Abstract:The exciton dynamics in WS2 from monolayer to four-layer was investigated by using fluorescence lifetime imaging measurement (FLIM). Negatively charged trions' transition process is measured and detected for the first time by using fluorescence detection method. Compared with neutral excitons, negatively charged trions have a longer fluorescence lifetime. Further exploration illustrated that the fluorescence lifetime of both neutral excitons and trions get longer with thickness increased. When WS2 added up from monolayer to four-layer, lifetimes of direct transition excitons and trions tend to increase over 10 times and 2.5 times, separately, while the lifetime of indirect transition excitons tends to be reduced by nearly 2.5 times. This layer-dependent signature is ascribed to the reduced binding energy in thicker WS2 at room temperature, which is verified by density theory functional (DFT) calculation. Although the direct transition exciton dominates the whole fluorescence decay process, it is influenced by trions and dark excitons. Based on the FLIM results, we proposed four main excitons transition channels for the first time during fluorescence luminescence process. Such layer-dependent transition channel conception helps to control the fluorescence lifetime which determines the efficiency of carriers' separation.

Revealing the Competition Between Defect‐Trapped Exciton and Band‐Edge Exciton Photoluminescence in Monolayer Hexagonal WS2

Abstract:Monolayer transition‐metal dichalcogenides grown by chemical vapor deposition (CVD) always contain certain types of defects that dramatically affect their electronic and optical properties. For CVD‐grown hexagonal WS2 monolayer, complex photoluminescence (PL) patterns are commonly observed, but the defect‐related optical mechanisms are still not well understood. Here, by combining the optical and structural characterizations and ab initio calculations, the correlation between the patterned PL emission and the details of defects in CVD‐grown hexagonal WS2 monolayer are revealed. The temperature‐dependent PL spectra show the correlation between the defect‐trapped and band‐edge exciton emission. The high‐resolution scanning transmission electron microscopy identifies the positive correlation between the density of WSx‐vacancy and PL intensity. In the end, the ab initio calculations and molecule adsorption PL spectra show that the coexistence of p‐ and n‐doping effects, caused by the W and S complex vacancy, weakens the modulation of molecular adsorption on PL intensity. This work gives new insights into the origin of the inhomogeneous PL distribution in WS2 monolayer, which provides important guidance in the regulation of electronic and optical properties of transition‐metal dichalcogenides via defect engineering.

Abstract:The photoluminescence spectra of mono- and bilayer WS2, gated by the ionic liquid, were systematically studied at 77 K. Interesting phenomena, such as a redshift of the cxciton peaks and a change in the spectral weight of the exciton, trion, and biexciton peaks, were observed at intermediate doping levels, By increasing the doping level, all the exciton, trion, and biexciton peaks vanished, which is attributed to the phase-space filling effect and the Coulomb screening effect. The variation in the band structure, which was induced by the quantum-confined Stark effect in both the mono- arid bilayer WS2, was also studied using first-principle calculations. Identification of excitons, trions and biexcitons in single-layer WS2

Abstract:Single-layer WS$_2$ is a direct-gap semiconductor showing strong excitonic photoluminescence features in the visible spectral range. Here, we present temperature-dependent photoluminescence measurements on mechanically exfoliated single-layer WS$_2$, revealing the existence of neutral and charged excitons at low temperatures as well as at room temperature. By applying a gate voltage, we can electrically control the ratio of excitons and trions and assert a residual n-type doping of our samples. At high excitation densities and low temperatures, an additional peak at energies below the trion dominates the photoluminescence, which we identify as biexciton emission.

Large Range Manipulation of Exciton Species in Monolayer WS2

Abstract:Unconventional emissions from exciton and trion in monolayer WS2 are studied by photoexcitation. Excited by 532nm laser beam, the carrier species in the monolayer WS2 are affected by the excess electrons escaping from photoionization of donor impurity, the concentration of which varies with different locations of the sample. Simply increasing the excitation power at room temperature, the excess electron and thus the intensity ratio of excited trion and exciton can be continuously tuned over a large range from 0.1 to 7.7. Furthermore, this intensity ratio can also be manipulated by varying temperature. However, in this way the resonance energy of the exciton and trion show red-shifts with increasing temperature due to electron-phonon coupling. The binding energy of the trion is determined to be ~23meV and independent to temperature, indicating strong Coulomb interaction of carriers in such 2D materials.

