Abstract:Two-dimensional transition-metal dichalcogenide alloys have attracted intense attention doe to their tunable band gaps. In the present work, photoluminescence, Raman scattering, and electrical transport properties of monolayer and few-layer molybdenum tungsten diselenide alloys (Mo1-xWxSe2, 0 <= x <= 1) are systematically investigated. The strong photoluminescence emissions from Mo1-xWxSe2 monolayers indicate composition-tunable direct band gaps (from 156 to 1.65 eV), while weak and broad emissions from the bilayers indicate indirect band gaps. The first-order Raman modes are assigned by polarized Raman spectroscopy. Second-order Raman mocks are assigned according to its frequencies. As composition changes in Mo1-xWxSe2 monolayers and few layers, the out-of-plane A(1g) mode showed one-mode behavior, while B-29(1) (only observed in few layers), in-plane E-2g(1), and all observed second-order Raman modes showed two-mode behaviors. Secularl transport measurement revealed n-type semiconducting transport behavior with a high on/off ratio (>10(5)) for Mo1-xWxSe2 monolayers.
Mechanical Properties of Monolayer Ternary Transitional Metal Dichalogenides MoS2xTe2(1 − X): A Molecular Dynamics Study

Abstract:In this paper, the mechanical behaviors of recently synthesized monolayer ternary transitional metal dichalogenides (TMDs) MoS2xTe2(1 − x) (0 < x < 1) under tensile loading are studied by classical molecular dynamics simulations. Particular attention is paid to the fundamental mechanical properties such as Young's modulus and fracture behaviors of monolayer MoS2xTe2(1 − x). Our results show that Young's modulus of monolayer MoS2xTe2(1 − x) remains almost unchanged when the stoichiometric coefficient x is in the range of 0–0.4 but increases apparently when x increases from 0.4 to 1. In terms of their fracture behaviors, the alloyed ternary TMDs are found to show a ductile fracture feature, which is distinctly different from the brittle fracture behavior observed in their pristine binary TMD counterparts. The ultimate strength of alloyed ternary TMDs is found to be much lower than that of the pristine binary TMDs, which is attributed to the unaccommodated deformation caused by the stress concentration between Te atoms and nearby S atoms. The influence of loading direction and temperature on the aforementioned mechanical properties is also examined. It is found that Young's modulus and the ultimate strength of monolayer MoS2xTe2(1 − x) generally decrease with increasing temperature due to the temperature-induced softening effect. In the biaxial tensile test, Young's modulus and ultimate strength are found to be isotropic. The aforementioned mechanical parameters of monolayer MoS2xTe2(1 − x) under biaxial loading are significantly smaller than those under uniaxial loading. The present work is expected to significantly expand the knowledge of the mechanics of ternary TMDs and facilitate their applications in bandgap engineering.
Deriving 2d M2x3 (M = Mo, W, X = S, Se) By Periodic Assembly Of Chalcogen Vacancy Lines In Their Mx2 Counterparts

Abstract:Structural defects in crystals are generally believed to disrupt the symmetry of the pristine lattice, but sometimes, they can also serve as the constituent elements of new structures if they are arranged in a well-ordered pattern. Herein, choosing 2D transition metal dichalcogenides (TMDCs) as a model system, we successfully fabricated a novel group of 2D materials-M2X3 (M = Mo, W, X = S, Se) via the periodic assembly of chalcogen vacancy lines in their corresponding MX2 monolayers (such as MoS2). Our ab initio calculations further revealed that these monolayer M2X3 materials electronically exhibit quasi-direct narrow band-gap semiconducting characteristics, e.g., E-g = 0.89 eV for Mo2S3, and show ultra-high phonon-limited room-temperature carrier mobility up to similar to 27 000 cm(2) V-1 s(-1) for electrons in Mo2S3. The emergence of these novel M2X3 materials expands the existing 2D family and provides new platforms for both fundamental research and practical applications, and the approach via the periodic assembly of ordered defects should also be applicable to other 2D materials.
Equilibrium phase diagrams of isostructural and heterostructural two-dimensional alloys from first principles

