polarization and other structural parameters. Here, we study surface structures of Pb(Zr0.2Ti0.8)O3 thin film by using the annular bright-field imaging. We find that six atomic layers with suppressed polarization and a charged 180° domain wall are at negatively poled surfaces, no reconstruction exists at positively poled surfaces, and seven atomic layers with suppressed polarization and a charged 90° domain wall exist at nominally neutral surfaces in ferroelastic domains. Our results provide critical insights into engineering ferroelectric thin films, fine grain ceramics and surface chemistry devices. The state-of-the-art methodology demonstrated here can greatly advance our understanding of surface science for oxides.

Abstract:Understanding the mechanisms underlying a stable polarization at the surface of ferroelectric thin films is of particular importance both from a fundamental point of view and to achieve control of the surface polarization itself. In this study, we demonstrate that the X-ray standing wave technique allows the surface polarization profile of a ferroelectric thin film, as opposed to the average film polarity, to be probed directly. The X-ray standing wave technique provides the average Ti and Ba atomic positions, along the out-of-plane direction, near the surface of three differently strained thin films. This technique gives direct access to the local ferroelectric polarization at and below the surface. By employing X-ray photoelectron spectroscopy, a detailed overview of the oxygen-containing species adsorbed on the surface is obtained. The different amplitude and orientation of the local ferroelectric polarizations are associated with surface charges attributed to different type, amount and spatial distribution of the oxygen-containing adsorbates.

The combination of structural and spectroscopic information allows us to conclude on the most plausible mechanisms that stabilize the surface polarization in the three samples under study. Abstract:The P+ ferroelectric state, pointing away from the sample requires negative charge accumulation close to the surface (a) while positive charges accumulate close to the surface of P− samples (b). For P+ samples, such off‐stoichiometry reveals in‐gap, oxygen vacancies‐related band (c), absent for P− samples (d). X‐ray photoelectron spectroscopy measurements reveal Ti/Zr vacancies at the P− surface. Pb(Zr,Ti)O3 (PZT) is the most common ferroelectric (FE) material widely used in solid‐state technology. Despite intense studies of PZT over decades, its intrinsic band structure, electron energy depending on 3D momentum k, is still unknown. Here, Pb(Zr0.2Ti0.8)O3 using soft‐X‐ray angle‐resolved photoelectron spectroscopy (ARPES) is explored. The enhanced photoelectron escape depth in this photon energy range allows sharp intrinsic definition of the out‐of‐plane momentum k and thereby of the full 3D band structure. Furthermore, the problem of sample charging due to the inherently insulating nature of PZT is solved by using thin‐film PZT samples, where a thickness‐induced self‐doping results in their heavy doping. For the first time, the soft‐X‐ray ARPES experiments deliver the intrinsic 3D band structure of PZT as well as the FE‐polarization dependent electrostatic potential profile across the PZT film deposited on SrTiO3 and LaxSrMn1−xO3 substrates. The negative charges near the surface, required to stabilize the FE state pointing away from the sample (P+), are identified as oxygen vacancies creating localized in‐gap states below the Fermi energy. For the opposite polarization state (P−), the positive charges near the surface are identified as cation vacancies resulting from non‐ideal stoichiometry of the PZT film as deduced from quantitative XPS measurements.

Abstract:At the heterointerface of a top ferroelectric Pb(Zr${}_{0.2}$Ti${}_{0.8}$)O${}_{3}$ (PZT) ultrathin film and a bottom La${}_{0.7}$Sr${}_{0.3}$MnO${}_{3}$ (LSMO) electrode, we used continuous synchrotron-radiation photoelectron spectroscopy to probe in situ and demonstrated that the interfacial charges are reversible and their affected valence-band barrier height becomes modulated upon switching the polarization in the top layer. By monitoring the core-level shifting of the buried LSMO layer under continuous illumination of synchrotron radiation, we directly observed a temporal screening of polarization induced by the photon-generated carriers in the top PZT layer. This dynamic characterization of the core-level shifting of the buried layer demonstrates an effective method to probe the electric conduction and ferroelectric polarization of an ultrathin ferroelectric oxide thin film.
Strain engineering of ferroelectric negative capacitance in PbZr(1-x)TixO3 thin films