Abstract:Monolayers of transition metal dichalcogenides (TMDs) have been recently demonstrated to be a new family of direct bandgap semiconductors exhibiting extraordinary excitonic effects and high-efficiency luminescence. Here we present a micro-photoluminescence (PL) study on temperature dependent luminescence of excitons from an exfoliated WS2 monolayer. It is found that lattice vibrations (i.e. phonons) have a profound influence on the excitonic luminescence of the WS2 monolayer in several aspects including the spectral peak shift, lineshape broadening, transfer, and even formation entropy of excitons. Our study not only leads to the determination of the fundamental excitonic bandgap: Eg=2.061 eV at T=0 K, but also reveals that 120 K is a ‘turning’ temperature for the competition and formation entropy of free excitons and defect-bound excitons in the studied 2D WS2 crystals.
Ultrathin WS2‐on‐Glass Photonic Crystal for Self‐Resonant Exciton‐Polaritonics

Abstract:Room temperature stable excitons in layered two-dimensional (2D) transition metal dichalcogenides (TMDs) offer a unique route for engineering light and matter interactions. Due to the strong optical dispersion near the excitonic transitions, a high refractive index arises in these ultrathin semiconductors.([1,2]) Utilizing this behavior, strongly confined Fano type optical resonances in an ultrathin (i.e., approximate to 12 nm) tungsten disulfide (WS2) photonic crystal (PhC) directly fabricated on a TMD-on-glass platform are reported. In this approach, Fano-type WS2 photonic resonances strongly couple to the WS2 excitonic dispersion engender self-resonant exciton-polaritons with an out-of-plane optical confinement exceeding that provided by surface plasmon polaritons in the visible. The large spatial light-matter overlap endowed by this unique monolithic self-coupling scheme is utilized for steering of enhanced 2D WSe2 excitonic photoluminescence in a truly TMD integrated system. It is envisioned that the strong light matter interaction on the TMD-on-glass platform will unfold the prospects of ultrathin exciton-polaritonic resonators.

Abstract:Semiconducting transition metal dichalcogenides (TMDs) have been applied as the active layer in photodetectors and solar cells, displaying substantial charge photogeneration yields. However, their large exciton binding energy, which increases with decreasing thickness (number of layers), as well as the strong resonance peaks in the absorption spectra suggest that excitons are the primary photoexcited states. Detailed time-domain studies of the photoexcitation dynamics in TMDs exist mostly for MoS2. Here, we use femtosecond optical spectroscopy to study the exciton and charge dynamics following impulsive photoexcitation in few-layer WS2. We confirm excitons as the primary photoexcitation species and find that they dissociate into charge pairs with a time constant of about 1.3 ps. The better separation of the spectral features compared to MoS2 allows us to resolve a previously undetected process: these charges diffuse through the samples and get trapped at defects, such as flake edges or grain boundaries, causing an appreciable change of their transient absorption spectra. This finding opens the way to further studies of traps in TMD samples with different defect contents.

Abstract:Single layers of WS2 are direct gap semiconductors with high photoluminescence (PL) yield holding great promise for emerging applications in optoelectronics. The spatial confinement in a 2D monolayer together with the weak dielectric screening lead to huge binding energies for the neutral excitons as well as other excitonic complexes, such as trions and biexcitons whose binding energies scale accordingly. Here, we report on the existence of biexcitons in mechanically exfoliated WS2 flakes from 78 K up to room temperature. Performing temperature and power dependent PL measurements, we identify the biexciton emission channel through the superlinear behavior of the integrated PL intensity as a function of the excitation power density. On the contrary, neutral and charged excitons show a linear to sublinear dependence in the whole temperature range. From the energy difference between the emission channels of the biexciton and neutral exciton, a biexciton binding energy of 65-70 meV is determined.

Abstract:2D semiconductor tungsten disulfide (WS2) attracts significant interest in both fundamental physics and many promising applications such as light emitters, photodetectors/sensors, valleytronics, and flexible nanoelectronics, due to its fascinating optical, electronic, and mechanical properties. Herein, basic exciton properties of monolayer WS2 are reviewed including neutral excitons, charged excitons, bounded excitons, biexcitons, and the effects of electrostatic gating, chemical doping, strain, magnetic field, circular polarized light, and substrate on these excitonic structures. Besides basic excitonic emission, single-photon emission, exciton-polaritons, and stimulated emission in monolayer WS2 are also discussed. The understanding of these optical phenomena is critical for the development of potential optical applications in electronic and optoelectronic devices. Finally, a summary and future prospective of the challengers and developments regarding 2D semiconductor WS2 is presented.