Abstract:Alloying is a successful strategy for tuning the phases and properties of two-dimensional (2D) transition metal dichalcogenides (TMDCs). To accelerate the synthesis of TMDC alloys, we present a method for generating temperature-composition equilibrium phase diagrams by combining first-principles total-energy calculations with thermodynamic solution models. This method is applied to three representative 2D TMDC alloys: an isostructural alloy, MoS2(1-x)Te2x , and two heterostructural alloys, Mo1-x W x Te2 and WS2(1-x)Te2x . Using density-functional theory and special quasi-random structures, we show that the mixing enthalpy of these binary alloys can be reliably represented using a sub-regular solution model fitted to the total energies of relatively few compositions. The cubic sub-regular solution model captures 3-body effects that are important in TMDC alloys. By comparing phase diagrams generated with this method to those calculated with previous methods, we demonstrate that this method can be used to rapidly design phase diagrams of TMDC alloys and related 2D materials.

Abstract:Fabrication of 2D TMDCs with variable bandgap can supply a prospective platform for the multi-functional applications in optoelectronics. Here, we present a one-step CVD strategy for realization of 2D Mo1-xWxS2 flakes with different x ranges through adjusting growth temperature. Detailed Raman and photoluminescence spectra/mappings have elucidated that as-produced Mo1-xWxS2 alloys exhibit significant compositiondependent structural and optical modulation. The variation of Mo1-xWxS2 alloy with diverse composition ranges has discussed based on the effect of growth temperature on the evaporation and interdiffusion of Mo/W atoms. The present results will provide a favorable guidance for the controllable fabrication of other 2D TMDC alloys, providing prospective materials for functional optoelectronics.
Tunable electronic properties of two-dimensional transition metal dichalcogenide alloys: A first-principles prediction

Abstract:We investigated the composition-dependent electronic properties of two-dimensional transition-metal dichalcogenide alloys (WxMo1-xS2) based on first-principles calculations by applying the supercell method and effective band structure approximation. It was found that hole effective mass decreases linearly with increasing W composition, and electron effective mass of alloys is always larger than that of their binary constituents. The different behaviors of electrons and holes in alloys are attributed to the fact that metal d-orbitals have different contributions to conduction bands of MoS2 and WS2 but almost identical contributions to valence bands. We examined the conduction polarity of WxMo1-xS2 monolayer alloys with four metal electrode materials (Au, Ag Cu, and Pd). It suggests the main carrier type for transport in transistors could change from electrons to holes as W composition increases if high work function metal contacts were used. The tunable electronic properties of two-dimensional transition-metal dichalcogenide alloys make them attractive for electronic and optoelectronic applications.

Abstract:Two-dimensional transition metal dichalcogenide materials are of great interest for the development of semiconductor devices because of their diverse properties. In this paper, we discovered the ground states of W x Mo1− x S2 alloys and discussed their electronic structures and phonon properties in detail by the cluster expansion method and the first principle calculation. Three ground-state structures of W x Mo1− x S2 alloys, W1/3Mo2/3S2, W1/2Mo1/2S2, and W2/3Mo1/3S2, have low order–disorder phase transition temperatures, T 1/3 = 102.3 K, T 1/2 = 87.8 K, and T 2/3 = 102.2 K, estimated by mean field theory. Their bandgaps exhibit a nonlinear increase with increasing W content. All ground structures are dynamically stable without imagine frequency in phonon dispersion. W doping into single layer MoS2 leads low frequency optical modes hybriding with acoustic modes and lowering down the low frequency band due to larger mass of W atoms. All these may improve the developments of W x Mo1− x S2 alloys devices.

