Abstract:The oscillating frequency of typical Spin Torque Nano Oscillators (STNOs) can be modulated by injected DC current or bias magnetic field. And phase locking of STNOs to an external Radio Frequency (RF) signal can be imposed by AC current or RF bias magnetic field. However, in this study, we have proposed a Voltage Controlled Spin Oscillators (VCSOs) by introducing Voltage Controlled Magnetic Anisotropy (VCMA) effect. The oscillating frequency of VCSOs can be modulated by VCMA voltage as well as injected DC current. Furthermore, we have shown a novel locking mechanism caused by AC VCMA voltage. Both the frequency modulation and voltage locking mechanism are analyzed theoretically by Nonlinear Auto-oscillator theory and verified by numerical simulation. At last, we proposed that by utilizing negative capacitance material to enhance VCMA effect, the locking range for voltage locking can be expanded thus may lead to easy mutual synchronization of multiple VCSOs.

What problem does this paper attempt to address?
The problems that this paper attempts to solve are: How to achieve the modulation of the frequency of spin - torque nano - oscillators (STNOs) by introducing the voltage - controlled magnetic anisotropy (VCMA) effect, and explore a new locking mechanism, thus providing new solutions for the mutual synchronization among multiple STNOs in semiconductor chips. Specifically, the paper mainly focuses on the following aspects: 1. **Frequency Modulation**: - Traditionally, the oscillation frequency of STNOs can be modulated by the injected direct - current or the bias magnetic field. However, this paper proposes a voltage - controlled spin oscillator (VCSOs) based on the voltage - controlled magnetic anisotropy (VCMA) effect, and its oscillation frequency can be modulated by the VCMA voltage as well as the injected direct - current. - By introducing the VCMA effect, not only the diversity of modulation means is increased, but also broader application prospects may be brought. 2. **Locking Mechanism**: - The paper explores a new locking mechanism caused by the alternating - current VCMA voltage. This locking mechanism is different from the traditional current - locking mechanism and is explained by the tilted oscillation axis. - Research shows that using negative - capacitance materials can enhance the VCMA effect, thus expanding the range of voltage locking and making the electrical mutual synchronization among multiple VCSOs easier. 3. **Theoretical Analysis and Verification**: - The author uses the Nonlinear Auto - oscillator theory to conduct a theoretical analysis of the frequency modulation and voltage - locking phenomena, and verifies these theoretical results through numerical simulation. - These analyses not only repeat several major conclusions in the literature but also provide new insights, especially in the understanding of the voltage - locking mechanism. In summary, this paper aims to develop a new type of voltage - controlled spin oscillator (VCSOs) by introducing the VCMA effect, and deeply study its frequency - modulation and locking characteristics, providing potential technical support for high - frequency communication applications in future semiconductor chips.
