Abstract:An ideal thermoelectric material would be a semiconductor with high electrical conductivity and relatively low thermal conductivity: an "electron crystal, phonon glass". Introducing nanoscale heterostructures into the bulk TE matrix is one way of achieving this intuitively anomalous electron/phonon transport behavior. The heterostructured interfaces are expected to play a significant role in phonon scattering to reduce thermal conductivity and in the energy-dependent scattering of electrical carriers to improve the Seebeck coefficient. A nanoparticle building block assembly approach is plausible to fabricate three-dimensional heterostructured materials on a bulk commercial scale. However, a key problem in applying this strategy is the possible negative impact on TE performance of organic residue from the nanoparticle capping ligands. Herein, we report a wet chemical, surfactant-free, low-temperature, and easily up-scalable strategy for the synthesis of nanoscale heterophase Bi(2)Te(3)-Te via a galvanic replacement reaction. The micro-nano heterostructured material is fabricated bottom-up, by mixing the heterophase with commercial Bi(2)Te(3). This unique structure shows an enhanced zT value of ∼0.4 at room temperature. This heterostructure has one of the highest figures of merit among bismuth telluride systems yet achieved by a wet chemical bottom-up assembly. In addition, it shows a 40% enhancement of the figure of merit over our lab-made material without nanoscale heterostructures. This enhancement is mainly due to the decrease in the thermal conductivity while maintaining the power factor. Overall, this cost-efficient and room-temperature synthesis methodology provides the potential for further improvement and large-scale thermoelectric applications.

Abstract:Bi2Te3, an archetypical tetradymite, is recognised as a thermoelectric (TE) material of potential application around room temperature. However, large energy gap (ΔEc) between the light and heavy conduction bands results in inferior TE performance in pristine bulk n-type Bi2Te3. Herein, we propose enhancement in TE performance of pristine n-type Bi2Te3 through purposefully manipulating defect profile and conduction band convergence mechanism. Two n-type Bi2Te3 samples, S1 and S2, are prepared by melting method under different synthesis condition. The structural as well as microstructural evidence of the samples are obtained through powder X-ray diffraction and transmission electron microscopic study. Optothermal Raman spectroscopy is utilized for comprehensive study of temperature dependent phonon vibrational modes and total thermal conductivity (κ) of the samples which further validates the experimentally measured thermal conductivity. The Seebeck coefficient (S) value is significantly increased from 235 μVK-1 (sample S1) to 310 μVK-1 (sample S2). This is further justified by conduction band convergence, where ΔEc is reduced from 0.10 eV to 0.05 eV, respectively. To verify the band convergence, the double band Pisarenko model is employed. Large Power Factor (PF) of 2190 μWm-1K-2 and lower κ value leading to ZT of 0.56 at 300 K is gained in S2. The obtained PF and ZT value are among the highest values reported for pristine n-type bulk Bi2Te3. In addition, appreciable value of TE quality factor and compatibility factor (2.7 V-1) at room temperature are also achieved, indicating the usefulness of the material in TE module.

Abstract:Bi 2 Te 3 is a good thermoelectric compound that can be adjusted to p- or n- type with corresponding substitutions; however, less progress has been achieved for the property enhancement of n -type Bi 2 (TeSe) 3 compared with p -type (BiSb) 2 Te 3 . Textured n -type Bi 2 (TeSe) 3 with an enhanced thermoelectric performance has been developed in this study by combining texturing with in situ nanostructuring effects. The spark plasma-textured structure boosts the electrical transport properties and the power factors as benefits of the layered microstructure. It also leads to a simultaneous rise in the thermal conductivity along the a -axis. We developed a method to suppress increases in the thermal conductivity by inducing nanostructures, such as highly distorted regions and nanoscopic defect clusters, as well as dislocation loops that can form when texturing occurs at an optimized temperature. In this work, textured n -type Bi 2 (TeSe) 3 materials having enhanced thermoelectric performances within a low temperature range are developed with a maximum dimensionless figure of merit ( ZT max ) exceeding 1.1 at 473 K. The present method, which synergetically utilizes the texturing and nanostructuring effects, could also be applied to other thermoelectric compounds having layered structures.