Abstract:Alloying enables engineering of the electronic structure of semiconductors for optoelectronic applications. Due to their similar lattice parameters, the two-dimensional semiconducting transition metal dichalcogenides of the MoWSeS group (MX2 where M= Mo or W and X=S or Se) can be grown as high-quality materials with low defect concentrations. Here we investigate the atomic and electronic structure of Mo(1-x)WxS2 alloys using a combination of high-resolution experimental techniques and simulations. Analysis of the Mo and W atomic positions in these alloys, grown by chemical vapour transport, shows that they are randomly distributed, consistent with Monte Carlo simulations that use interaction energies determined from first-principles calculations. Electronic structure parameters are directly determined from angle resolved photoemission spectroscopy measurements. These show that the spin-orbit splitting at the valence band edge increases linearly with W content from MoS2 to WS2, in agreement with linear-scaling density functional theory (LS-DFT) predictions. The spin-orbit splitting at the conduction band edge is predicted to reduce to zero at intermediate compositions. Despite this, polarisation-resolved photoluminescence spectra on monolayer Mo0.5W0.5S2 show significant circular dichroism, indicating that spin-valley locking is retained. These results demonstrate that alloying is an important tool for controlling the electronic structure of MX2 for spintronic and valleytronic applications.

The structural phases and vibrational properties of Mo1-xWxTe2 alloys

Abstract:The structural polymorphism in transition metal dichalcogenides (TMDs) provides exciting opportunities for developing advanced electronics. For example, MoTe2 crystallizes in the 2H semiconducting phase at ambient temperature and pressure, but transitions into the 1T' semimetallic phase at high temperatures. Alloying MoTe2 with WTe2 reduces the energy barrier between these two phases, while also allowing access to the T d Weyl semimetal phase. The Mo1-x WxTe2 alloy system is therefore promising for developing phase change memory technology. However, achieving this goal necessitates a detailed understanding of the phase composition in the MoTe2-WTe2 system. We combine polarization-resolved Raman spectroscopy with x-ray diffraction (XRD) and scanning transmission electron microscopy (STEM) to study bulk Mo1-xWxTe2 alloys over the full compositional range x from 0 to 1. We identify Raman and XRD signatures characteristic of the 2H, 1T', and T d structural phases that agree with density-functional theory (DFT) calculations, and use them to identify phase fields in the MoTe2-WTe2 system, including single-phase 2H, 1T', and T d regions, as well as a two-phase 1T' + T d region. Disorder arising from compositional fluctuations in Mo1-xWxTe2 alloys breaks inversion and translational symmetry, leading to the activation of an infrared 1T'-MoTe2 mode and the enhancement of a double-resonance Raman process in 2H-Mo1-x WxTe2 alloys. Compositional fluctuations limit the phonon correlation length, which we estimate by fitting the observed asymmetric Raman lineshapes with a phonon confinement model. These observations reveal the important role of disorder in Mo1-xWxTe2 alloys, clarify the structural phase boundaries, and provide a foundation for future explorations of phase transitions and electronic phenomena in this system.

Abstract:Colorectal liver metastasis is clinically a major problem. We examined the antitumor activity of KRN7000, an alpha-galactosylceramide, on mice with liver metastases of adenocarcinoma Colon26 cells. KRN7000 treatment, beginning 1 day after tumor inoculation (day 1), significantly inhibited tumor growth in the liver, and its potency was equal to that of interleukin 12. KRN7000 treatment from day 3 caused regression of established Colon26 nodules. KRN7000 administration resulted in a high percentage of cured mice that acquired tumor-specific immunity. In addition, it appeared that highly activated, liver-associated natural killer cells made the major contribution to the killing of Colon26 cells in the liver. These results suggest that KRN7000 may be useful for the treatment of colorectal liver metastasis.

Abstract:Metal sulfide and metal oxide alloys of the form Mo1–xWxS2 and Mo1–xWxO3 (0 ≤ x ≤ 1) are synthesized with varying nominal stoichiometries (x = 0, 0.25, 0.50, 0.75, and 1.0) by thermolysis of the molecular precursors MoL4 and WS(S2)L2 (where L = S2CNEt2) in tandem and in various ratios. Either transition-metal dichalcogenides or transition-metal oxides can be produced from the same pair of precursors by the choice of reaction conditions; metal sulfide alloys of the form Mo1–xWxS2 are produced in an argon atmosphere, while the corresponding metal oxide alloys Mo1–xWxO3 are produced in air, both under atmospheric pressure at 450 °C and for only 1 h. Changes in Raman spectra and in powder X-ray diffraction patterns are observed across the series of alloys, which confirm that alloying is successful in the bulk materials. For the oxide materials, we show that the relatively complicated diffraction patterns are a result of differences in the tilt angle of MO6 octahedra within three closely related unit cell types. Alloying of Mo and W in the products is characterized at the microscale and nanoscale by scanning electron microscopy–energy-dispersive X-ray spectroscopy (EDX) and scanning transmission electron microscopy–EDX spectroscopy, respectively.This article has not yet been cited by other publications.