Abstract:Negative capacitance (NC) in ferroelectric materials has been proposed to overcome the fundamental limitation on the energy efficiency of electronics. Understanding the impact of mechanical strain on the NC of ferroelectrics is of scientific significance and technological importance because the strain-polarization coupling could substantially influence the multifunctional properties of epitaxial ferroelectric thin films. Based on time-dependent Ginzburg-Landau equation and Kirchhoff's law, we reveal that a tensile strain decreases the magnitude and duration time of the transient NC of PbZr(1-x)TixO3 (PZT) thin films while a compressive strain increases it in a resistor-ferroelectric capacitor circuit. In particular, the tensile strain makes the transient NC completely disappear near the morphotropic phase boundary (MPB), whereas the compressive strain can maintain it up to a temperature higher than Curie temperature. The detailed energy analysis reveals that the change of transient NC with strain and composition is attributed to the change of the negative curvature of energy landscape, which is the origin of NC in ferroelectric materials. The work gives considerable new insight into the mechanical control of ferroelectric transient NC, and offers guidance in searching for large transient NC in the widely used PZT thin films through strain and composition engineering. Tuning the Polar States of Ferroelectric Films via Surface Charges and Flexoelectricity

Abstract:Using the self-consistent Landau-Ginzburg-Devonshire approach we simulate and analyze the spontaneous formation of the domain structure in thin ferroelectric films covered with the surface screening charge of the specific nature (Bardeen-type surface states). Hence we consider the competition between the screening and the domain formation as alternative ways to reduce the electrostatic energy and reveal unusual peculiarities of distributions of polarization, electric and elastic fields conditioned by the surface screening length and the flexocoupling strength. We have established that the critical thickness of the film and its transition temperature to a paraelectric phase strongly depend on the Bardeen screening length, while the flexocoupling affects the polarization rotation and closure domain structure and induces ribbon-like nano-scale domains in the film depth far from the top open surface. Hence the joint action of the surface screening (originating from e.g. the adsorption of ambient ions or surface states) and flexocoupling may remarkably modify polar and electromechanical properties of thin ferroelectric films.

Abstract:We report on a novel approach for the investigation of the Pb(ZrxTi1−x)O3/Pt interface applying scanning force microscopy techniques. Ferroelectric samples (PZT film /Pt/SiO2/Si) were polished at a shallow angle (∼6.1°) thereby enlarging the film cross section from a 430 nm film thickness to a width of more than 4 μm. Piezoresponse force microscopy and Kelvin probe force microscopy were applied in order to deduce the dielectric polarization P and local potential distribution over the full cross section. We clearly observe a transition layer with a thickness of ∼240 nm which manifests itself both in a gradual decrease of the piezoresponse signal as a function of film thickness and in a corresponding variation of the surface potential. Furthermore, after polarization reversal due to a dc voltage applied to the tip, a different retention behavior was observed within the transition layer. The results are tentatively attributed to negatively charged defects accumulated at the PZT/Pt interface.

Abstract:Electrochemical phenomena in ferroelectrics are of particular interest for catalysis and sensing applications, with recent studies highlighting the combined role of the ferroelectric polarisation, applied surface voltage and overall switching history. Here, we present a systematic Kelvin probe microscopy study of the effect of relative humidity and polarisation switching history on the surface charge dissipation in ferroelectric Pb(Zr$_{0.2}$Ti$_{0.8}$)O$_3$ thin films. We analyze the interaction of surface charges with ferroelectric domains through the framework of physically constrained unsupervised machine learning matrix factorization, Dictionary Learning, and reveal a complex interplay of voltage-mediated physical processes underlying the observed signal decays. Additional insight into the observed behaviours is given by a Fitzhugh-Nagumo reaction-diffusion model, highlighting the lateral spread and charge passivation process contributors within the Dictionary Learning analysis.

Abstract:The ferroelectric properties of disorder Pb(Zr0.5Ti0.5)O-3 thin films are investigated with Monte Carlo simulations on the basis of a first-principles-derived Hamiltonian. It is found that there exists a critical thickness of about three unit cells (similar to12 Angstrom) below which the ferroelectricity disappears under the condition that the in-plane polarizations are suppressed by sufficient clamping effect. Above the critical thickness, periodic 180degrees stripe domains with out-of-plane polarizations are formed in the systems in order to minimize the energy of the depolarizing field. The stripe period increases with increasing film thickness. The microscopic mechanism responsible for these phenomena is discussed.