Abstract:Bi2Te3-based thermoelectric materials are widely used in near room temperature refrigeration filed. Although Bi2Te3-based polycrystals prepared by powder metallurgy method exhibit good mechanical properties, the low room temperature dimensionless figure of merit (zT) for n-type alloys restricts their further usage. In this work, the electrical and thermal transport properties are manipulated synergistically by multi-scale hierarchical microstructure modulations in n-type Ag2Te/Bi2Te3 composites, including atomic-scale extrinsic point defects, nano-scale low-angel grain boundaries, mesoscale precipitate, and texturing. The carrier concentration is optimized by extrinsic point defects and the carrier mobility is improved due to the strengthened texture, and thus the power factor reaches a high value of 3.6 x 10(-3) Wm(-1)/K-2, which is even higher than the hot deformed counterparts. Simultaneously, the phonon scattering is enhanced by the multi-scale defects and the lattice thermal conductivity is suppressed. A high room temperature zT of similar to 1.0 and an average zT of 0.96 in the 300-500 K range with good mechanical properties are obtained without hot deformation. This work puts forward a paradigm of enhancing the thermoelectric properties via multi-scale hierarchical microstructure modulations and is significant to the industrialization of manufacturing Bi2Te3-based alloys and devices. Rational synthesis of ultrathin n-type Bi2Te3 nanowires with enhanced thermoelectric properties

Abstract:A rational yet scalable solution phase method has been established, for the first time, to obtain n-type Bi(2)Te(3) ultrathin nanowires with an average diameter of 8 nm in high yield (up to 93%). Thermoelectric properties of bulk pellets fabricated by compressing the nanowire powder through spark plasma sintering have been investigated. Compared to the current commercial n-type Bi(2)Te(3)-based bulk materials, our nanowire devices exhibit an enhanced ZT of 0.96 peaked at 380 K due to a significant reduction of thermal conductivity derived from phonon scattering at the nanoscale interfaces in the bulk pellets, which corresponds to a 13% enhancement compared to that of the best n-type commercial Bi(2)Te(2.7)Se(0.3) single crystals (~0.85) and is comparable to the best reported result of n-type Bi(2)Te(2.7)Se(0.3) sample (ZT = 1.04) fabricated by the hot pressing of ball-milled powder. The uniformity and high yield of the nanowires provide a promising route to make significant contributions to the manufacture of nanotechnology-based thermoelectric power generation and solid-state cooling devices with superior performance in a reliable and a reproducible way.

In this work, nanostructured Bi2Te3 polycrystalline materials with highly enhanced thermoelectric properties are obtained by alkali metal Na solid solution. Na is chosen as the cation site dopant for n-type polycrystalline Bi2Te3. Na enters the Bi site, introducing holes in the Bi2Te3 matrix and rendering the electrical conductivity tunable from 300 to 1800 Scm(-1). The solid solution limit of Na in Bi2Te3 exceeds 0.3 wt%. Owing to the effective solid solution, the Fermi level of Bi2Te3 is properly regulated, leading to an improved Seebeck coefficient. In addition, the scattering of both charge carriers and phonons is modulated, which ensured a high-power factor and low lattice thermal conductivity. Benefitting from the synergistic optimization of both electrical and thermal transport properties, a maximum figure of merit (ZT) of 1.03 is achieved at 303 K when the doping content is 0.25 wt%, which is 70% higher than that of the pristine sample. This work disclosed an effective strategy for enhancing the performance of n-type bismuth telluride-based alloy materials.

Abstract:A ternary (Bi,Sb) 2 Te 3 bulk nanostructured thermoelectric compound has been prepared by a combination of hydrothermal synthesis and hot pressing. It was found that the grain sizes of the hot-pressed bulk sample vary from tens to hundreds of nanometers, which would be favorable to enhance the scattering of both carriers and phonons, resulting in a high Seebeck coefficient with a satisfactory electrical conductivity and a very low thermal conductivity. The highest figure of merit ZT of the nanostructured (Bi,Sb) 2 Te 3 bulk sample reaches 1.28 at 303 K, which is not only remarkably higher than the zone-melted one, but also higher than commercial state-of-the-art Bi 2 Te 3 -based materials.