Abstract:We have developed an ab-initio-based fully-quantum numerically-accurate methodology for the simulation of the exciton dynamics and time- and frequency-resolved fluorescence spectra of the cavity-controlled two-dimensional materials at finite temperature and applied this methodology to the single-layer WSe2 system. This allowed us to establish dynamical and spectroscopic signatures of the polaronic and polaritonic effects as well as uncover their characteristic timescales in the relevant range of temperatures.

Two-dimensional Excitonic Emission in InAs Submonolayers.

Abstract:Photoluminescence (PL) and time-resolved photoluminescence (TRPL) were used to study optical emissions of ultrathin InAs layers with average layer thickness ranging from 1/12 to 1 ML grown on GaAs substrates. We have found that the inhomogeneous broadening of the PL from InAs layers can be well described by the quantum-well model with InAs islands coupling to each other and being regarded as a quasiwell. From the temperature dependence of the exciton linewidth, the exciton-LO-phonon scattering coefficient was found to be comparable to that in conventional two-dimensional quantum wells. In the TRPL measurements, the PL decay time increases linearly with temperature, which is a typical characteristic of free excitons in quantum wells. All these results indicate that the excitons localized in InAs exhibit two-dimensional properties of quantum wells, despite the topographical islandlike structure.
Dynamics of exciton energy renormalization in monolayer transition metal disulfides

Abstract:Fundamental understandings on the dynamics of charge carriers and excitonic quasiparticles in semiconductors are of central importance for both many-body physics and promising optoelectronic and photonic applications. Here, we investigated the carrier dynamics and many-body interactions in two-dimensional (2D) transition metal dichalcogenides (TMDs), using monolayer WS2 as an example, by employing femtosecond broadband pump-probe spectroscopy. Three time regimes for the exciton energy renormalization are unambiguously revealed with a distinct red-blue-red shift upon above-bandgap optical excitations. We attribute the dominant physical process in the three typical regimes to free carrier screening effect, Coulombic exciton–exciton interactions and Auger photocarrier generation, respectively, which show distinct dependence on the optical excitation wavelength, pump fluences and/or lattice temperature. An intrinsic exciton radiative lifetime of about 1.2 picoseconds (ps) in monolayer WS2 is unraveled at low temperature, and surprisingly the efficient Auger nonradiative decay of both bright and dark excitons puts the system in a nonequilibrium state at the nanosecond timescale. In addition, the dynamics of trions at low temperature is observed to be significantly different from that of excitons, e.g., a long radiative lifetime of ~ 108.7 ps at low excitation densities and the evolution of trion energy as a function of delay times. Our findings elucidate the dynamics of excitonic quasiparticles and the intricate many-body physics in 2D semiconductors, underpinning the future development of photonics, valleytronics and optoelectronics based on 2D semiconductors.

Exciton Binding Energy and Nonhydrogenic Rydberg Series in Monolayer WS2

Abstract:We have experimentally determined the energies of the ground and first four excited excitonic states of the fundamental optical transition in monolayer WS2, a model system for the growing class of atomically thin two-dimensional semiconductor crystals. From the spectra, we establish a large exciton binding energy of 0.32 eV and a pronounced deviation from the usual hydrogenic Rydberg series of energy levels of the excitonic states. We explain both of these results using a microscopic theory in which the non-local nature of the effective dielectric screening modifies the functional form of the Coulomb interaction. These strong but unconventional electron-hole interactions are expected to be ubiquitous in atomically thin materials.

Abstract:Understanding the formation and recombination dynamics between excitons and trions is critical for evaluating and improving the performance of two-dimensional material-based optoelectronic devices. Herein, we have investigated the competitive luminescence processes of intralayer excitons and trions in WS2/WSe2 heterostructures with different (0 degrees, 30 degrees, and 60 degrees) twisted angles. We observed the increased photoluminescence (PL) ratio of trions compared to excitons in heterostructures with twisted angles of 30 degrees and 60 degrees. For a twisted angle of 30 degrees, the relatively large PL ratio of trions is caused by the high probability of trion formation than that of excitons, while for a twisted angle of 60 degrees, the ultrafast formation time of trions is the main reason for the trion-dominant proportion in the PL spectrum. Moreover, the power law between the excitation laser and the PL emission intensity reflects how the many-body effect affects the competition luminescence of excitons and trions. Our present results provide further understanding of the optical behaviors of intralayer excitons and trions in different twisted angle heterostructures.