Abstract:An epitaxial oxygen deficient Pb(Zr0.25,Ti0.75)O3 (PZT) thin film, which presented hysteresis loop with significant shift along the electric field axis and apparent polarization suppression, is investigated. Loop deformations are studied and entirely explained, both qualitatively and quantitatively by simulations including the effect of an ultrathin interfacial layer uniformly charged. The method developed in this paper is suitable to calculate not only the polarization due to the switching domains, but also all the characteristics of the space charge layer. The determination of the linear dielectric constant of the bulk ferroelectric layer does not require preparation of films with different thicknesses, unlike most of the methods proposed to date. Linear dielectric constant and thickness of the interfacial layer are in the range εil=80–130 and dil=8–12nm, respectively. On the other hand, a very large interfacial charge concentration (Nil of few 1026m−3) is obtained. For the studied PZT sample, hysteresis deformations are not attributable to pinning of domain walls, despite the large value of Nil, but rather to the interfacial space charge layer that screens the applied electric field and prevents the full switching of the ferroelectric domains.

Abstract:We demonstrate a highly reproducible control of local electron transport through a ferroelectric oxide via its spontaneous polarization. Electrons are injected from the tip of an atomic force microscope into a thin film of lead-zirconate titanate, Pb(Zr0.2Ti0.8)O3, in the regime of electron tunneling assisted by a high electric field (Fowler-Nordheim tunneling). The tunneling current exhibits a pronounced hysteresis with abrupt switching events that coincide, within experimental resolution, with the local switching of ferroelectric polarization. The large spontaneous polarization of the PZT film results in up to 500-fold amplification of the tunneling current upon ferroelectric switching. The magnitude of the effect is subject to electrostatic control via ferroelectric switching, suggesting possible applications in ultrahigh-density data storage and spintronics.
Effect of surface ionic screening on polarization reversal scenario in ferroelectric thin films: crossover from ferroionic to antiferroionic states

Abstract:Nonlinear electrostatic interaction between the surface ions of electrochemical nature and ferroelectric dipoles gives rise to the coupled ferroionic states in nanoscale ferroelectrics. Here, we investigated the role of the surface ions formation energy value on the polarization states and polarization reversal mechanisms, domain structure and corresponding phase diagrams of ferroelectric thin films. Using 3D finite elements modeling we analyze the distribution and hysteresis loops of ferroelectric polarization and ionic charge, and dynamics of the domain states. These calculations performed over large parameter space delineate the regions of single- and poly- domain ferroelectric, ferroionic, antiferroionic and non-ferroelectric states as a function of surface ions formation energy, film thickness, applied voltage and temperature. We further map the analytical theory for 1D system onto effective Landau-Ginzburg free energy and establish the correspondence between the 3D numerical and 1D analytical results. This approach allows performing the overview of the phase diagrams of ferroionic systems and exploring the specific of switching and domain evolution phenomena.

Control of domain states in rhombohedral PZT films via misfit strains and surface charges

Abstract:Using the Landau-Ginzburg-Devonshire theory, an influence of the misfit strain and surface screening charges, as well as the role of the flexoelectric effect, have been studied by numerical modelling in the case of a rhombohedral lead zirconate-titanate ferroelectric/ferroelastic thin film with an anisotropic misfit produced by a substrate. It was established that the magnitude and sign of the misfit strain influence the domain structure and predominant directions of the polarization vector, providing misfit-dependent phases with different favourable polarization components. Whilst strong enough compressive misfit strains favour a phase with an orthorhombic-like polarization directions, strong tensile misfits only yield in-plane polarization components. The strength of surface screening is seen to condition the existence of closure domain structures and, by increasing, supports the single-domain state depending on the value of the misfit strain. The flexoelectric effect exhibits a weak influence on the phase diagram of multi-domain states when compared with the phase diagram of single-domain states. Its effect, however, becomes significant in the case of skyrmion topological states, which spontaneously form near the film surface when compressive misfit strains are applied. Cooperative influence of the misfit strain, surface screening charges and temperature can set a thin rhombohedral ferroelectric film into a number of different polar and structural states, whereby the role of the flexoelectric effect is pronounced for topologically nontrivial structures.