Abstract:Nanocrystalline binary Bi2Te3 powders were synthesized by a hydrothermal method from BiCl3 and pure tellurium at different temperature. XRD analysis and TEM observation showed that the average grain sizes increase from 15 to 35nm with the increase of the synthesis temperature from 120 to 250°C. Novel Bi2Te3 based nanocomposites were prepared by hot pressing from 90wt.% zone-melted alloys and 10wt.% hydrothermally synthesized nanopowders. It was found that the nanosized powders are effective to reduce the thermal conductivity stronger than the electrical conductivity, a result that improves the figure of merit of a nanocomposite. A maximal ZT value of 0.83 has been obtained. Further improvement on the figure of merit of the nanocomposites are considered to be possible by doping the nanopowders and optimizing the composition of the base alloys.
Tailoring Nanoporous Structures in Bi2Te3 Thin Films for Improved Thermoelectric Performance

Abstract:Thin-film thermoelectrics (TEs) with unique advantages have triggered great interest in thermal management and energy harvesting technology for ambient temperature microscale systems. Although they have exhibited a good prospect, their unsatisfactory performances still seriously hamper their widespread application. Tailoring the porous structure has been demonstrated to be a facile strategy to significantly reduce thermal conductivity and enhance the figure of merit (ZT) of bulk TE materials; however, it is challenging for thin-film TEs. Here, the nanoporous Bi2Te3 thin films with faceted pore shapes and various porosities, pore sizes, and pore intervals are carefully designed and fabricated by evacuating the over-stoichiometry Te atoms. The dependence of the carrier mobility and lattice thermal conductivity on the pore characteristics is investigated. In the case of the pore interval longer than the electron mean free path, the porous structure greatly reduces the lattice thermal conductivity without affecting the electrical conductivity obviously. Phonon specular backscattering that is highly related to the pore characteristics is suggested to be mainly responsible for thermal conductivity reduction, resulting in ∼60% enhancement in ZT at room temperature, that is, from ∼0.42 for the dense film to ∼0.67 for the nanoporous film. The enhanced ZT value is comparable to that of commercial bulk TEs and can be further improved by optimizing the carrier concentrations. This work provides a general approach to fabricate high-performance chalcogenide TE thin-film materials.

Abstract:Thermoelectric materials have a wide range of application because they can be directly used in refrigeration and power generation. And the Bi2Te3 stand out because of its excellent thermoelectric performance and are used in commercial thermoelectric devices. However, n-type Bi2Te3 has seriously hindered the development of Bi2Te3-based thermoelectric devices due to its weak mechanical properties and inferior thermoelectric performance. Therefore, it is urgent to develop a high-performance n-type Bi2Te3 polycrystalline. In this work, we employed interstitial Cu and the hot deformation process to optimize the thermoelectric properties of Bi2Te2.7Se0.3, and a high-performance thermoelectric module was fabricated based on this material. Our combined theoretical and experimental effort indicates that the interstitial Cu reduce the defect density in the matrix and suppresses the donor-like effect, leading to a lattice plainification effect in the material. In addition, the two-step hot deformation process significantly improves the preferred orientation of the material and boosts the mobility. As a result, a maximum ZT of 1.27 at 373 K and a remarkable high ZTave of 1.22 across the temperature range of 300−425 K are obtained. The TEG (7-pair) and TEC (127-pair) modules were fabricated with our n-type textured Cu0.01Bi2Te2.7Se0.3 coupled with commercial p-type Bi2Te3. The TEC module demonstrates superior cooling efficiency compared to the commercial Bi2Te3 device, achieving a ΔT of 65 and 83.4 K when the hot end temperature at 300 and 350 K, respectively. In addition, the TEG module attains an impressive conversion efficiency of 6.5% at a ΔT of 225 K, which is almost the highest value among the reported Bi2Te3-based TEG modules.

Abstract:The rational design and fabrication of nanostructures has become a fashionable strategy for pursing high thermoelectric performance in solid-state materials. Here we report nanostructured Te-Sb2Te3 composites with significantly enhanced thermoelectric performance through a scalable bottom-up method followed by a rapid sintering process. The power factor along with the carrier concentration could be significantly enhanced by increasing the number of point defects of Sb'(Te). Meanwhile, a great number of boundaries and hetero-interfaces between the Te and Sb2Te3 nanoparticles could play an important role in blocking phonons, resulting in the evident suppression of lattice thermal conductivity. Ultimately, a highest zT value close to 1.0 could be achieved at 623 K in samples with components of 2.6 mol% Sb2Te3 and 97.4 mol% Te. Such a peak zT value is comparable to that of doped Te materials synthesized by the conventional solid-state reaction process. This work reveals that high thermoelectric performance could be realized in an intentionally designed nanocomposite by synergistically improving the power factor and suppressing the lattice thermal conductivity.
Modulation of Vacancy Defects and Texture for High Performance n‐Type Bi2Te3 via High Energy Refinement