Abstract:As a rising star in two-dimensional (2D) layered materials, transition metal dichalcogenides (TMDs) have attracted tremendous attention for their potential applications in nanoelectronics, optoelectronics and photonics. Driven by the high standards of practical devices, alloying theory has been proposed for modulating the electronic structure of TMDs materials as well as their physical and chemical properties. To date, however, very limited alloy materials can be synthesized by chemical vapor deposition (CVD) and a very limited band gap range can be achieved. Herein, for the first time, we report a one-step CVD strategy for the growth of ternary alloy Mo(1-x)WxS2 monolayers (ML) on SiO2/Si substrates with controllable composition. Both Mo(1-x)WxS2 and MoS2(1-x)Se2x alloy materials with high crystallinity were synthesized in this study. Therefore, the bandgap photoluminescence (PL) can be broaden from 1.97 eV (for ML-WS2) to 1.55 eV (for ML-MoSe2). Furthermore, density functional theory calculations were performed to reveal the important role of alloying in tailoring the electronic structure of 2D materials.

Abstract:The transition-metal dichalcogenide compounds ${\mathrm{MoTe}}_{2}$ and ${\mathrm{WTe}}_{2}$ are polymorphic with both semiconducting and metallic phases. The thermodynamically stable phase of ${\mathrm{WTe}}_{2}$ at room temperature is orthorhombic and metallic and displays a wide range of interesting phenomena including type-II Weyl fermions, titanic magnetoresistance and superconductivity in bulk, and quantum spin Hall insulator behavior in the monolayer case. On the other hand, the stable phase of ${\mathrm{MoTe}}_{2}$ at room temperature is a trigonal prismatic semiconductor that has a direct gap in the monolayer with strong spin-orbit coupling. The alloy series ${\mathrm{Mo}}_{1\ensuremath{-}x}{\mathrm{W}}_{x}{\mathrm{Te}}_{2}$ thus offers the possibility for tuning the structural and, consequently, electronic phases via tuning of the composition. Here, we report comprehensive studies of the electronic structure of ${\mathrm{Mo}}_{1\ensuremath{-}x}{\mathrm{W}}_{x}{\mathrm{Te}}_{2}$ alloys using angle-resolved photoemission spectroscopy and first-principles calculations as a function of composition. At room temperature, we find a sharp boundary between the orthorhombic and the trigonal prismatic phases at $x=0.10$ using structural characterization. We also show that by compositional tuning it is possible to control the band inversion in this series of compounds thus yielding important consequences for topological surface states.

Abstract:Using first principles calculations, we investigate the structural, vibrational and electronic structures of the monolayer graphene-like transition-metal dichalcogenide (MX2) sheets. We find the lattice parameters and stabilities of the MX2 sheets are mainly determined by the chalcogen atoms, while the electronic properties depend on the metal atoms. The NbS2 and TaS2 sheets have comparable energetic stabilities to the synthesized MoS2 and WS2 ones. The molybdenum and tungsten dichalcogenide (MoX2 and WX2) sheets have similar lattice parameters, vibrational modes, and electronic structures. These analogies also exist between the niobium and tantalum dichalcogenide (NbX2 and TaX2) sheets. However, the NbX2 and TaX2 sheets are metals, while the MoX2 and WX2 ones are semiconductors with direct-band gaps. When the Nb and Ta atoms are doped into the MoS2 and WS2 sheets, a semiconductor-to-metal transition occurs. Comparing to the bulk compounds, these monolayer sheets have similar structural parameters and properties, but their vibrational and electronic properties are varied and have special characteristics. Our results suggest that the graphene-like MX2 sheets have potential applications in nano-electronics and nano-devices.
Controlling transition metal atomic ordering in two-dimensional Mo$_{1-x}$W$_{x}$S$_{2}$ alloys