Abstract:Tailoring and enhancing the functional properties of materials at reduced dimension is critical for continuous advancement of modern electronic devices. Here, the discovery of local surface induced giant spontaneous polarization in ultrathin BiFeO3 ferroelectric films is reported. Using aberration-corrected scanning transmission electron microscopy, it is found that the spontaneous polarization in a 2 nm-thick ultrathin BiFeO3 film is abnormally increased up to ≈90-100 µC cm-2 in the out-of-plane direction and a peculiar rumpled nanodomain structure with very large variation in c/a ratios, which is analogous to morphotropic phase boundaries (MPBs), is formed. By a combination of density functional theory and phase-field calculations, it is shown that it is the unique single atomic Bi2 O3-x layer at the surface that leads to the enhanced polarization and appearance of the MPB-like nanodomain structure. This finding clearly demonstrates a novel route to the enhanced functional properties in the material system with reduced dimension via engineering the surface boundary conditions.

Abstract:Ferroelectric materials are used in many applications of modern technologies including information storage, transducers, sensors, tunable capacitors, and other novel device concepts. In many of these applications, the ferroelectric properties, such as switching voltages, piezoelectric constants, or stability of nanodomains, are crucial. For any application, even for material characterization, the material itself needs to be interfaced with electrodes. On the basis of the structural, chemical, and electronic properties of the interfaces, the measured material properties can be determined by the interface. This is also true for surfaces. However, the importance of interfaces and surfaces and their effect on experiments are often neglected, which results in many dramatically different experimental results for nominally identical samples. Therefore, it is crucial to understand the role of the interface and surface properties on internal bias fields and the domain switching process. Here, the nanoscale ferroelectric switching process and the stability of nanodomains for Pb(Zr,Ti)O3 thin films are investigated by using scanning probe microscopy. Interface and surface properties are modulated through the selection/redesign of electrode materials as well as tuning the surface-near oxygen vacancies, which both can result in changes of the electric fields acting across the sample, and consequently this controls the measured ferroelectric and domain retention properties. By understanding the role of surfaces and interfaces, ferroelectric properties can be tuned to eliminate the problem of asymmetric domain stability by combining the effects of different electrode materials. The Microstructure and Ferroelectric Properties of PbZr0.52Ti0.48O3 Films on Mica Substrates

Abstract:PbZr0.52Ti0.48O3 (PZT) tetragonal ferroelectric films have been fabricated on flexible mica and rigid silicon substrates respectively with a bottom electrode of LaNiO3 (LNO) films via a low-cost sol-gel process. The microstructure and ferroelectric properties of both films were systematically investigated. The quantitative analysis results of XRD and TEM indicate that the PZT film on Si substrate suffer from residual in-plane tensile stress, while a virtually strain-free film can be obtained on mica substrate. The PZT film on mica substrate has a lower local coercive voltage studied by a piezoelectric response force microscope. It is the weak van der Waals interaction between the film and the two-dimensional mica substrate that reduce the substrate clamping effect and contribute to a more free response to the electric field for domain walls. A large measured residual polarization of 52 mu C/cm(2) was obtained for the film on mica substrate, and the P-E loops can remain stable after bending cycles of 1000 times. The flexible PZT thin film is expected to have a strong potential application in the next generation of wearable devices.
Surface and bulk ferroelectric phase transition in super-tetragonal BiFeO 3 thin films

Abstract:The temperature-dependent ferroelectric properties of super-tetragonal BiFeO3 are investigated using surface-sensitive low-energy electron microscopy (LEEM). We use epitaxial oxide BiFeO3/Ca0.96Ce0.04MnO3 bilayers grown by pulsed laser deposition on YAlO3 substrates. Ferroelectric, micrometer-scale domains are written by piezoresponse force microscopy and subsequently observed by LEEM from room temperature up to about 950 K. Kelvin probe force microscopy and LEEM spectroscopy reveal that the surface potential is efficiently (>50%) screened by adsorbates that are only released after annealing above 873 ± 50 K in ultrahigh vacuum. The surface structure and chemistry of the ferroelectric thin films are analyzed using scanning transmission electron microscopy, electron energy loss spectroscopy, and x-ray photoelectron spectroscopy, discarding the occurrence of a putative “skin layer” effect. While its magnetic and structural transitions were reported in the literature, the true, ferroelectric Curie temperature of super-tetragonal BiFeO3 has not been determined so far. Here, we measure a Curie temperature of 930 ± 30 K for the super-tetragonal BiFeO3 surface and corroborate it with volume-sensitive, temperature-dependent x-ray diffraction measurements. These results suggest that LEEM can be used as a powerful tool to probe surface charge and ferroelectric transitions in ultrathin films.