Abstract:Grain refinement strongly strengthens the non‐basal slip of Bi2Te3‐based thermoelectric material, and then increase the carrier concentration, hindering the practical preparation of n‐type Bi2Te3 by ball milling method. In this work, enhancing the ball milling energy can facilitate the recovery effect during hot pressing, which can reduce and stabilize the carrier concentration and achieve high thermoelectric and mechanical performances. The carrier concentration in n‐type layered Bi2Te3‐based thermoelectric (TE) material is significantly impacted by the donor‐like effect, which would be further intensified by the nonbasal slip during grain refinement of crushing, milling, and deformation, inducing a big challenge to improve its TE performance and mechanical property simultaneously. In this work, high‐energy refinement and hot‐pressing are used to stabilize the carrier concentration due to the facilitated recovery of cation and anion vacancies. Based on this, combined with SbI3 doping and hot deformation, the optimized carrier concentration and high texture degree are simultaneously realized. As a result, a peak figure of merit (zT) of 1.14 at 323 K for Bi2Te2.7Se0.3 + 0.05 wt.% SbI3 sample with the high bending strength of 100 Mpa is obtained. Furthermore, a 31‐couple thermoelectric cooling device consisted of n‐type Bi2Te2.7Se0.3 + 0.05 wt.% SbI3 and commercial p‐type Bi0.5Sb1.5Te3 legs is fabricated, which generates the large maximum temperature difference (ΔTmax) of 85 K at a hot‐side temperature of 343 K. Thus, the discovery of recovery effect in high energy refinement and hot‐pressing has significant implications for improving TE performance and mechanical strength of n‐type Bi2Te3, thereby promoting its applications in harsh conditions.

High‐Performance Industrial‐Grade p‐Type (Bi,Sb)2Te3 Thermoelectric Enabled by a Stepwise Optimization Strategy

Abstract:As the sole dominator of the commercial thermoelectric (TE) market, Bi2Te3‐based alloys play an irreplaceable role in Peltier cooling and low‐grade waste heat recovery. At present, the main barrier to a wider application is the relatively low efficiency determined by the low‐rise TE figure of merit ZT. Herein, an effective approach is reported for improving the TE performance of p‐type (Bi,Sb)2Te3 by incorporating Ag8GeTe6 and Se. Specifically, the diffused Ag and Ge atoms into the matrix conduce to optimized carrier concentration and enlarged the density of states effective mass while the Sb‐rich nanoprecipitates generate coherent interfaces with little loss of carrier mobility. The subsequent Se dopants introduce multiple phonon scattering sources and significantly suppress the lattice thermal conductivity while maintaining a decent power factor. Consequently, a high peak ZT of 1.53 at 350 K and a remarkable average ZT of 1.31 (300−500 K) are attained in the Bi0.4Sb1.6Te0.95Se0.05 + 0.10 wt% Ag8GeTe6 sample. Most noteworthily, the size and mass of the optimal sample have been enlarged to Ø40 mm‐200 g and the constructed 17‐couple TE module exhibits an extraordinary conversion efficiency η of 6.3% at ΔT = 245 K. This work demonstrates a facile method to develop high‐performance and industrial‐grade (Bi,Sb)2Te3‐based alloys, which paves a strong way for the further practical applications. Synthesis and thermoelectric characterization of Bi2Te3 nanoparticles

Abstract:We report a novel synthesis for near monodisperse, sub-10-nm Bi2Te3 nanoparticles. At first, a new reduction route to bismuth nanoparticles is described which are applied as starting materials in the formation of rhombohedral Bi2Te3 nanoparticles. After ligand removal by a novel hydrazine hydrate etching procedure, the nanoparticle powder is spark plasma sintered to a pellet with preserved crystal grain sizes. Unlike previous works on the properties of Bi2Te3 nanoparticles, the full thermoelectric characterization of such sintered pellets shows a highly reduced thermal conductivity and the same electric conductivity as bulk n-type Bi2Te3.