Abstract:The unique optical and electronic properties of two-dimensional transition metal dichalcogenides (2D TMDs) make them promising materials for applications in (opto-)electronics, catalysis and more. Specifically, alloys of 2D TMDs have broad potential applications owing to their composition-controlled properties. Several important challenges remain regarding controllable and scalable fabrication of these alloys, such as achieving control over their atomic ordering (i.e. clustering or random mixing of the transition metal atoms within the 2D layers). In this work, atomic layer deposition (ALD) is used to synthesize the TMD alloy Mo$_{1-x}$W$_{x}$S$_{2}$ with excellent composition control along the complete composition range 0 $\leq$ x $\leq$ 1. Importantly, this composition control allows us to control the atomic ordering of the alloy from well-mixed to clustered while keeping the alloy composition fixed, as is confirmed directly through atomic-resolution HAADF-STEM imaging. The control over atomic ordering leads to tuning of the bandgap, as is demonstrated using optical transmission spectroscopy. The relation between this tuning of the electronic structure and the atomic ordering of the alloy was further confirmed through ab-initio calculations. Furthermore, as the atomic ordering modulates from clustered to well-mixed, the typical MoS$_{2}$ and WS$_{2}$ A$_{1g}$ vibrational modes converge. Our results demonstrate that atomic ordering is an important parameter that can be tuned experimentally to finely tune the fundamental properties of 2D TMD alloys for specific applications.

Abstract:The realization of ternary alloys by atomic substitution of two-dimensional (2D) transition metal dichalcogenides (TMDs) is an effective solution to modulate the optoelectronic properties of 2D materials. The MoxW1-xS2 and MoS2xSe2(1-x) (0 ≤ x ≤ 1) alloys with high stability are established and their electronic, optical and photocatalytic performances are systematically investigated based on the first-principles calculations. Our results indicate that the MoxW1-xS2 and MoS2xSe2(1-x) alloys remain direct bandgaps and optical adsorption has excellent ability to capture ultraviolet and visible light. Suitable bandgap at HSE06 level (>1.23 eV) and band edges satisfy the conditions of photocatalytic water splitting under acidic or neutral solutions. Biaxial strain can enhance the alloys direct bandgap ranges. The introductions of W and S in MoS2 and MoSe2 monolayers cause their intrinsic electronic properties to change. The bandgap values, effective masses and work functions as well as optical adsorption properties of the MoxW1-xS2 and MoS2xSe2(1-x) show different behaviors due to the d-d, p-p and d-p orbitals hybridization between Mo, W, S and Se atoms. The absorption coefficients of Mo0·5W0·5S2 and MoS1·5Se0.5 are significantly higher theirs pure binary TMDs. The work provides a valuable theoretical guidance of TMDs alloys application in 2D flexible photoelectric devices and photocatalytic water splitting.

The electronic structure and elastic property of monolayer and bilayer transition metal dichalcogenides MX$_2$ (M=Mo,W;X=O,S,Se,Te): A comparative first-principles study

Abstract:First-principle calculations with different exchange-correlation functionals, including LDA, PBE and vdW-DF functional in form of optB88-vdW, have been performed to investigate the electronic and elastic properties of two dimensional transition metal dichalcogenides(TMDCs) with the formula of MX$_2$(M=Mo,W; X=O,S,Se,Te) in both monolayer and bilayer structures. The calculated band structures show a direct band gap for monolayer TMDCs at the K point except for MoO$_2$ and WO$_2$. When the monolayers are stacked into bilayer, the reduced indirect band gaps are found except for bilayer WTe$_2$, in which direct gap is still present at the K point. The calculated in-plane Young moduli are comparable to graphene, which promises the possible application of TMDCs in future flexible and stretchable electronic devices. We also evaluated the performance of different functionals including LDA, PBE, and optB88-vdW in describing elastic moduli of TMDCs and found that LDA seems to be the most qualified method. Moreover, our calculations suggest that the Young moduli for bilayers are insensitive to stacking orders and the mechanical coupling between monolayers seems to be negligible.