Exciton, trion and localized exciton in monolayer Tungsten Disulfide

Abstract:The ultrathin transition metal dichalcogenides (TMDs) have emerged as promising materials for various applications using two dimensional (2D) semiconductors. They have attracted increasing attention due to their unique optical properties originate from neutral and charged excitons. Here, we report negatively charged exciton formation in monolayer TMDs, notably tungsten disulfide WS2. Our theory is based on an effective mass model of neutral and charged excitons, parameterized by ab-initio calculations. Taking into the account the strong correlation between the monolayer WS2 and the surrounding dielectric environment, our theoretical results are in good agreement with one-photon photoluminescence (PL) and reflectivity measurements. We also show that the exciton state with p-symmetry, experimentally observed by two-photon PL emission, is energetically below the 2s-state. We use the equilibrium mass action law, to quantify the relative weight of exciton and trion PL. We show that exciton and trion emission can be tuned and controlled by external parameters like temperature, pumping and injection electrons. Finally, in comparison with experimental measurements, we show that exciton emission in monolayer tungsten dichalcogenides is substantially reduced. This feature suggests that free exciton can be trapped in disordered potential wells to form a localized exciton and therefore offers a route toward novel optical properties.

Many-body exciton and inter-valley correlations in heavily electron-doped WSe$_2$ monolayers

Abstract:In monolayer transition-metal dichalcogenide semiconductors, many-body correlations can manifest in optical spectra when photoexcited electron-hole pairs (excitons) are introduced into a 2D Fermi sea of mobile carriers. At low carrier densities, the formation of positively and negatively charged excitons ($X^\pm$) is well documented. However, in WSe$_2$ monolayers, an additional absorption resonance, often called $X^{-\prime}$, emerges at high electron density. Its origin is not understood. Here we investigate the $X^{-\prime}$ state via polarized absorption spectroscopy of electrostatically-gated WSe$_2$ monolayers in high magnetic fields to 60~T. Field-induced filling and emptying of the lowest optically-active Landau level in the $K'$ valley causes repeated quenching of the corresponding optical absorption. Surprisingly, however, these quenchings are accompanied by absorption changes to higher-lying Landau levels in both $K'$ and $K$ valleys, which are unoccupied. These results cannot be reconciled within a single-particle picture, and demonstrate the many-body nature and inter-valley correlations of the $X^{-\prime}$ quasiparticle state.

Sub-100-fs formation of dark excitons in monolayer WS2

Abstract:Two-dimensional semiconducting transition metal dichalcogenides (TMDs) are promising for optoelectronic applications due to their strongly bound excitons. While bright excitons have been thoroughly scrutinized, dark excitons are much less investigated as they are not observable with far-field spectroscopy. However, with their non-zero momenta, dark excitons are significant for applications requiring long-range transport or coupling to external fields. We access such dark excitons in WS2 monolayer using transient photoemission electron microscopy with sub-diffraction limited spatial resolution (75 nm) and exceptionally high temporal resolution (13 fs). Image time series of TMD flakes are recorded at several different fluences. We directly observe the ultrafast formation of dark K-Q excitons in monolayer WS2 occurring within 14-50 fs and follow their subsequent picosecond decay. We distinguish exciton dynamics between the interior and edges of the monolayer TMD and conclude that the long-term evolution of dark excitations is defect-mediated while intervalley scattering is not affected.

Abstract:A fully quantum, numerically accurate methodology is presented for the simulation of the exciton dynamics and time-resolved fluorescence of cavity-tuned two-dimensional (2D) materials at finite temperatures. This approach was specifically applied to a monolayer WSe2 system. Our methodology enabled us to identify the dynamical and spectroscopic signatures of polaronic and polaritonic effects and to elucidate their characteristic timescales across a range of exciton–cavity couplings. The approach employed can be extended to simulation of various cavity-tuned 2D materials, specifically for exploring finite temperature nonlinear spectroscopic signals.