Abstract:Sb-doped Bi2Te3 is known since the 1950s as the best thermoelectric material for near-room temperature operation. Improvements in material performance are expected from nanostructuring procedures. We present a straightforward and fast method to synthesize already nanostructured pellets that show an enhanced ZT due to a remarkably low thermal conductivity and unusually high Seebeck coefficient for a nominal composition optimized for arc-melting: Bi0.35Sb1.65Te3. We provide a detailed structural analysis of the Bi2-xSbxTe3 series based on neutron powder diffraction as a function of composition and temperature that reveals the important role played by atomic vibrations. Arc-melting produces layered platelets with less than 50 nm-thick sheets. The low thermal conductivity is attributed to the phonon scattering at the grain boundaries of the nanosheets. This is a fast and cost-effective production method of highly efficient thermoelectric materials.
High Thermoelectric Performance of p-Type Bi0.4Sb1.6Te3+ x Synthesized by Plasma-Assisted Ball Milling

Abstract:The exploration of new synthesis methods is important for the improvement of the thermoelectric property of a material for the different mechanisms of microstructure fabrication, surface activity modulation, and particle refinement. Herein, we prepared p-Bi2Te3 bulk materials by a simple synthesis method of the plasma-assisted ball milling, which yielded finer nanopowders, higher texture of in-plane direction, and higher efficiency compared to the traditional ball milling, favoring the simultaneous improvement of electrical and thermal properties. When combined with the Te liquid sintering, nano-/microscale hierarchical pores were fabricated and the carrier mobility was also increased, which together resulted in the low lattice thermal conductivity of 0.52 W·m-1·K-1 and the high power factor of 43.4 μW·cm-1·K-2 at 300 K, as well as the ranking ahead zT of 1.4@375 K. Thus, this work demonstrated the advantages of plasma-assisted ball milling in highly efficient synthesis of p-type Bi2Te3 with promising thermoelectric performance, which can also be utilized to prepare other thermoelectric materials.

Abstract:Bulk thermoelectric materials are of interest for commercial application in both power generation and Peltier refrigeration. Various synthesis approaches have been developed by our group for high performance bulk thermoelectric materials, such as solvo- or hydrothermal synthesis for nanopowders, hot-pressing, and spark plasma sintering for nanostructured bulk materials, and rapid solidification for metal silicides. In this article we report some of our recent results in the development of high ZT thermoelectric materials, including Bi 2 Te 3 -Sb 2 Te 3 nanocomposites and CoSb 3 micro/nanocomposites prepared by a powder blending route, and GeTe-AgSbTe 2 and Mg 2 Si-Mg 2 Sn nanocomposites prepared by an in situ route. The results show various possibilities for improved microstructures and therefore enhanced properties of bulk thermoelectric materials through optimization of the preparation processing based on simple synthesis routes. A high ZT of approximately 1.5 has been obtained in both Bi 2 Te 3 -Sb 2 Te 3 and GeTe-AgSbTe 2 nanocomposites. Further ZT enhancement of the materials should be possible through the control of the nanopowder morphology during synthesis and the hindering of␣grain growth during sintering, as well as through the optimization of composition and doping.
Modulation of Vacancy Defects and Texture for High Performance N-Type Bi2 Te3 Via High Energy Refinement.

Abstract:The carrier concentration in n-type layered Bi2 Te3 -based thermoelectric (TE) material is significantly impacted by the donor-like effect, which would be further intensified by the nonbasal slip during grain refinement of crushing, milling, and deformation, inducing a big challenge to improve its TE performance and mechanical property simultaneously. In this work, high-energy refinement and hot-pressing are used to stabilize the carrier concentration due to the facilitated recovery of cation and anion vacancies. Based on this, combined with SbI3 doping and hot deformation, the optimized carrier concentration and high texture degree are simultaneously realized. As a result, a peak figure of merit (zT) of 1.14 at 323 K for Bi2 Te2.7 Se0.3 + 0.05 wt.% SbI3 sample with the high bending strength of 100 Mpa is obtained. Furthermore, a 31-couple thermoelectric cooling device consisted of n-type Bi2 Te2.7 Se0.3 + 0.05 wt.% SbI3 and commercial p-type Bi0.5 Sb1.5 Te3 legs is fabricated, which generates the large maximum temperature difference (ΔTmax ) of 85 K at a hot-side temperature of 343 K. Thus, the discovery of recovery effect in high energy refinement and hot-pressing has significant implications for improving TE performance and mechanical strength of n-type Bi2 Te3 , thereby promoting its applications in harsh conditions.