High‐Throughput Computational Characterization of 2D Compositionally Complex Transition‐Metal Chalcogenide Alloys

Abstract:2D binary transition‐metal chalcogenides (TMCs) such as molybdenum disulfide exhibit excellent properties required for energy conversion applications. Alloying binary TMCs can form 2D compositionally complex TMC alloys (CCTMCAs) that possess remarkable properties from the constituent TMCs. High‐throughput workflow performing density functional theory (DFT) calculations based on the virtual crystal approximation (VCA) model (VCA‐DFT) is designed. The workflow is tested by predicting properties including in‐plane lattice constants, band gaps, effective masses, spin–orbit coupling, and band alignments of the Mo‐W‐S‐Se, Mo‐W‐S‐Te, and Mo‐W‐Se‐Te 2D CCTMCAs. The VCA‐DFT results are validated by computing the same properties using unit cells and supercells of selected compositions. The VCA‐DFT results of the abovementioned five properties are comparable to that of DFT calculations, with some inaccuracies in several properties of MoSTe and WSTe. Moreover, 2D CCTMCAs can form type II heterostructures as used in photovoltaics. Finally, Mo0.5W0.5SSe, Mo0.5W0.5STe, and Mo0.5W0.5SeTe 2D CCTMCAs are used to demonstrate the room‐temperature entropy‐stabilized alloys. They also exhibit high electrical conductivities at 300 K, promising for light adsorption devices. This work shows that the high‐throughput workflow using VCA‐DFT calculations provides a tradeoff between efficiency and accuracy, opening up opportunities in the computational design of other 2D CCTMCAs for various applications.

Abstract:Recently, new states of matter like superconducting or topological quantum states were found in transition metal dichalcogenides (TMDs) and manifested themselves in a series of exotic physical behaviors. Such phenomena have been demonstrated to exist in a series of transition metal tellurides including MoTe2, WTe2, and alloyed MoxW1–xTe2. However, the behaviors in the alloy system have been rarely addressed due to their difficulty in obtaining atomic layers with controlled composition, albeit the alloy offers a great platform to tune the quantum states. Here, we report a facile CVD method to synthesize the MoxW1–xTe2 with controllable thickness and chemical composition ratios. The atomic structure of a monolayer MoxW1–xTe2 alloy was experimentally confirmed by scanning transmission electron microscopy. Importantly, two different transport behaviors including superconducting and Weyl semimetal states were observed in Mo-rich Mo0.8W0.2Te2 and W-rich Mo0.2W0.8Te2 samples, respectively. Our results show that the electrical properties of MoxW1–xTe2 can be tuned by controlling the chemical composition, demonstrating our controllable CVD growth method is an efficient strategy to manipulate the physical properties of TMDCs. Abstract:In this study, the structural, elastic, and thermodynamic properties of DO19 and L12 structured Co3X (X = W, Mo or both W and Mo) and μ structured Co7X6 were investigated using the density functional theory implemented in the pseudo-potential plane wave. The obtained lattice constants were observed to be in good agreement with the available experimental data. With respect to the calculated mechanical properties and Poisson’s ratio, the DO19-Co3X, L12-Co3X, and μ-Co7X6 compounds were noted to be mechanically stable and possessed an optimal ductile behavior; however, L12-Co3X exhibited higher strength and brittleness than DO19-Co3X. Moreover, the quasi-harmonic Debye–Grüneisen approach was confirmed to be valid in describing the temperature-dependent thermodynamic properties of the Co3X and Co7X6 compounds, including heat capacity, vibrational entropy, and Gibbs free energy. Based on the calculated Gibbs free energy of DO19-Co3X and L12-Co7X6, the phase transformation temperatures for DO19-Co3X to L12-Co7X6 were determined and obtained values were noted to match well with the experiment results.
